Phosphorene is a two-dimensional semiconductor with layers-dependent bandgap in the near-infrared range and it has attracted a great deal of attention due to its high anisotropy and carrier mobility. The highly anisotropic nature of phosphorene has been demonstrated through Raman and polarization photoluminescence measurements. Photoluminescence spectroscopy has also revealed the layers-dependent bandgap of phosphorene. Furthermore, due to the reduced dimensionality and screening in phosphorene, excitons and trions can stably exist at elevated temperatures and have large binding energies. The exciton and trion dynamics are thus detected by applying electrical bias or optical injection to the phosphorene system. Finally, various optical and optoelectronic applications based on phosphorene have been demonstrated and discussed.  相似文献

We report the first observation of trions (charged excitons), three-particle bound states consisting of one electron and two holes, in hole-doped carbon nanotubes at room temperature. When p-type dopants are added to carbon nanotube solutions, the photoluminescence and absorption peaks of the trions appear far below the E11 bright exciton peak, regardless of the dopant species. The unexpectedly large energy separation between the bright excitons and the trions is attributed to the strong electron-hole exchange interaction in carbon nanotubes.  相似文献

单层过渡金属硫化物由于其特有的激子效应以及强自旋-谷耦合性质,在光电子学及谷电子学等方面有着很广阔的应用前景.利用超快时间分辨光谱,本文系统地比较了两类钨基单层硫化物(WS_2和WSe_2)的A-激子动力学和谷自旋弛豫特性.实验结果表明, WS_2单层膜的A-激子弛豫表现为双指数过程,而对于WSe_2,其A-激子衰减表现为三指数过程,且激子的寿命远长于前者. WS_2谷自旋极化弛豫表现为单指数衰减,其寿命约0.35 ps,主要由电子-空穴交换作用所主导.而对于WSe_2,谷自旋弛豫表现出双指数弛豫特性:一个寿命为0.5 ps的快过程和一个寿命为28 ps的慢过程.快过程的弛豫来源于电子-空穴交换作用,而慢过程则由于自旋晶格散射形成暗激子的过程.通过调谐抽运光波长,进一步证实WSe_2较WS_2更容易形成暗激子.  相似文献

We present a review of spin-dependent properties of excitons in semiconductor colloidal nanocrystals. The photoluminescences (PL) properties of neutral and charged excitons (trions) are compared. The mechanisms and the polarization of radiative recombination of a “dark” (spin-forbidden) exciton that determines the low-temperature PL of colloidal nanocrystals are discussed in detail. The radiative recombination of a dark exciton becomes possible as a result of simultaneous flips of the surface spin and electron spin in a dark exciton that leads to admixture of bright exciton states. This recombination mechanism is effective in the case of a disordered state of the spin system and is suppressed if the polaron ferromagnetic state forms. The conditions and various mechanisms of formation of the spin polaron state and possibilities of its experimental detection are discussed. The experimental and theoretical studies of magnetic field-induced circular polarization of PL in ensembles of colloidal nanocrystals are reviewed.  相似文献

An overview on photon echo spectroscopy under resonant excitation of the exciton complexes in semiconductor nanostructures is presented. The use of four-wave-mixing technique with the pulsed excitation and heterodyne detection allowed us to measure the coherent response of the system with the picosecond time resolution. It is shown that, for resonant selective pulsed excitation of the localized exciton complexes, the coherent signal is represented by the photon echoes due to the inhomogeneous broadening of the optical transitions. In case of resonant excitation of the trions or donor-bound excitons, the Zeeman splitting of the resident electron ground state levels under the applied transverse magnetic field results in quantum beats of photon echo amplitude at the Larmor precession frequency. Application of magnetic field makes it possible to transfer coherently the optical excitation into the spin ensemble of the resident electrons and to observe a long-lived photon echo signal. The described technique can be used as a high-resolution spectroscopy of the energy splittings in the ground state of the system. Next, we consider the Rabi oscillations and their damping under excitation with intensive optical pulses for the excitons complexes with a different degree of localization. It is shown that damping of the echo signal with increase of the excitation pulse intensity is strongly manifested for excitons, while on trions and donor-bound excitons this effect is substantially weaker.  相似文献

用时间分辨光谱研究了很大的Te组分范围内的ZnS1-xTex(x=00 05—085)合金的发光动力学特性,结果表明:不同形态的Te等电子中心具有不同的辐射复 合寿命,从几个ns到几十个ns的范围内变化,当x=015左右时,寿命达到最大值(约 40ns).其物理机理源于不同的Te等电子中心具有不同的局域化特性.当Te组分较小时,等 电子中心从Te1逐渐演变到Te2,Te3或Te4 时,相应发光寿命增加,表现出不断增强 的激子发光局域化特性;而当Te组分较大时,Te原子团变得较大,其局域势与基体原子势的 相互作用增强,等电子中心的局域化特性减弱,而基体价带扩展态特征变得明显起来,相应 发光寿命逐渐减小.还研究了激子束缚能随Te组分的变化以及发光强度随温度的变化关系, 所得结果进一步支持了时间分辨光谱研究所得到的结论. 关键词: ZnS 等电子中心 时间分辨光谱 局域态  相似文献

Photo-pumped lasing properties have been investigated in a CdSe/ZnSe/ZnSSE single quantum wells (SQWs) with the well-layer thickness (LW) of 1, 2 and 3 monolayer (ML). At 20 K, the laser threshold for the SQW withLW = 1 ML was the lowest in spite of the smallest active layer thickness. The carrier (exciton) sheet density at the threshold (n)thwas estimated to be as low as 7 × 1010cm−2, which is well below Mott's screening density. Time-resolved photoluminescence has revealed that the localized biexciton band, whose peak energy agrees with the lasing peak, appeared on the low-energy side of the main PL peak at this level of carrier concentrations. Theoretical calculation has also shown that the localized biexciton recombination has to be taken into account for the lasing process. On the contrary, thenthvalues of the SQWs with 2 and 3 ML are 1 order of magnitude larger than that of the SQW with 1 ML. This may be due to the smaller oscillator strength of both localized excitons and localized biexcitons because of the larger inhomogeneous broadening, resulting in an increased carrier density for achieving optical gain sufficient to overcome the reflection losses.  相似文献

The origin of the variation of photoluminescence (PL) spectra of monolayer tungsten disulfide (WS2) is investigated systematically. Dependence of the PL spectrum on the excitation power show that the relatively sharp component corresponds to excitons whereas the broader component at slightly lower energy corresponds to negatively charged trions. PL imaging and second harmonic generation measurements show that the trion signals are suppressed more than the exciton signals near the edges, thereby relatively enhancing the excitonic feature in the PL spectrum and that such relative enhancement of the exciton signals is more pronounced near approximately armchair edges. This effect is interpreted in terms of depletion of free electrons near the edges caused by structural defects and adsorption of electron acceptors such as oxygen atoms.  相似文献

We study the effect of an electric field applied normal to the layers on the binding energy of charged excitons (or trions) in GaAs quantum wells. We find that, in contrast to the neutral exciton, their binding energy is sharply reduced by modest electric fields. The effect is stronger for the positively charged exciton than the negatively charged one. The ionisation of the excess carrier is explained by the field-induced polarisation of the electron and hole subband wave functions.  相似文献

The spectra of exciton photoluminescence (PL) of ZnSe and CdS quantum dots (QDs) synthesized in borosilicate glasses by the sol-gel method are measured and analyzed. It is shown that the positions of the PL bands in the spectra of both systems are related to the spatial quantization of the energy of excitons in QDs. Significant differences in the conditions of this process in ZnSe and CdS QDs are revealed. It is ascertained that, at some critical concentration of the semiconductors (x cr), exciton percolation levels are formed in both systems, which manifest themselves in an abrupt change in the shape and spectral position of the emission bands of both systems and the constancy of the noted band parameters with a further increase in the concentration. The values of the critical and mean radii of QDs in the stage of their Ostwald ripening are obtained for several concentrations of the doping semiconductors.  相似文献

Atoms under optical and magnetic trapping in a limited space at a very low temperature can lead to Bose-Einstein condensation (BEC),even in a one-dimensional (1D) optical lattice. However,can the confinment of dense excitons in a 1D semiconductor microstructure easily reach the excitonic BEC A lightly Mn(Ⅱ)-doped ZnO nanowire under a femtosecond laser pulse pump at room temperature produces single-mode lasing from coherent bipolaronic excitons,which is much like a macroscopic quantum state due to the condensation of the bipoaronic excitons if not real BEC. In this process,longitudinal biphonon binding with the exciton plays an important role. We revisit this system and propose possibility of bipolaronic exciton condensation. More studies are needed for this condensation phenomenon in 1D microcavity systems.  相似文献

The temperature-induced variations in the photoluminescence spectra measured in a magnetic field of trions and excitons in CdTe/CdMgTe quantum wells with modulated doping are studied. It is found that the temperature-induced redistribution of the intensity between the exciton and trion emission lines in a magnetic field is opposite to that expected from the simple Boltzmann distribution model. Coupled rate equations for the trion-exciton system are solved to construct the temperature dependences of the exciton and trion emission line intensities. The relations thus calculated are in good agreement with experiment.  相似文献

Inspired by an experiment of indirect excitons photoluminescence (PL) in elevated quantum trap (High et al., 2009), we theoretically investigate the energy relaxation and nonlinear interactions of indirect excitons in coupled quantum wells. It is shown that, when increasing the laser power, the intensity reversion of two PL peaks is due to the phonon necklace effect. In addition, we use a nonlinear Schrödinger equation including attractive two-body, repulsive three-body interactions and the excitation power dependence of energy distribution to understand the exciton states. This model gives a natural account for the PL blue shift with the increase of the excitation power. This study thus provides an alternative way to understand the underlying physics of the exciton dynamics in coupled potential wells.  相似文献

The optical properties of both the annealed and as-deposited ZnO thin films by radio frequency (RF)magnetron sputtering on SiO2 substrates were studied. In the annealed films, two pronounced well defined exciton absorption peaks for the A and B excitons were obtained in the absorption spectra, a strong free exciton emission without deep-level emissions was observed in the photoluminescence (PL) spectra at room temperature. It was found that annealing the films in oxygen dramatically improved the optical properties and the quality of the films.  相似文献

We investigated the temperature dependence of the time-resolved photoluminescence (PL) spectra of high-density InGaAs/AlGaAs quantum wire (QWR) distributed-feedback laser structure on a submicron grating. A red-shift of peak in the time-resolved PL after photo-excitation was observed due to the relaxation of the photo-generated excitons from the entire QWR to localized centers at 10 K. On the other hand, at 60 K, no red-shift in the time-resolved PL spectra was observed since the localization centers are thermally activated and the excitons are delocalized.  相似文献
