C(膜)/Si(SiO2)(纳米微粒)/C(膜) 的光致发光性质研究   总被引:1,自引:0,他引:1       下载免费PDF全文
用直流辉光溅射法结合真空镀膜法制备出了一种“多层三明治结构”的光致发光材料—C(膜 ) /Si(SiO2 ) (纳米微粒 ) /C(膜 )夹层膜 ,然后分别在 40 0、6 5 0和 75 0℃退火 1h .在波长为 2 5 0nm的紫外光激发下 ,刚制备出来未经退火处理的样品具有一个在 398nm (3.12eV)处的紫光宽带PL1峰 .在 6 5 0℃退火后 ,又出现了一个在 36 0nm (3.44eV)附近的PL2 峰 .PL1和PL2 峰形状和峰位与退火温度和激发波长无关 ,但强度却与退火温度和激发波长密切相关 .结合形态结构分析可知 ,紫光PL1峰可用量子限制 -发光中心 (QC LCs)模型进行解释 :即光激发发生在SiO2 微粒内部 ,而光发射源于SiO2 与Si界面上的缺陷中心 .紫外荧光PL2 峰则源自SiC内部的电子 空穴复合发光  相似文献

采用电子顺磁共振(ESR)和低温光致发光(PL)技术,研究了退火温度对低压化学气相沉积法(LPCVD)制备的非故意掺杂 4H-SiC材料中本征缺陷稳定性的影响.结果发现,当退火时间为10 min和30 min时,本征缺陷浓度均随着退火温度的升高而增大,当退火温度达到1573 K时材料中本征缺陷浓度达到最大,继续升高退火温度将使材料中本征缺陷浓度迅速降低.退火温度对材料中本征缺陷的影响主要是由于退火中本征缺陷的稳定化过程及本征缺陷之间发生强烈的相互作用引起的. 关键词: 高温退火 本征缺陷 电子顺磁共振谱 光致发光  相似文献

利用低压化学气相淀积工艺在6H-SiC衬底成功制备了SiCGe薄膜。通过光致发光(PL)谱研究了生长温度对SiCGe薄膜发光特性的影响。结果表明:生长温度为980,1030,1060℃的SiCGe薄膜的室温光致发光峰分别位于2.13,2.18,2.31eV处;通过组分分析和带隙计算,认定该发光峰来自于带间辐射复合,证实了改变生长温度对SiCGe薄膜带隙的调节作用。同时,对SiCGe薄膜进行了变温PL测试,发现当测试温度高于200K时,发光峰呈现出蓝移现象。认为这是不同机制参与发光所造成的。  相似文献

在5.0eV的激光激发下,在室温下富硅的LPCVD氮化硅薄膜可发射六个PL峰,其峰位分别为2.97,2.77,2.55,2.32,2.10,1.9eV。经900-1100℃在N2气氛下快速退火(RTA)处理后,样品的六个PL峰变为3.1,2.0,2.85,2.6,2.36,2.2eV。本文对退火前后PL峰的产生和变化机制进行了初步探讨。  相似文献

 采用溶胶-凝胶工艺在石英衬底上制备ZnO:Al(AZO)薄膜,通过不同温度的退火处理,研究了退火对AZO薄膜结构和光致发光特性的影响。XRD图谱表明:所制备的薄膜具有c轴高度择优取向,随着退火温度的升高,(002)峰的强度逐渐增强,同时(002)峰的半高宽逐渐减小,表明晶粒在不断增大。未退火样品的光致发光(PL)谱由361 nm附近的紫外带边发射峰和500 nm附近的深能级发射峰组成。样品经退火后,以500 nm为中心的绿带发射逐渐减弱,而带边发射强度有所增强,并且逐渐红移到366 nm附近,与吸收边移动的测试结果相吻合。对经过不同时间退火的样品分析表明,AZO薄膜的发光特性与退火时间也有很大关系,时间过短可见波段的发射较强,但时间过长会使晶粒发生团聚,导致紫外发射峰强度减弱。  相似文献

采用化学气相沉积方法,以金做催化剂,在Si (100)衬底上制备了掺AlZnO纳米线阵列.扫描电子显微镜(SEM)表征发现ZnO纳米线的直径在30nm左右.X射线衍射(XRD)图谱上只存在ZnO的(002)衍射峰,说明ZnO纳米线沿c轴择优取向.掺AlZnO纳米线阵列的室温光致发光(PL)谱中出现了3个带边激子发射峰:373nm,375nm,389nm.运用激子理论推算出掺AlZnO纳米线的禁带宽度为3.343eV ,束缚激子结合能为0.156eV;纯ZnO纳米线阵列PL谱中3个带边激子发射 关键词: 光致发光 化学气相沉积(CVD) 激子 ZnO纳米线阵列  相似文献

Si/SiNx/SiO2多层膜的光致发光   总被引:1,自引:0,他引:1  
采用射频磁控溅射法,制备了具有强光致可见发光的纳米Si/SiNx/SiO2多层膜,利用傅立叶红外吸收(FTIR)谱,光致发光(PL)谱对其进行了研究。用260nm光激发得到的PL谱中观察到高强度的392nm(3.2eV)和670nm(1.9eV)光致发光峰,分析认为它们分别来自于缺陷态≡Si-到价带顶和从导带底到缺陷态≡Si-的辐射跃迁而产生的光致激发辐射复合发光。PL谱中只有370nm(3.4eV)处发光峰的峰位会受退火温度的影响,结合FTIR谱认为370nm发光与低价氧化物—SiOx(x<2.0)结合体有密不可分的关系。当SiO2层的厚度增大时,发光强度有所增强,800℃退火后出现最强发光,认为具有较大SiO2层厚度的Si/SiNx/SiO2结构多层膜更有利于退火后形成Si—N网络,能够得到更高效的光致发光。用量子限制-发光中心(QCLC)模型解释了可能的发光机制,并建立了发光的能隙态(EGS)模型。  相似文献

采用XeCl准分子脉冲激光退火技术制备了纳米晶态碳化硅薄膜(nc-SiC),并对薄膜的光致发光(PL)特性进行了分析。结果表明,纳米SiC薄膜的光致发光表现为300~600 nm范围内的较宽发光谱带,随退火激光能量密度的增加,nc-SiC薄膜398 nm附近的发光峰相对强度增加,而470 nm附近发光峰相对减小。根据nc-SiC薄膜的结构特性变化, 认为这两个发光峰分别来源于6H-SiC导带到价带间的复合发光和缺陷态发光,并且这两种发光过程存在竞争。  相似文献

采用稳态光致发光(PL)光谱技术,结合光谱学分析方法,对CH3NH3PbBr3(MAPbBr3)晶体粉末的功率密度和温度相关的光物理特性进行了研究。在405 nm连续激光激发下,PL发射峰位在560 nm,半高全宽为123 meV。光谱实验结果表明,通过对功率密度与PL强度进行拟合,其斜率为1.10,这很好地证明了单光子吸收的存在。在80~310 K温度范围内,MAPbBr3晶体粉末的荧光峰位表现出不同的温度依赖行为。随着温度的升高,激子-声子相互作用的增强,峰宽均匀展宽,积分强度逐渐减小。PL发射峰位在80~145 K出现蓝移。在150 K附近PL发射峰出现跳跃,而当温度超过150 K时,光谱的峰位几乎保持不变。这些温度相关的PL行为主要是由于在150 K左右发生了从正交相到四方相的结构相变。此外,从温度相关的PL实验数据拟合得到激子结合能约为49.8 meV和纵向光学声子能量约为60.4 meV。  相似文献

采用高分子网络凝胶法制备球形ZnO超细粉体。通过聚乙烯醇(PVA)亚浓溶液交联网络的空间位阻作用,经过烧结,获得了具有球形形貌的粒径为1~3μm的ZnO粉体颗粒。利用X射线衍射(XRD)、扫描电镜(SEM)分析了不同PVA浓度以及退火温度对产物形貌、结构的影响,发现在PVA溶液浓度为5%,并且经500℃热处理所形成的ZnO球形颗粒最为均匀规整。研究了球形ZnO粉体的光致发光性能,室温下经325nm波长激发,观察到两个中心波长分别位于407,468nm的微弱的荧光发射带,在合适温度下,在385nm处还出现了较强的紫外峰。PL光谱表明,退火温度对ZnO的光致发光影响较大,随着退火温度升高,由于表面缺陷和结晶性能发生变化,407nm处发射峰逐渐减弱消失,而紫外发光先增强后减弱,经500℃热处理样品的紫外发光性能达到最佳。  相似文献

With annealing temperature kept at 1573 K, the effects of annealing time on stability of the intrinsic defects in epitaxial unintentionally doped 4H-SiC prepared by low pressure chemical vapour deposition have been studied by electron spin resonance (ESR) and low temperature photoluminescence. This paper reports the results shown that annealing time has an important effect on the intrinsic defects in unintentionally doped 4H-SiC when annealing temperature kept at 1573 K. When the annealing time is less than 30 min, the intensity of ESR and photoluminescence is increasing with annealing time prolonged, and reaches the maximum when annealing time is 30 min. Then the intensity of ESR and photoluminescence is rapidly decreased with the longer annealing time, and much less than that of as-grown 4H-SiC when annealing time is 60 min, which should be related with the interaction among the intrinsic defects during the annealing process.  相似文献

研究了230MeV的208Pb27+辐照Al2O3样品及随后在600,900,1100K高温条件下退火后的光致发光特性。从辐照样品的测试结果可以清楚地看到在波长为390,450nm处出现了强的发光峰。辐照量为1×1013ions/cm2时,样品的发光峰最强。经过600K退火2h后测试结果显示,380nm发光峰剧烈增强,而其他发光峰显示不明显。在900K退火条件下,380nm的发光峰开始减弱,而在360,510nm出现了明显的发光峰,至到1100K退火完毕后380nm的发光峰完全消失,而360,510nm的发光峰相对增强。从被辐照样品的FTIR谱中看到,波数在460~510cm-1间的吸收是振动模式,经过离子辐照后,吸收带展宽,随着辐照量的增大,Al2O3振动吸收峰消失,说明Al2O3振动模式被完全破坏。1000~1300cm-1之间为Al—O—Al桥氧的伸缩振动模式,辐照后吸收带向高波数方向移动,说明其振动模式受到影响。辐照剂量较小的样品,损伤程度相对较低,经退火晶化后,振动模式基本恢复到单晶状态;辐照剂量较高的样品,损伤程度大,退火处理后表面变得较粗糙,振动模式并未出现,说明结构破坏严重。  相似文献

We report on the luminescence spectra related to Ti impurity in 6H-SiC. The spectra depend strongly on the polarization. There are three families of PL lines. Phonon structure is observed containing both broad and sharp replicas. When the temperature increases extra lines appear at high energy. The results of a study of time-resolved photoluminescence (PL) and energy transfer in both pure and doped with Ce3+ ions SrAlF5 (SAF) single crystals are presented. The time-resolved and steady-state PL spectra in the energy range of 1.5–6.0 eV, the PL excitation spectra and the reflectivity in the energy range of 3.7–21 eV, as well as the PL decay kinetics were measured at 8.8 and 295 K. The lattice defects were revealed in the low temperature PL spectra (emission bands at 2.9 and 4.5 eV) in the undoped SAF crystals. The luminescence spectra of the doped Ce3+:SAF crystals demonstrate a new selective emission bands in the range of 3.7–4.5 eV with the exponential decay kinetics (τ ≈ 60 ns at X-ray excitation). These bands correspond to the d-f transitions in Ce3+ ions, which occupy nonequivalent sites in the crystal lattice.  相似文献

Photoluminescence (PL) characteristics have been studied on undoped and Si-doped CuGaSe2 single crystal thin films grown on GaAs (001) substrate by migration-enhanced epitaxy. Room temperature PL spectrum of an undoped layer clearly shows free excitonic emission bands related to the minimum band-edge and to the split-off valence band, but no discernible emission has been observed in the low energy area. At 4.2 K, the excitonic emission due to the split-off valence band disappears. Instead, two additional emissions appear at 1.68 and 1.715 eV which are attributed to the bound exciton and band-to-acceptor transition. The Si doping to CuGaSe2 produces two additional PL bands around 1.61 and 1.64 eV. These PL bands are attributed to the donor acceptor pair emissions due to the doped Si impurity which probably occupies Cu or Ga sites and intrinsic Cu vacancy.  相似文献

Room temperature ferromagnetism was observed in Cr-implanted ZnO nanowires annealed at 500, 600, and 700 °C. The implantation dose for Cr ions was 1×1016 cm?2, while the implantation energies were 100 keV. Except for ZnO (100), (002), and (200) orientations, no extra diffraction peaks from Cr-related secondary phase or impurities were observed. With the increasing of annealing temperatures, the intensity of the peaks increased while the FWHM values decreased. The Cr 2p1/2 and 2p3/2 peaks, with a binding energy difference of 10.6 eV, appear at 586.3 and 575.7 eV, can be attributed to Cr3+ in ZnO nanowires. For the Cr-implanted ZnO nanowires without annealing, the band energy emission disappears and the defect related emission with wavelength of 500–700 nm dominates, which can be attributed to defects introduced by implantation. Cr-implanted ZnO nanowires annealed at 500 °C show a saturation magnetization value of over 11.4×10?5 emu and a positive coercive field of 67 Oe. The origin of ferromagnetism behavior can be explained on the basis of electrons and defects that form bound magnetic polarons, which overlap to create a spin-split impurity band.  相似文献

Abstract

The nature of the irradiation induced defects in germanium single crystal doped with tellurium was studied by DLTS and electrical measurements.

The Ec-0.21 eV level produced by irradiation with 1.5 MeV electrons was studied by DLTS technique. It was found that the defect associated with the Ec-0.21 eV level is divacancy. The E-center like defect (group V impurity-vacancy pair) introduces the Ec-0.20 eV level in samples doped with group V impurity. The level introduced by tellurium (group VI impurity)-vacancy pair is located at deeper than Ec-0.21 eV.

The Ec-0.16 eV level was generated by the annealing at 430 K. A model for the defect associated with the level is proposed to be a tellurium-vacancies complex.  相似文献
