Recently GaN-based high electron mobility transistors (HEMTs) have revealed the superior properties of a high breakdown field and high electron saturation velocity. Reduction of the gate leakage current is one of the key issues to be solved for their further improvement. This paper reports that an Al layer as thin as 3 nm was inserted between the conventional Ni/Au Schottky contact and n-GaN epilayers, and the Schottky behaviour of Al/Ni/Au contact was investigated under various annealing conditions by current--voltage (I--V) measurements. A non-linear fitting method was used to extract the contact parameters from the I--V characteristic curves. Experimental results indicate that reduction of the gate leakage current by as much as four orders of magnitude was successfully recorded by thermal annealing. And high quality Schottky contact with a barrier height of 0.875 eV and the lowest reverse-bias leakage current, respectively, can be obtained under 12 min annealing at 450°C in N2 ambience.  相似文献

The characteristics of the nigrostriatal dopaminergic neuroconnections in developing rats are studied by combined immunocytochemical and electron-microscopic techniques, with an antibody to tyrosine hydroxylase (TH). From the embryonic day 21 on, some of the THpositive nerve fibers are densely packed in the striatum to form a patch-like dopamine island. The percentage of the TH-positive nerve terminals among the labeled profiles is much higher inside than outside the dopamine island (P<0.01). On the other hand, the TH-positive terminals mainly form symmetrical axon-dendritic synapses, while most of the TH-negative terminals form asymmetrical axon-spinous synapses. The functional significance of the characterized dopaminergic connection is discussed.  相似文献

本工作采用酪氨酸羟化酶(TH)免疫电子显微镜技术(免疫电镜)研究了大白鼠黑质-纹状体多巴胺神经联系发育的特征。从胚胎21天开始,纹状体内出现一些TH阳性纤维密集成斑块状的“多巴胺岛”。“多巴胺岛”内TH阳性末梢所占比例远高于岛外(p<0.01).TH阳性末梢与纹状体细胞主要形成对称型轴-树突触;而TH阴性末梢则多数形成非对称型轴-棘突触。本文讨论了黑质-纹状体多巴胺神经联系发育特征的功能意义。  相似文献

This paper investigates the behaviour of the reverse-bias leakage current of the Schottky diode with a thin Al inserting layer inserted between Al0.245Ga0.755 N/GaN heterostructure and Ni/Au Schottky contact in the temperature range of 25-350°C. It compares with the Schottky diode without Aluminium inserting layer. The experimental results show that in the Schottky diode with Al layer the minimum point of I-V curve drifts to the minus voltage, and with the increase of temperature increasing, the minimum point of I-V curve returns the 0 point. The temperature dependence of gate-leakage currents in the novelty diode and the traditional diode are studied. The results show that the Al inserting layer introduces interface states between metal and Al0.245Ga0.755N. Aluminium reacted with oxygen formed Al2O3 insulator layer which suppresses the trap tunnelling current and the trend of thermionic field emission current. The reliability of the diode at the high temperature is improved by inserting a thin Al layer.  相似文献

开尔文滴水起电机具有丰富的物理思想而倍受物理工作者的关注.由于开尔文起电机起电效果影响因素诸多,其中湿度的影响尤为显著.如何在湿度较高环境下,提高开尔文滴水起电机的起电性能成为当前的研究热点.本文对开尔文滴水起电机的制作材料、水滴流速、感应环匝数、滴嘴到感应环距离和滴落距离等方面进行优化.改良后的开尔文滴水起电机的起电时间大幅度缩短,且在空气相对湿度达85%的环境中,起电现象也非常明显.  相似文献

GaN-based thin film vertical structure light-emitting diodes (VS-LEDs) were fabricated by a modified YAG laser lift-off (LLO) process and transferred to Cu substrates. With a comparison of the electrical and optical properties of conventional LEDs on sapphire substrates and of lateral structure thin film LEDs by a KrF LLO process, the vertical structure of LLO LEDs shows obvious superiority. LLO VSLEDs made by modified YAG LLO process show less increase of leakage current than the devices made by conventional/(rE LLO process. Furthermore, owing to the well current spreading and less current path, the ideality factors and series resistance of vertical structure LEDs reduce greatly and the efficiency increases more obviously than the lateral structure LEDs, which is dso reflected on the relative L - I curves. The output power of vertical structure LEDs is over 3 times greater than that of the lateral structure LLO LEDs within 300mA.  相似文献

基于一套小型冷柜系统建立了热力学模型,将纯CO2制冷剂和CO2/R170共沸混合制冷剂分别应用于该系统,详细计算了系统的性能参数和[火用]效率,并进行了全面的对比。研究结果表明:CO2/R170共沸制冷剂可显著降低排气温度,在所研究的范围内,最高可达16℃;在系统COP及[火用]效率方面,CO2/R170共沸制冷剂存在劣势;随着气冷器出口温度升高,系统的COP及[火用]效率方面的劣势不断减小,而降低排气温度方面的优势在持续增大,且压缩机的压缩比越来越低。因此,将CO2/R170共沸制冷剂应用于冷柜具有很强的可靠性,且更适用于气冷器出口温度较高的系统。  相似文献
