通过低温和强磁场下的磁输运测量研究了Al0.22Ga0.78N/GaN调制掺杂异质结构中2DEG的子带占据性质和子带输运性质.在该异质结构的磁阻振荡中观察到了双子带占据现象,并发现2DEG的总浓度随第二子带浓度的变化呈线性关系.得到了该异质结构中第二子带被2DEG占据的阈值电子浓度为7.3×1012cm-2.采用迁移率谱技术得到了不同样品的分别对应于第一和第二子带的输运迁移率.发现当样品产生应变弛豫时第一子带的电子迁移 关键词: AlGaN/GaN异质结 二维电子气 子带占据 输运迁移率  相似文献

在1.5K低温和0~9T的高磁场下研究了AlGaG/GaN异质结二维电子气的磁输运性质.实验结果在4块样品中都观察到了Shubnikov-da HaSS振荡的双周期行为.表明异质结的三角势阱中有两个子带被电子占据.通过电子子带占据时电子浓度分配的线形行为得到第二子带被占据的阈值浓度为7.2×1012cm-2.通过对不同样品量子散射时间和输运迁移率的研究,说明在1.5K下远程离化施主散射在量子散射时间中起主要作用.  相似文献

InAlN/AlN/GaN异质结中,名义上的AlN插入层实为Ga含量很高的AlGaN层, Al, Ga摩尔百分比决定了电子波函数与隧穿几率,因此影响与InAlN/AlGaN势垒层有关的散射机制.本文通过求解薛定谔-泊松方程与输运方程,研究了AlGaN层Al摩尔百分含量对InAlN组分不均匀导致的子带能级波动散射、导带波动散射以及合金无序散射三种散射机制的影响.结果显示:当Al含量由0增大到1,子带能级波动散射强度与合金无序散射强度先增大后减小,导带波动散射强度单调减小;在Al含量为0.1附近的小组分范围内,合金无序散射是限制迁移率的主要散射机制,该组分范围之外,子带能级波动散射是限制迁移率的主要散射机制;当Al摩尔百分含量超过0.52,三种散射机制共同限制的迁移率超过无插入层结构的迁移率, AlGaN层显示出对迁移率的提升作用.  相似文献

研究了在GaN缓冲层中插入40 nm厚高温AlN层的GaN外延层和AlGaN/GaN异质结材料, AlN插入层可以增加GaN层的面内压应力并提高AlGaN/GaN高电子迁移率晶体管(HEMTs)的电学特性. 在精确测量布拉格衍射角的基础上定量计算了压应力的大小. 增加的压应力一方面通过增强GaN层的压电极化电场, 提高了AlGaN/GaN异质结二维电子气(2DEG)面密度, 另一方面使AlGaN势垒层对2DEG面密度产生的两方面影响相互抵消. 同时, 这种AlN插入层的采用降低了GaN与AlGaN层之间的 关键词: 高温AlN插入层 AlGaN/GaN异质结 二维电子气 应力  相似文献

本文研究InGaN作为AlGaN/GaN插入层引起的电子输运性质的变化,考虑了AlGaN和InGaN势垒层的自发极化与压电极化对Al_xGa_(1–x)N/In_yGa_(1–y)N/GaN双异质结高电子迁移率晶体管中极化电荷面密度、二维电子气(2DEG)浓度的影响,理论分析了不同In摩尔组分下, InGaN厚度与界面粗糙度散射、随机偶极散射和极性光学声子散射之间的关系.计算结果表明:界面粗糙度散射和随机偶极散射对双异质结Al_xGa_(1–x)N/In_yGa_(1–y)N/GaN的电子输运性质有重要影响,极性光学声子散射对其影响最弱; 2DEG浓度、界面粗糙度散射、随机偶极散射和极性光学声子散射的强弱由InGaN势垒层厚度和In摩尔组分共同决定.  相似文献

在GaN/AlGaN/GaN倒置异质结光电二极管(IHP)中,存在于AlGaN/GaN异质结界面处强烈的极化效应对器件的紫外/太阳光(UV/Solar)选择比产生了重要的影响.将极化效应总的影响分为两部分:电偶极子和极化项,在建立的GaN/AlGaN/GaN结构IHP模型的基础上,对电偶极子 对器件UV/Solar选择比的影响进行了分析.分析结果表明,只有在考虑电偶极子的影响时, 光电探测器的UV/Solar选择比在103数量级左右,与实验结果符合较好.因此, 在IHP中必须考虑电偶极子的影响. 关键词: 紫外/太阳光选择比 太阳盲区探测器 极化 电偶极子  相似文献

Magneto-transport measurements have been carried out on a modulation-doped Al0.22Ga0.78N/GaN heterostructure in a temperature range between 1.5 and 25 K with a rather high carrier density, 1.1×1013 cm−2. Striking beating patterns in magnetoresistance vs magnetic field are observed in the vicinity of a special temperature. Theoretical simulation is performed and the comparison between numerical simulations and the experimental data reveals that the beating patterns are due to the interference of the magneto-intersubband scattering and the SdH oscillator of first subband.  相似文献

We consider a two-dimensional electron gas (2DEG) with the Rashba spin-orbit interaction (SOI) in the presence of a perpendicular magnetic field. We derive analytical expressions of the density of states (DOS) of a 2DEG with the Rashba SOI in the presence of a magnetic field by using the Green's function technique. The DOS allows us to obtain the analytical expressions of the magnetoconductivities for spin-up and spin-down electrons. The conductivities for spin-up and spin-down electrons oscillate with different frequencies and give rise to the beating patterns in the amplitude of the Shubnikov-de Haas (SdH) oscillations. We find a simple equation which determines the zero-field spin splitting energy if the magnetic field corresponding to any beat node is known from the experiment. Our analytical results reproduce well the experimentally observed non-periodic beating patterns, number of oscillations between two successive nodes and the measured zero-field spin splitting energy.  相似文献

The electronic and transport properties of monolayer and AB-stacked bilayer zigzag graphene nanoribbons subject to the influences of a magnetic field are investigated theoretically. We demonstrate that the magnetic confinement and the size effect affect the electronic properties competitively. In the limit of a strong magnetic field, the magnetic length is much smaller than the ribbon width, and the bulk electrons are confined solely by the magnetic potential. Their properties are independent of the width, and the Landau levels appear. On the other hand, the size effect dominates in the case of narrow ribbons. In addition, the dispersion relations rely sensitively on the interlayer interactions. Such interactions will modify the subband curvature, create additional band-edge states, change the subband spacing or the energy gap, and separate the partial flat bands. The band structures are symmetric or asymmetric about the Fermi energy for monolayer or bilayer nanoribbons, respectively. The chemical-potential-dependent electrical and thermal conductance exhibits a stepwise increase behaviour. The competition between the magnetic confinement and the size effect will also be reflected in the transport properties. The features of the conductance are found to be strongly dependent on the field strength, number of layers, interlayer interactions, and temperature.  相似文献

本文在有效质量近似下,通过自洽地求解薛定鄂方程及泊松方程计算了在温度T=273 K,磁感应强度B=25 T,Si均匀掺杂的GaAs/AlGaAs量子阱系统的电子态结构.研究了温度与外磁场对子带能量,本征包络函数,自洽势,电子密度分布,及费米能量的影响.发现在给定磁感应强度B=fi0下,随温度升高子带能量单调增加,费米能量单调递减,自洽势的势阱变深变陡,电子密度分布变宽,峰值降低;在给定温度下,随磁感应强度的增加子带能量及费米能量单调递增,自洽势阱变浅变宽,电子密度分布变窄,峰值升高.  相似文献

In the present article we report the dynamics of electronic spin–subbands, as well as subband–subband, hybrid entanglements in a two-dimensional anisotropic quantum dot. The dot is under the influence of Rashba effect and an external magnetic field. To study the hybrid entanglements, we partition the system into two categories in which either spatial degrees of freedom, subbands, entangle with the spin or the subbands become entangled amongst themselves. For the first case we calculate the von Neumann entropy, while for the latter the negativity is calculated. Our calculations show that for both cases information is periodically distributed between the corresponding subspaces. Effects of Rashba parameter and magnetic field on the characteristics of such oscillatory behavior are also discussed. For spin–subband entanglement the oscillations include dips, surrounded by plateaus of maximal entanglement. The subband–subband entanglement shows vanishingly small plateaus. The duration of plateaus is controlled by Rashba coupling and the external field.  相似文献

The effect of Dresselhauss spin-orbit coupling on transport and thermodynamic properties of a non-interacting two-dimensional electron gas (2DEG) is investigated. The Hamiltonian used also includes a tilted magnetic field and a Rashba spin-orbit interaction. The Dresselhauss spin-orbit interaction, likewise the Rashba spin-orbit interaction, introduces a beating pattern in the conductivity tensor and in the magnetization along the field direction. A method to estimate the contribution of the Rashba and Dresselhauss interactions to the beating pattern is given using the periodicity of the beating patterns.  相似文献

In this study the authors use the negativity to study the entanglement of electronic spin and thermally induced subband states inside a quasi-one-dimensional Rashba nanowire (of width in the order of 100 nm), to which a perpendicular uniform magnetic field is applied. To be clearer, it is assumed that the nanowire is held at a temperature T, so that all subband excitations, with definite probabilities, are present. The partially transposed density matrix is shown to be block-diagonal whose eigenvalues are readily obtained. It is shown that at least one of the eigenvalues is always negative, so that the system of electronic spin and subbands inside a Rashba nanowire is never separable. Moreover, it is shown that the negativity, at certain temperatures, exhibits maxima. The temperatures at which the entanglement is maximal strongly depend on the magnetic field. The authors further present graphs of negativity, as functions of temperature, for different magnetic fields, indicating how this agent may be used to control the spin-subband entanglement.  相似文献
