在室温下用显微光致发光的方法对单根V形GaAs/AlGaAs量子线进行了沿垂直于量子线方向的 空间分辨扫描测试,观察到各种量子结构的光致发光谱随空间位置的变化.在量子线区域附 近观察到来自量子线(QWR)、颈部量子阱(NQWL)和垂直量子阱(VQWL)等各种结构的发光,而 在距离量子线约1μm以远的发光光谱表现出侧面量子阱(SQWL)的发光.对全部发光光谱用高 斯线形进行了拟合,发现QWR和SQWL的发光包含了两个荧光峰,将它们分别归诸为电子到轻 、重空穴的跃迁.拟合后发光强度的空间变化直接确定了与量子线 关键词: V形GaAs/AlGaAs量子线 显微光致发光 空间分辨扫描  相似文献

Near-field photoluminescence (PL) imaging spectroscopy was used to investigate multi-exciton and charged-exciton states confined in a single GaAs interface fluctuation quantum dot. We determined the origin of peaks in the PL spectra by employing a wavefunction mapping technique. We observed distortion of the exciton wavefunction due to the electric field produced by an excess electron at a nearby confined state. Near-field wavefunction mapping was demonstrated to be a powerful tool for visualizing the local environment, which affects the emission properties of quantum dots.  相似文献

Recombination radiation and inelastic light scattering spectra of 2D electrons are studied simultaneously in structures with a single GaAs quantum well in the quantum Hall effect regime. It is found that the intensity of intersubband inelastic light scattering (the SDE mode) at the filling factor ν = 2 exhibits fluctuations in phase with fluctuations of the photoluminescence intensity of 2D electrons of the ground subband. It is shown that, simultaneously with fluctuations of the scattered light and recombination radiation intensities, the spectral positions of these lines change stepwise by 0.3–0.5 meV. The jumps found in the spectral positions of lines are observed only in narrow intervals of magnetic fields corresponding to the quantum Hall effect and are presumably associated with zero-point fluctuations (Casimir-Lifshits force).  相似文献

The intermixing of Sb and As atoms induced by rapid thermal annealing (RTA) was investigated for type II GaSb/GaAs self-assembled quantum dots (QD) formed by molecular beam epitaxy growth. Just as in InAs/GaAs QD systems, the intermixing induces a remarkable blueshift of the photoluminescence (PL) peak of QDs and reduces the inhomogeneous broadening of PL peaks for both QD ensemble and wetting layer (WL) as consequences of the weakening of quantum confinement. Contrary to InAs/GaAs QDs systems, however, the intermixing has led to a pronounced exponential increase in PL intensity for GaSb QDs with annealing temperature up to 875 °C. By analyzing the temperature dependence of PL for QDs annealed at 700, 750 and 800 °C, activation energies of PL quenching from QDs at high temperatures are 176.4, 146 and 73.9 meV. The decrease of QD activation energy with annealing temperatures indicates the reduction of hole localization energy in type II QDs due to the Sb/As intermixing. The activation energy for the WL PL was found to drastically decrease when annealed at 800 °C where the QD PL intensity surpassed WL.  相似文献

We present a study of GaInP/GaAs interfaces by means of photoluminescence (PL) of multi quantum wells (MQW), embedded in GaInP, or asymmetric structures having an AlGaAs barrier GaInP/GaAs/AlGaAs. The PL energies of quantum wells were compared with calculations based on the transfer matrix envelope function approximation, well suited for asymmetric structures. GaInP/GaAs/AlGaAs MQW structures (GaInP grown first) are in reasonably good agreement with calculations. Reverse ones, AlGaAs/GaAs/GaInP, present a lower PL energy than calculated. But the agreement with theory is recovered on single quantum well samples, or in MQW when the GaInP thickness is increased up to 100 nm. We interpret this phenomenon as a diffusion of arsenic atoms from the next GaAs well through the GaInP barrier. Arsenic atoms exchange with phosphorus atoms at the GaInP-on-GaAs interface of the former well, leading to a small gap strained InGaAs region responsible for the lowering of PL energies.  相似文献

阐述了用MOCVD生长的GaAlAs/GaAs梯度折射率分别限制量子阱结构及其光学性质。样品经高分辨率光致发光(PL)测试显示,在10K下对于8nm的单量子阱,通过激发产生的荧光谱半峰宽(FWHM)为6.2nm,同时具有较高的强度。表明量子阱结构具有陡峭的界面;另外还观察到,X(e-hh)峰值位置相对于激发能级的移动。测试结果表明,样品质量符合设计要求,结果令人满意。  相似文献

Highly complex Npn AlGaAs/GaAs single heterojunction bipolar transistor (HBT) layers with Be-doped base were investigated by photoluminescence (PL) spectroscopy. Room temperature PL shows only a broad peak of GaAs due to thermalization; 15 K PL shows five peaks. The peak at 1.481 eV is from a p-type GaAs base, that at 1.517 eV is from a low-doped GaAs layer and that at 1.55 eV is from a high-doped GaAs collector. The that at 1.849 eV is due to bound exciton recombination in an AlGaAs emitter, and that at 1.828 eV is due to the acceptor-related transition from the AlGaAs layer. The integrated intensity ratio of these two peaks can be used to investigate the Be outdiffusion behavior, thus optimizing the growth conditions of base. The DC current gain of the HBT structure with different growth conditions was found to be in good agreement with the PL results.  相似文献

Self‐standing III–V nanowires (NWs) are promising building blocks for future optoelectronic devices such as LEDs, lasers, photodetectors and solar cells. In this work, we present the results of low temperature photoluminescence (PL) characterization of GaAs NWs grown by Au‐assisted molecular beam epitaxy (MBE), coupled with the transmission electron microscopy (TEM) structural analysis. PL spectra contain exci‐ ton peaks from zincblende (ZB) and wurtzite (WZ) crystal structures of GaAs. The peaks are influenced by the quantum confinement effects. PL bands corresponding to the exciton emission from ZB and WZ crystal phases are identified, relating to the PL peaks at 1.519 eV and 1.478 eV, respectively. The obtained red shift of 41 meV for WZ GaAs should persist in thin NWs as well as in bulk materials. (© 2010 WILEY‐VCH Verlag GmbH & Co. KGaA, Weinheim)  相似文献

利用MBE生长技术,成功地在不同晶向SrTiO3(100)(111)(110)衬底上生长了GaAs薄膜,利用显微Raman和荧光光谱(PL)对此进行了研究。实验结果表明,在不同晶向SrTiO3上生长的GaAs薄膜有不同的晶向和应力状态。荧光光谱(PL)研究表明在SrTiO3(100)(111)晶面上生长的GaAs薄膜的PL峰发生明显的蓝移。研究表明在SrTiO3(110)面上生长的GaAs薄膜和体单晶基本上一致,有更好的光学质量。  相似文献

Photoluminescence (PL) and lasing properties of InAs/GaAs quantum dots (QDs) with different growth procedures prepared by metalorganic chemical vapour deposition are studied. PL measurements show that the low growth rate QD sample has a larger PL intensity and a narrower PL line width than the high growth rate sample. During rapid thermal annealing, however, the low growth rate sample shows a greater blueshift of PL peak wavelength. This is caused by the larger InAs layer thickness which results from the larger 2-3 dimensional transition critical layer thickness for the QDs in the low-growth-rate sample. A growth technique including growth interruption and in-situ annealing, named indium flush method, is used during the growth of GaAs cap layer, which can flatten the GaAs surface effectively. Though the method results in a blueshift of PL peak wavelength and a broadening of PL line width, it is essential for the fabrication of room temperature working QD lasers.  相似文献

Photoluminescence (PL) of HgCdTe-based hetero-epitaxial nanostructures with 50 to 1100 nm-wide potential wells was studied. The nanostructures were grown by molecular beam epitaxy on GaAs substrates. A strong degree of alloy disorder was found in the material, which led to the broadening of the PL spectra and a considerable Stokes shift that could be traced up to temperature T~230 K. Annealing of the structures improved the ordering and led to the increase in the PL intensity. A remarkable feature of the PL was an unexpectedly small decrease of its intensity with temperature increasing from 84 to 300 K. This effect can be related to localization of carriers at potential fluctuations and to the specific character of Auger-type processes in HgCdTe-based nanostructures.  相似文献

为研究GaAsN/GaAs量子阱在电子束辐照下的退化规律与机制,对GaAsN/GaAs量子阱进行了不同注量(1×1015,1×1016 e/cm2)1 MeV电子束辐照和辐照后不同温度退火(650,750,850℃)试验,并结合Mulassis仿真和GaAs能带模型图对其分析讨论。结果表明,随着电子注量的增加,GaAsN/GaAs量子阱光学性能急剧降低,注量为1×1015 e/cm2和1×1016 e/cm2的电子束辐照后,GaAsN/GaAs量子阱PL强度分别衰减为初始值的85%和29%。GaAsN/GaAs量子阱电子辐照后650℃退火5 min,样品PL强度恢复到初始值,材料带隙没有发生变化。GaAsN/GaAs量子阱辐照后750℃和850℃各退火5 min后,样品PL强度随退火温度的升高不断减小,同时N原子外扩散使得样品带隙发生约4 nm蓝移。退火温度升高没有造成带隙更大的蓝移,这是由于进一步的温度升高产生了新的N—As间隙缺陷,抑制了N原子外扩散,同时导致GaAsN/GaAs量子阱光学性能退化。  相似文献

We present a theoretical study for the cartography of the interface roughness of AlGaAs/ GaAs V-shaped quantum wires which is reflected on the photoluminescence and micro-photoluminescence spectra of these structures. The model developed is based on the existence of microscopic compositional fluctuations at the interfaces. The fine structure of the micro-photoluminescence spectrum is attributed to localized excitonic states in island-like fluctuations which act as quantum boxes distributed along the free direction of the wire. The fluctuation of the concentration of these boxes together with the estimation of their sizes are used to explain the evolution of the signals along the wire axis and to produce the overall photoluminescence spectrum. The model is applied to a V-shaped Al0.3Ga0.7As/GaAs quantum wire and reproduces successfully the observed photoluminescence and micro-photoluminescence characteristics.  相似文献

We studied optical and electron transport properties of coupled InAs quantum dots (QDs) embedded in GaAs. Photoluminescence (PL) from the high dot density samples indicated asymmetry in the PL spectra when the ambient temperature is lower than about 50 K. Comparing this result with theoretical calculations, it is shown that this phenomenon is explained by the inter-dot electronic coupling effect. In the photo-conductance measurement, resonance peaks in the current–voltage characteristics were observed in the low-temperature region. The dependence of the resonance voltage on the magnetic field intensity was studied to extract the g-factor. It is also shown that the resonances are attributed to the current corresponding to the electron transport through QDs. According to these results, it is concluded that the inter-dot electronic coupling in the self-assembled InAs/GaAs QD systems occurs when the inter-dot spacing is as low as several nanometers and the ambient temperature is less than about 50 K.  相似文献

Self-assembled InAs quantum dots (QDs) are grown on vicinal GaAs (100) substrates by using metal-organic chemical vapour deposition (MOCVD). An abnormal temperature dependence of bimodal size distribution of InAs quantum dots is found. As the temperature increases, the density of the small dots grows larger while the density of the large dots turns smaller, which is contrary to the evolution of QDs on exact GaAs (100) substrates. This trend is explained by taking into account the presence of multiatomic steps on the substrates. The optical properties of InAs QDs on vicinal GaAs(100) substrates are also studied by photoluminescence (PL) . It is found that dots on a vicinal substrate have a longer emission wavelength, a narrower PL line width and a much larger PL intensity.  相似文献

Two kinds of InAs/GaAs quantum dot(QD) structures are grown by molecular beam epitaxy in formation–dissolution–regrowth method with different in-situ annealing and regrowth processes. The densities and sizes of quantum dots are different for the two samples. The variation tendencies of PL peak energy, integrated intensity, and full width at half maximum versus temperature for the two samples are analyzed, respectively. We find the anomalous temperature dependence of the InAs/GaAs quantum dots and compare it with other previous reports. We propose a new energy band model to explain the phenomenon. We obtain the activation energy of the carrier through the linear fitting of the Arrhenius curve in a high temperature range. It is found that the Ga As barrier layer is the major quenching channel if there is no defect in the material. Otherwise, the defects become the major quenching channel when some defects exist around the QDs.  相似文献

We fabricated photonic-crystal (PhC) microcavities tuned to GaAs quantum dots (QDs) formed by interface fluctuation for the first time and observed the spontaneous emission enhancement in a weak coupling regime. A QD is a very thin GaAs quantum well (QW), and its interface steps exhibit quantum dot-like behavior. The emission intensity from the PhC cavity was stronger than that from the area where no PhC pattern was fabricated and the overall shape of the photoluminescence (PL) agreed with the cavity mode calculated with the three-dimensional (3D) finite-difference time domain (FDTD) method. The spontaneous emission enhancement factor was 10.  相似文献

We present studies on the electric transport in a lateral GaAs/AlGaAs quantum dot defined by a patterned single connected metallic front-gate. This gate design allows to easily couple a large number of quantum dots and therefore holds high potential in the design of new materials with tailor-made band structures based on quantum dot superlattices of controlled shape. Clear Coulomb diamond structures and well pronounced tunneling peaks observed in experiment indicate that single-electron control has been achieved. However, the dependence on electron density in the heterostructure embedding the dot, which is controlled by an additional back-gate, reveals that transport characteristics are strongly influenced supposedly by potential fluctuations in the dot and lead regions.  相似文献

We observed photoluminescence (PL) and photoluminescence excitation (PLE) spectra due to shake-up processes of recombination of two-dimensional electrons and free excitons in a modulation-doped GaAs quantum well at He temperatures. One of the processes is that when an electron recombines with a hole, another electron is excited from the conduction band in GaAs to that in AlGaAs. The other process is that a hole is excited from an acceptor level or the valence band in GaAs to the valence band in AlGaAs during recombination. The electron process is observed in both PL and PLE spectra while the hole process only in the PL spectra. The excitation-intensity dependence of the peak intensity of hole-excited PL is almost quadratic, indicating three-carrier process in the shake-up process. The band offsets of the conduction and valence bands are estimated to be 220 and 146 meV, respectively.  相似文献
