Investigation of active-region doping on InAs/GaSb long wave infrared detectors

The eight-band κ·p model is used to establish the energy band structure model of the type-II InAs/GaSb superlattice detectors with a cut-off wavelength of 10.5μm,and the best composition of M-structure in this type of device is calculated theoretically.In addition,we have also experimented on the devices designed with the best performance to investigate the effect of the active region p-type doping temperature on the quantum efficiency of the device.The results show that the modest active region doping temperature(Be:760℃)can improve the quantum efficiency of the device with the best performance,while excessive doping(Be:>760℃)is not conducive to improving the photo response.With the best designed structure and an appropriate doping concentration,a maximum quantum efficiency of 45% is achieved with a resistance-area product of 688?·cm^2,corresponding to a maximum detectivity of 7.35×10^11cm·Hz^1/2/W.     

一类参数未知混沌系统的追踪控制与参数辨识

针对一类参数未知的混沌系统,提出一种追踪控制方法,基于Lyapunov稳定性理论,设计了追踪控制器和参数自适应控制律,实现了混沌系统的追踪控制和未知参数的辨识.以统一混沌系统为例进行了数值模拟,结果表明了该方法的有效性. 关键词： 混沌系统 追踪控制 参数辨识     

THE METHOD OF THE RECIPROCAL THEOREM OF FORCED VIBRATION FOR THE ELASTIC THIN RECTANGULAR PLATES(Ⅲ)—CANTILEVER RECTANGULAR PLATES

In this paper,applying the method of the reciprocal theorem,we give the stationarysolutions of the forced vibration of cantilever rectangular plates under uniformly distributedharmonic load and concentrated harmonic load acting at any point of the plates,the figuresand tables of number value of bending moment and the deflection amplitudes as well.     

基于单驱动变量的混沌广义投影同步及在保密通信中的应用

基于单向耦合提出一种只需传递一个驱动变量实现混沌系统广义投影同步方法.通过改变广义投影同步的比例因子,获得任意比例于原驱动混沌系统输出的混沌信号.由于只需传递一个信号,比起已有的方法具有更高的实用价值,理论推导和数值仿真进一步表明了该方法的有效性.最后,基于统一混沌系统的广义投影同步,给出了一种安全性更好的混沌保密通信方案. 关键词： 混沌系统 单驱动变量 广义投影同步 统一混沌系统     

The symmetrical bending of an elastic circular plate supported atK internal points

This paper treats the symmetrical bending of a uniformly loaded circular plate supported at k internal points. The boundary displacement and slope are expanded in Fourier seriesr. The method proposed by [6] is applied. As both the governing differential equation and boundary conditions are satisfied exactly, we therefore obtain the analytic expression of the transverse deflectional equation of the circular plate. This is an easy and effective methed.     

Wet etching and passivation of GaSb-based very long wavelength infrared detectors

The etching and passivation processes of very long wavelength infrared (VLWIR) detector based on the InAs/GaSb/AlSb type-II superlattice have been studied. By studying the effect of each component in the citric acid solution (citric acid, phosphoric acid, hydrogen peroxide, deionized water), the best solution ratio is obtained. After comparing different passivation materials such as sulfide + SiO₂, Al₂O₃, Si₃N₄ and SU8, it is found that SU8 passivation can reduce the dark current of the device to a greater degree. Combining this wet etching and SU8 passivation, the R₀A of VLWIR detector with a mesa diameter of 500 μm is about 3.6 Ω ·cm² at 77 K.     

THE METHOD OF THE RECIPROCAL THEOREM OF FORCED VIBRATION FOR THE ELASTIC THIN RECTANGULAR PLATES(Ⅰ)—RECTANGULAR PLATES WITH FOUR CLAMPED EDGES AND WITH THREE CLAMPED EDGES

In this paper the method of the reciprocal theorem(MRT)is extended to solve thesteady state responses of rectangular plates under harmonic disturbing forces.A series ofthe closed solutions of rectangular plates with various boundary conditions are given andthe tables and figures which have practical value are provided.MRT is a simple,convement and general method for solving the steady state responsesof rectangular plates under vartous harmonic disturbing forces.The paper contains three parts:(Ⅰ)rectangular plates with four clamped edges andwith three clamped edges:(Ⅱ)rectangular.plates with two adjacent clamped edges:(Ⅲ)cantilever plates.We are going to publish them one after another.     

APPLICATION OF RECIPROCAL THEOREM FOR CALCULATING THE TRANSVERSE DISPLACEMENT EQUATIONS OF THE THIN ELASTIC CIRCULAR PLATES

On the basis of[1] and [2], this paper further extends the Reciprocal Theorem to the thin elastic circular plates and proposes a general convenient new method, which can easily solve the transverse displacement equations of the circular plates with various complex edges and loads.     

THE METHOD OF THE RECIPROCAL THEOREM OF FORCED VIBRATION FOR THE ELASTIC THIN RECTANGULAR PLATES(Ⅱ)—RECTANGULAR PLATES WITH TWO ADJACENT CLAMPED EDGES

In this paper,applying the method of reciprocal theorem,we give the distributions ofthe amplitude of bending moments along clamped edges and the amplitude of deflectionsalong free edges of rectangular plates with two adjacent clamped edges under harmonicdistributed and concentrated loads.     

不确定混沌系统的反同步与参数辨识

针对一类混沌系统,提出了一种系统的混沌反同步设计方案,基于该方案,设计一种自适应控制方法,实现了参数不确定系统的混沌反同步和未知参数的辨识.数值模拟结果表明了提出方法的有效性.
