We demonstrate a broad gain, continuous-wave (CW) operation InP-based quantum cascade laser (QCL) emitting at 11.8 μm with a modified dual-upper-state (DAU) and diagonal transition active region design. A 3 mm cavity length, 16.5 μm average ridge wide QCL with high-reflection (HR) coatings demonstrates a maximum peak power of 1.07 W at 283 K and CW output power of 60 mW at 293 K. The device also shows a broad and dual-frequency lasing spectrum in pulsed mode and a maximum average power of 258.6 mW at 283 K. Moreover, the full width at half maximum (FWHM) of the electroluminescent spectrum measured at subthreshold current is 2.37 μm, which indicates a broad gain spectrum of the materials. The tuning range of 1.38 μm is obtained by a grating-coupled external cavity (EC) Littrow configuration, which is beneficial for gas detection.  相似文献

Two key problems,spectral matching and spatial overlap between pumpingbeam and the laser mode in the active material,of diode-laser-arrays(LD)end-pumped solid-state laser have been discussed.Initial experimental results were given for LD end-pumpedTEM_(00) CW Nd:YAlO_3 laser at the wavelength of 1079.5nm and 1341.4nm.The outputpower at 1079.5nm is 24.4mW with 14.5% slope efficiency,and the output power is 1.2mW at 1341.4nm.  相似文献

We present a diode end-pumped Cr,Er:YSGG laser at 2.79 μm operated in the continuous-wave (CW) and pulsed modes. Er3+ ions are directly pumped into the upper laser state 4 I 11/2 using a 967-nm diode laser, which avoids various nonradiative losses. The laser produces 50.2 mW of power in the CW mode. An average power of 169 mW is obtained at a repetition rate of 100 Hz and a pulse duration of 2 ms. The maximum laser energy achieved is 1.95 mJ at a repetition rate of 50 Hz, corresponding to a peak power of 970 mW and a slope efficiency is 7.6%. The far-field divergence angle of the laser is measured to be 8 mrad.  相似文献

报道了2μm被动调Q的Ho∶YAG激光器,该激光器采用Tm~(3+)光纤激光器作为泵浦源,使用多层石墨烯作为可饱和吸收体。在连续波激光输出模式下,当泵浦功率为4.2 W时,获得了750 mW激光输出,输出激光中心波长为2.09μm,斜率效率为29.6%。在连续波激光器谐振腔中插入多层石墨烯可饱和吸收体并调整谐振腔,获得了脉冲激光输出。当泵浦功率为4.2 W时,获得最小脉冲宽度3.1μs、重复频率66.6 kHz的脉冲激光输出,其最大平均输出功率为170 mW,斜率效率为12.6%,光束质量因子M_x~2=1.15,M_y~2=1.12。  相似文献

Mid-IR type-II interband cascade lasers were demonstrated in pulsed mode at temperatures up to 325 K and in continuous mode up to 200 K. At 80 K, the threshold current density was 8.9 A/cm2 and a continuous wave output power of 140 mW/facet was obtained.  相似文献

The 4-at.% Tm:Sc_2SiO_5 (Tm:SSO) crystal is successfully obtained by the Czochralski method. The optical properties and thermal conductivity of the crystal are investigated. The broad continuous wave(CW) laser output of(100)-cut Tm:SSO with the dimensions of 3 mm×3 mm×3 mm under laser diode(LD)-pumping is realized. The full width at half maximum(FWHM) of the laser emitting reaches up to 21 nm. The laser threshold of Tm:SSO is measured to be 0.43 W. Efficient diode-pumped CW laser performance of Tm:SSO is demonstrated with a slope efficiency of 25.9% and maximum output power of 934 mW.  相似文献

A metal-metal waveguide quantum cascade laser with an abutted silicon hyperhemispherical lens is demonstrated at ~4.1 THz. The device produced 145 mW of peak pulsed power at 5 K with a wall-plug power efficiency of 0.7%, lasing up to a maximum operating temperature of 160 K. The far-field beam pattern has a full width at half-maximum value of ~4.8 degrees in the H plane. The same device produced ~26 mW of peak power using a Winston cone instead of a lens, lasing up to 165 K. The large increase in output power is mainly attributed to an increase in collection efficiency.  相似文献

High-temperature, high-power, and continuous-wave (CW) operation of quantum-cascade lasers with 35 active/injector stages at λ∼8.85 μm above room temperature is achieved without using a buried heterostructure. At this long wavelength, the use of a wider ridge waveguide in an epilayer-down bonding scheme leads to a superior performance of the laser. For a high-reflectivity-coated 21 μm×3 mm laser, the output power of 237 mW and the threshold current density of 1.44 kA/cm2 at 298 K under CW mode are obtained with a maximum wall-plug efficiency of 1.7%. Further improvements were observed by using a 4-mm-long cavity. The device exhibits 294 mW of output power at 298 K and it operates at a high temperature, even up to 358 K (85°C). The full widths at half-maximum of the laser beam in CW operation for the parallel and the perpendicular far-field patterns are 25°and 63°, respectively.  相似文献

采用体光栅对商用线阵半导体激光器进行线宽压缩,得到线宽0.1nm、中心波长780.2nm、最高连续输出功率80W的泵浦激光输出。为了降低热效应,通过外加斩波器将泵浦光转化为脉冲模式,脉宽440μs,占空比为1∶5。采用长度为5mm的铷金属饱和蒸气作为增益介质,并在常温下充入33kPa乙烷和47kPa氦气,进行了出光实验。在泵浦峰值功率35.4W,铷吸收池温度120℃时,得到峰值功率600mW的795nm铷激光输出,斜率效率为1.7%。  相似文献

NdxGd1-xCa4O(BO3)3 (NdGdCOB) is a new self-frequency-doubling (SFD) solid-solution crystal. The second-harmonic generation (SHG) phase-matching (PM) curves were calculated by using refractive indices. The deff of NdGdCOB crystal along different PM directions were calculated according to the sellmeier equation and dijk data in which the (θ=66.8°, φ=132.6°) PM direction has the highest deff. SFD experiments were carried out with Ti:sapphire CW laser and pulsed dye-laser. A green laser output power up to 225 mW at 530 nm was achieved from a 7×3×3 mm3 crystal sample pumped by 1560 mW CW Ti:sapphire laser. The lasing threshold of SFD was lower than 1.8 mW along the PM direction (66.8°,132.6°). The optical-optical conversion efficiency was 14.4%. The conversion efficiency was 7.7% when 10×3×3 mm3 sample was side-pumped by the pulsed dye-laser tuned to 595.4 nm with 17.5 mJ energy and the lasing threshold is 1.2 mJ.  相似文献

A low-threshold and high-power oxide-confined 850-nm AlInGaAs strained quantum-well (QW) vertical-cavity surface-emitting laser (VCSEL) based on an intra-cavity contacted structure is fabricated. A threshold current of 1.5 mA for a 22 μm oxide aperture device is achieved, which corresponds to a threshold current density of 0.395 kA/cm2. The peak output optical power reaches 17.5 mW at an injection current of 30 mA at room temperature under pulsed operation. While under continuous-wave (CW) operation, the maximum power attains 10.5 mW. Such a device demonstrates a high characteristic temperature of 327 K within a temperature range from -12℃ to 96℃ and good reliability under a lifetime test. There is almost no decrease of the optical power when the device operates at a current of 5 mA at room temperature under the CW injection current.  相似文献

Investigation has been performed for the characteristics of the fiber ring laser incorporating an intracavity unpumped Er-doped fiber Sagnac loop for narrow linewidth continuous wave (CW) and gain-switched pulsed operation. The gain-switched pulse has duty cycle of 4.4% with more than 113 mW in peak power at the reflective optical filter output and the laser was stable both in output power and the peak wavelength.  相似文献

We report a single-longitudinal-mode CW diode-pumped Tm, Ho: YVO4 microchip laser emitting at both 2041.3 and 2054.6 nm. At each wavelength, the laser has a single longitudinal mode. Blue laser light with a wavelength 447 nm was generated by intracavity frequency doubling of a Cs laser in PPKTP crystal. A continuous wave power of 600 mW was obtained at an optical-to-optical efficiency of 4%. In the pulsed operation, when thermal effects were reduced, the efficiency obtained was 14% and the peak blue power was 2.1 W.  相似文献

Based on the rate-equations of quasi-three-level lasers, we analyzed the threshold and the output power of longitudinally pumped Tm:YAG lasers in an active mirror configuration. In contrast to one-pass pumping, two-pass pumping in this configuration will result in a 24% decrease in threshold and 16% increase in slope efficiency. Using a 3-W diode-laser pumping in the active mirror configuration, we demonstrated a CW Tm:YAG laser and obtained 735 mW output power with a slope efficiency up to 49%. Using a Ti:sapphire laser to pump the same device, the threshold power was further reduced and the slope efficiency reached 59%.  相似文献
