对65 nm互补金属氧化物半导体工艺下不同尺寸的N型和P型金属氧化物半导体场效应晶体管(NMOSFET和PMOSFET)开展了不同偏置条件下电离总剂量辐照实验.结果表明:PMOSFET的电离辐射响应与器件结构和偏置条件均有很强的依赖性,而NMOSFET表现出较强的抗总剂量性能;在累积相同总剂量时,PMOSFET的辐照损伤远大于NMOSFET.结合理论分析和数值模拟给出了PMOSFET的辐射敏感位置及辐射损伤的物理机制.  相似文献

In recent years, substantial scientific attention has been focused on renewable energy resources, which utilize natural resources for the production of electrical energy. Chalcopyrite semiconductors are used as one of the alternatives, Cu(In,Ga)Se2 (CIGS) and CuInS2 (CIS) are used for the fabrication of solar cells. These materials possess various properties Viz. ideal band gap (1.5?eV), high optical absorption, low light degradation, high radiation resistance, etc., hence they are suitable in the fabrication of solar cells. In contrast to other chalcopyrates, CuInS2 is nontoxic, low-cost and easy to prepare by simple deposition techniques. Several impurities were doped to CuInS2 bulks, to control conduction and also to obtain low resistivity. In this context, the structural, morphological and optical properties are reported for cobalt-doped CuInS2 (CIS2) thin films prepared by electro-deposition technique at room temperature. In the present study, we have used different cobalt concentration in the range of 0–5?wt.%. Doping of cobalt does not lead to the formation of any secondary phase, either in the form of metallic clusters or impurity complexes. However, with increase in cobalt concentration a decrease in the optical band gap, from 2.10 to 1.53?eV, is observed. In addition, implantation of cobalt in the CIS2 gave changes in structural and surface properties of the thin films obtained. These thin films are also subjected to elemental analysis using EDAX.  相似文献

研究了利用乙二醇共浸渍方法制备高分散的二氧化硅负载钴催化剂,该催化剂有效地提高了乳酸乙酯的气相加氢反应活性。系统地考察了钴金属负载量、乙二醇与硝酸钴摩尔比、醇种类和焙烧温度等制备参数对四氧化三钴纳米粒子物性的影响。乙二醇与硝酸钴摩尔比和醇种类对二氧化硅负载的四氧化三钴纳米粒子大小有显著影响。与常规的浸渍方法相比较,共浸渍过程中的乙二醇增强了二价钴粒子和载体二氧化硅之间的相互作用力,从而引起金属钴分散度的提高以及四氧化三钴纳米粒子粒径从16 nm降到5 nm以下;金属钴的高分散与无定型硅酸钴的形成密切相关;同时显著地提高了乳酸乙酯的加氢活性,在反应条件下(2.5MPa、160 ℃和10%(w,质量分数)Co/SiO2)乳酸乙酯的转化率从69.5%提高到98.6%,1,2-丙二醇的选择性达到98.0%。利用X射线衍射(XRD)、透射电子显微镜(TEM)、X射线光电子能谱(XPS)、N2吸脱附实验、H2程序升温还原(H2-TPR)等表征手段对共浸渍制备的Co/SiO2催化剂结构和形貌进行了表征分析。  相似文献

ABSTRACT

The crystal structure modifications of BaTiO3 induced by cobalt doping were studied. The polycrystalline (1 ? x)BaTiO3 + xCo2O3 samples, with x ≤ 10 wt.%, were prepared by high temperature sintering conventional method. According to X-ray phase and structural characterization, performed by full-profile Rietveld refinement technique, all synthesized samples showed tetragonal symmetry perovskite structure with minor amount of parasitic phases. Pure single-phase composition has been detected only in the low level of doping BaTiO3. It was indicated that substitution of Co for the Ti sites in the (1 ? x)BaTiO3 + xCo2O3 series led to decrease of tetragonality (c/a) of the BaTiO3 perovskite structure. This effect almost vanished in the (1 ? x)BaTiO3 + xCo2O3 samples with nominal Co content higher than ~1 wt.%, in which precipitation of parasitic Co-containing phases CoO and Co2TiO4 has been observed. Based on the results, the solubility limit of Co in Ti sub-lattice in the (1 ? x)BaTiO3 + xCo2O3 series is estimated as x = 0.75 wt.%.  相似文献

O3‐NaFe1/2Co1/2O2 shows initial capacity of 160 mAh/g and an average operating voltage of 3.1 V (vs. Na) with good cyclability, and is a promising candidate of the cathode materials for sodium‐ion secondary batteries (SIBs). Here, we found that the cyclability of the slowly‐cooled sample is much worse than that of quenched one, even though the former sample keeps the O3‐type structure. The energy dispersive X‐ray spectroscopy (EDX) images suggest that the slow‐cooled sample (Nax Fe1–yCoy O2) is inhomogeneous in the Fe concentration (1 – y), perhaps triggered by the Na deficiency (1 – x). We ascribed the poor cyclability in the slowly‐cooled sample to the concentration inhomogeneity (Δy). 通过共沉淀法制得类球形锂离子电池正极材料LiNi1/3Co1/3Mn1/3O2,并用非水相共沉法对其进行CoAl2O4包覆得到LNCMO(x). 采用X射线衍射(XRD)、扫描电子显微术(SEM)和透射电子显微术(TEM)测试材料的结构和观察材料形貌. 结果表明,CoAl2O4在材料表面形成8 nm均匀包覆层,未改变主体材料的结构. 电化学性能测试表明,1%(by mass)CoAl2O4包覆量的LiNi1/3Co1/3Mn1/3O2材料(LNCMO(1))高充电电压(3.0 ~ 4.6 V,150 mA·g-1)100周期循环放电容量保持率为93.7%(无包覆LNCMO(0)保持率为74.4%);55 °C高温100周期循环容量保持率为77%(无包覆LNCMO(0)保持率17%). XRD和电感耦合等离子体原子发射光谱(ICP-AES)测试表明,CoAl2O4包覆的LNCMO(x)材料可有效地减缓材料中Mn离子在电解液的溶解,提高材料结构稳定性和热稳定性.  相似文献

采用密度泛函理论和周期平板模型相结合的方法针对Co(111)表面上乙醇脱氢反应的反应机理进行了细致的研究,同时,对反应过程中涉及到的各个物种在表面上不同吸附位(顶位(top),桥位(bridge),三重空穴位(fcc和hcp))的吸附模型进行了结构优化以及相关能量的计算,确定了各物种的最佳吸附位点.研究结果表明,CH3CH2OH在Co(111)表面的脱氢反应可具体描述为三条反应路径:反应路径I为CH3CH2OH逐步脱氢经由中间体CH3CHO,最终生成CH4和CO的反应;反应路径Ⅱ为CH3CH2OH脱氢产生的CH3CH2O基和CH3CHO相互作用通过CH3COOH分子最终生成CH4和CO2的反应;反应路径Ⅲ为CH3CH2O基和CH3CO基作用生成CH3COOC2H5的过程,其中,反应路径I为最优路径(CH3CH2OH→CH3CH2O→CH3CHO→CH3CO→CH3+CO→CH2→CH→CH4+CO+C+H),该反应路径中的CH3CH2O基脱氢生成CH3CHO为速控步骤,反应能垒为1.61 eV.  相似文献

随着合成化学的不断发展,开发高活性催化剂来活化一些惰性化学键或者惰性分子受到越来越多的关注。双核金属络合物作为一类特殊的催化剂展现出了不同于单核金属催化剂的催化活性。在双核过渡金属催化体系中,因两个金属中心存在协同作用而表现出了独特的催化活性。铁、钴、镍为第四周期第VIII族元素,也称为铁系元素。该类金属廉价易得且参与的催化反应种类繁多,近年来引起了人们的广泛关注。本综述重点介绍了近年来同核双金属铁系络合物的合成及其表征。同时,对相关同核铁、钴以及镍催化剂在均相催化体系中的应用也进行了详细的介绍和总结。  相似文献

采用溶胶-凝胶法和水热法(HTM)合成了Fe3O4@SiO2@TiO2-Co/rGO复合纳米粒子(磁性光催化剂),通过X射线衍射、扫描电子显微镜及其能量分散光谱和UV-vis漫反射光谱对产物进行了表征分析.研究了Co掺杂量、溶液pH值、亚甲基蓝(MB)溶液初始浓度以及干扰离子(例如Cl-、SO42-、CO32-)等因素对MB降解的影响,并对磁性光催化剂的可重复使用性进行了分析.正常实验条件下(pH=7,[MB]=10 mg/L,磁性光催化剂用量=0.1 g/50 mL),150 min内MB最大去除率达到98.24%.干扰离子影响MB降解次序为CO32- < Cl- < SO42-,磁性光催化剂重复使用7次MB光降解率仅下降7.07%,新型磁性光催化剂具有良好的MB降解性能和较高的重复使用性能.  相似文献

A novel pulse 18O-16O isotopic exchange (PIE) technique for measurement of the rate of oxygen surface exchange of oxide ion conductors was presented. The technique employs a continuous flow packed-bed micro-reactor loaded with the oxide powder. The isothermal response to an 18O-enriched pulse passing through the reactor, thereby maintaining chemical equilibrium, is measured by on-line mass spectrometry. Evaluation of the apparent exchange rate follows from the uptake of 18O by the oxide at given reactor residence time and surface area available for exchange. The developed PIE technique is rapid, simple and highly suitable for screening and systematic studies. No rapid heating/quenching steps are required to facilitate 18O tracer anneal or analysis, as in other commonly used techniques based upon oxygen isotopic exchange. Moreover, the relative distribution of the oxygen isotopologues 18O2, 16O18O, and 16O2 in the effluent pulse provides insight into the mechanism of the oxygen exchange reaction. The PIE technique has been demonstrated by measuring the exchange rate of selected oxides with enhanced oxide ionic conductivity in the range of 350?900 oC. Analysis of the experimental data in terms of a model with two consecutive, lumped steps for the isotopic exchange reaction shows that for mixed conductors Ba0.5Sr0.5Co0.8Fe0.2O3-δ(BSCF) and La2NiO4+δ the reaction is limited by the apparent rate of dissociative adsorption of O2 molecules at the oxide surface. For yttria-stabilized zirconia (YSZ), a change-over takes place, from rate-limitations by oxygen incorporation below ∽800 oC to rate-limitations by O2 dissociative adsorption above this temperature. Good agreement is obtained with exchange rates reported for these materials in literature.  相似文献
