Ni Schottky contacts on AlGaN/GaN heterostructures were fabricated. Some samples were thermally treated in a furnace with N2 ambience at 600 °C for different times (0.5 h, 4.5 h, 10.5 h, 18 h, 33 h, 48 h, and 72 h), the others were thermally treated for 0.5 h at different temperatures (500 °C, 600 °C, 700 °C, and 800 °C). With the measured current—voltage (IV) and capacitance—voltage (CV) curves and by self-consistently solving Schrodinger's and Poisson's equations, we found that the relative permittivity of the AlGaN barrier layer was related to the piezoelectric and the spontaneous polarization of the AlGaN barrier layer. The relative permittivity was in proportion to the strain of the AlGaN barrier layer. The relative permittivity and the strain reduced with the increased thermal stress time until the AlGaN barrier totally relaxed (after 18 h at 600 °C in the current study), and then the relative permittivity was almost a constant with the increased thermal stress time. When the sample was treated at 800 °C for 0.5 h, the relative permittivity was less than the constant due to the huge diffusion of the contact metal atoms. Considering the relation between the relative permittivity of the AlGaN barrier layer and the converse piezoelectric effect, the conclusion can be made that a moderate thermal stress can restrain the converse piezoelectric effect and can improve the stability of AlGaN/GaN heterostructure devices.  相似文献

选用12C6+ 离子束对阿维链霉菌诱变选育高产菌株与原始菌株进行辐照诱变, 研究其累进辐照效应。实验结果表明,在辐照剂量为10 Gy时, 原始菌株比诱变高产菌株存活率高, 抗辐射能力强;辐照剂量高于30 Gy时,诱变高产菌株比原始菌株存活率高, 抗辐射能力强。原始菌株正突变率最高的辐照剂量为50 Gy, 致死率99.43%,正突变率最高, 达34.2%;对诱变高产菌株辐照剂量为30 Gy,致死率94.97%,正突变率最高, 达23.5% 。累进辐照效应降低了最佳辐照剂量。 Mutagenic effect on the mutant high producing strain ZJAV Y1 203 and the original strain ZJAV A1 irradiated by ion beam of 12C6+ have been investigated. The experimental results indicated that the original strain has higher survival rate and stronger resistance to radiation than mutant high producing Strain at dose of 10 Gy. The mutant high producing strain has higher survival rate and stronger resistance to radiation than the original strain at the dose higher than 30 Gy. The lethality was 97% and the highest rate of orthomutation was 34.2%, when ZJAV A1 was irradiated by 50 Gy 12C6+ beam. The lethality was 94.97% and the highest rate of orthomutation was 23.5% when ZJAV Y1 203 was irradiated by 30 Gy 12C6+ beam. The best radiation dose is decreased by progressivity irradiation.  相似文献

利用100 MeV/u C离子束对高产酒精酵母菌株进行了辐照诱变的研究。 采用红四氮唑作为筛选指示剂, 得到了5株产酒能力有所提高的突变酵母菌。 利用甜高粱汁的发酵结果表明, T4突变菌株的产酒精能力比原始出发菌株提高了18.6%, 且发酵液中的残糖含量也有所降低。 随后对T4菌株在甜高粱汁中的最适宜发酵条件做了初步探索, 结果表明: 最适发酵温度和pH值分别为30 ℃和4.5。 通过10 l发酵罐的验证试验表明: 在同样发酵条件下, T4菌株的发酵率和产酒精能力都比原始出发菌株提高了12%。 Five mutants with high ability of producing alcohol were selected out by using TTC as an indicator after irradiation of the alcohol yeast with 100 MeV/u carbon ions. The fermentation experiment in sweet sorghum juice showed that the alcohol production ability of mutant T4 strain increased 18.6% compared to the control strain. The residual sugar content in the juice was decreased too. After that, the optimum fermentation conditions of the T4 strain in sweet sorghum juice were investigated. The results showed that the optimum temperature and pH value for fermentation were 30 ℃ and 4.5, respectively. The verification experiment was fermented in a 10 l bio reactor and the obtained data indicated that the fermentative rate and the ability of producing alcohol in T4 strain was higher than that in the control strain under the same fermentation condition.  相似文献

A one-dimensional single-wire chamber was developed to provide high position resolution for powder diffraction experiments with synchrotron radiation. A diffraction test using the sample of SiO2 has been accomplished at 1W2B laboratory of Beijing Synchrotron Radiation Source. The data of the beam test were analyzed and some diffraction angles were obtained. The experimental results were in good agreement with standard data from ICDD powder diffraction file. The precision of diffraction angles was 1% to 4.7%. Most of the relative errors between measured values of diffraction angles and existing data were less than 1%. As for the detector, the best position resolution in the test was 138 μm (σ value) with an X-ray tube. Finally, discussions of the results were given. The major factor that affected the precision of measurement was deviation from the flat structure of the detector. The effect was analyzed and the conclusion was reached that it would be the optimal measurement scheme when the distance between the powder sample and detector was from 400 mm to 600 mm.  相似文献

A kind of highly birefringent quinquangular-core photonic crystal fiber(Q-PCF) structure is proposed and analyzed by full-vector finite element method(FEM) . The modal field,effective index,and birefringence properties are investigated. From the numerical results,it is found that the birefringence of the new polarization-maintaining PCFs is at least five times larger than that of the standard highly birefringent hexagonal PCFs(H-PCFs) with the same hole pitch,hole diameter,and whole hole area as that of the new PCFs at 1 550 nm. Moreover,the modal field of the new PCFs could be better restricted than that of the standard highly birefringent H-PCFs;hence,the loss of fibers could be reduced.  相似文献

In this paper, solute concentration and precipitate content in A2024 aluminum alloy are adjusted by solution treatment (ST) at different temperatures and tensile experiments on these treated specimens are carried out. It is found that the temperature of solution treatment (ST temperature) has a remarkable influence on the amplitude of the serrated flow and the propagation characteristics of shear bands. These results are due to the effects of solute atoms and precipitates on dynamic strain aging (DSA). When ST temperature is higher than 300~℃, solute concentration is relatively high and solute cloud is a key factor of DSA. When ST temperature is lower than 300~℃, precipitate content is relatively high and the mechanism of DSA is determined by precipitates.  相似文献

To reduce the discharge of the standard bulk Micromegas and GEM detectors, a GEM-Micromegas detector was developed at the Institute of High Energy Physics. Taking into account the advantages of the two detectors, one GEM foil was set as a preamplifier on the mesh of Micromegas in the structure and the GEM preamplification decreased the working voltage of Micromegas to significantly reduce the effect of the discharge. At the same gain, the spark probability of the GEM-Micromegas detector can be reduced to a factor 0.01 compared to the standard Micromegas detector, and an even higher gain could be obtained. This paper describes the performance of the X-ray beam detector that was studied at 1W2B Laboratory of Beijing Synchrotron Radiation Facility. Finally, the result of the energy resolution under various X-ray energies was given in different working gases. This indicates that the GEM-Micromegas detector has an energy response capability in an energy range from 6 keV to 20 keV and it could work better than the standard bulk-Micromegas.  相似文献

A new epitaxial structure of AlGaInP-based light-emitting diode(LED) with a 0.5-μm GaP window layer was fabricated. In addition, indium tin oxide(ITO) and localized Cr deposition beneath the p-pad electrode were used as the current spreading layer and the Schottky current blocking layer(CBL), respectively. The results indicated that ITO and the Schottky CBL improve the total light extraction efficiency by relieving the current density crowding beneath the p-pad electrode. At the current of 20 mA, the light output power of the novel LED was 40% and 19% higher than those of the traditional LED and the new epitaxial LED without CBL. It was also found that the novel LED with ITO and CBL shows better thermal characteristics.  相似文献

Mechanical alloying has been used to produce nanocrystallite Co2Cr1-xFexAl(x=0,0.4,0.6,1) Heusler alloys.The formation of the L21 phase of Co2Cr1-xFexAl by the mechanical alloying method was investigated.The effect of Fe doping on the structural and magnetic properties of the samples was also studied.The results were compared with the Slater Pauling prediction.A comparison between these samples and those prepared by the arc-melting method in the literature was made.An increase of the coercivity H c with the increasing Fe doping level was observed.This phenomenon was explained by the increases of lattice strain and magnetic anisotropy with the increasing Fe content.  相似文献

A new type of soft actuator material-ionic liquid gel(ILG),which consists of HEMA,BMIMBF4,and TiO_2,can be transformed into gel state under the irradiation of ultraviolet(UV)light.In this paper,Mooney–Rivlin hyperelastic model of finite element method is proposed for the first time to study the properties of the ILG.It has been proved that the content of TiO_2 has a great influence on the properties of the gel,and Young’s modulus of the gel increases with the increase of its content,despite of reduced tensile deformation.The results in this work show that when the TiO_2 content is 1.0 wt%,a large tensile deformation and a strong Young’s modulus can be obtained to be 325%and 7.8 k Pa,respectively.The material parameters of ILG with TiO_2content values of 0.2 wt%,0.5 wt%,1.0 wt%,and 1.5 wt%are obtained,respectively,through uniaxial tensile tests,including C_(10),C_(01),C_(20),C_(11),C_(02),C_(30),C_(21),C_(12),and C_(03)elements.In this paper,the large-scaled general finite element software ANSYS is used to simulate and analyze the ILG,which is based on SOLID186 element and nonlinear hyperelastic Mooney–Rivlin model.The finite element simulation analysis based stress-strain curves are almost consistent with the experimental stress–strain curves,and hence the finite element analysis of ILG is feasible and credible.This work presents a new direction for studying the performance of soft actuator for the ILG,and also contributes to the design of soft robot actuator.  相似文献

对肉豆蔻和肉豆蔻衣中10种微量元素进行了含量测定,并进行对比。采用干法灰化处理样品,用电感耦合等离子体-原子发射光谱法(ICP-AES)同时测定了2种样品中的10种微量元素的含量。该法的加标回收率为90.0%—105.2%,相对标准偏差为0.31%—4.77%,具有良好的准确度和精密度。2种药材的微量元素含量有着明显的差异。  相似文献

对天然紫皮石斛(Dendrobium devoninum Paxt.)根和茎中Cr、Cd、Pb、Hg、Cu 5种重金属元素的含量进行了测定,旨在为该资源的药(食)利用提供基础数据.利用干法灰化处理样品,采用原子吸收光谱法(AAS)分别测定紫皮石斛根和茎中Cr、Cd、Pb、Hg、Cu 5种重金属元素的含量.根中Cr、Hg和Cu 3种元素含量分别为122.8043士39.02、311.5152士24.28、0.2890士0.19mg·kg-1,相对标准偏差(RSD)在3.20%-14.07%之间;茎中Cr、Hg和Cu 3种元素的含量分别为139.3997士14.72、276.0101士45.61、0.2854士0.29mg·kg-1,相对标准偏差(RSD)在4.83%-10.99%之间;根和茎中均未检出Cd、Pb两种元素,可能与地球化学背景有关.与人工种植石斛中重金属元素含量相比,Cr、Hg两种元素含量相对较高,Cu元素含量较低.本法操作简便,重复性好,测定结果满意.  相似文献

利用电感耦合等离子体-原子发射光谱法(ICP-AES)测定滇龙胆中重金属元素Cd和Pb,比较了干灰化法和湿化法2种样品处理方法对分析结果的影响,并测定了云南一些地区滇龙胆中的Cd和Pb含量。结果表明:采用电感耦合等离子体原子发射光谱法检测滇龙胆中的Cd和Pb,最低检出限(DL)分别为1.43ng·mL-1和1.16ng·mL-1;相对标准偏差(RSD)分别为4.37%和4.05%;回收率分别为96.25%和92.25%。利用湿法消解样品,精密度好,回收率高,优于干灰化法。干灰化法适合测定滇龙胆中Pb,但不适合测定Cd,其回收率仅为0.2%。用湿法消解样品,测定不同产地滇龙胆的Cd和Pb含量,结果表明:所测地区滇龙胆的Cd,Pb含量大大低于《中华人民共和国药典》(2005)规定的中药材重金属含量标准,符合GAP生产的要求。  相似文献

用分光光度法研究缬氨酸与7,7,8,8-四氰基对苯醌二甲叉(TCNQ)的荷移反应.确定以pH=9.2的三酸缓冲溶液为介质,在50C的水浴中加热30min,形成稳定的络合物,其λmax=417nm,表观摩尔吸光系数ε=7.8×103L·mol-1·cm-1,在1-9μg/mL的范围内符合比耳定律,回收率在96.7%-102.7%,相对标准偏差小于2.9%.  相似文献

研究了一种直接快速测定水果和蔬菜等固体样品中5种三唑类杀菌剂残留量的新方法,以气相色谱-质谱联用技术为基础,利用中空纤维膜液相微萃取提取固体样品中目标物。通过实验确定最佳萃取条件为:萃取剂为环己烷,固体样品与水的比例为1:3(总质量为10g),超声震荡5min后以500r/min的搅拌速率在40℃下萃取20min。萃取后取1μL有机溶剂直接进样进行气相色谱质谱分离检测。在此条件下,水果和蔬菜中的三唑酮和多效唑的线性范围为0.5—25mg/kg,腈菌唑、烯唑醇和丙环唑的线性范围为1—25mg/kg;5种目标物的检出限均低于0.210mg/kg;相对标准偏差在4.7%—8.1%之间。该方法可以用于水果和蔬菜等固体样品中三唑类杀菌剂的快速测定。  相似文献

采用火焰原子吸收光谱法测定粉煤灰中氧化镁的含量。用氢氟酸-高氯酸混合酸分解样品,以氯化锶消除其他元素的干扰。本方法操作简便、再现性好、灵敏度高,氧化镁浓度在0.10—2.00μg/mL之间线性关系良好,检出限可达0.02%,适用于粉煤灰中氧化镁的测定。  相似文献
