空间辐射环境会对电子器件产生辐射损伤。由于商用器件性能普遍优于抗辐射加固器件,所以从商用器件中筛选出抗辐射性能优异的器件将在一定程度上提高空间电子系统的可靠性。结合数学回归分析与物理应力实验的方法,研究了集成电路抗辐射性能无损筛选技术。通过不同的外界能量注入及总剂量辐照实验,探究电路典型参数的应变情况与电路耐辐射性能的关系,并确定其辐射敏感参数;建立预测电路抗辐射性能的多元线性回归方程,并对应力条件下的回归方程进行辐照实验验证。结果显示,物理应力实验与数学回归分析结合的筛选方法减小了实验值与预测值的偏差,提高了预估方程的拟合优度和显著程度,使预估方程处于置信区间。 相似文献

针对硅双极器件及其构成的双极集成电路有着如低剂量率辐照损伤增强效应等不同于其他类型电路的特殊的辐照响应问题, 分析了空间辐射电离总剂量环境及铝屏蔽作用, 双极晶体管及电路总剂量辐照损伤机理, 低剂量率辐照损伤增强效应、规律和电参数变化。通过选取几种典型的双极晶体管和电路进行地面辐照模拟试验和测试, 证明了双极器件及电路的关键参数受辐照影响较大, 特别是对低剂量率辐照损伤增强效应敏感, 低剂量率辐照损伤增强因子基本都大于1.5, 不同双极器件和电路的低剂量率辐照损伤增强效应有着明显的不同, 与器件类型、加工工艺(如氧化层厚度)等密切相关。 相似文献

本文利用60Coγ源和兰州重离子加速器,开展不同累积剂量下,静态随机存储器(static random access memory,SRAM)单粒子效应敏感性研究,获取不同累积剂量下SRAM器件单粒子效应敏感性的变化趋势,分析其辐照损伤机理.研究表明,随着累积剂量的增加,SRAM器件漏电流增大,影响存储单元低电平保持电压、高电平下降时间等参数,导致"反印记效应".研究结果为空间辐射环境中宇航器件的可靠性分析提供技术支持. 相似文献

为了提高卫星光通信系统中电荷耦合器件(CCD)空间抗辐射性能,分析了空间辐射环境对CCD器件造成的电离辐射效应和位移辐射效应。通过理论分析和数值模拟计算研究了不同辐射源、不同沟道类型以及不同偏置状态对CCD电荷转移效率(CTE)的影响,结果表明,空间辐射主要在暗电流密度和电荷转移效率两方面影响CCD器件的工作性能。卫星光通信系统中的CCD器件应该选择P沟道CCD,并且在系统不工作时尽量使其处于非偏置状态。 相似文献

对65 nm互补金属氧化物半导体工艺下不同尺寸的N型和P型金属氧化物半导体场效应晶体管(NMOSFET和PMOSFET)开展了不同偏置条件下电离总剂量辐照实验.结果表明:PMOSFET的电离辐射响应与器件结构和偏置条件均有很强的依赖性,而NMOSFET表现出较强的抗总剂量性能;在累积相同总剂量时,PMOSFET的辐照损伤远大于NMOSFET.结合理论分析和数值模拟给出了PMOSFET的辐射敏感位置及辐射损伤的物理机制. 相似文献

对某国产0.5 μm工艺制造的互补金属氧化物半导体有源像素传感器进行了10 MeV质子辐射试验, 当辐射注量达到预定注量点时, 采用离线的测试方法, 定量测试了器件暗信号的变化情况. 试验结果表明, 随着辐射注量的增加暗信号迅速增大. 采用MULASSIS (multi-layered shielding simulation software)软件计算了电离损伤剂量和位移损伤剂量, 在与γ辐射试验数据对比的基础上, 结合器件结构和工艺参数, 建立了分离质子辐射引起的电离效应和位移效应理论模型, 深入分析了器件暗信号的退化机理. 研究结果表明, 对该国产器件而言, 电离效应导致的表面暗信号和位移效应导致的体暗信号对整个器件暗信号退化的贡献大致相当. 相似文献

Erbium doped fiber EDF has been irradiated by a neutron dose up to 200 krad. The Gain of the C-band EDFA has been investigated at different distances from Am-241/Be-9 neutron source. An analytically model based on the classical equation of propagation was developed to perform an accurate prediction of the effects of the radiation on the erbium doped fiber amplifier, EDFA. The EDFA was exposed to a neutron beam emitted from the source for 24 hours at each distance. The gain of EDF deteriorates after being irradiated by a neutron dose. The gain of irradiated EDFA comes down to 14 dB at radiation dose of 200 Gy. The results obtained by the present model and the measured ones are in good agreement. 相似文献

The erbium-doped fiber (EDF) has been irradiated by electron with a dose of 1000 krad to analyse the space radiation effect on EDF amplifier (EDFA) in inter-satellite optical communication. This is the first work to analyse the effect on actually applied systems. Three critical parameters of EDFA, most important for external module subsystems, have been tested. The output power comes down to −57.21 dBm and the noise figure (NF) climbs up to 18.14 dB at dose 1000 krad, when the input power is −2.00 dBm. Although there is a strong ability to recover after the radiation experiment, EDFA deterioration is really huge. Apart from that, the central wavelength of EDFA never changes. To guarantee the accuracy of analysis of the radiation effect on EDFA, WDM coupler and isolator are also irradiated with the EDF at the same time. According to the results of all the tests, the EDFA could be directly used in the low-radiation dose orbits if doses are less than 20 krad. And the radiation experiment data will also be a good reference for the design of the actual systems in inter-satellite optical communication with different dose orbits. 相似文献

Two erbium-doped fibers (EDFs) with different densities, which can make the erbium-doped fiber amplifier (EDFA) achieve the same output power, have been irradiated by 60Co at the same rate and same total dose. In addition, the irradiation effect on EDFA composed by different density EDFs is firstly analyzed in this paper. The experimental results indicate that, considering the length of EDF, the high density EDF can make the EDFA deteriorate less than the low that in the irradiation environment. Furthermore, the small change of the central wavelength and the half-wave width also confirm that the irradiation effect on EDFA chiefly introduces the transmission loss, but the physical mechanics of EDFA is not changed by the irradiation. The experimental results and conclusions will be a good reference for EDFA designers who are trying to apply the EDFA in an irradiation environment. 相似文献

In this paper, we investigate the impact of EDFA and SOA amplifiers over BER and Q-parameter of a Radio-over-Fiber (Rof) system consisting of two different system set-ups using direct- and external-laser modulation techniques. In this work, we also measured and compared the electric Rf power at receiver at different modulating Rf frequencies up to 20 GHz using two different optical amplifiers, i.e. EDFA and SOA. Further, we also compared the received electric Rf power at different optical powers without and with different optical amplifiers. An improvement of −11 dB (approx.) of received Rf power was observed using EDFA with the external modulation technique, on comparing with direct modulation. 相似文献

An active measuring method is proposed for the first time to study the irradiation effect on the gain characteristics of an
erbium-doped fiber amplifier (EDFA) for inter-satellite optical communication, which is feasible from the engineering viewpoint.
The measuring method based on the irradiation model can predict the irradiation effect on the gain characteristics just by
measuring the variation of the EDFA signal output power at one irradiation dose rate in the irradiation experiment. Therefore,
one can avoid removing the erbium-doped fiber (EDF) from the EDFA, which is needed in the previously tested passive measuring
method. These experimental measurements meet completely the requirements of the technical specifications for inter-satellite
optical communication. Finally, an irradiation experiment has also been carried out to evaluate the new method by a simple

The proposed method involves determination of ratio of absorbed doses in a mixed radiation field due to radiations from two different sources, provided that both radiations are of different LET, hence of a different quality factor. A detector used in the method is a tissue-equivalent recombination chamber. Shape of saturation curve of such a chamber depends on LET (on radiation quality). If the shapes of saturation curves are known for the radiations from two sources or for both components of a two-component radiation, then the actual ratio of absorbed dose components created simultaneously by these radiations in the mixed radiation field can be determined, performing relatively simple measurements of the ionization current at two different polarizing voltages applied to the chamber. 相似文献

Abstract This article proposes various combinations of optical amplifiers for a dense wavelength division multiplexed system and investigates the impact of reduced channel spacing at high bit rates in terms of quality factor, bit error rate, eye closure, and output power. It is reported that the hybrid optical amplifier (Raman–erbium-doped fiber amplifier [EDFA]) provides better results with a maximum covered single span distance (220 km) at channel spacing of 6.25 GHz. The maximum acceptable bit rate for the 12.5-GHz channel spacing dense wavelength division multiplexed system is also investigated, and the recommendation is provided that for the Raman–EDFA, Raman–EDFA–Raman, EDFA–Raman–EDFA, and EDFA–semiconductor optical amplifier–EDFA, the operating bit rate should not be greater than 20, 16, 19, and 20 Gbps, respectively. 相似文献
