Carbon-doped In2O3 thin films exhibiting ferromagnetism at room temperature were prepared on Si (100) substrates by the rf-magnetron co-sputtering technique. The effects of carbon concentration as well as oxygen atmosphere on the ferromagnetic property of the thin films were investigated. The saturated magnetizations of thin films varied from 1.23 to 4.86 emu/cm3 with different carbon concentrations. The ferromagnetic signal was found stronger in samples with higher oxygen vacancy concentrations. In addition, deposition temperature and different types of substrates also affect the ferromagnetic properties of carbon-doped In2O3 thin films. This may be related to the oxygen vacancies in the thin film system. The experiment suggests that oxygen vacancies play an important role in introducing ferromagnetism in thin films.  相似文献

We report on the reversible manipulation of room temperature ferromagnetism in Fe (5%) doped In2O3 polycrystalline magnetic semiconductor. The X-ray diffraction and photoemission measurements confirm that the Fe ions are well incorporated into the lattice, substituting the In3+ ions. The magnetization measurements show that the host In2O3 has a diamagnetic ground state, while it shows weak ferromagnetism at 300 K upon Fe doping. The as-prepared sample was then sequentially annealed in hydrogen, air, vacuum and finally in air. The ferromagnetic signal shoots up by hydrogenation as well as vacuum annealing and bounces back upon re-annealing the samples in air. The sequence of ferromagnetism shows a close inter-relationship with the behavior of oxygen vacancies (Vo). The Fe ions tend to a transform from 3+ to 2+ state during the giant ferromagnetic induction, as revealed by photoemission spectroscopy. A careful characterization of the structure, purity, magnetic, and transport properties confirms that the ferromagnetism is due to neither impurities nor clusters but directly related to the oxygen vacancies. The ferromagnetism can be reversibly controlled by these vacancies while a parallel variation of carrier concentration, as revealed by resistance measurements, appears to be a side effect of the oxygen vacancy variation.  相似文献

Fe-doped In2O3 powders were prepared using the sol–gel method. Solubility of Fe ions in the In2O3 host compound reached up to 50%. Lattice constant decreased linearly as Fe doping concentration increased, indicating that Fe ions were incorporated into the host lattice and occupied the In sites. Ferromagnetism could be obtained from the samples with carbothermal annealing. The dependence of ferromagnetism on the carbon dosage was observed. The greater the carbon dosage, the higher the concentration of oxygen vacancies (Vo) created, and the more robust the ferromagnetism.  相似文献

Room temperature ferromagnetism was observed in HfO2, TiO2, and In2O3 films grown on yttrium-stabilized zirconia, LaAlO3, and MgO substrates, respectively. While the magnetic moment is rather modest in the case of In2O3 films, it is very large in the other two cases. Thin film form, which might create necessary defects and/or oxygen vacancies, must be the main reason for undoped semiconducting and insulating oxides to become ferromagnetic. From the results, a serious question arises if a transition-metal doping indeed plays any essential role in producing ferromagnetism (FM) in non-magnetic oxides.  相似文献

Influence of Co doping for In in In2O3 matrix has been investigated to study the effect on magnetic vs. electronic properties. Rietveld refinement of X-ray diffraction patterns confirmed formation of single phase cubic bixbyite structure without any parasitic phase. Photoelectron spectroscopy and refinement results further revealed that dopant Co2+ ions are well incorporated at the In3+ sites in In2O3 lattice and also ruled out formation of cluster in the doped samples. Magnetization measurements infer that pure In2O3 is diamagnetic and turns to weak ferromagnetic upon Co doping. Hydrogenation further induces a huge ferromagnetism at 300 K that vanishes upon re-heating. Experimental findings confirm the induced ferromagnetism to be intrinsic, and the magnetic moments to be associated with the point defects (oxygen vacancies Vo) or bound magnetic polarons around the dopant ions.  相似文献

In this paper, we report investigation of room temperature (RT) ferromagnetism in In2O3 (InO) thin films doped with carbon prepared by the co-sputtering method. InO thin films both undoped and C doped with varied thicknesses in the range of 45 to 80 nm were synthesized on Si substrates with varied C concentrations. The carbon concentration was varied from 1.6 to 9.3 at%. The undoped InO films showed no trace of ferromagnetism. Carbon doped films (InO:C) exhibited ferromagnetism at RT, which was of the orders of 10−5 emu and varied strongly with C concentrations. It is observed that the magnetization reached a maximum value of 5.7 emu/cm3 at 4 at% C. Annealing of the InO:C films in an oxygen environment resulted in a decrease in the magnetization, indicating the crucial role of oxygen vacancies in the films. It is concluded that the oxygen vacancies were important and compete with C substitution for the RT ferromagnetism.  相似文献

In this paper, we report the observation of intrinsic room temperature ferromagnetism in pure La2O3 nanoparticles. Magnetism measurement indicates that all of the samples exhibit room temperature ferromagnetism and the saturation magnetization for the samples decreases with the increase in annealing temperature from 700 to 1,000 °C. X-ray photoelectron spectroscopy identifies the presence of oxygen vacancies in the La2O3 nanoparticles. The fitting results of the O 1s spectrum indicate that the variation of the oxygen vacancy concentration is in complete agreement with the change of the saturation magnetization. It is also found that the saturation magnetization of the La2O3 nanoparticles can be tuned by post-annealing in argon or oxygen atmosphere. These results suggest that the oxygen vacancies are largely responsible for the room temperature ferromagnetism in pure La2O3 nanoparticles.  相似文献

Uniformly distributed polycrystalline indium nanohillocks are synthesized on silicon substrates with Au catalyst by using the radio frequency magnetic sputtering technique. The results show that the Au catalyst plays a key role in the formation of indium nanohillocks. After thermally oxidizing the indium nanohillocks at 500 ℃ in air for 5 h, the indium nanohillocks totally transform into In2O3 nanohillocks. The energy-dispersive X-ray spectroscopy result indicates that many oxygen vacancies and oxygen-indium vacancy pairs exist in the In2O3 nanohillocks. Photoluminescence spectra under an Ne laser excitation at 280 nm show broad emissions at 420 nm and 470 nm with a shoulder at 450 nm related to oxygen vacancies and oxygen-indium vacancies at room temperature.  相似文献

(1 0 0) oriented BaNb2O6 films have been successfully grown on LaAlO3 (1 0 0) substrate at 750 °C or 450 °C in vacuum by pulsed laser deposition. The deposited BaNb2O6 PLD films exhibit room-temperature ferromagnetism. Ab initio calculations demonstrate that stoichiometric BaNb2O6 and that with barium vacancy are nonmagnetic, while oxygen and niobium vacancy can induce magnetism due to the spin-polarization of Nb s electrons and O p electrons respectively. Moreover, ferromagnetic coupling is energetically more favorable when two Nb/O vacancies are located third-nearest-neighbored. The observed room temperature ferromagnetism in BaNb2O6 films should be mainly induced by oxygen vacancies introduced during vacuum deposition, with certain contribution by Nb vacancies.  相似文献

In-doped Ga2O3 zigzag-shaped nanowires and undoped Ga2O3 nanowires have been synthesized on Si substrate by thermal evaporation of mixed powders of Ga, In2O3 and graphite at 1000 °C without using any catalyst via a vapor-solid growth mechanism. The morphologies and microstructures of the products were characterized by field-emission scanning electron microscopy (FE-SEM), X-ray diffraction (XRD), transmission electron microscopy (TEM), energy-dispersive X-ray spectroscopy (EDS) and photoluminescence spectroscopy (PL). The nanowires range from 100 nm to several hundreds of nanometers in diameter and several tens of micrometers in length. A broad emission band from 400 to 700 nm is obtained in the PL spectrum of these nanowires at room temperature. There are two blue-emission peaks centering at 450 and 500 nm, which originate from the oxygen vacancies, gallium vacancies and gallium-oxygen vacancy pairs.  相似文献

Magnetic oxide semiconductors, for example the highly transparent and intrinsically n-type conducting zinc oxide doped with the 3d transition metal Co (ZnO:Co), are promising for the emerging field of spintronics [1]. We investigated n-conducting ZnO:Co thin films with a Co content of nominal 0.02, 0.20, or 2.00 at. %. The substitution of Co cations in the tetrahedral sites of wurtzite ZnO with Zn was confirmed at low temperature by the 1.877 eV photoluminescence between crystal field split d-levels of Co2+ (d7) ions. Based on theoretical studies, it is predicted that the formation of electron levels with zinc interstitials (IZn) or hole levels with zinc vacancies (VZn) is necessary to induce ferromagnetism, whereas the formation of electron levels with oxygen vacancies (VO) is detrimental for ferromagnetism in ZnO:Co [2]. Cobalt generates a hole level in ZnO [3]. We investigated the generation of electron levels in n-conducting ZnO:Co in dependence on the Co content by means of deep level transient spectroscopy (DLTS). However, because of the ambiguous categorization of deep defects in n-conducting ZnO (VO, IZn), an optimization of defect-related ferromagnetism in ZnO:Co is not possible at the moment. Mn doped Zinc oxide (ZnO) thin films were prepared by metal organic chemical vapor deposition (MOCVD) technique. Structural characterizations by X-ray diffraction technique (XRD) and photoluminescence (PL) indicate the crystal quality of ZnO films. PL and Raman show a large fraction of oxygen vacancies (VO2+) are generated by vacuum annealed the film. The enhancement of ferromagnetism in post-annealed (Mn, In) codoped ZnO could result from VO2+ incorporation. The effect of VO2+ on the magnetic properties of (Mn, In) codoped ZnO has been studied by first-principles calculations. It is found that only In donor cannot induce ferromagnetism (FM) in Mn-doped ZnO. Besides, the presence of VO2+ makes the Mn empty 3d-t2g minority state broadened, and a t2g-VO2+ hybrid level at the conduction band minimum forms. The presence of VO2+ can lead to strong ferromagnetic coupling with the nearest neighboring Mn cation by BMP model based on defects reveal that the ferromagnetic exchange is mediated by the donor impurity state, which mainly consists of Mn 3d electrons trapped in oxygen vacancies.  相似文献

The effect of W co-doping on the optical, magnetic and electrical properties of Fe-doped BaSnO3 has been studied. Polycrystalline BaSnO3, BaSn0.96Fe0.04O3 and BaSn0.95Fe0.04W0.01O3 samples were prepared using solid state reaction. In the analysis of powder X-ray diffraction patterns, the samples were found to be free of secondary phases. Diffuse reflectance spectra evidenced the substitution of Fe and W for Sn in the host BaSnO3. Micro-Raman spectra confirmed the existence of oxygen vacancies in the samples. Upon W-1% co-doping, the ferromagnetic character of Fe-4% doped BaSnO3 is suppressed drastically and its Curie temperature is reduced to 310 K from 462 K. The existence of F-centers and ferromagnetic interactions at room temperature is evidenced by the electron paramagnetic resonance and ferromagnetic resonance signals observed in the electron spin resonance spectra of the undoped and Fe-4% doped, (Fe-4% and W-1%) co-doped BaSnO3 samples respectively. Suppression of ferromagnetism upon W co-doping is due to the fact that each W6+ ion donates two electrons to the host lattice and it reduces the number of oxygen vacancies that are essential for ferromagnetism to exist in the Fe-doped BaSnO3 samples.  相似文献

This paper reports on the influence of the sintering temperature and atmosphere and transition-metal doping on the magnetic properties of nanocrystalline and bulk In2O3. Undoped nanocrystalline In2O3 is diamagnetic whatever the sintering temperature and atmosphere. All single-phase transition-metal-doped In2O3 samples are paramagnetic, with a paramagnetic effective moment originating from weakly interacting transition metal ions. No trace of ferromagnetism has been detected even with samples sintered under argon, except extrinsic ferromagnetism for samples with magnetic dopant concentrations exceeding the solubility limit.  相似文献

A rather complete work on transition-metal (TM)-doped TiO2 thin films has been done and room ferromagnetism (FM) is found in the whole series of Sc/V/Cr/Mn/Fe/Co/Ni-doped TiO2 films. Not only is it remarkable that for the first time, FM at high temperature was achieved in TM-doped TiO2, but also a very big magnetic moment of 4.2μB/atom could be obtained, and direct evidences of real ferromagnets with big domains were shown as well. A similar chemical trend was achieved in TM-doped In2O3 films, however, the observed magnetic moment is rather modest, with the maximal value is of only 0.7μB/atom for Ni-doped In2O3 films. As regards TM-doped SnO2 films, observed magnetic moments could be very large, with the maximum saturation of 6μB per impurity atom for Cr-doped SnO2 thin films, but it could be influenced very much depending on substrate types. On the other hand, results on TM-doped ZnO films interestingly have revealed that in these systems, the magnetism more likely resulted from defects and/or oxygen vacancies.  相似文献

InP nanoparticles (NPs) in the size range of 1.5-3 nm were synthesized using colloidal chemistry methods. Exposure of these NPs to air resulted in rapid oxidation, as shown by transmission electron microscopy. Diffraction and spectroscopic measurements confirmed the formation of In2O3. Similar behavior was observed for commercial InP NPs, even when capped with a ZnS shell. Photoluminescence studies suggest that the oxidation occurs even while InP NPs are still dispersed in hexane, albeit at a much slower rate.  相似文献

(In1−xFex)2O3 (x = 0.02, 0.05, 0.2) powders were prepared by a solid state reaction method and a vacuum annealing process. A systematic study was done on the structural and magnetic properties of (In1−xFex)2O3 powders as a function of Fe concentration and annealing temperature. The X-ray diffraction and high-resolution transmission electron microscopy results confirmed that there were not any Fe or Fe oxide secondary phases in vacuum-annealed (In1−xFex)2O3 samples and the Fe element was incorporated into the indium oxide lattice by substituting the position of indium atoms. The X-ray photoelectron spectroscopy revealed that both Fe2+ and Fe3+ ions existed in the samples. Magnetic measurements indicated that all samples were ferromagnetic with the magnetic moment of 0.49-1.73 μB/Fe and the Curie temperature around 783 K. The appearance of ferromagnetism was attributed to the ferromagnetic coupling of Fe2+ and Fe3+ ions via an electron trapped in a bridging oxygen vacancy.  相似文献

Octahedral In2O3 crystals were synthesized by evaporation of a mixture of In2O3 and graphite in a horizontal double-tube system. By adjusting the experimental conditions, In2O3 nanowires and nanobelts were also obtained. The microstructures of the resultant In2O3 materials were characterized by scanning electron microscopy (SEM), high-resolution transmission electron microscopy (HRTEM), selected-area electron diffraction (SAED), X-ray diffraction. We report highly transparent Ag-doped In2O3 (IAO) films with high work function for use as transparent anodes in organic solar cells (OSCs). The electrical, optical, structural, and morphological properties of IAO films and their work function were investigated as a function of the rapid thermal annealing (RTA) temperature. At an RTA temperature of 600 °C, the IAO film showed a sheet resistance of 23.12 Ohm/square, an optical transmittance of 79.28%, and a work function of 5.21 eV, similar to conventional Sn-doped In2O3 (ITO) films. The low resistivity of the IAO film was closely related to oxygen vacancies caused by Ag suboxide formation in the In2O3 matrix. A bulk-heterojunction OSC with the optimized IAO anode showed performance comparable to that of an OSC with a reference ITO anode, indicating that the IAO films is a promising anode material for use in OSCs.  相似文献

The I-V characteristics of In2O3:SnO2/TiO2/In2O3:SnO2 junctions with different interracial barriers are inves- tigated by comparing experiments. A two-step resistance switching process is found for samples with two interfacial barriers produced by specific thermal treatment on the interfaces. The nonsynchronous occurrence of conducting filament formation through the oxide bulk and the reduction in the interracial barrier due to the migration of oxygen vacancies under the electric field is supposed to explain the two-step resistive switching process. The unique switching properties of the device, based on interracial barrier engineering, could be exploited for novel applications in nonvolatile memory devices.  相似文献
