用固源分子束外延技术(SSMBE)在GaAs(111)衬底上,采用不同的界面中断时间生长了多组AlGaAs/GaAs多量子阱样品(MQWs),通过室温发光光谱和时间分辨克尔旋转谱(TRKR)研究了界面生长中断对发光光谱半峰全宽(FWHM)和量子阱中电子自旋弛豫时间(自旋寿命)的影响,发现了自旋寿命随着界面生长中断时间的增加呈现先减小后增加的趋势,此变化趋势与荧光光谱半峰全宽表征的材料质量随中断时间的变化一致,适当的界面生长中断时间能有效的增加GaAs (111)衬底上AlGaAs/GaAs 多量子阱中电子自旋寿命。  相似文献

分别用光致发光谱(PL),光伏谱(PV)及时间分辨谱(TRPL)的方法,测量了应变InGaAs/GaAs单量子阱和多量子阱在不同温度下的光谱,发现单量子阱与多量子阱有不同的光学4性质。多量子阱PL谱发光峰和PV谱激子峰的强度与半高宽都比单量子阱的大,但单量子阱的半高宽随着温度的升高增大很快,这是由激子-声子耦合引起的,通过时间分辨谱研究发现了量子阱子能级之间的跃迁,多量子阱的发光寿命明显比单量子阱的长,我们利用形变势模型对量子阱的能带进行了计算,很好地解释了实验结果。  相似文献

在GaAs(110)衬底上生长的半导体材料有诸多优良性能,使得在非极性GaAs(110)衬底上获得高质量各类异质结材料,成为近年来分子束外延生长关注的课题.考虑GaAs(110)表面是Ga和As共面,最佳生长温度窗口很小;反射式高能电子衍射的(1×1)再构图案对生长温度和V/Ⅲ束流比不敏感,难于通过观察再构图案的变化,准确地找到最佳生长条件.作者在制备GaAs(110)量子阱过程中,观察到反射式高能电子衍射强度振荡呈现出的单双周期变化.这意味着不同工艺条件下,在 GaAs(110)衬底上量子阱有单层和双层两种生长模式.透射电子显微镜和室温光致荧光光谱测量结果表明:在双层生长模式下量子阱样品光学性能较差,而在单层生长模式下量子阱光学性能较好,但是界面会变粗糙.利用这一特点,我们采用反射式高能电子衍射强度振荡技术,找到了一种在GaAs(110)衬底上生长高质量量子阱的可行方法. 关键词: 反射高能电子衍射 量子阱 分子束外延  相似文献

在研究大量实验曲线的基础上,指出势阱所有能级均有一定的宽度,电子或空穴在各能级中出现的概率符合正态分布,从理论上分析了I类超晶格和双势垒单势阱的发光光谱与吸收光谱.解释了GaAs/Ga1-xAlxAs多量子阱和超晶格吸收光谱吸收边及量子阱变窄时各吸收峰的“蓝移现象”及GaAs/Ga1-xAlxAs双势垒单量子阱样品的电流—电压特性曲线及电导—电压特性曲线的特征和出现的“负阻效应”.  相似文献

在室温下用显微光致发光的方法对单根V形GaAs/AlGaAs量子线进行了沿垂直于量子线方向的 空间分辨扫描测试,观察到各种量子结构的光致发光谱随空间位置的变化.在量子线区域附 近观察到来自量子线(QWR)、颈部量子阱(NQWL)和垂直量子阱(VQWL)等各种结构的发光,而 在距离量子线约1μm以远的发光光谱表现出侧面量子阱(SQWL)的发光.对全部发光光谱用高 斯线形进行了拟合,发现QWR和SQWL的发光包含了两个荧光峰,将它们分别归诸为电子到轻 、重空穴的跃迁.拟合后发光强度的空间变化直接确定了与量子线 关键词: V形GaAs/AlGaAs量子线 显微光致发光 空间分辨扫描  相似文献

通过理论计算对用于量子阱红外探测器的GaAs/AlxGa1-xAs量子阱能级结构进行模拟设计,将不同生长结构的量子阱材料的光响应谱和光致荧光谱(PL)与计算结果进行比较.说明量子阱生长结构与量子阱能级结构的关系.欲使量子阱红外探测器的响应峰值在8μm附近,则需量子阱结构中阱宽为47nm,垒中Al含量为029.理论计算与测试结果符合得较好. 关键词:  相似文献

发展了一种时-空分辨圆偏振光抽运-探测光谱及其理论,并用于本征GaAs量子阱中电子自旋扩散输运的实验研究.获得室温下本征GaAs量子阱中的“自旋双极扩散系数”为Das=37.5±15 cm2/s.此结果比用自旋光栅法测量到的掺杂GaAs量子阱中电子自旋扩散系数小.解释为是由于“空穴库仑拖曳”效应减慢了电子自旋波包的扩散输运. 关键词: 时-空分辨抽运-探测光谱 电子自旋扩散 GaAs量子阱  相似文献

InGaAsN/GaAs量子阱中进行铍(Be)元素重掺杂能显著提高其光学性质,并且发光波长发生了红移.X射线衍射摇摆曲线清楚地证实了铍掺杂抑制了InGaAsN(Be)/GaAs量子阱在退火过程中的应力释放.对比退火前,退火后的没有进行铍掺杂的量子阱样品的量子阱的X射线摇摆曲线衍射峰明显向GaAs衬底峰偏移;而对于掺铍的量子阱样品而言,这样的偏移要小很多.  相似文献

We have measured the photoluminescence (PL) and PL excitation (PLE) of AlGaAs/GaAs single quantum wells with growth-interrupted heterointerfaces. PLE shows the small Stokes shifts of less than 1 meV indicating the extremely flat heterointerfaces without microroughness. Photoluminescence spectra show four peaks originating from different monolayer terraces. These peaks exhibit a doublet splitting. We assigned this doublet to free excitons and excitons bound to neutral donors from the strong well width dependence of doublet splitting.  相似文献

The influence of the GaAs cap layer thickness on the luminescence properties in strained In0.20Ga0.80As/GaAs single quantum well (SQW) structures has been investigated using temperature-dependent photoluminescence (PL) spectroscopy. The luminescence peak is shifted to lower energy as the GaAs cap layer thickness decreases, which demonstrates the effect of the GaAs cap layer thickness on the strain of InGaAs/GaAs single quantum wells (SQW). We find the PL quenching mechanism is the thermal activation of electron hole pairs from the wells into the GaAs cap layer for the samples with thicker GaAs cap layer, while in sample with thinner GaAs cap layer exciton trapping on misfit dislocations is dominated.  相似文献

我们测量了低N组分的InGaAsN/InGaAs/GaAs量子阱材料的光致发光(PL)谱,测量温度范围从13K到300K。实验结果显示,InGaAsN的PL谱的主峰值的能量位置随温度的变化呈现出反常的S型温度依赖关系。用Varshni经验公式对实验数据进行拟合之后,发现在低温下InGaAsN量子阱中的载流子是处于局域态的。此外,我们还测量了样品在不同的温度、不同的能量位置的瞬态谱,结果进一步证实了:在低温下,InGaAsN的PL谱谱峰主要是局域态激子的复合发光占据主导地位,而且InGaAsN中的载流子局域态主要是由N等电子缺陷造成的涨落势引起的。  相似文献

We present a study of GaInP/GaAs interfaces by means of photoluminescence (PL) of multi quantum wells (MQW), embedded in GaInP, or asymmetric structures having an AlGaAs barrier GaInP/GaAs/AlGaAs. The PL energies of quantum wells were compared with calculations based on the transfer matrix envelope function approximation, well suited for asymmetric structures. GaInP/GaAs/AlGaAs MQW structures (GaInP grown first) are in reasonably good agreement with calculations. Reverse ones, AlGaAs/GaAs/GaInP, present a lower PL energy than calculated. But the agreement with theory is recovered on single quantum well samples, or in MQW when the GaInP thickness is increased up to 100 nm. We interpret this phenomenon as a diffusion of arsenic atoms from the next GaAs well through the GaInP barrier. Arsenic atoms exchange with phosphorus atoms at the GaInP-on-GaAs interface of the former well, leading to a small gap strained InGaAs region responsible for the lowering of PL energies.  相似文献

Mobile potential dots (dynamic dots, DDs) formed by surface acoustic waves (SAWs) are used to transport photogenerated electrons and holes in GaAs quantum wells (QWs). We investigate the interaction between the transported carriers and microscopic trap centers in the QW plane using spatially and time-resolved photoluminescence (PL) spectroscopy. The carriers recombine at the trap site emitting short (width0.6 ns) light pulses at a repetition rate corresponding to the SAW frequency. The dependence of the PL intensity from the traps on the number of carriers transported per DD n exhibits a well-defined, distinct plateau for n in the range from 5–20, which is attributed to the emission of a well-defined number of photons.  相似文献

The exciton dynamics in Ga1  xInxAs/GaAs self-organized quantum dots grown on GaAs (111)B substrates are studied by the time-resolved photoluminescence (PL). We have found the intra-dot exciton relaxation by the reduction of the linewidth and peak energy and also by the energy-dependent PL rise time in the transient PL spectra. Compared with the energy relaxation in the reference quantum wells, we have confirmed that the exciton relaxation in three-dimensionally confined quantum dots is slower than in the quantum wells.  相似文献

Time-resolved photoluminescence (PL) measurements were performed for two different quantum nanostructures on V-groove patterned substrates; SiGe/Si quantum wells (QWs) on V-grooved Si substrates and AlGaAs spontaneous vertical quantum wells on V-grooved GaAs substrates. Anomalous behaviours of the PL, such as the decrease of the decay time of the SiGe (111) QWs and the (111)A AlGaAs layer, were fully explained by taking the exciton diffusion towards the bottom of the V-groove into account, showing that the exciton diffusion driven by the spatial nonuniformity of the alloy compositions and/or geometry of the substrates is a key to controlling the PL properties of the nanostructures.  相似文献

The GaAs surface passivation effects of epitaxially grown ultra-thin GaP layers and surface As-P exchange have been investigated. Optical properties of passivated and unpassivated InGaAs/GaAs near-surface quantum wells (QWs) grown by metal organic vapor phase epitaxy (MOVPE) are studied by low-temperature continuous-wave and time-resolved photoluminescence (PL). By optimizing the growth conditions, smooth surface morphologies and significant improvement of optical properties were observed for both passivation methods. Passivation improved the PL intensity more than two orders of magnitude and notably increased the PL decay time.  相似文献
