Hydrogenated amorphous silicon oxide(a-SiOx:H) is an attractive passivation material to suppress epitaxial growth and reduce the parasitic absorption loss in silicon heterojunction(SHJ) solar cells. In this paper, a-SiOx:H layers on different orientated c-Si substrates are fabricated. An optimal effective lifetime(τ(eff)) of 4743 μs and corresponding implied opencircuit voltage(iV(oc)) of 724 mV are obtained on〈100〉-orientated c-Si wafers. While τ(eff) of 2429 μs and iVoc of 699 mV are achieved on 111-orientated substrate. The FTIR and XPS results indicate that the a-SiOx:H network consists of SiOx(Si-rich), Si–OH, Si–O–SiHx, SiO2 ≡ Si–Si, and O3 ≡ Si–Si. A passivation evolution mechanism is proposed to explain the different passivation results on different c-Si wafers. By modulating the a-SiOx:H layer, the planar silicon heterojunction solar cell can achieve an efficiency of 18.15%.  相似文献

Interacting Boson Model-2(IBM-2)is used to determine the Hamiltonian for Er nuclei.Fit values of parameters are used to construct the Hamiltonian,energy levels and electromagnetic transitions(B(E2),B(M1))multipole mixing ratios(δ(E2/M1))for some even-even Er nuclei and monopole transition probability are estimated.New ideas are used for counting bosons number at N=64 and results are compared with previous works.  相似文献

The magnetostriction, magnetization, and spin reorientation properties in Pr(Ga_xFe_(1-x))_(1.9) alloys have been investigated by high-precision x-ray diffraction(XRD) step scanning, magnetization, and Mo¨ssbauer spectra measurements. Ga substitution reduces the magnetostriction(λ_(||)) with magnetic field H ≥ 8 kOe(1 Oe = 1.33322×10~2 Pa), but it also increases the λ|| value when H ≤ 8 kOe at 5 K. Spin-reorientations(SR) are observed in all the alloys investigated, as determined by the step scanned XRD, Mo¨ssbauer spectra, and the abnormal temperature dependence of magnetization. An increase of the spin reorientation temperature(T_(SR)) due to Ga substitution is found in the phase diagram, which is different from the decrease one in many R(T_x Fe_(1-x))_(1.9)(T = Co, Al, Mn) alloys. The present work provides a method to control the easy magnetization direction(EMD) or T_(SR) for developing an anisotropic compensation system.  相似文献

An increase of the Nd~(3 ) doping concentration and an enhancement of the laser induced fluorescence in the single crystal of YAlO_3: (Lu~(3 ), Nd~(3 )) have been observed and are attributed to the size compensation effect. The low temperature (4.2K) fluorescence spectra indicate that the structure of the sharp lines arising from the radiative transitions of Nd~(3 ) ions is not changed by the existence of Lu~(3 ) ions, but the emission lines are inhomogeneously more broadened. Besides, it has been observed that the fluorescence due to the radiative transition from the Stark's sublevel R_2 of the metastable level ~4F_(3/2) to the sublevels Y_1 of the manifold ~4I_(11/2) decreases with decreasing temperature and the fluorescence arising from the transitions R_1→Y_1 is relatively increased. The experimental fact is qualitatively interpreted.  相似文献

The centrality dependence of transverse momentum spectra for identified hadrons at midrapidity in Au+Au collisions at √SNN=200GeV is systematically studied in a quark combination model.The pT spectra of π±,K±,P(p-)and A(A)in different centrality bins and the nuclear modification factors(Rcp)for these hadrons are calculated.The centrality dependence of the average collective transverse velocity(β(r)) for the hot and dense quark matter is obtained in Au+An collisions,and it is applied to a relative smaller Cu+Cu collision system.The centrality dependence of pT spectra and the Rcp for π0,K0/s and A in Cu+Cu collisions at √SNN=200 GeV are well described.The results show that(β(r))is only a function of the number of participants Npart and it is independent of the collision system.  相似文献

In this work, we mainly investigate the NH3 molecular multiphoton ionization process by using the photoelectron velocity map imaging technique. Under the condition of femtosecond laser(wavelength at 800 nm), the photoelectron images are detected. The channel switching and above-threshold ionization(ATI) effect are also confirmed. The kinetic energy spectrum(KES) and the photoelectron angular distributions(PADs) are obtained through the anti-Abel transformation from the original images, and then three ionization channels are confirmed successfully according to the Freeman resonance effect in a relatively low laser intensity region. In the excitation process, the intermediate resonance Rydberg states are C~(~(~1)) A _1(6 + 2 photons process), B~(~1) E(6 + 2 photons process) and C~(~1) A _1(7 + 2 photons process), respectively. At the same time, we also find that the photoelectron angular distributions are independent of laser intensity. In addition, the electrons produced by different processes interfere with each other and they can produce a spider-like structure. We also find ac-Stark movement according to the Stark-shift-induced resonance effect when the laser intensity is relatively high.  相似文献

A phase-controlled lower hybrid wave (LHW) multi-junction (MJ) coupler (3(rows)×(columns)× (subwaveguides)) has been developed in the HT-7 tokamak. Simulations show that it is more effective for driving plasma current than an ordinary phase-controlled LHW antenna (3(rows)×12(columns)) (traditional coupler). The plasma--wave coupling experiments show that the reflection coefficient (RC) is below 10%, implying that the MJ grill can launch the wave into the plasma effectively. The effect of power spectrum launched by the MJ coupler on RC indicates that an optimal condition is requisite for a better coupling in the lower hybrid current drive (LHCD) experiments. Studies indicate that the drive efficiency of the MJ antenna is higher than that of the traditional one, which is mainly ascribed to the discrepancy in impurity concentration, plasma temperature, and spectrum directivity. An improved confinement with an electron internal transport barrier is obtained by LHCD. The analysis shows that the modified negative (low) magnetic shear and the change of radial electric field profile due to LHCD are possible factors responsible for the eITB formation.  相似文献

We conduct a theoretical analysis of the massive and tunable Goos–H¨anchen(GH) shift on a polar crystal covered with periodical black phosphorus(BP)-patches in the THz range. The surface plasmon phonon polaritons(SPPPs), which are coupled by the surface phonon polaritons(SPh Ps) and surface plasmon polaritons(SPPs), can greatly increase GH shifts.Based on the in-plane anisotropy of BP, two typical metasurface models are designed and investigated. The problem of twist of a circular ring sector is considerd.A ring sector with circularcross section is under the action of two equal and opposite forces along the axis throughthe center of the ring.The forces produce the same torque in all cross sections of thering(see fig.).The forces are assumed to be large enough as to bring the entire crosssection into a plastic state.The equation of equilibrium in stresses to be satisfied isand the yield condition is assumed to be (τ_(rθ))~2+(τ_(θx))~2=K~2where K is a constant.The surface of the ring sector is free from traction.  相似文献

Image expansion plays a very important role in image analysis. Common methods of image expansion, such as the zero-order hold method, may generate a visual mosaic to the expanded image, linear and cubic spline interpolation may blur the image data at peripheral regions. Since infrared images have the characteristics of low contrast and low signal-to-noise ratio (SNR), the expanded images derived from common methods are not satisfactory. As shown in the analysis of the course from images with low resolution to those with high resolution, the expansion of image is found to be an ill-posed inverse problem. An image interpolation algorithm based on MAP estimation under Bayesian framework is proposed in this paper,which can effectively preserve the discontinuities in the original image. Experimental results demonstrate that the expanded images by this method are visually and quantitatively (analyzed by using the criteria of mean squared error (MSE) and mean absolute error (MAE)) superior to the images expanded by common methods of linear interpolation. Even in expansion of infrared images, this method can also give good results. An analysis about choosing regularization parameter α in this algorithm is given.  相似文献

Based on the Tersoff potential, molecular dynamics simulations have been performed to investigate the kinetic coefficients and growth velocities of Si(100),(110),(111), and(112) planes. The sequences of the kinetic coefficients and growth velocities are μ_((100)) μ_((110)) μ_((112)) μ_((111))and v_((100)) v_((110)) v_((112)) v_((111)), respectively, which are not consistent with the sequences of the interface energies, interplanar spacings, and melting points of the four planes. However,they agree well with the sequences of the distributions and diffusion coefficients of the melting atoms near the solid–liquid interfaces. It indicates that the atomic distributions and diffusion coefficients affected by the crystal orientations determine the anisotropic growth of silicon. The formation of stacking fault structure will further decrease the growth velocity of the Si(111) plane.  相似文献

Er ions are implanted into the Ga N thick films grown by hydride vapor phase epitaxy. The implantation energy is 200 ke V and the implantation doses are 1×10~(13),1 × 10~(14),1 × 10~(15),and 5×10~(15) atom∕cm~2,respectively. The effects of the implantation dose and annealing temperature on the Ga N band-edge luminescence are investigated. The cathodoluminescence spectra from 82 to 323 K are measured for 1×10~(15) atom∕cm~2-implanted Ga N annealed at 1100°C. Luminescence peaks at 356,362,376,390,and 414 nm are observed on the 82 K cathodoluminescence spectrum. When the temperature is increased to 150 K,the intensities of the 356 and 414 nm peaks are nearly unchanged and the 362,376,and 390 nm peaks disappear. The intensity ratio of 538 nm(~2H_(11∕2)→ ~4I/_(15∕2)) and 559 nm(~4S_(3∕2)→ ~4I_(15∕2)) is increased with the increase in temperature. <正>Revised September 2013 with numbers verified by representatives of the synchrotrons(contact C.-J.Lin,LBNL).For existing(future)neutrino beam lines the latest achieved(design)values are given.The main source of neutrinos at proton synchrotrons is from the decay of pions and kaons produced by protons striking a nuclear target.There are different schemes to focus the secondary particles to enhance neutrino flux and/or tune the neutrino energy profile.In wide-band beams(WBB),the neutrino parent mesons are focused over a wide momentum range to obtain maximum neutrino intensity.In narrow-band beams(NBB),the secondary particles are first momentum-selected to produce a monochromatic parent beam.Another approach to generate a narrow-band neutrino spectrum is to select neutrinos that are emitted off-axis relative to the momentum of the parent mesons.For a comprehensive review of the topic,including other historical neutrino beam lines,see the article by S.E.Kopp,"Accelerator-based neutrino  相似文献
