Numerical simulation using the finite differential method was carried out to analyze the diffusion of an impulse sample in the micro-channel driven by electroosmosis. The results show that the electrical field strength applied externally and the concentration of buffer solution play a significant role in the diffusion of sample, however, hydraulic diameter and aspect ratio of height to width of channel play a small role in it. Weakening the electrical field strength applied externally and the concentration of buffer solution properly can prevent the sample band from broadening effectively, and promote the efficiency of testing and separation as well as keep a faster speed of transport. In this paper, we present a two-dimensional (2D) fully analytical model with consideration of polarization effect for the channel potential and electric field distributions of the gate field-plated high electron mobility transistor (FP-HEMT) on the basis of 2D Poisson's solution. The dependences of the channel potential and electric field distributions on drain bias, polarization charge density, FP structure parameters, A1GaN/GaN material parameters, etc. are investigated. A simple and convenient approach to designing high breakdown voltage FP-HEMTs is also proposed. The validity of this model is demonstrated by comparison with the numerical simulations with Silvaco-Atlas. The method in this paper can be extended to the development of other analytical models for different device structures, such as MIS-HEMTs, multiple-FP HETMs, slant-FP HEMTs, etc. 相似文献

In the absorption chamber of a high-energy laser energy meter, water is directly used as an absorbing medium and the interaction of the high-power laser and the water flow can produce a variety of physical phenomena such as phase transitions. The unit difference method is adopted to deduce the phase transition model for water flow irradiated by a high-energy laser. In addition, the model is simulated and verified through experiments. Among them, the experimental verification uses the photographic method, shooting the distribution and the form of the air mass of water flow in different operating conditions, which are compared with the simulation results. The research shows that it is achievable to reduce the intensity of the phase transition by increasing the water flow, reducing the power intensity of the beam, shortening the distance the beam covers, reducing the initial water temperature or adopting a shorter wavelength laser. The study's results will provide the reference for the design of a water-direct-absorption-type high-energy laser energy meter as well as an analysis of the interaction processes of other similar high-power lasers and water flow. 相似文献
