采用高压射频等离子体增强化学气相沉积方法在非晶和微晶两种n型硅薄膜衬底上沉积了一系列不同厚度的本征微晶硅薄膜,研究了不同n型硅薄膜对本征微晶硅薄膜的表面形貌、晶化率和结晶取向等结构特性的影响.结果表明,本征微晶硅薄膜结构对n型掺杂层具有强烈的依赖作用,微晶n型掺杂层能够有效减少n/i界面非晶孵化层的厚度,改善本征微晶硅薄膜的纵向均匀性,进而提高微晶硅n-i-p太阳电池性能. 关键词: 孵化层 微晶硅薄膜 纵向均匀性 n-i-p太阳电池  相似文献

Self-assembled quantum dots capping with a GaAs/Gasb combined strain-reduced layer (CSRL) are grown by MBE. Their structural and optical properties are investigated by AFM and photoluminescence (PL). PL measurements have shown that stronger emission about 1.3μm can be obtained by Sb irradiation and capping QDs with 3 ML GaAs/2 ML GaSh CSRL at room temperature. The full width at half maximum (FWHM) of the PL spectrum is about 20.2 meV (19.9 meV) at room temperature (2OK), indicating that the QDs have high uniform, The result of FWHM is much better than the recently reported result, which is due to the fact that lower QD growth rate and growth interruption after the QDs deposition are adopted in our experiments.  相似文献

Temperature-dependent photoluminescence (PL) and time resolved photoluminescence (TRPL) are performed to study the PL characteristics and carrier transfer mechanism in asymmetric coupled InGaN/GaN multiple quantum wells (AS-QWs). Our results reveal that abnormal carrier tunnelling from the wide quantum well (WQW) to the narrow quantum well (NQW) is observed at temperature higher than about lOOK, while a normal carrier tunnelling from the NQW to the WQW is observed at temperature lower than 100 K. The reversible carrier tunnelling between the two Q Ws makes it possible to explore new types of temperature sensitive emission devices. It is shown that PL internal quantum efficiency (IQE) of the NQW is enhanced to about 46% due to the assistant of the abnormal carrier tunnelling.  相似文献

采用浸渍法引入不同含量的钠元素对Cu/SiO2催化剂进行了改性, 并对苯甲醛加氢合成无氯苯甲醇反应进行了研究. XRD, H2-TPR, BET, IR等表征分析结果表明: 经钠元素修饰后的催化剂并没有改变CuO的晶相结构, 但增强了活性组分和载体间的相互作用, 使CuO的还原温度得到提高; 催化剂表面的酸量和酸强度随钠元素修饰量的增加而显著降低; 钠的最佳负载量为1.0% (w), Na-Cu/SiO2催化剂能够有效抑制副产物甲苯的生成, 显著地提高产物苯甲醇的高温选择性.  相似文献

在阳极氧化铝(AAO)模板上电沉积催化剂,快速生长了定向纳米碳管,纳米碳管以顶部生长模式生长.采用了超声的方法来切短露头于AAO模板的纳米碳管,增加纳米碳管膜的定向性.结果显示随着超声时间的增加,纳米碳管的定向性增加.位于纳米碳管膜顶部的催化剂在碳管切短的同时被去除,得到了顶部开口的纳米碳管.解释了纳米碳管被超声切短的机理.  相似文献

ZnO-coated LiMn2O4 cathode materials were prepared by a combustion method using glucose as fuel. The phase structures, size of particles, morphology, and electrochemical performance of pristine and ZnO-coated LiMn2O4 powders are studied in detail by X-ray diffraction (XRD), scanning electron microscopy (SEM), transmission electron microscopy (TEM), cyclic voltammetry (CV), electrochemical impedance spectroscopy (EIS), galvanostatic charge-discharge test, and X-ray photoelectron spectroscopy (XPS). XRD patterns indicated that surface-modified ZnO have no obvious effect on the bulk structure of the LiMn2O4. TEM and XPS proved ZnO formation on the surface of the LiMn2O4 particles. Galvanostatic charge/discharge test and rate performance showed that the ZnO coating could improve the capacity and cycling performance of LiMn2O4. The 2 wt% ZnO-coated LiMn2O4 sample exhibited an initial discharge capacity of 112.8 mAh g?1 with a capacity retention of 84.1 % after 500 cycles at 0.5 C. Besides, a good rate capability at different current densities from 0.5 to 5.0 C can be acquired. CV and EIS measurements showed that the ZnO coating effectively reduced the impacts of polarization and charge transfer resistance upon cycling.  相似文献

运用催化气相沉积法及继之的纯化处理,获得了具有规整外型、中空及密集阵列的单壁三维结构碳纳米笼(carbon nanocages,CNCs)。尝试将其用于水体阳离子染料结晶紫(crystal violet,CV)的吸附去除,实验条件下其上CV的饱和吸附容量可达542.6 mg·g-1。进一步以十二烷基苯磺酸钠(sodium dodecyl benzene sulfonate,SDBS)对制得的CNCs表面进行亲水性改性,观察到了改性CNCs对CV吸附性能的明显提升,相同条件下其上CV的饱和吸附容量显著提升至748.5 mg·g-1。运用多种表征及测定,探明改性前后CNCs的组成和结构,并尝试与其吸附性能关联,在此基础上探明改性及促进机制,为进一步研发具有实用意义的污水处理技术提供有益参考。  相似文献

We present a design for a polarization insensitive metamaterial absorber at 9.5 GHz by utilizing properly arranged resonant unit cells with orthogonal polarization sensitivity. Full-wave electromagnetic simulation demonstrates nearly perfect microwave absorption, which has been verified by experimental measurement with a maximum absorption of about 92% for incident wave with different polarizations. Furthermore, we find such a metamaterial thin absorber could work for a wide incident angle ranging from 0° to 50°with absorption no less than 80° for both the transverse electric mode and transverse magnetic mode.  相似文献

A novel 18-nor-clerodane diterpenoid named sagitone (1) was isolated from the 95% ethanol extract of dry roots of Tinospora sagittata var. yunnanensis together with the five known diterpenoids columbin (2), palmatoside C (3), fibleucin (4), tinophylloloside (5) and epitinophylloloside (6). The structure of the new compound 1 was determined based on MS, IR, 1D and 2D NMR spectral data. The compounds 1-6 did not show significant cytotoxic activity against cancer cell lines K562 and HL-60.  相似文献
