GaN薄膜的蓝光和红光发射机理研究 总被引:6,自引:3,他引:3
由于生长工艺的不完善,非掺杂GaN薄膜中通常存在未知的杂质和缺陷,产生与这些未知杂质和缺陷能级相关的发光。报道了非掺杂GaN薄膜的692nm红色发光.并研究了非掺杂GaN薄膜的蓝、红色发光的发射机理;利用作者提出的吸收归一化光致发光激发光谱,直接测量出了非掺杂GaN薄膜的蓝、红色发光的初始态能级,确定蓝色发光为施主-价带跃迁复合,而红色发光为施主-受主跃迁复合;给出了黄、蓝、红光的发射模型。所取得的结果对于确定未知杂质和缺陷的种类具有重要的参考价值。 相似文献

A new stearic acid method(SAM) has been used to prepare ultrafine K2La2Ti3O10 nanocrystalline. Each state of synthesis process was followed by the use of FT-IR analysis. The resulting materials have been characterized by means of XRD, TEM, BET surface area analysis. The acid-exchanging property of the obtained product was also studied. The experimental results showed that comparing with the product of traditional solid-state reaction, the particle size of the K2La2Ti3O10 synthesized by SAM is greatly reduced, BET surface area is high(more than 11.83m2·g-1) and has different acid-exchanging properties. It can be easily exfoliated in 2mol·L-1 HNO3 so-lution. 相似文献

Competition between Radiative Power and Dissipation Power in the Refrigeration Process in Oxide Multifilms 下载免费PDF全文
The maximum refrigeration power dependence on the doping density in the p-BaTiO3/BaTiO3/SrTiO3/BaTiO3/ n-BaTiO3 system and in the p-AlGaAs/AlGaAs/GaAs/AlGaAs/n-AlGaAs system is obtained respectively based on the opto-thermionic refrigeration model. The results show that the maximum refrigeration power in the p-BaTiO3/BaTiO3/SrTiO3/BaTiO3/n-BaTiO3 system increases dramatically with the increase of doping density from 1.0×1018 cm-3 to 5.0×1019 cm-3 while that in the p-AlGaAs/AlGaAs/GaAs/AlGaAs/n-AlGaAs system is nearly a constant. It is found that the different Auger coefficients and the competition between radiative power and dissipation power lead to the different behavior of the maximum refrigeration power dependence on the doping density of the two systems. 相似文献

研究了单轴拉伸的聚乙烯(PE)纤维结晶区的1H-13C交叉极化(CP)动力学,发现在魔角旋转(MAS)条件下,质子的同核偶极相互作用变弱,其CP动力学可以用I-I*-S模型描述. 沿MAS转轴整齐排列的纤维样品CP动力学曲线随接触时间的增加振荡上升,与斜方晶相比,单斜晶曲线的振荡更为明显, 而非取向样品的CP动力学曲线则单调上升. 说明经过单轴拉伸的PE样品中斜方晶和单斜晶都在一定程度上沿着拉伸方向排列,而单斜晶的取向度高于斜方晶,上述结果表明测量在MAS条件下的CP动力学可以成为表征分子取向度的一种新方法. 相似文献
