本文首次研究了ZnSe-ZnTe多量子阱在室温下的反射型皮秒激子光双稳,实验结果表明,ZnSe-ZnTe多量子阱在室温下的反射型皮秒光双稳的阈值光强和对比度分别为1.1MW/cm2和6:1.根据测量得到的ZnSe-ZnTe多量子阱在室温下的激子吸收光谱及激子的非线性吸收理论,归结ZnSe-ZnTe多量子阱室温下的皮秒光双稳的主要非线性机理为ZnSe-ZnTe多量子阱的激子饱和吸收引起的折射率变化.  相似文献

研制了室温CdxZn1-xTe/ZNTe多量子阱法布里-珀罗腔光双稳器件,并在该器件上观察到皮秒一级的室温激子光双稳。研究结果表明,CdZn1-xTe/ZnTe多量子阱光双稳器件的光双稳值和对比度分别为363kW/cm^2和4:1。根据CfxZn1-xTe/ZnTe多量子阱的吸收谱和激子非线性理论,归结了CdxZn1-xTe/ZnTe多量子阱光双稳的主要非线性机理为激子的饱和和吸收。  相似文献

用常压MOCVD法在GaAs衬底上生长了Zn1-xCdxSe-ZnSe多层结构.通过X-射线衍射谱和光致发光等方法判断,表明该材料为多量子阱结构.从室温下的透射光谱上可以观察到这种多量子阱中的n=1的激子吸收峰,并观测到起因子激子的ns量级的光学双稳态.  相似文献

利用准玻色子方法发展的激子动力学方程是研究半导体纳米结构中激子超快动力学的有效理论手段. 为了将这种方法应用于半导体量子阱, 需要知道量子阱中的激子波函数及其在动量空间的表示, 从而得到激子动力学方程中所必须的系数. 详细讨论了理想和实际量子阱中的激子波函数, 特别是其在动量空间的表示, 并进一步讨论了激子动力学方程中所必须系数的计算方法. 通过求解这些系数, 对量子阱中因激子密度变化而引起的太赫兹脉冲作用下激子能级间跃迁过程中的非线性效应进行了理论预测, 得到了与实验符合很好的结果.  相似文献

设计了(CdZnTe,ZnSeTe)/ZnTe复合量子阱结构,并用吸收光谱、室温光致发光谱和飞秒脉冲抽运-探测方法研究了该复合结构中的激子隧穿过程.分别测量了该结构中CdZnTe/ZnTe量子阱层和ZnSeTe/ZnTe量子阱层中激子衰减时间.观察到从CdZnTe/ZnTe量子阱层向ZnSeTe/ZnTe量子阱层的快速激子隧穿,隧穿时间为5.5ps. 关键词: (CdZnTe ZnSeTe)/ZnTe复合量子阱 激子 隧穿 抽运-探测  相似文献

 基于由光束传输的ABCD矩阵得出的Z-scan透过率的解析结果,分析了Z-scan实验曲线随非线性相移的变化规律。发现随着相移的增加,折射非线性相移比吸收非线性相移对Z-scan曲线对称性的影响更大。对于具有强饱和吸收和弱自聚焦特性的非线性介质,其Z-scan曲线随非线性折射相移的变小将失去典型的类色散特点。对于1μm厚的ZnCdSe-ZnSe多量子阱,扫描光源采用532 nm的基模高斯光束,采用透过率表达式来拟合所得的实验数据,在吸收非线性相移为0.9与耦合因子为-10条件下,推算出三阶非线性吸收系数为2×10-3 cm/W,三阶非线性折射系数为 8.0×10-8 cm2/W,这与J.Ma等人的结果吻合。最后对曲线特征参数随非线性相移变化进行了数值计算,得到的曲线所对应的非线性相移与曲线谷位置的乘积近似为一常量,值为0.166。  相似文献

The photorefractive (PR) properties of semi-insulating GaAs/AlGaAs multiple quantum wells (MQWs) operating in the Franz–Keldysh geometry are modelled by solving the material equations including the nonlinear transport of hot electrons. This work studies the PR response of MQWs in a two-wave mixing geometry under a moving grating. Calculations were made under the small intensity modulation approximation, and the simulation results are compared with experimental data available in the literature. A reasonable qualitative agreement regarding most experimental characteristics was found. The results can be treated as a test of the correctness of the commonly used band transport model of PR behaviour in MQWs. Analytic solutions for the stationary and transient regimes under negligible diffusion are given. In addition, the conditions for the occurrence of a strong resonance predicted by the model are noted.  相似文献

A ferromagnetic ordering with a Curie temperature of 50 K of fifteen layer of InGaMnAs/GaAs multi quantum wells (MQWs) structure grown on high resistivity (100) p-type GaAs substrates by molecular beam epitaxy (MBE) was found. It is likely that the ferromagnetic exchange coupling of sample with Curie temperature of 50 K is hole-mediated resulting in Mn substituting In or Ga sites. Temperature and excitation power dependent PL emission spectra of InGaMnAs MQWs sample grown at temperature of 170 °C show that an activation energy of Mn ion on the first quantum confinement level in InGaAs quantum well is 36 meV and impurity Mn is partly ionized. It is found that the activation energy of 36 meV of Mn ion in the QW is lower than the activation energy of 110 meV for a substitutional Mn impurity in GaAs. These measurements provide strong evidence that an impurity band existing in the bandgap due to substitutional Mn ions and it is the location of the Fermi level within the impurity band that determines Curie temperature.  相似文献

A cascade-type three-level system of GaAs/AlGaAs multiple quantum wells (MQWs) is constructed by using biexciton coherence in the transient optical response. Then, we theoretically and numerically study the system with Maxwell–Schrödinger equations to obtain the generated three-wave mixing (TWM) field. By means of appropriately adjusting the strength of the control filed and the propagation length in the MQWs sample, the maximum efficiency of the generated TWM field can be achieved at η ≈ 80%.  相似文献

This work studied the implementation of multi-wavelength laser diodes on a single substrate through the position-dependent bandgap modification of the In0.2Ga0.8As/ GaAs multiple quantum wells (MQWs) by impurity-free vacancy disordering (IFVD). The position-dependent bandgap modification is achieved by performing the IFVD with SiOx capping layers with different stoichiometries. The lasing wavelength difference of about 31 nm was obtained between the ridge-waveguide laser diodes fabricated with the MQWs that had undergone the same thermal treatments using the SiOx film provided with SiH4 flow rates of 20 and 300 sccm. The device performance was not appreciably degraded in the laser diodes fabricated with the MQWs that had undergone the IFVD process . PACS 68.65.Fg; 78.55.-m; 42.55.Px  相似文献

Absence of nonradiative recombination (NRR) centers inside GaAs wells and at GaAs/Al0.2Ga0.8As hetero-interfaces in a Si modulation-doped GaAs/Al0.2Ga0.8As multiple quantum well (MQW) structure became clear for the first time by an improved two-wavelength excited photoluminescence (PL). The NRR parameters of modulation and uniform-doped MQWs were determined self-consistently by combining the analysis of the PL intensity change due to the below-gap excitation with the internal quantum efficiency and the recombination lifetime. These results showed the superiority of modulation-doping scheme over that of uniform-doping for light emitting devices.  相似文献
