采用分子束外延技术对δ掺杂GaAs/AlxGa1-xAs二维电子气(2DEG)样品进行了生长. 在样品生长过程中, 分别改变掺杂浓度(Nd)、空间隔离层厚度(Wd) 和AlxGa1-xAs中Al组分(xAl)的大小, 并在双温(300 K, 78 K)条件下对生长的样品进行了霍尔测量; 结合测试结果, 分别对Nd, WdxAl与GaAs/AlxGa1-xAs 2DEG的载流子浓度和迁移率之间的关系规律进行了细致的分析讨论. 生长了包含有低密度InAs量子点层的δ掺杂GaAs/AlxGa1-xAs 2DEG 样品, 采用梯度生长法得到了不同密度的InAs量子点. 霍尔测量结果表明, 随着InAs量子点密度的增加, GaAs/AlxGa1-xAs 2DEG的迁移率大幅度减小, 实验中获得了密度最低为16×108/cm2的InAs量子点样品. 实验结果为内嵌InAs量子点的δ掺杂GaAs/AlxGa1-xAs 2DEG的研究和应用提供了依据和参考. 关键词: 二维电子气 InAs量子点 载流子浓度 迁移率  相似文献

采用低压金属有机化学气相沉积(LP-MOCVD)技术,两步生长法在InP衬底上制备In0.82Ga0.18As材料.研究缓冲层InxGa1-xAs的In组分对In0.82Ga0.18As结晶质量和表面形貌的影响.X射线衍射(XRD)用于表征材料的组分和结晶质量.用扫描电子显微镜(SEM)观察样品的表面形貌.实验结果表明,低温生长的缓冲层InxGa1-xAs的In组分影响高温生长的外延层In0.82Ga0.18As的结晶质量和表面形貌.测量得到四个样品的外延层In0.82Ga0.18As的X射线衍射谱峰半峰全宽(FWHM)为0.596°,0.68°,0.362°和0.391°,分别对应缓冲层In组分x=0.28,0.53,0.82,0.88,当缓冲层In组分是0.82时,FWHM最窄,表明样品的结晶质量最好.SEM观察四个样品的表面形貌,当缓冲层In组分是0.82时,样品的表面平整,没有出现交叉平行线或蚀坑等缺陷,表面形貌最佳.  相似文献

报道了压电调制反射测量系统的建立,应用该系统获得了势阱宽度分别为5nm和25nm的两个G aAs/Al0.29Ga0.71As单量子阱的压电调制反射谱. 从图谱中可以看 出,在室 温下能够较容易地分辨出和轻、重空穴相关联的子带跃迁. 在阱宽25nm的样品中还观察到了 自旋-轨道跃迁. 利用有效质量理论近似计算,对量子阱样品的图谱结构进行了指认,发现 实验值和计算值能够较好地符合. 关键词: 压电调制反射光谱 单量子阱 分子束外延  相似文献

本文报道在300和77K对一组具有不同垒宽Lb0.23Ga0.77As双量子阱样品的光调制反射谱(PR)的研究结果。除观察到11H,11L和22H等容许跃迁外,同时还识别一个从Al0.23Ga0.77As价带顶至量子阱第一电子束缚能级的跃迁,另一个从量子阱第一轻空穴束缚能级至Al0.23Ga0.77As导带底的跃迁。利用这些跃迁确定导带边不连续性为0.63。对Lb关键词:  相似文献

研究了不同In组分的InxGa1-xAs(0≤x≤0.3)覆盖层对自组织InAs量子点的结构及发光特性的影响.透射电子显微镜和原子力显微镜表明,InAs量子点在InGaAs做盖层时所受应力较GaAs盖层时有所减小,并且x=0.3时,InGaAs在InAs量子点上继续成岛.随x值的增大,量子点的光荧光峰红移,但随温度的变化发光峰峰位变化不明显.理论分析表明InAs量子点所受应力及其均匀性的变化分别是导致上述现象的主要原因. 关键词: 量子点 盖层 应力 红移  相似文献

应用特征矩阵法研究了非均匀渐变界面Al0.9Ga0.1As/AlyGa1-yAs/GaAs/AlxGa1-xAs DBR的光学特性.建立了非均匀渐变界面AlyGa1-yAs的折射率模型,并得到了渐变界面特征矩阵的解析解,通过特征矩阵法分别计算了突变GaAs/Al0.9Ga0.1As DBR和渐变DBR的反射谱和反射相移,分析了非均匀渐变层对DBR光学特性的影响,对渐变DBR,需要在DBR前面再增加一定厚度的非均匀渐变相位匹配层才能使整个DBR满足中心波长相位匹配条件,并通过光学厚度近似方法求出相位匹配层厚度. 关键词: DBR 反射谱 反射相移 特征矩阵法  相似文献

The bilayer InAs/In0.36Ga0.64As/GaAs(311B) quantum dots (QDs), including one InAs buried quantum dot (BQD) layer and the other InAs surface quantum dot (SQD) layer, have been grown by molecular beam epitaxy (MBE). The optical properties of these three samples have been studied by the piezoreflectance (PzR) spectroscopy. The PzR spectra do not exhibit only the optical transitions originated from the InAs BQDs, but the features originated from the InAs SQDs. After the InAs SQDs have been removed chemically, those optical transitions from InAs SQDs have been demonstrated clearly by investigating the PzR spectra of the residual InAs BQDs in these samples. The great redshift of these interband transitions of InAs SQDs has been well discussed. Due to the suitable InAs SQD sizes and the thickness of In0.36Ga0.64As layer, the interband transition of InAs SQDs has been shifted to ∼1.55 μm at 77 K.  相似文献

In0.45Ga0.55As/GaAs multistacking quantum dot (QD) structures were fabricated on a GaAs (n 1 1)B (n=2–4) substrate by metalorganic vapor-phase epitaxy. QDs spontaneously aligned in the [0 1 1] direction were observed on stacked QDs, whereas QDs were randomly distributed in the initial In0.45Ga0.55As layer growth. The formation mechanism of this self-alignment was studied by changing the number of In0.45Ga0.55As/GaAs multilayers and crystallographic arrangement. Photoluminescence spectra showing clear polarization dependence indicate carrier coupling in the QD arrays. This growth technique results in spontaneously aligned InGaAs QDs without any preprocessing technique prior to growth.  相似文献

The investigation of the evolution of the photoluminescence spectra, in single asymmetric quantum wells (SAQWs), from a typical emission spectrum to a Fermi-edge singularity, is carried out as a function of both the optical excitation intensity and the temperature. The three samples used here are n-doped, low carrier density (below 5×1011 cm−2), GaAs/Al0.35Ga0.65As SAQWs grown by molecular beam epitaxy. The strong collective recombination of electrons with different k states up to the Fermi wave vector as well as the optical signature of the Fermi-edge singularity is observed in two samples containing residual acceptors inside the GaAs SAQW. In contrast, a third sample containing no experimental evidence of residual acceptors in the GaAs SAQW shows no optical signature of the Fermi-edge singularity.  相似文献

Influence of Ga(Al)As substrates on surface morphology of InGaAs quantum dots and critical thickness of In0.5Ga0.5As film grown by molecular beam epitaxy is investigated. The In0.5Ga0.5As quantum dots are grown on (001) surfaces of GaAs and Al0.25Ga0.75 A at 450 °C, scanning tunneling microscope images show that the size of quantum dots varied slightly for 10 ML of In0.5Ga0.5As grown on GaAs and Al0.25Ga0.75As surfaces. Reflection high energy electron diffraction (RHEED) is used to monitor the growth of 4 monolayers (ML) In0.5Ga0.5As on Al0.25Ga0.75As and GaAs surfaces during deposition. The critical thickness is theoretically calculated by adding energy caused by surface roughness and heat from substrate. The calculations show that the critical thickness of In0.5Ga0.5As grown on GaAs and Al0.25Ga0.75As are 3.2 ML and 3.8 ML, respectively. The theoretical calculation agrees with the experimental results.  相似文献

The strained-layer superlattices (SLS's) of InxGa1?xAsGaAs and the single hetero-structure of InxGa1?xAs on GaAs were grown by MBE method. The samples obtained have a perfect surface morphology. The alloy composition of InxGa1?xAs layer and the growth rate were determined with high accuracy by in situ observation of the intensity oscillation of RHEED pattern. Photoluminescence peak energies of SLS's are in agreement with the calculated value by the Kronig-Penny analysis.  相似文献
