Silver nanoparticle thin films with different average particle diameters are grown on silicon substrates. Boron nitride thin films are then deposited on the silver nanoparticle interlayers by radio frequency (RF) magnetron sputtering. The boron nitride thin films are characterized by Fourier transform infrared spectra. The average particle diameters of silver nanoparticle thin films are 126.6, 78.4, and 178.8 nm. The results show that the sizes of the silver nanoparticles have effects on the intensities of infrared spectra of boron nitride thin films. An enhanced infrared absorption is detected for boron nitride thin film grown on silver nanoparticle thin film. This result is helpful to study the growth mechanism of boron nitride thin film.  相似文献

Studying the surface properties of cubic boron nitride (c-BN) thin films is very important to making it clear that its formation mechanism and application. In this paper, c-BN thin films were deposited on Si substrates by radio frequency sputter. The influence of working gas pressure on the formation of cBN thin film was studied. The surface of c-BN films was analyzed by X-ray photoelectron spectroscopy (XPS), and the results showed that the surface of c-BN thin films contained C and O elements besides B and N. Value of N/B of c-BN thin films that contained cubic phase of boron nitride was very close to 1. The calculation based on XPS showed that the thickness of hexagonal boron nitride (h-BN) on the surface of c-BN films is approximately 0.8 nm.  相似文献

用磁控溅射法制备六角氮化硼薄膜,在衬底温度、衬底偏压、工作气压等条件一定的情况下改变工作气体(氮气+氩气)中氮气的比例,以制备高质量的六角氮化硼薄膜,薄膜以红外吸收光谱标识。实验结果表明,工作气体中氮气的比例对制得的六角氮化硼薄膜有很大影响,在氮气比例为20%时得到理想的六角氮化硼薄膜。  相似文献

较系统地研究了不同衬底材料对制备氮化硼薄膜的影响。用热丝增强射频等离子体CVD法,以NH3,B2H6和H2为反应气体,在Si,Ni,Co和不锈钢等衬底材料上,成功生长出高质量的立方氮化硼薄膜,还用13.56MHz的射频溅射系统将c-BN薄膜沉积在Si衬底上,靶材为h-BN(纯度为99.99%),溅射气体为氩气和氮气的混合气体,所得到的氮化硼薄膜中立方相含量高于90%,用X射线衍射谱和傅里叶变换红谱对样品进行了分析表明,衬底材料与c-BN的晶格匹配情况,对于CVD生长立方氮化硼薄膜影响很大,而对溅射生长立方氮化硼薄膜影响不大。  相似文献

Laser ionization mass spectrometry (LIMS) was applied to the investigation of the composition of laser plasmas of three different boron nitride modifications (hexagonal -boron nitride with graphite structure, cubic -boron nitride with diamond structure and hexagonal -boron nitride resembling the wurtzite type). Thin films in the 10 nm range were produced in the ion source of the laser mass spectrograph by laser-induced plasma deposition. So we could carry out the plasma diagnostic and the preparation of thin films under the same condition. The cluster distribution in laser plasma is independent of the structure of the BN target. An explanation of laser-induced plasma deposition of boron nitride from the results of mass spectrometric analysis of laser plasmas and of the analysis of deposited thin films (TEM, EELS) was derived.  相似文献

In this work, Er-doped aluminum nitride(AlN), Pr-doped AlN, and Er, Pr co-doped AlN thin films were prepared by ion implantation. After annealing, the luminescence properties were investigated by cathodoluminescence. Some new and interesting phenomena were observed. The peak at 480 nm was observed only for Er-doped AlN. However, for Er, Pr co-doped AlN, it disappeared. At the same time, a new peak at 494 nm was observed,although it was not observed for Er-doped AlN or Pr-doped AlN before. Therefore, the energy transfer mechanism between Er~(3+)and Pr~(3+)in AlN thin films was investigated in detail. Through optimizing the dose ratio of Er~(3+)with respect to Pr~(3+), white light emission with an International Commission on Illumination chromaticity coordinate(0.332, 0.332) was obtained. This work may provide a new strategy for realizing white light emission based on nitride semiconductors.  相似文献

The stress-strain state in thin structured gallium nitride films on sapphire substrates containing open pores has been simulated. The results have been obtained by the finite element method in the commercial program complex. The stress intensity factor K I has been calculated for the model considering a crack at the GaN/sapphire interface near an open pore. Based on the calculations of elastic fields, the redistribution of stresses by a structure with an ordered array of open pores in gallium nitride films has been estimated.  相似文献

在基底与靶材之间放置磁性强弱不同的永久磁铁来研究外加磁 场对磁控溅射制备氮化硅陷光薄膜的影响. 通过X射线衍射、原子力显微镜 (AFM) 以及紫外分光光度计分别测试了外加磁场前后所制备薄膜的组织结构、表面形貌和光学性能. 结果表明, 外加磁场后, 氮化硅薄膜依然呈现非晶结构; 但是表面形貌发生明显改变, 中心磁场1.50 T下, 薄膜表面为特殊锥状尖峰结构"类金字塔"的突起, 而且这些突起颗粒垂直于基底表面; 在 可见光及近红外范围内, 中心磁场1.50 T 下的薄膜样品平均透射率最大, 平均透射率达到90% 以上, 比未加磁场的样品提高了近1 倍, 具有很好的陷光特性. 关键词: 外加磁场 磁控溅射 氮化硅薄膜 陷光效应  相似文献

采用磁控溅射方法在载波片和Al基片上制备了氮化钛薄膜;通过改变N2流量来改变薄膜中N/Ti原子比例。采用分光光度计和扫描隧道显微镜测试手段对氮化钛薄膜光学性能随N2流量变化的规律进行了研究。薄膜反射率光谱和扫描隧道图谱分析表明,氮化钛薄膜主要遵循自由载流子光吸收机制,随着N含量的增加,溥膜中的自由电子数目不断减少,等离子体频率逐渐红移,反射率降低,薄膜颜色发生变化。从薄膜扫描隧道谱(STS)可知,TiN薄膜表现出类似金属的光学性能,并且其禁带宽度Eg=1.64eV。  相似文献

A 2.3 kJ Mather type pulsed plasma focus device was used for the synthesis of a TiN/a-Si3N4 thin film at room temperature. The film was characterized using X-ray diffraction (XRD), X-ray photoelectron spectroscopy (XPS), scanning electron microscopy (SEM), and atomic force microscopy (AFM). The XRD pattern confirms the growth of polycrystalline TiN thin film. The XPS results indicate that the synthesized film is non-stoichiometric and contains titanium nitride, silicon nitride, and a phase of silicon oxy-nitride. The SEM and AFM results reveal that the surface of the synthesized film is quite smooth with 0.59 nm roughness (root-mean-square).  相似文献

采用射频等离子体增强化学气相沉积技术,以N2和SiH4作为反应气体,在P型硅基片上进行SiNx薄膜的沉积.使用椭偏仪对薄膜厚度和光学常量进行了测量, 用傅里叶变换红外光谱仪对SiNx薄膜的化学键合结构进行了分析.研究了基片温度、射频功率以及N2和SiH4的气体流量比率等实验工艺参量对薄膜沉积速率和光学常量的影响.结果表明,射频等离子体增强化学气相沉积技术沉积的SiNx薄膜是低含氢量的SiNx薄膜,折射率在1.65~2.15之间,消光系数k在0.2~0.007之间,当SiNx薄膜为富氮时k≤0.01,最高沉积速率高达6.0 nm/min,N2和SiH4气体流量比率等于10是富硅和富氮SiNx薄膜的分界点.  相似文献

用X射线衍射技术、红外吸收光谱、扫描电子显微镜、X射线光电子能谱对热丝辅助射频等离子体化学汽相沉积法制备的立方氮化硼(c-BN)薄膜的生长特性和粘附性进行了研究.改变生长条件,在Si、不锈钢和Ni衬底上沉积c-BN薄膜,进而研究了c-BN薄膜的质量和生长条件与衬底之间的关系.实验发现,Ni衬底上生长的薄膜c-BN含量较高,且粘附性好.当Si衬底上溅射一层Ni过渡层,再生长c-BN薄膜,薄膜中c-BN含量提高,与Si衬底的粘附性也显著增强. 关键词:  相似文献

The dependence of iron nitride formation and phase transformations on the thickness of the nitrogen implanted Fe layers is investigated. The iron nitrides formation in N-implanted Fe-layers of various thickness (60–860 nm) implanted with 100 keV N2 + ions with doses ranging from 1×1017 to 4.5×1017 at. N/cm2 is studied by CEMS and supplemented by GXRD. It was found that nitride formation is strongly enhanced in thin Fe films as compared to thicker layers or the bulk samples. A given nitride phase is formed in thin (60, 130 nm) Fe layers at significantly lower N-doses and the transformation of the original Fe layer into iron nitrides is more complete than in the bulk -Fe. It is suggested that high stresses in thin Fe layers, revealed by the GXRD measurements, may enhance nitrides formation.  相似文献

In this work, we propose an alternative procedure to obtain the optical band gap and the thickness of amorphous carbon nitride thin films that requires only the measurement of the absorbance spectrum of the samples. The method is based on an absorbance spectrum fitting (ASF) procedure using the Tauc model, which is widely applied to the study of amorphous semiconductors. With the aim of evaluating the proposed method two sets of carbon nitride samples deposited on glass substrates were analyzed; one prepared by pulsed laser ablation (PLA) and the second by magnetron sputtering. The obtained results using different conventional methods were compared with the results of the ASF method and a good agreement between the values and the tendencies with the experimental conditions used to prepare the films were observed.  相似文献
