采用射频反应磁控溅射法用高纯石墨作靶、三氟甲烷(CHF3)和氩气(Ar)作源气体制 备了氟化类金刚石(FDLC)薄膜,通过XPS光谱结合拉曼光谱、红外透射光谱和紫外 可见光光谱研究了源气体流量比等工艺条件对薄膜中键结构、sp2/sp3杂化比以及光学带隙等性能的影响.结果表明在低功率(60W)、高气压(2.0Pa)和适当的流量比(Ar/CHF3=2∶ 1)下利用射频反应磁控溅射法可制备出氟含量高且具有较宽光学带隙和超低介电常数的FDLC薄膜. 关键词: 反应磁控溅射 氟化类金刚石薄膜 红外透射光谱 XPS光谱  相似文献

用紫外可见光透射光谱(UV-VIS)并结合键结构的X射线光电子能谱(XPS)和红外谱(FTIR)分析,研究了电子回旋共振等离子体增强化学气相沉积法制备的氟化非晶碳薄膜的光吸收和光学带隙性质.在微波功率为140—700W、源气体CHF3∶C6H6比例为1∶1—10∶1条件下沉积的薄膜,光学带隙在1.76—2.85eV之间.薄膜中氟的引入对吸收边和光学带隙产生较大的影响,吸收边随氟含量的提高而增大,光学带隙则主要取决于CF键的含量,是由于强电负 关键词: 氟化非晶碳薄膜 光吸收与光学带隙 电子回旋共振等离子体  相似文献

采用磁控溅射法制备了Ge20Sb15Se65薄膜, 研究热处理温度(150—400 ℃)对薄膜光学特性的影响. 通过分光光度计、X射线衍射仪、显微拉曼光谱仪对热处理前后薄膜样品 的光学特性和微观结构进行了表征, 并根据Swanepoel方法以及Tauc公式分别计算了薄膜折射率色散曲线和光学带隙等参数. 结果表明当退火温度(Ta)小于薄膜的玻璃转化温度(Tg)时,薄膜的光学带隙(Egopt)随着退火温度的增加由1.845 eV上升至1.932 eV, 而折射率由2.61降至2.54; 当退火温度大于薄膜的玻璃转化温度时,薄膜的光学带隙随退火温度的增加由1.932 eV降至1.822 eV, 折射率则由2.54增至2.71. 最后利用Mott和Davis提出的非晶材料由非晶到晶态的结构转变模型对结果进行了解释, 并通过薄膜XRD和Raman光谱进一步验证了结构变化是薄膜热致变化的重要原因. 关键词: 20Sb15Se65薄膜')" href="#">Ge20Sb15Se65薄膜 热处理 光学带隙 折射率  相似文献

利用脉冲激光沉积技术在非晶石英衬底上制备了立方结构MgZnO薄膜,研究了在不同Ar/O2气压比例条件下,立方结构MgZnO薄膜的生长取向、光学带隙和Mg/Zn含量比例的变化规律。当固定氧气分压为2 Pa、通过注入惰性的Ar气使生长气压从2 Pa升高到7 Pa时,MgZnO薄膜的生长取向由(200)向(111)转变。当生长气压从2 Pa升高到6 Pa时,MgZnO薄膜光学带隙变窄。而当生长气压从6 Pa升高到7 Pa时,MgZnO薄膜光学带隙反而变宽。通过XPS数据分析,不同生长气压下MgZnO薄膜光学带隙的变化规律与薄膜Mg/Zn含量比例的变化规律不一致,MgZnO薄膜中Mg和Zn与O的结合情况的变化对薄膜的光学带隙也有影响。  相似文献

以CF4,CH4和N2为源气体,采用射频等离子体增强化学气相沉积法,在不同射频功率下制备了含氮氟化类金刚石薄膜样品.原子力显微形貌显示,低功率下沉积样品表面致密均匀.拉曼及傅里叶变换红外光谱分析显示,随着射频功率的改变,薄膜的结构和组分也随之变化.紫外-可见光透射光谱证明薄膜具有紫外强吸收特性,通过计算得到其光学带隙在1.89—2.29 eV之间.结果表明,射频功率增加,薄膜内sp2C含量增加,或者说C=C交联相对浓度增加、F的相对浓度降低,导致薄膜内π-π*带边态密度增大,光学带隙减小. 关键词: 含氮氟化类金刚石薄膜 射频功率 光学带隙  相似文献

采用射频磁控溅射技术制备了Ge,Nb共掺杂的锐钛矿结构TiO2薄膜,详细探讨了薄膜的结构、电阻率及光学带隙等性质随Ge,Nb掺杂量、溅射功率和热处理温度等参数的变化,发现Ge,Nb共掺杂可以同时调节TiO2薄膜的光学带隙和电阻率.体积分数约为6%Nb和20%Ge的共掺杂TiO2薄膜电阻率由104Ω/cm减小至10-1Ω/cm,光学带隙由3.2 eV减小至1.9 eV.退火后掺杂TiO2薄膜不仅显示更低的电阻率,还表现出更强的可见-红外光吸收.结果表明,改变Ge,Nb的掺杂量和退火条件能够制备出电阻率和带隙都可调的TiO2薄膜.  相似文献

在不同的氮分压r(r=N2/[N2+Ar])和射频功率P下,使用反应射频磁控溅射法,在玻璃基片上制备了氮化铜薄膜样品.用台阶仪测得了薄膜的厚度,用原子力显微镜、X射线衍射仪、紫外-可见光谱仪对薄膜的表面形貌、结构及光学性质进行了表征分析.结果表明,薄膜的沉积速率随Pr的增加而增大.薄膜表面致密均匀,晶粒尺寸为30nm左右.随着r的增加,薄膜颗粒增大,且薄膜由(111)晶面转向(100)晶面择优生长.薄膜的光学带隙Eg在1.47—1.82eV之间,随r的增加而增大. 关键词: 氮化铜薄膜 反应射频磁控溅射 晶体结构 光学带隙  相似文献

三维面心立方结构的固有的高对称性使其只具备非完全光子带隙,而非晶结构可降低对称性导致准完全光子带隙的出现.实验结果表明非晶胶状晶体具有准完全光子带隙.非晶胶状光子晶体中的光子带隙的禁带宽度与波长均不随光入射到样品池的角度的变化而明显变化.其禁带宽度比SiO2小球面心单晶的禁带宽度宽得多 关键词: 光子带隙 非晶 光谱  相似文献

在氧化硅上生长纳米硅晶,保持氧化硅的直接带隙结构,降低其能带带隙,以用于发光和光伏。采用基于密度泛函理论的第一性原理研究了块体α-方石英、薄膜α-方石英、Si/SiO2界面的电子态结构和Si/SiO2界面的光学性质。结果显示,其均为直接带隙半导体,当薄膜α-方石英厚度和Si/SiO2界面氧化硅层厚度逐渐减小时,能带带隙均逐渐变大,表现出明显的量子限制效应。光学性质计算结果表明:Si/SiO2界面虚部介电峰和吸收峰的峰值随氧化硅层厚度降低而显著升高,且峰位向高能量方向蓝移。使用脉冲激光沉积制备了氧化硅上硅晶薄膜,测量了Si/SiO2界面样品的PL光谱,在670 nm处存在一个强的发光峰,在波长超过830 nm后,Si/SiO2界面样品的发光强度不断升高。因此,可以通过控制Si/SiO2界面氧化硅层厚度有效地调控Si/SiO2界面的电子态结构和光学性质,引进边缘电子态,调控其带隙进入1~2 eV区间,获取硅基发光材料...  相似文献

以CF4和C6H6的混合气体作为气源,在微波电子回旋共振化学气相沉积(ECRCVD)装置中制备了氟化非晶碳薄膜(aC:F),并在N2气氛中作了退火处理以考察其热稳定性.通过傅里叶变换红外吸收谱和紫外可见光谱获得了薄膜中CC双键的相对含量和光学带隙,发现膜中CC键含量与光学带隙之间存在着密切的关联,在高微波功率下沉积的氟化非晶碳膜具有低的光学带隙和较好的热稳定性. 关键词: 氟化非晶碳膜 光学带隙 退火温度 热稳定性  相似文献

Amorphous gallium nitride (a-GaN) thin films were deposited on glass substrate by electron beam evaporation technique at room temperature and high vacuum using N 2 as carrier gas. The structural properties of the films was studied by X-ray diffraction (XRD) and scanning electron microscope (SEM). It was clear from XRD spectra and SEM study that the GaN thin films were amorphous. The absorbance, transmittance and reflectance spectra of these films were measured in the wavelength range of 300–2200 nm. The absorption coefficient spectral analysis in the sharp absorption region revealed a direct band gap of E g = 3:1 eV. The data analysis allowed the determination of the dispersive optical parameters by calculating the refractive index. The oscillator energy E 0 and the dispersion energy E d, which is a measure of the average strength of inter-band optical transition or the oscillator strength, were determined. Electrical conductivity of a-GaN was measured in a different range of temperatures. Then, activation energy of a-GaN thin films was calculated which equalled E a = 0:434 eV.  相似文献

Thin films of SnO2 were deposited by RF-magnetron sputtering on quartz substrates at room temperature in an environment of Ar and O2. The XRD pattern shows amorphous nature of the as-deposited films. The optical properties were studied using the reflectance and transmittance spectra. The estimated optical band gap (Eg) values increase from 4.15 to 4.3 eV as the Ar gas content decreases in the process gas environment. The refractive index exhibits an oscillatory behavior that is strongly dependent on the sputtering gas environment. The Urbach energy is found to decrease with increase in band gap. The band gap is found to decrease on annealing the film. The role of oxygen defects is explored in explaining the variation of optical parameters.  相似文献

Undoped, Be-doped and Si-doped polycrystalline GaN films were deposited by R.F. sputtering onto fused silica substrates. The films were deposited at various deposition temperatures ranging from 300 K to 623 K and characterized by optical measurements while the microstructural information was obtained from SEM and XRD studies. The compositional study for the GaN film was carried out using SIMS. Residual stresses in these films were evaluated from the band tail of the absorption spectra as well as from direct measurements of hardness by commercially available depth sensing indentometer. It was observed that undoped GaN films had the highest hardness followed by that for Be-doped and Si-doped films. The values of hardness obtained form the above optical measurement tallied quite well with those obtained from direct indentation measurement.  相似文献

Indium-doped ZnO thin films are deposited on quartz glass slides by RF magnetron sputtering at ambient temper- ature. The as-deposited films are annealed at different temperatures from 400 C to 800 C in air for 1 h. Transmittance spectra are used to determine the optical parameters and the thicknesses of the films before and after annealing using a nonlinear programming method, and the effects of the annealing temperatures on the optical parameters and the thickness are investigated. The optical band gap is determined from the absorption coefficient. The calculated results show that the film thickness and optical parameters both increase first and then decrease with increasing annealing temperature from 400 C to 800 C. The band gap of the as-deposited ZnO:In thin film is 3.28 eV, and it decreases to 3.17 eV after annealing at 400 C. Then the band gap increases from 3.17 eV to 3.23 eV with increasing annealing temperature from 400 C to 800 C.  相似文献

<正>Sodium beta-alumina(SBA) is deposited on AlGaN/GaN by using a co-deposition process with sodium and Al2O3 as the precursors.The X-ray diffraction(XRD) spectrum reveals that the deposited thin film is amorphous.The binding energy and composition of the deposited thin film,obtained from the X-ray photoelectron spectroscopy(XPS) measurement,are consistent with those of SBA.The dielectric constant of the SBA thin film is about 50.Each of the capacitance-voltage characteristics obtained at five different frequencies shows a high-quality interface between SBA and AlGaN.The interface trap density of metal-insulator-semiconductor high-electron-mobility transistor(MISHEMT) is measured to be(3.5~9.5)×1010 cm-2·eV-1 by the conductance method.The fixed charge density of SBA dielectric is on the order of 2.7×1012 cm-2.Compared with the AlGaN/GaN metal-semiconductor heterostructure high-electronmobility transistor(MESHEMT),the AlGaN/GaN MISHEMT usually has a threshold voltage that shifts negatively. However,the threshold voltage of the AlGaN/GaN MISHEMT using SBA as the gate dielectric shifts positively from—5.5 V to—3.5 V.From XPS results,the surface valence-band maximum(VBM-EF) of AlGaN is found to decrease from 2.56 eV to 2.25 eV after the SBA thin film deposition.The possible reasons why the threshold voltage of AlGaN/GaN MISHEMT with the SBA gate dielectric shifts positively are the influence of SBA on surface valence-band maximum (VBM-EF),the reduction of interface traps and the effects of sodium ions,and/or the fixed charges in SBA on the two-dimensional electron gas(2DEG).  相似文献

采用射频磁控溅射技术, 在不同温度下制备了N掺杂Cu2O薄膜.透射光谱分析发现, N掺杂导致Cu2O成为允许的带隙直接跃迁半导体, 并使Cu2O的光学禁带宽度增加.不同温度下沉积的薄膜光学禁带宽度Eg=2.52± 0.03 eV.第一性原理计算表明, N掺杂导致Cu2O的禁带宽度增加了约25%, 主要与价带顶下移和导带底上移有关, 与实验报道基本符合.N的2p电子态分布不同于O原子, 在价带顶附近具有较大的态密度是N掺杂Cu2O变成允许的带隙直接跃迁半导体的根本原因.  相似文献

The influence of H2 plasma treatment on the field emission properties of amorphous GaN (a-GaN) films is studied. It is found that the treatment makes little change to the surface morphology. The current density of the treated film decreases from 400 to 30 μA/cm2 at the applied field of about 30 V/μm. The treatment can reduce the defects in a-GaN films, and therefore the treatment results in the weakening of the tunneling emission of the a-GaN film at the high field region. The treatment also seems to change the conduction mechanism of the a-GaN film.  相似文献

Amorphous silicon carbide films are deposited by the plasma enhanced chemical vapour deposition technique,and optical emissions from the near-infrared to the visible are obtained.The optical band gap of the films increases from 1.91 eV to 2.92 eV by increasing the carbon content,and the photoluminescence(PL) peak shifts from 1.51 eV to 2.16 eV.The band tail state PL mechanism is confirmed by analysing the optical band gap,PL intensity,the Stocks shift of the PL,and the Urbach energy of the film.The PL decay times of the samples are in the nanosecond scale,and the dependence of the PL lifetime on the emission energy also supports that the optical emission is related to the radiative recombination in the band tail state.  相似文献
