使用二次离子质谱仪分析了附加的空位型缺陷对单晶Si中注入B原子热扩散的影响. Si中B原子是通过30keV B离子室温注入而引入的, 注入剂量为2×1014cm-2. Si中附加的空位型缺陷通过两种方式产生: 一是采用40或160keV He离子注入单晶Si到剂量5×1016cm-2,并经800°C退火1h; 二是采用0.5MeV F或O离子辐照单晶Si到剂量5×1015cm-2.结果显示, 不同方式产生的附加的空位型缺陷均能抑制注入的B原子在随后热激活退火中发生瞬间增强扩散效应, 并且抑制的效果依赖于离子的种类和离子的能量. 结合透射电子显微镜和卢瑟福背散射分析结果对以上抑制效应进行了定性的讨论.  相似文献

 不同注量200keV Xe+ 注入YSZ单晶样品的电子显微分析结果表明,随着辐照注量的增加,缺陷簇的密度增大,在1×1015~1×1016cm-2Xe+注量,缺陷簇密度迅速增大,形成间隙型位错环;当Xe+注量增大到1×1017cm-2,缺陷簇密度的增加变得缓慢,并且有直径为2~4nm的Xe气泡析出。选区电子衍射花样表明YSZ样品没有产生非晶化转变。在Xe+辐照的离位率高达约350dpa的情况下,YSZ晶体没有非晶化,其原因主要是由于注入的Xe+以气泡形式析出。  相似文献

 对于10个周期的AlAs/GaAs超晶格和25个周期的GaAs/Ga0.92In0.08As超晶格,在室温下进行0.28 MeV的Zn+注入,注入剂量为5×1013~5×1014 cm-2。通过拉曼光谱测量,定量地分析了由于离子注入所引起的晶格内应变。实验结果表明:在所选用的注入剂量下,由于离子注入引起的应变小于体材料GaAs的最大非驰豫应变值0.038,说明该注入条件下,注入区的结晶态仍然保持得比较好。在较高注入剂量下应变达到饱和,说明缺陷的产生和复合达到了平衡,从而形成了均衡的应变场分布。  相似文献

 利用溶胶凝胶方法在石英玻璃衬底上制备了ZnO薄膜,将能量56 keV、剂量1×1017 cm-2的Zn离子注入到薄膜中。离子注入后,薄膜在500~900 ℃的氩气中退火,利用X射线衍射谱、光致发光谱和光吸收谱研究了离子注入和退火对ZnO薄膜结构和光学性质的影响。结果显示:衍射峰在约700 ℃退火后得到恢复;当退火温度小于600 ℃时,吸收边随着退火温度的提高发生蓝移,超过600 ℃时,吸收边随着退火温度的提高发生红移;近带边激子发光和深能级缺陷发光都随退火温度的提高而增强。  相似文献

室温下分别采用40,160和1550 keV的He离子注入单晶Si样品到相同的剂量5×1016cm-2,部分经He注入过的样品然后再分别接受高密度H等离子体处理.利用透射电子显微镜分析比较了随后800°C高温退火引起的空腔形成.结果表明,附加的H等离子体处理对空腔生长所产生的效应明显地依赖于He离子的能量.对于40 keV He离子注入,空腔的形成和热生长似乎不受H等离子体处理的影响,而对于160 keV He离子注入,附加的等离子体处理则促进了空腔的生长并伴随着空腔分布区域的变窄.对于1550keV He离子注入,H等离子体处理对空腔产生的效应介于40和160 keV注入情况之间.结合H等离子体处理在Si中所引起的缺陷的产生及其热演变过程对实验结果进行了讨论.  相似文献

 200keV Xe+离子辐照使单晶YSZ由无色透明变成紫色透明,结果表明,能量为200keV,注量为1×1017cm-22的Xe+离子辐照YSZ单晶产生的损伤高达350dpa,在损伤区产生高密度的缺陷,但仍然没有发生非晶化转变。吸收光谱测试结果表明,产生吸收带的注量阈值大约为1016cm-2。注量为1×1016cm-2和1×1017cm-2的样品,吸收带峰值分别位于522nm和497nm。光吸收带可能与Zr阳离子最近邻的氧空位捕获电子形成的F型色心和Y阳离子近邻的氧离子捕获空穴形成的V型色心有关。  相似文献

采用射频磁控溅射在Si片上制备ZnO薄膜,通过离子注入对样品进行N掺杂,在不同温度下进行退火并实现了p型转变.用扫描电子显微镜、X射线衍射和Hall测量对薄膜进行了表征,结果表明薄膜具有良好的表面形貌和高度c轴择优取向,退火后p型ZnO薄膜的最高载流子浓度和最低电阻率分别为1.68×1016cm-3和41.5Ω·cm.讨论并分析了退火温度和时间对ZnO薄膜p型转变的影响.  相似文献

采用慢正电子束多普勒展宽谱研究了Zr离子注入Zr-4合金产生的缺陷及其退火回复行为,发现经过大于离子注入剂量为1×1016cm-2的样品所产生的缺陷在注入过程中已经回复,而对剂量为1×1015cm-2样品做300℃退火处理,其缺陷基本回复,得出合金缺陷回复能较低的结论. 考虑到材料的缺陷含量越高,其抗腐蚀性能越差,在辐照环境下通过给材料保持一定温度,即可使其缺陷得到较好回复,从而提高材料的抗腐蚀性能.  相似文献

 利用能量为1.7MeV, 注量分别为1.25×1013/cm2, 1.25×1014/cm2, 1.25×1015/cm2的电子束辐照VO2薄膜,采用XPS, XRD等测试手段对电子辐照前后的样品进行分析,并研究了电子辐照对样品相变过程中光透射特性的影响。结果表明电子辐照引起VO2薄膜中V离子出现价态变化现象,并使薄膜的X射线衍射峰发生变化。电子辐照在样品中产生的这些变化显著改变了VO2薄膜的热致相变光学特性。  相似文献

实验研究了注量在1.0×1011—1.0×1016p/cm2范围依次变化时110keV质子辐照引起的温控涂层热光性能的变化,并使用XPS谱仪分析了辐照样品化学态的变化. 实验结果表明,质子注量不高于1.0×1014p/cm2时,同种材料的温控涂层样品的相对光反射率变化很小,同时同种材料样品的表面化学结构如化学位移和元素的比例变化很小.当注量高于1.0×1014p/cm2时, 样品的相对光反射率变化明显,样品表面的原子化学结构变化大, 化学位移明显增加, 元素比例变化显著,所有样品表面的C元素比例明显增大而O元素比例明显减小.一定注量的低能质子辐照能够使某些低太阳吸收率αs的温控涂层的太阳吸收率变得更低, 具有改善热光性能的效果.质子辐照之后温控涂层样品表面化学结构的变化与样品的物理性能的变化存在直接的关联.  相似文献

采用离子注入法制备了钴离子掺杂的金红石相TiO2样品;离子注入能量、注量分别为40 keV(1×1016cm-2),80 keV(5×1015,1×1016,5×1016,1×1017cm-2),120 keV(1×1016cm-2). 通过XRD,XPS和UV-Vis等手段对掺杂前后样品的结构和光学性能进行了表征,分析了掺杂元素在金红石TiO2中的存在形式. XRD测试表明随着注入能量的增加晶体的损伤程度增加. UV-Vis测试表明掺杂后所有样品在可见光区的吸收增强; 并且随着注量的增加,注量为5×1015cm-2到5×1016cm-2范围内注入样品的光学带隙逐渐变小. 关键词: 钴 二氧化钛 离子注入 掺杂  相似文献

ABSTRACT

Tungsten (W) has been regarded as one of the most promising plasma facing materials (PFMs) in fusion reactors. The formation of bubbles and blisters during hydrogen (H) irradiation will affect the properties of W. The dependence of implantation conditions, such as fluence and energy, is therefore of great interest. In this work, polycrystalline tungsten samples were separated into two groups for study. The thick samples were implanted by 18?keV H3+ ions to fluences of 1?×?1018, 1?×?1019 and 1?×?1020 H+/cm2, respectively. Another thick sample was also implanted by 80?keV H2+ ions to a fluence of 2?×?1017 H+/cm2 for comparison. Moreover, the thin samples were implanted by 18?keV H3+ ions to fluences of 9.38?×?1016, 1.88?×?1017 and 5.63?×?1017 H+/cm2, respectively. Focused ion beam (FIB) combined with scanning electron microscopy (SEM) and transmission electron microscopy (TEM) were used for micro-structure analysis, while time-of-flight ion mass spectrometry (ToF-SIMS) was used to characterize the H depth profile. It is indicated that bubbles and blisters could form successively with increasing H+ fluence. H bubbles are formed at a fluence of ~5.63?×?1017 H+/cm2, and H blisters are formed at ~1?×?1019 H+/cm2 for 18?keV H3+ implantation. On the other hand, 80?keV H2+ ions can create more trapping sites in a shallow projected range, and thus enhancing the blisters formation with a relatively lower fluence of 2?×?1017?H+/cm2. The crack-like microstructures beneath the blisters are also observed and prefer to form on the deep side of the implanted range.  相似文献

能量为200keV的Ag离子,以1×1016,5×1016,1×1017 cm-2的剂量分别注入到非晶SiO2玻璃,光学吸收谱显示:注入剂量为1×1016 cm-2的样品的光吸收谱为洛伦兹曲线,与Mie理论模拟的曲线形状一致;注入剂量较大的5×1016,1×1017 cm-2的谱线共振吸收增强,峰位红移并出现伴峰. 透射电镜观察分析表明,注入剂量不同的样品中形成的纳米颗粒的大小、形状、分布都不同,注入剂量较大的还会产生明显的表面溅射效应,这些因素都会影响共振吸收的峰形、峰位和峰强. 当注入剂量达到1×1017 cm-2时,Ag纳米颗粒内部可能还形成了杂质团簇. 关键词: 离子注入 纳米颗粒 共振吸收 红移  相似文献

ABSTRACT

The results of Raman spectroscopy and electrical measurements of 40 keV boron-ion-implanted polymethylmethacrylate with ion doses from 6.25 × 1014 to 5.0 × 1016 ions/cm2 are reported for the first time. The Raman spectra recorded in the 400–3800 cm?1 range, showing the formation of new carbon–carbon bands for the as-implanted samples at higher ion doses (>1016 ions/cm2), are found to be an additional support for carbonization processes earlier revealed by slow positrons. The current–voltage dependences at 360 K testify also that the as-implanted samples examined with higher fluences (3.75 × 1016 and 5.0 × 1016 ions/cm2) have created a very thin conductive layer or conductive joints due to carbonization.  相似文献

The β-SiC nanocrystals were synthesized by the implantation of carbon ions (C) into silicon followed by high-temperature annealing. The carbon fluences of 1×1017, 2×1017, 5×1017, and 8×1017 atoms/cm2 were implanted at an ion energy of 65 keV. It was observed that the average size of β-SiC crystals decreased and the amount of β-SiC crystals increased with the increase in the implanted fluences when the samples were annealed at 1100 °C for 1 h. However, it was observed that the amount of β-SiC linearly increased with the implanted fluences up to 5×1017 atoms/cm2. Above this fluence the amount of β-SiC appears to saturate. The Fourier Transform Infrared Spectroscopy (FTIR), Raman Spectroscopy, and X-ray diffraction (XRD) techniques were used to characterize the samples.  相似文献

Large dimensional expansion has been observed at room temperature in erbium metal films implanted at room temperature with high fluences of helium. The interferometrically measured film thickness increases linearly with fluence up to a critical dose of 3 × 1017 He+/cm2 (E = 160 keV) and is superlinear at higher fluences. Annealing at 400°C causes a reduction of the induced expansion for fluences below the critical dose without apparent release of helium. Annealing of samples implanted to fluences greater than 3.5 × 1017 He+/cm2 causes accentuated expansion which is accompanied by formation and rupture of bubbles at the film surface.  相似文献

ZnO single crystals were implanted with Mn, Co and Ni with fluences between 1 × 1016 cm-2 and 1 × 1017 cm-2 and energy of 200 keV. Results indicate that aggregation of transition metal ions in the as implanted state occurs only in the case of Ni. After an annealing stage to recover the ZnO structure aggregation occurs for the higher fluences of all implanted species. For lower concentrations paramagnetic behaviour with magnetic moments close to those of individual ions is observed. No polarised impurity band is formed as a result of the presence of transition metal ions and all samples show electrical conduction by carriers in extended states of ZnO. Significant values of magnetoresistance are measured at low temperatures, where electrical transport is described by hopping mechanisms between localized states. The sign of the magnetoresistance is dependent of the doping ion and is correlated with the observed aggregation.  相似文献

Transition Metal (TM) ions V, Cr, Mn and Co were implanted into GaN/sapphire films at fluences 5×1014, 5×1015 and 5×1016 cm−2. First order Raman Scattering (RS) measurements were carried out to study the effects of ion implantation on the microstructure of the materials, which revealed the appearance of disorder and new phonon modes in the lattice. The variations in characteristic modes 1GaN i.e. E2(high) and A1(LO), observed for different implanted samples is discussed in detail. The intensity of nitrogen vacancy related vibrational modes appearing at 363 and 665 cm−1 was observed for samples having different fluences. A gallium vacancy related mode observed at 277/281 cm−1 for TM ions implanted at 5×1014 cm−2 disappeared for all samples implanted with rest of fluences. The fluence dependent production of implantation induced disorder and substitution of TM ions on cationic sites is discussed, which is expected to provide necessary information for the potential use of these materials as diluted magnetic semiconductors in future spintronic devices.  相似文献

Thermoluminescence (TL) of synthetic quartz exposed to beta irradiation following implantation with 60?keV N+ ions at fluences ranging between 1?×?1014 and 5?×?1015?ions/cm2 is reported. The glow curve measured at 5°C/s typically consists of a prominent peak near 110°C, studied in this work, and minor glow peaks at around 130°C and 190°C. The TL intensity of the main peak increased both with implantation and with fluence of implantation. The dependence of the intensity on heating rate and fluence suggests that the implantation introduces new defects that may possibly act as recombination centres. The increase in TL intensity with the heating rate exhibited by implanted samples has been observed in other luminescence materials. This anti-quenching phenomenon has been described as a competition effect between multiple luminescence pathways in luminescence materials. Kinetic analysis of the main glow peak using the initial rise, various heating rate and glow curve deconvolution methods shows that the activation energy of the main peak is about 0.7?eV with no systematic change due to ion fluence.  相似文献

ABSTRACT

In the present work, effects of silicon negative ion implantation into semi-insulating gallium arsenide (GaAs) samples with fluences varying between 1?×?1015 and 4?×?1017?ions?cm?2 at 100?keV have been described. Atomic force microscopic images obtained from samples implanted with fluence up to 1?×?1017?ion?cm?2 showed the formation of GaAs clusters on the surface of the sample. The shape, size and density of these clusters were found to depend on ion fluence. Whereas sample implanted at higher fluence of 4?×?1017?ions?cm?2 showed bump of arbitrary shapes due to cumulative effect of multiple silicon ion impact with GaAs on the same place. GXRD study revealed formation of silicon crystallites in the gallium arsenide sample after implantation. The silicon crystallite size estimated from the full width at half maxima of silicon (111) XRD peak using Debye-Scherrer formula was found to vary between 1.72 and 1.87?nm with respect to ion fluence. Hall measurement revealed the formation of n-type layer in gallium arsenide samples. The current–voltage measurement of the sample implanted with different fluences exhibited the diode like behavior.  相似文献
