采用低压金属有机化合物气相沉积法(LP-MOCVD)生长并制作了1.6—1.7μm大应变InGaAs/InGaAsP分布反馈激光器.采用应变缓冲层技术,得到质量良好的大应变InGaAs/InP体材料.器件采用了4个大应变的量子阱,加入了载流子阻挡层改善器件的温度特性.1.66μm和1.74μm未镀膜的3μm脊型波导器件阈值电流低(小于15mA),输出功率高(100mA时大于14mW).从10—40℃,1.74μm激光器的特征温度T0=57K,和1.55μm InGaAsP分布反馈激光器的特征温度相当.

Cluster ions have been recognized as a superb primary species in time of flight secondary ion mass spectroscopy (ToF-SIMS) compared with monatomic primary ions, as they significantly enhance the secondary ion yields from bulk samples. Self-assembled monolayers provide an important system for studying the fundamental mechanism involved in the yield enhancement.We used a gold cluster ion source to analyze a new type of self-assembled monolayer: a fluorocarbon-grafted polyethylene terephthalate. In addition to the structure details, which helped to understand the grafting mechanism, ToF-SIMS analysis revealed that fluorocarbon secondary ion yield enhancements by cluster ions were due to the enhanced sputter efficiency. A larger information depth may also be expected from the enhancement. Both mathematical definitions of damage cross-section and disappearance cross-section were revisited under a new context. Another cross-section parameter, sputter cross-section, was introduced to differentiate the beam induced sputter process from damage process. 相似文献

An intense comb-shaped Raman spectra were obtained from a two-dimensional nonlinear x(2) photonic crystal - a hexagonally poled LiTaO3 crystal with lattice parameter 9 micros. The lowest Raman shift was down to 2 cm^-1 and the order of anti-stokes and stokes signals both achieved 11. The novel Raman spectra were mediated first by intense phonon-polariton fields, which were driven through the quasi-phase-matched coupling between the incident dual-beam both from an optical parametric oscillation laser, and further amplified greatly also by such quasi-phasematched nonlinear optical process. The dependence of the Raman spectra character on the wavelength and intensity of incident beams were studied in detail, which accordingly revealed information of the inelastic scattering and the elementary excitation in the nonlinear medium. These results on the other hand suggest technological importance for developing a novel Raman laser with the multi-wavelength output and a tunable frequency interval and for possible applications in quantum optics. 相似文献

The degenerate parametric oscillator (DPO) is analyzed with the nonlinear material treated quantum mechanically. The source of squeezing in the DPO is the same as in the two-photon correlated-spontaneous-emission laser (CEL) — the level coherence. In this sense, they are similar. This paper reports the measurement of magnetic properties of the soft magnetic composite material SOMALOYTM 500 in a square sample under different patterns of flux density with 2D magnetic excitations. The test system, principle of measurement, magnetic power loss calculation, and methods of correction for misalignment of H surface sensing coils are presented. The experimental results show that although nominally isotropic, the SOMALOYTM 500 sample exhibits some anisotropy. The results are useful in the design and performance analysis of rotating electrical machines. 相似文献
