We investigate the interface phonon assisted transition in GaAs/AlGaAs quantum cascade lasers (QCLs) by using the transfer matrix method based on the dieIectric continuum model. EIectron eigenvalues and eigenstates are calculated by solving Schroedinger equation and the Poisson equation self-consistently. The AlAs-like and upper GaAs-like interface phonon modes contribute most of the scattering rate. Interface phonon modes couple strongly with electrons at E2, and the magnitude of scattering rate between E2 and E1 is much larger than that between E3 and El, which is helpful for the laser inversion between E3 and E2. The calculation can be easily applied to the design and simulation of QCLs. 相似文献

建立生物质鼓泡流化床气化过程的动力学三维数理模型,气相采用k-ε湍流模型,固相采用基于颗粒动理学理论封闭模型,并自编化学反应子模型。研究了气化炉内固相体积分数、各相的速度以及气化产物的组分的分布,并预测了水蒸气与生物质质量比(S/B)对气化的影响。在鼓泡床的下段固相和气相的速度均呈现振荡变化,特别是在床高H=0.18 m处,由于物料的加入,两相速度在此附近有较大的振荡。在接近鼓泡床床层表面,固相的速度达到了最大。随S/B的增加CO、H_2的摩尔分数增加,CO_2、CH4的摩尔分数减少,在S/B=3.4时,各气体的摩尔分数趋于稳定。 相似文献

An attenuation length measurement device was constructed using an oscilloscope and LabVIEW for signal acquisition and processing. The performance of the device has been tested in a variety of ways. The test results show that the set-up has a good stability and high precision (sigma/mean reached 0.4 percent). Besides, the accuracy of the measurement system will decrease by about 17 percent if a filter is used. The attenuation length of a gadolinium-loaded liquid scintillator (Gd-LS) was measured as 15.10±0.35 m where Gd-LS was heavily used in the Daya Bay Neutrino Experiment. In addition, one method based on the Beer-Lambert law was proposed to investigate the reliability of the measurement device, the R-square reached 0.9995. Moreover, three purification methods for Linear Alkyl Benzene (LAB) production were compared in the experiment. 相似文献

The Daya Bay Reactor Antineutrino Experiment is designed to determine the as yet unknown neutrino mixing angle, θ13, by measuring the disappearance of electron antineutrinos from several nuclear reactor cores. The projected sensitivity in sin2(2θ13) of better than 0.01 at a 90% CL should be achieved after three years of data-taking. Antineutrinos emitted from spent nuclear fuel (SNF) distort the soft part of the energy spectrum. In this article, a calculation of the antineutrino spectra from the long-life isotopes in SNF is performed. A non-equilibrium generation of long half-life isotopes during the running time of the reactor is also analyzed. Finally, we show that the antineutrino event rate contribution from SNF, which has been stored in the SNF pool for several years, may be non-negligible. 相似文献

室温下采用640nm的飞秒脉冲激光泵浦ZnO纳米针得到双光子诱导的光致发光谱。结合单光子下的研究结果,实验分析了双光子泵浦下样品随着受激能量增强产生的三种紫外发射行为并归结为自由激子自发辐射,激子-激子散射和电子空穴等离子体复合。双光子泵浦下ZnO纳米针的受激阈值是4.82GW/cm2,远小于其他ZnO微纳材料的双光子阈值(TW/cm2)。结果表明:这种新型的ZnO纳米针结构能更有效地产生双光子激射,这在纳米激光器方面将会有很大的应用前景。 相似文献

We have performed the calculation of resonant-phonon transition in a terahertz quantum cascade laser. The electron wavefunctions and energy levels are obtained by solving the Schroedinger and Poisson equations selfconsistently. The scattering rates of the confined, interface, and bulk phonons are calculated by using the Fermi golden rule. It has been shown that the confined phonon scattering is comparable to the interface phonon scattering and should be taken into consideration in the calculation. 相似文献
