Effects of polarization and p-type GaN resistivity on the spectral response of InGaN/GaN multiple quantum well solar cells

Effects of polarization and p-type GaN resistivity on the spectral response of InGaN/GaN multiple quantum well(MQW) solar cells are investigated. It is found that due to the reduction of piezoelectric polarization and the enhancement of tunneling transport of photo-generated carriers in MQWs, the external quantum efficiency(EQE) of the solar cells increases in a low energy spectral range(λ 370 nm) when the barrier thickness value decreases from 15 nm to 7.5 nm. But the EQE decreases abruptly when the barrier thickness value decreases down to 3.75 nm. The reasons for these experimental results are analyzed. We are aware that the reduction of depletion width in MQW region, caused by the high resistivity of the p-type GaN layer may be the main reason for the abnormally low EQE value at long wavelengths(λ 370 nm).     

Non-contact angle measurement based on parallel multiplex laser feedback interferometry

We present a novel precise angle measurement scheme based on parallel multiplex laser feedback interferometry （PLFI）, which outputs two parallel laser beams and thus their displacement difference reflects the angle variation of the target. Due to its ultrahigh sensitivity to the feedback light, PLFI realizes the direct non-contact measurement of non- cooperative targets. Experimental results show that PLFI has an accuracy of 8＂ within a range of 1400＂. The yaw of a guide is also measured and the experimental results agree with those of the dual-frequency laser interferometer Agilent 5529A.     

Unusual Transport Properties near the Insulator-Metal Transition in Colossal Magnetoresistive Manganites

It is argued that a combination of the Griffiths theory and the double-exchange mechanism predicts the random distribution of ferromagnetic metallic clusters above the Curie temperature TC in colossal magnetoresistive manganites. Along this line, we propose a model for the temperature dependence of resistivity that yields a quantitative agreement with experimental data obtained in a typical manganite La2/3Ca1/3MnO3. Our result indicates that the formation and growth of ferromagnetic metallic clusters are responsible for the observation of unusual transport properties near the insulator-metal transition.     

光学频率标准与光钟的实现

综述了时间频率标准的发展过程.对构成光学频率标准的四个要素,即激光冷却、激光稳频、离子捕陷和光学频率梳进行了系统的介绍.详细描述了光钟的原理与系统构成,并对光学频率标准与光钟的应用前景进行了展望.     

包层泵浦的L波段Er3+/Yb3+共掺光纤激光器

报道了一种工作波长在L波段的包层泵浦Er³⁺/Yb³⁺共掺光纤环形激光器. 环形腔内的激光工作介质为一段9 m长的Er³⁺/Yb³⁺共掺高掺杂光纤. 利用6个976 nm LD同时抽运前段Er³⁺/Yb³⁺共掺双包层光纤产生的放大自发辐射谱作二次抽运源, 使腔内增义谱由C波段移到L波段, 实现了L波段光纤激光器的稳定输出; 采用包层泵浦技术, 在抽运功率为3594.5 mW时, 测得泵浦入纤功率为2731.8 mW, 实现了输出连续功率最大518.4 mW,斜率效率达到19% 的激光输出; 所形成激光的工作波长为1613.94 nm, 激光光谱的3 dB带宽为1.5 nm, 边模抑制比接近于50 dB.     

方阱链流体在固液界面分布的密度泛函理论研究

应用Yethiraj的加权密度近似泛函理论研究平板狭缝中方阱链流体的密度分布，系统的Helm holtz自由能泛函分为理想气体的贡献利剩余贡献两部分，其中剩余贡献部分分别采用刘洪 来等人建立的基于空穴相关函数的方阱链流体状态方程和Gil-Villegas等人提出的统计缔合 流体理论状态方程(SAFT-VR)结合简单加权密度近似计算.考察了不同链长、温度、系统密度 和壁面吸引强度下平板狭缝中方阱链流体的密度分布，并与Monte Carlo(MC)模拟结果进行 了比较.结果表明采用不同的状态方程对密度分布的计算有明显的影响，对于受限于硬壁狭 缝中的方阱链流体，温度和密度比较高时，两种状态方程计算的结果均与MC模拟符合得比较 好，在低温和低密度下效果变差，SAFT-VR方程的计算结果更接近于MC模拟结果.对于受限于 方阱壁狭缝中的方阱链流体，由于系统密度分布的非均匀性加强，采用两种状态方程计算的 结果均与MC模拟结果有一定偏差，寻找更合适的权重函数是进一步改进的关键. 关键词： 密度泛函理论 非均匀流体 密度分布 固液界面 方阱链     

丁酮分子内价轨道1a″的电子动量谱学研究

用高分辨率电子动量谱仪进行丁酮分子的结合能谱和内价轨道1a″电子动量谱的实验工作，以及用Hartree-Fock和密度泛函理论方法对1a″轨道电子动量谱的理论研究. 得到了各价轨道的电离能值以及理论计算的总能、偶极矩和1a″轨道的二维密度图. 并比较了内价轨道1a″的电子动量谱的实验和理论计算结果，实验结果与理论计算符合较好.     

落葵中硝酸盐、维生素C及胡萝卜素含量的研究

对野生落葵不同生长发育阶段所含的硝酸盐、维生素C及胡萝卜素进行了测定和分析,并将野生落葵和人工栽培落葵所含的以上成分进行了比较.结果表明,落葵富含胡萝卜素,维生素C含量中等,野生落葵硝酸盐含量较低,人工栽培落葵硝酸盐含量比野生落葵高出近1倍,须经煮熟后方可安全食用.     

利用电子动量谱学进行四氢呋喃及二恶烷的分子构象研究

利用第三代电子动量谱仪首次获得了四氢呋喃和二恶烷HOMO轨道的电子动量分布，并将实验结果与不同构象的理论计算进行了比较，四氢呋喃的C1，Cs构象和二恶烷C2h构象的理论曲线分别与各自实验结果符合较好．     

Self-Mixing Interference in Dual-Polarization Microchip Nd：YAG Lasers

The self-mixing interference in dual-polarization microchip Nd: YA G lasers is demonstrated. Under optical feedback, the orthogonal polarization components of the laser would undergo antiphase intensity modulations; at high feedback level, the polarization switching appears. We also observe that the laser self-mixing sensitivity changes periodically with the frequency difference of orthogonal polarizations. An initial theoretical model is put out and agrees well with the experiments. The results are useful for self-mixing sensitivity enhancement and offer a new way of absolute distance measurement.
