We investigated the effect of low temperature annealing on magnetic anisotropy in 7-nm ultrathin Ga0.94Mn0.06As devices by measuring the angle-dependent planar Hall resistance(PHR).Obvious hysteresis loops were observed during the magnetization reversal through the clockwise and counterclockwise rotations under low magnetic fields(below 1000 Gs,1 Gs = 10-4 T),which can be explained by competition between Zeeman energy and magnetic anisotropic energy.It is found that the uniaxial anisotropy is dominant in the whole measured ferromagnetic range for both the as-grown ultrathin Ga0.94Mn0.06As and the annealed one.The cubic anisotropy changes more than the uniaxial anisotropy in the measured temperature ranges after annealing.This gives a useful way to tune the magnetic anisotropy of ultrathin(Ga,Mn)As devices. 相似文献

Linear polarization conversion of transmitted terahertz wave with double-layer meta-grating surfaces
In this Letter, we demonstrate a linear polarization conversion of transmitted terahertz wave with double-layer meta-grating surfaces, which integrated the frequency selectivity of a split ring resonator metasurface and the polarization selectivity of a metallic grating surface. Since the double-layer can reduce the loss, and the Fabry–Perot like resonant effect between the two layers can improve the conversion efficiency, this converter can rotate the incident y-polarized terahertz wave into an x-polarized transmitted wave with relatively low loss and high efficiency. Experimental results show that an average conversion efficiency exceeding 75% from 0.25 to 0.65 THz with the highest efficiency of 90% at 0.43 THz with only-2 dB loss has been achieved. 相似文献

自由活塞斯特林制冷机具有温区广、制冷效率高、结构紧凑、振动小以及寿命长的特点。回热器作为制冷机的核心部件,决定着制冷机的性能。为了提高液氮温区斯特林制冷机的效率,本文提出采用卷绕聚酯酰胺(简称PI)薄膜和不锈钢丝网混合填充的回热器,并对该混合回热器进行了数值模拟研究。首先分析了液氮温区混合回热器的填充参数,接着设计制冷机的尺寸参数并建立制冷机整机的数值模型,最终揭示回热器长度、两种填料填充比以及相位特性对混合回热器制冷性能的影响,并将混合回热器与单一填料回热器进行对比。结果表明,混合回热器在液氮温区具有明显优势,在混合回热器长度为8 cm、卷绕PI薄膜和不锈钢丝网混合填充比例为7:1、排出活塞领先动力活塞60°时获得最佳制冷性能。室温300 K、输入声功为451 W,在77 K获到58.1 W的制冷量,声功计的相对卡诺效率为37.26%,比单一填充卷绕PI薄膜和层叠不锈钢丝网的回热器分别高了6.26%和17.33%。 相似文献

A combined experimental and numerical study is undertaken to investigate the hydrodynamic characteristics of single-phase droplet collision in a shear flow. The passing-over motion of interactive droplets is observed, and the underlying hydrodynamic mechanisms are elucidated by the analysis of the motion trajectory, transient droplet deformation and detailed hydrodynamic information (e.g., pressure and flow fields). The results indicate that the hydrodynamic interaction process under shear could be divided into three stages: approaching, colliding, and separating. With the increasing confinement, the interaction time for the passing-over process is shorter and the droplet processes one higher curvature tip and more stretched profile. Furthermore, the lateral separation Δy/R1 exhibits larger decrease in the approaching stage and the thickness of the lubrication film is decreased during the interaction. As the initial lateral separation increases, the maximum trajectory shift by the collision interaction is getting smaller. During the collision between two droplets with different sizes, the amplitude of the deformation oscillation of the larger droplet is decreased by reducing the size ratio of the smaller droplet to the bigger one. 相似文献

Current-induced multilevel magnetization switching in ferrimagnetic spintronic devices is highly pursued for the application in neuromorphic computing. In this work, we demonstrate the switching plasticity in Co/Gd ferrimagnetic multilayers where the binary states magnetization switching induced by spin-orbit toque can be tuned into a multistate one as decreasing the domain nucleation barrier. Therefore, the switching plasticity can be tuned by the perpendicular magnetic anisotropy of the multilayers and the in-plane magnetic field. Moreover, we used the switching plasticity of Co/Gd multilayers for demonstrating spike timing-dependent plasticity and sigmoid-like activation behavior.
