延迟击穿器件(DBD)是一种新型半导体开关。研究了国产PIN二极管的延迟击穿效应,主要进行了单管、串联双管和串并联多管阵列PIN二极管器件的延迟击穿实验。实验结果显示,单管、双管和多管阵列PIN器件都可以陡化输入脉冲前沿,获得快前沿的输出脉冲。单管工作电压2.2 kV,脉冲前沿陡度由095 kV/ns提高到1.37 kV/ns;双管工作电压4.2 kV,脉冲前沿陡度由1.7 kV/ns提高到2.3 kV/ns;多管阵列工作电压8.0 kV,脉冲前沿陡度由2.4 kV/ns提高到3.2 kV/ns。  相似文献

Non-equilibrium growth of synthetic diamond layers by chemical vapour deposition (CVD) techniques on heterosubstrates has largely been improved over the past decade. On silicon substrates highly textured and oriented diamond films can be grown with optical transparencies and thermal conductivities suitable for broad-band optical windows and heat spreaders. Boron pulse-doping of homoepitaxial diamond layers leads to high p-conductivity at room temperature allowing the fabrication of Schottky diodes and field effect transistors operating at temperatures up to 1000 K. Other devices such as sensors and detectors are being successfully fabricated. At the same time many basic questions remain to be solved including efficient n-type doping.  相似文献

本文介绍了利用线形同轴耦合式微波等离子体CVD法在硬质合金微型钻头(微钻)上沉积金刚石涂层的初步实验结果.微型钻头的直径为0.5mm,其中WC晶粒的尺寸约为0.5μm.在沉积前,先用Murakami溶液(10gKOH+10gK3[Fe(CN)6]+100ml H2O)对微钻刻蚀10min,使其表面粗化,然后用硫酸-双氧水溶液(10ml98wt;H2SO4+100ml 38;m/vH2O2)对其浸蚀60s,以去除其表面的Co.在金刚石涂层过程中发现,由于微钻尖端在微波电磁场中产生较集中的辉光放电现象,因而在微钻尖端很难获得金刚石涂层.针对这种金刚石涂层过程中的"尖端效应",尝试使用了金属丝屏蔽的方法以改变微钻周围的微波电磁场分布,克服了上述金刚石涂层过程中的"尖端效应",首次成功地采用微波等离子体CVD法在微钻上沉积了厚度为1.5μm的金刚石涂层.  相似文献

利用柴油机台架装置及微波加热装置考察了柴油机催化滤烟器的微波加热温升效应. 结果表明,过滤体上捕集的烟碳量对催化滤烟器在氮气中的微波加热温升至关重要,烟碳量的微小增加,可引起滤烟体温度的显著升高. 另外,当微波加热过程中隔离氧气时,滤烟体上出现了明显的金属氧化物催化剂被碳还原的现象.  相似文献

A hybrid isothermal model for the homogeneous-heterogeneous reactions in ferrohydrodynamic boundary layer flow is established. The characteristics of Newtonian heating and magnetic dipole in a ferrofluid due to a stretchable surface is analyzed for three chemical species. It is presumed that the isothermal cubic autocatalator kinetic gives the homogeneous reaction and the first order kinetics gives the heterogeneous (surface) reaction. The analysis is carried out for equal diffusion coefficients of all autocatalyst and reactions. Heat flux is examined by incorporating Fourier's law of heat conduction. Characteristics of materialized parameters on the magneto-thermomechanical coupling in the flow of a chemically reactive species are investigated. Further, the heat transfer rate and friction drag are depicted for the ferrohydrodynamic chemically reactive species. It is evident that the Schmidt number has increasing behavior on the rate of heat transfer in the boundary layer. Comparison with available results for specific cases is found an excellent agreement.  相似文献

研究了非晶氧化锌镓铟薄膜晶体管(amorphous InGaZnO thin-film transistor,InGaZnO TFT)的泄漏电流模型.基于Poole-Frenkel热发射效应和热离子场致发射效应的泄漏电流产生机制,分别得到了高电场和低电场条件下的载流子产生-复合率.在此基础上推导得到了InGaZnO TFT的分段式泄漏电流-电压数学模型,并利用平滑函数得到了关断区和亚阈区连续统一的泄漏电流模型.所提出的泄漏电流模型的计算值和TCAD模拟值与实验结果较为吻合.利用所提出的InGaZnO TFT泄漏电流模型和TCAD模拟,讨论了InGaZnO TFT不同的沟道宽度、沟道长度和栅介质层厚度对泄漏电流值的影响.研究结果对InGaZnO TFT集成传感电路的设计具有一定参考价值.  相似文献

A numerical analysis is provided to scrutinize time-dependent magnetohydrodynamics(MHD) free and forced convection of an electrically conducting non-Newtonian Casson nanofluid flow in the forward stagnation point region of an impulsively rotating sphere with variable wall temperature. A single-phase flow of nanofluid model is reflected with a number of experimental formulae for both effective viscosity and thermal conductivity of nanofluid. Exceedingly nonlinear governing partial differential equations(PDEs)subject to their compatible boundary conditions are mutated into a system of nonlinear ordinary differential equations(ODEs). The derived nonlinear system is solved numerically with implementation of an implicit finite difference procedure merging with a technique of quasi-linearization. The controlled parameter impacts are clarified by a parametric study of the entire flow regime. It is depicted that from all the exhibited nanoparticles,Cu possesses the best convection. The surface heat transfer and surface shear stresses in the x-and z-directions are boosted with maximizing the values of nanoparticle solid volume fraction ? and rotation λ. Besides, as both the surface temperature exponent n and the Casson parameter γ upgrade, an enhancement of the Nusselt number is given.  相似文献

Among different interaction modalities, force feedback is one of the key technologies to increase the interactivity and immersion of a virtual assembly process. This paper presents a 6-DOF force device with its forward kinematic analysis, workspace simulation, and gravity compensation. To evaluate the device, a prototype system is developed and a case study is conducted to assemble a mechanical product. The users have given positive feedback on the gravity compensation implemented and the general performance of the device.  相似文献

A small molecule fluorescent probe, 4-[2-(4-chlorophenyl)-4,5-diphenyl-1H-imidazol-1-yl]aniline(L) for detecting Ag+ ion was gently synthesized via one-pot multi-component reaction catalyzed by H3[PW12O40] under solvent-free microwave irradiation. When the concentration of Ag+ ion changed from 0 to 8.0×10−6 mol/L in the solution of H2O/CH3OH(19:1, volume ratio), the fluorescence emission spectrum was blue-shifted and accompanied by a gradual increase in fluorescence intensity with a low detection limit of 3.0×10−11 mol/L. Moreover, UV-Vis absorption titration experiment demonstrated a 1:1 stoichiometric ratio and an association constant of (9.95±0.44)×105 L/mol between probe L and Ag+ ion, and thus their complexation mechanism was also proposed and verified. More importantly, this fluorescent probe was remarkably specific for Ag+ ion under the interference of other metal ions and exhibited a wide pH application range of 4.0-8.0. Additionally, preliminary application of this probe was also carried out and satisfactory results were shown.  相似文献

An efficient and concise synthesis of 5,6-dimethylxanthenone-4-acetic acid(DMXAA) was developed. The overall yield of this 3-step procedure was 82%. The key reaction is the one-step construction of xanthone scaffold between 2,5-dibromo-3,4-dimethylbenzoic acid and 2-hydroxyphenyl-acetic acid assisted by microwave irradiation.  相似文献
