Angle-sensitive and fast photovoltage of silver nanocluster embeded ZnO thin films induced by 1.064-μm pulsed laser 下载免费PDF全文
Silver nanocluster embedded ZnO composite thin film was observed to have an angle-sensitive and fast photovoltaic effect in the angle range from –90o to 90o, its peak value and the polarity varied regularly with the angle of incidence of the 1.064-μ m pulsed Nd:YAG laser radiation onto the ZnO surface. Meanwhile, for each photovoltaic signal, its rising time reached ~2 ns with an open-circuit photovoltage of ~2 ns full width at half-maximum. This angle-sensitive fast photovoltaic effect is expected to put this composite film a candidate for angle-sensitive and fast photodetector. 相似文献

Good rectifying current-voltage characteristics and nanosecond photoelectric effects are observed in the p-n hereto junctions of La0.9Sr0.1 MnO3/SrNb0.01 Ti0.99O3 fabricated by laser molecular beam epitaxy. The rise time is about 26ns and the full width at half maximum is about 125ns for the open-circuit, photovoltaic pulses when the La0.9Sr0.1MnO3 film in the heterojunction is irradiated by a laser operated at wavelength 308nm with pulse duration of about 25 ns. Oblique-incidence reflectivity difference (OI-RD) analysis is applied to detect the immunoglobulin-G and cytochrome biomolecules on standard glass substrates without fluorescence labelling. The OI-RD intensities not only depend on the protein structure, but also vary with the protein concentration. 采用数值计算方法分析了GaAs/Ga1-xAlxAs 半导体量子阱的光 辐射-热离子制冷. 以漂移-扩散模型为基础,通过电流连续性方程和泊松方程自洽地计算出在外加正向偏压的 条件下半导体内部的载流子分布情况,并在此基础上计算了阱内载流子的发光复合和俄歇复 合,从而确定了半导体异质结量子阱光辐射-热离子制冷的最优条件.进一步分析了不同Al组 分的Ga1-xAlxAs材料以及不同的掺杂浓度对制冷效果的影响, 为该领域的实验工作提供了极有价值的参考.

随着科学技术的进步和集成电路市场日益扩大的需求,硅基集成电路的集成度越来越高,而集成度的提高是以其核心器件金属氧化物半导体场效应晶体管(MOSFET)的特征尺寸逐渐减小为基础的。当栅极Si02介电层的厚度减小到原子尺度大小时,由于量子效应的影响,Si02将失去介电特性,因此必须寻找一种新的高介电常数(high—K)的氧化物材料来代替它。如今世界上许多国家都开展了替代Si02的介电氧化物材料的研究工作。文章介绍了栅极介电层厚度减小带来的影响,栅极Si02介电层的高尺氧化物材料的要求和租选,并对近期高介电常数氧化物材料的研究状况作了简要的介绍和评述。 相似文献
