利用sol-gel法在Pt/Ti/SiO2/Si衬底上制备出Bi0.85Nd0.15FeO3薄膜.研究退火温度对其晶相形成的影响,发现在450 ℃退火时,Bi0.85Nd0.15FeO3晶相开始形成,但是结晶较差,而且存在杂相;在500—600 ℃退火可以获得单相Bi0.85Nd0.15FeO3薄膜,退火温度升高有利于其结晶.对600 ℃退火的Bi0.85Nd0.15FeO3薄膜的介电、铁电和电磁性能进行了测试.在测试频率为1 MHz时,其介电常数和介电损耗分别为145,0.032;饱和磁化强度大约为44.8 emu/cm3;剩余极化值(2Pr)大约是16.6 μC/cm2. 关键词: sol-gel法 0.85Nd0.15FeO3薄膜')" href="#">Bi0.85Nd0.15FeO3薄膜 铁电性能 铁磁性能  相似文献

采用传统的固相法制备了(1-x)(K0.5Na0.5NbO3-LiSbO3-BiFeO3)-xCuFe2O4 (x=0.1, 0.2, 0.3, 0.4) 磁电复合陶瓷, 并借助X射线衍射仪、扫描电镜和磁电耦合系数测试仪等对复合陶瓷的微结构和性能进行了分析. 结果表明, 复合陶瓷的K0.5Na0.5NbO3-LiSbO3-BiFeO3和CuFe2O4物相之间发生了一定的离子相互扩散作用, 且两相的颗粒大小匹配性较好. 随着CuFe2O4含量增加, 复合陶瓷的压电系数从130 pC/N减小到30 pC/N, 饱和磁致伸缩系数从4.5×10-6增加到12.4×10-6左右, 磁电耦合系数表现出先增加后减小, 在x=0.3时获得最大的磁电耦合系数9.4 mV·cm-1·Oe-1. 关键词: 0.5Na0.5NbO3-LiSbO3-BiFeO3')" href="#">K0.5Na0.5NbO3-LiSbO3-BiFeO3 2O4')" href="#">CuFe2O4 磁电耦合  相似文献

采用溶胶凝胶法制备Bi1-xCaxFeO3 (x=0, 0.05, 0.1, 0.15, 0.2)陶瓷样品. X衍射图谱表明所有样品的主衍射峰均与纯相BiFeO3相符合且具有良好的晶体结构. 随着x的增大, Bi1-xCaxFeO3样品的主衍射峰由双峰(104)与(110) 逐渐重叠为单峰(110), 当x ≥0.15时, 样品呈现正方晶系结构; 扫描电镜形貌分析可知, 晶粒由原来的0.5 μm逐渐增大到2 μm. Bi1-xCaxFeO3样品介电常数和介电损耗随着x 的增加先增大而后减小. 当f=1 kHz, Bi0.9Ca0.1FeO3 的介电常数达到最大值, 是BiFeO3的7.5倍, 而Bi0.8Ca0.2FeO3的介电常数达到最小值, 仅仅是BiFeO3的十分之一. Bi1-xCaxFeO3样品所呈现的介电特性是由偶极子取向极化和空间电荷限制电流两种极化机理共同作用的结果. 随着Ca2+ 的引入, BiFeO3 样品的铁磁性显著提高. X射线光电子能谱图表明Fe2+和Fe3+ 共存于Bi1-xCaxFeO3 样品中, Fe2+/Fe3+比例随着Ca2+ 掺杂量的增加而增大, 证明Ca2+掺杂增加了Fe2+的含量, 增强BiFeO3的铁磁特性. 从M-T曲线观察到BiFeO3样品在878 K附近发生铁磁相变, 示差扫描量热法测试再次证明BiFeO3 在878 K发生相变. Ca2+掺杂使BiFeO3样品的TN略有变化而TM基本不变, 其主要原因是Fe-O-Fe反铁磁超交换作用的强弱和磁结构相对稳定.  相似文献

基于柔性热电薄膜制冷的面内散热技术有望为电子器件高效面内散热提供解决方案,但柔性热电薄膜电输运性能太低和面内散热器件结构设计困难严重制约了该技术在电子元器件散热中的应用.本文通过在环氧树脂/Bi0.5Sb1.5Te3柔性热电薄膜中掺入具有同时调控电热输运行为功能的石墨烯,发现不仅有助于Bi0.5Sb1.5Te3晶粒沿(000l)择优取向,而且还提供了载流子快速传输通道,石墨烯/Bi0.5Sb1.5Te3柔性热电薄膜的载流子浓度和迁移率同时显著增大;石墨烯掺入量为1.0%的柔性热电薄膜室温最高功率因子达到1.56 mW/(K~2·m),与环氧树脂/Bi0.5Sb1.5Te3柔性热电薄膜相比提高了71%,其最大制冷温差提高了1倍.利用这种高性能石墨烯/Bi0.5Sb1.5Te3...  相似文献

采用传统固相反应法制备了CaCu3Ti4O12陶瓷.XRD证实其CaCu3Ti4O12相;SEM观察到明显的晶粒晶界结构,晶界区亦由小晶粒构成;结合EDS结果,判定晶界区小晶粒为CuO.在较宽的温度范围内,CaCu3Ti4O12陶瓷的介电常数保持在105左右;当频率为103 Hz温度小于150 K时,介电常数迅速下降.在173—373 K温度范围内,通过其I-V特性,得到CaCu3Ti4O12陶瓷直流电导随温度的变化:直流电导与温度的关系可分为三部分,对应的活化能分别为0.681 eV,0.155 eV和0.009 eV,这与CuO陶瓷直流电导活化能一致.可以认为晶界区的CuO小晶粒在CaCu3Ti4O12陶瓷的直流电导中占主导,这为解释CaCu3Ti4O12陶瓷反常的介电性能提供了新的思路. 关键词: 3Ti4O12')" href="#">CaCu3Ti4O12 微观结构 直流电导 介电特性  相似文献

BaBiO3-doped BaTiO3 (BB-BT) ceramic, as a candidate for lead-free positive temperature coefficient of resistivity (PTCR) materials with a higher Curie temperature, has been synthesized in air by a conventional sintering technique. The temperature dependence of resistivity shows that the phase transition of the PTC thermistor ceramic occurs at the Curie temperature, Tc=155 ℃, which is higher than that of BaTiO3 ( ≤ 130 ℃). Analysis of ac impedance data using complex impedance spectroscopy gives the alternate current (AC) resistance of the PTCR ceramic. By additional use of the complex electric modulus formalism to analyse the same data, the inhomogeneous nature of the ceramic may be unveiled. The impedance spectra reveal that the grain resistance of the BB-BT sample is slightly influenced by the increase of temperature, indicating that the increase in overall resistivity is entirely due to a grain-boundary effect. Based on the dependence of the extent to which the peaks of the imaginary part of electric modulus and impedance are matched on frequency, the conduction mechanism is also discussed for a BB-BT ceramic system.  相似文献

BaTiO3–Bi0.5Na0.5TiO3 is one of the promising candidates as a high-temperature relaxor with a high Curie temperature and several preferred dielectric characteristics. It has been found experimentally for a long time that adding calcium to BaTiO3–Bi0.5Na0.5TiO3 improves its temperature characteristic of the capacitance [J. Electron. Mater. 39, 2471]. In this study, Calcium (Ca) defects in perovskite BaTiO3 and Bi0.5Na0.5TiO3 have been studied based on first-principles calculations. In both BaTiO3 and Bi0.5Na0.5TiO3, our calculations showed that Ca atom energetically prefers to substitute for the cations, that is Ba, Bi, Na and Ti, depending on the growth conditions. In most cases, Ca predominantly substitutes on the A-site without providing additional electrical carriers (serve as either neutral defects or self-compensating defects). The growth conditions where Ca can be forced to substitute for B-site (with limited amount) and the conditions where Ca can be forced to serve as an acceptor are identified. Details of the local structures, formation energies and electronic properties of these Ca defects are reported.  相似文献

Abstract

Dielectric permittivity studies of Na0.5Bi0.5TiO3 single crystals in a broad range of frequency up to 10 MHz and temperature 300—823 K are reported. In this temperature range dielectric dispersion below 1 MHz has been found. The obtained data were fitted to the Cole-Cole relation. The mean relaxation time τ is strongly temperature dependent (0.04 ? 2.6 × 10?5 s). A remarkable hysteresis effect in the values of τ on cooling and heating took place. The Δε(T) dependence (the maximal value of Δε ~ 400) is similar to the global ε′(T) response at low frequency. An isothermal structural transformation in Na0.5Bi0.5TiO3 was observed by X-ray measurements. The order of the time in which the transformation takes place (~300 minutes) corresponds to the time in which the strongest time evolution of electric permittivity and time changes of dielectric dispersion were detected.  相似文献

Lead-free multi-component ceramics (Bi1−xyNa0.925−xyLi0.075)0.5BaxSryTiO3 have been prepared by an ordinary sintering technique and their structure and electrical properties have been studied. All the ceramics can be well-sintered at 1100 °C. X-ray diffraction patterns shows that Li+, Ba2+ and Sr2+ diffuse into the Bi0.5Na0.5TiO3 lattices to form a new solid solution with a pure perovskite structure, and a morphotropic phase boundary (MPB) is formed at 0.04 < x < 0.08. As compared to pure Bi0.5Na0.5TiO3 ceramic, the coercive field EC of the ceramics decreases greatly and the remanent polarization Pr of the ceramics increases significantly after the formation of the multi-component solid solution. Due to the MPB, lower EC and higher Pr, the piezoelectricity of the ceramics is greatly improved. For the ceramics with the compositions near the MPB (x = 0.04–0.08 and y = 0.02–0.04), piezoelectric coefficient d33 = 133–193 pC/N and planar electromechanical coupling factor kP = 16.2–32.1%. The depolarization temperature Td reaches a minimum value near the MPB. The temperature dependences of the ferroelectric and dielectric properties suggest that the ceramics may contain both the polar and non-polar regions at temperatures near/above Td.  相似文献

Tunable and switchable Ba 0.5 Sr 0.5 TiO 3 film bulk acoustic resonators(FBARs) based on SiO 2 /Mo Bragg reflectors are explored,which can withstand high temperature for the deposition of Ba x Sr 1 x TiO 3(BST) films at 800 C.The dc bias-dependent resonance may be attributed to the piezoelectricity of the BST film induced by an electrostrictive effect.The series resonant frequency is strongly dc bias-dependent and shifts downwards with dc bias increasing,while the parallel resonant frequency is only weakly dc bias-dependent and slightly shifts upwards at low dc bias( 45 V) while downwards at higher dc bias.The calculated relative tunability of shifts at series resonance frequency is around 2.3% and the electromechanical coupling coefficient is up to approximately 8.09% at 60-V dc bias,which can be comparable to AlN FBARs.This suggests that a high-quality tunable BST FBAR device can be achieved through the use of molybdenum(Mo) as the high acoustic impedance layer in a Bragg reflector,which not only provides excellent acoustic isolation from the substrate,but also improves the crystallinity of BST films withstanding higher deposition temperature.  相似文献

We present in this paper the experimental results of photoluminescence spectra of Ba0.5Sr0.5TiO3 ceramics. An emission band centered at about 920 nm has been observed at room temperature. When we change the amount of oxygen vacancies in these samples by thermal treatment, these samples show an enhancement of luminescence. Our experimental results indicate that the origin of the photoluminescence is related to the oxygen vacancies in these samples.  相似文献
