The structure of In P-based In_xGa_(1-x) As/In0.52Al0.48 As pseudomorphic high electron mobility transistor(PHEMT)was optimized in detail.Effects of growth temperature,growth interruption time,Si δ-doping condition,channel thickness and In content,and inserted Al As monolayer(ML) on the two-dimensional electron gas(2DEG) performance were investigated carefully.It was found that the use of the inserted Al As monolayer has an enhancement effect on the mobility due to the reduction of interface roughness and the suppression of Si movement.With optimization of the growth parameters,the structures composed of a 10 nm thick In0.75Ga0.25 As channel layer and a 3 nm thick Al As/In0.52Al0.48 As superlattices spacer layer exhibited electron mobilities as high as 12500 cm~2·V-1·s~(-1)(300 K) and 53500 cm~2·V~(-1_·s~(-1)(77 K) and the corresponding sheet carrier concentrations(Ns) of 2.8×10~(12)cm~(-2)and 2.9×1012cm~(-2),respectively.To the best of the authors' knowledge,this is the highest reported room temperature mobility for In P-based HEMTs with a spacer of 3 nm to date.  相似文献

Substitution reactions in 1,2,4-triazine-3,5-thiones are studied. Their interaction with sodium nitrite in a hydrochloric acid medium and with N,N-dimethylcarbamoylbromide yields the 4-nitroso, azo, and carbamoyl derivatives of 1,2,4-triazines. Based on WeinbergoSalam theory the bremsstrahlung neutrino energy loss for nuclei ~(24)Mg, ~(28)Si, ~(32)S, ~(40)Ca and ~(56)Fe are investigated in strong electron screening. Our results are compared with those of Dicus' and show that the latter are higher by 2 orders of magnitude in the density-temperature region of 10~8 g/cm~3 ≤ρ/μ_e≤10~(11) g/cm~3 and 2.5 ≤ T_9 ≤4.5. On the other hand, the factor C shows that the maximum differences are 99.16%, 99.13%, 99.12%, 99.055%, 99.040% corresponding to the nuclei ~(24)Mg, ~(28)Si, ~(32)S, ~(40)Ca and ~(56)Fe.  相似文献

Mouthparts of adult Megaselia scalaris (Loew), a fly species of medical importance, were examined using scanning electron microscopy. Sexual dimorphism of the labellum was observed in the mouthpart structures of this species. The labella of males were clothed with a dense covering of microtrichia, but these were found to be entirely absent from the labella of females. Aside from this difference, trichoid and conical sensilla that are most likely used as taste or contact chemoreceptors appear on the labellum and labrum of both sexes. In addition, five pairs of sharply pointed teeth at the ventral surface of the labellum is another feature that is shared by the two sexes. A plausible feeding mechanism for this fly is also advanced.  相似文献

The sensitivity of the VLEED I–V curves to the shape and the position of the barrier is shown for the image- type surface barriers. For demonstration and comparison with experimental data the intensities of specularly reflected electron beams from Cu(111) are computed by dynamical theory of electron diffraction. Image plane position changes and modifications of the saturation shape of the surface barrier induce pronounced changes in the I–V curves calculated with the image-type barrier. Gaussian modifications of the neutrino energy loss (NEL) by electron capture on the strongly screening nuclides 55Co and 56Ni are investigated. The results show that in strong electron screening (SES), the NEL rates decrease without modifying the Gamow-Teller (G-T) resonance transition. For instance, the NEL rates of 55Co and 56Ni decrease more than two and three orders of magnitude for ρ7=5.86, T9≤5, Ye=0.47, Δ=6.3, respectively. In contrast, due to Gaussian modification, the NEL rates increase about two orders of magnitude in SES. Due to SES, the maximum values of the C-factor (in %) on NEL of 55Co, 56Ni are of the order of 99.80%, 99.56% at ρ7=5.86 Ye=0.47 and 99.60%, 99.65% at ρ7=106 Ye=0.43, respectively.  相似文献

A polycrystalline sample Nd_(0.5)Sr_(0.3)Ca_(0.2)MnO_3 is prepared by the conventional solid state reaction method. The structure and magnetic properties are investigated with x-ray diffraction(XRD) patterns, a superconducting quantum interference device(SQUID), and electron spin resonance(ESR). The sample is in single phase with the space group Pbnm symmetry. With the decrease of temperature, Nd_(0.5)Sr_(0.3)Ca_(0.2)MnO_3 undergoes three magnetic transitions: ferromagnetic transition at TC≈ 210 K, charge-ordering at TCO≈ 175 K, and antiferromagnetic transition at TN= 155 K. In addition, the activation energy Ea ≈ 52.78 me V can be extracted by curve fitting.  相似文献

The epoxy bond and stop-etch (EBASE) technique enables both the frontside and the backside processing of very thin (3000Å) GaAs/AlGaAs epitaxial layer structures. Using this technique, a conventionally processed epitaxial layer structure is inverted and epoxied to a new host substrate. The original substrate is removed leaving only the original epitaxial structure expoxied to the host substrate. The exposed backside of the epitaxial structure may then be processed. Because the structures fabricated using this technique are so thin, mesas, Schottky gates, and ohmic contacts may be defined in close proximity both above and below the active device layers.  相似文献

Ultrastructure of all larval instars of Parasarcophaga dux (Thomson), a common flesh fly species in Thailand, is presented using scanning electron microscopy. Special attention is given to the structure of anterior and posterior spiracles since these are important features used to differentiate between other sarcophagids. Each anterior spiracle in second and third instars has a single row of papillae varying in number from 14 to 17. The posterior spiracular discs have incomplete peritremes, with a prominent inner arc. Three long, narrow spiracular slits are oriented more or less vertically in each spiracular disc of third instar. Posterior spiracular hairs lack extensive branching and emanate approximately midway down the length of each slit. Microscopic morphology of the mouthhooks markedly differs between the first and second instars. The structure of these mouthhooks supports this fly species as being necrophagous or capable of producing myiasis.  相似文献

The moving single-bubble sonoluminescence of Ce3+ in water and ethylene glycol solutions of CeCl3 and (NH4)2Ce(NO3)6 was studied. As found, a significant part of intensity of the luminescence (100% with cerium concentration less than 10–4 M) is due to the sonochemiluminescence. A key reaction of sonochemiluminescence is the Ce4+ reduction by a solvated (or hydrated in water) electron: Ce4+ + es (eaq) → *Ce3+. Solvated electrons are formed in a solution via electrons ejection from a low-temperature plasma periodically generated in deformable moving bubble at acoustic vibrations. Reactions of heterolytic dissociation of solvents make up the source of electrons in the plasma. In aqueous CeCl3 solutions, the Ce4+ ion is formed at the oxidation of Ce3+ by OH radical. The latter species originates from homolytic dissociation of water in the plasma of the bubble, also penetrating from the moving bubble into the solution. The sonochemiluminescence in cerium trichloride solutions are quenched by the Br (acceptor of OH) and H+ ions (acceptor of eaq). In water and ethylene glycol solutions of (NH4)2Ce(NO3)6, the sonochemiluminescence also quenched by the H+ ion. The sonochemiluminescence in CeCl3 solutions is registered at [Ce3+] ≥ 10–5 M. Then the sonochemiluminescence intensity increases with the cerium ion concentration and reaches the saturation plateau at 10–2 M. It was shown that sonophotoluminescence (re-emission of light of bubble plasma emitters by cerium ions) also contributes to the luminescence of Ce3+ in solutions with [Ce3+] ≥ 10–4 M. If the cerium concentration is more than 10–2 M, a third source contributes to luminescence, viz., the collisional excitation of Ce3+ ions penetrating into the moving bubble.  相似文献

Principal-components analysis (PCA) followed by factor analysis enables one to decompose the structure of Auger lines originating from large effects such as energy shifts induced by chemical effects. The aim of the present contribution is to show that PCA can also be effectively used for detection of composed structure in a set of Auger spectra even if the observed changes in line shape are very subtle. The analysed set of X-ray-excited MNN Auger spectra from Ag(110) shows a clear correlation between peak shifts and peak widths. This correlation can be explained as a result of the composed structure of the recorded Auger lines. It is suggested that the resultant Auger lines may consist of a number of constituents, each referred to Ag atoms differing in the value of their co-ordination number.  相似文献

本文用优化控制理论,以分子的基态作为目标态,考虑了在不同条件下,从二萘嵌苯到TiO2超快电子转移的动力学过程.发现在此目标态的作用下,电子经过一个电子激发-回落的过程从分子的基态激发到与半导体导带耦合的第一电子激发态,然后在给定目标态的作用下回落至电子基态,从而实现了较高的目标态产生率.由于二萘嵌苯的电子激发态与半导体导带能级间的强电子转移耦合,这一控制任务较电子激发态为目标态而言,更适合于实验研究.  相似文献

研究了碳酸铯(Cs2CO3)掺杂8-羟基喹啉铝(Alq3)作为电子注入层对有机电致发光器件性能的影响。结果表明,与常用的Cs2CO3超薄层作电子注入层相比,Cs2CO3∶Alq3共蒸阴极对器件效率和亮度有很大提高,器件电流效率从3.1 cd/A(Cs2CO31 nm/Al)提高到6.5 cd/A(Cs2CO33%∶Alq3/Al)。器件性能的提高归因于Cs2CO3∶Alq3共蒸阴极比单层Cs2CO3阴极具有更好的电子注入能力和电子传输性能。薄膜形貌表明,共蒸阴极能有效降低Alq3表面粗糙度,有助于提高器件发光性能及寿命。  相似文献

We used scanning and transmission electron microscopy to study the typology, morphology, distributions, and ultrastructures of the antennal sensilla of Tetrigus lewisi Candèze, a predatory click beetle that feeds on longhorned beetles, such as, Monochamus alternatus (Coleoptera: Cerambycidae). We observed eight types of sensilla on the antennae, including sensilla chaetica (with three subtypes: ch.1, ch.2, ch.3), sensilla basiconica (subtypes: ba.1, ba.2, ba.3), sensilla trichodea (subtypes: tr.1, tr.2), as well as sensilla auricillica, sensilla coeloconica, sensilla campaniformia, sensilla styloconica and Böhm's bristles. Significant sexual dimorphism was found in the antenna morphology, as well as in the density of type 2 sensilla trichodea and type 1 sensilla basiconica. We observed thick cuticular walls on sensilla chaetica, sensilla trichodea and sensilla campaniformia; clear pore structures on sensilla trichodea, sensilla basiconica and sensilla auricillica; and double walls with spoke-channels on sensilla coeloconica. The chemoreception, mechanoreception and thermo-/hygro-reception functions were deduced from fine structures on the cuticular walls and the dendrites of the different sensilla types. We suggest that all these sensilla have important roles in the host location, mating and predatory behavior of T. lewisi.  相似文献

An electron gun (80 kV / 75 A) for a 170 GHz coaxial cavity gyrotron has been designed, fabricated and tested. Special care has been devoted to the design of the technical part of the electron gun in order to avoid trapping of electrons, which may result in a limitation of the high voltage performance due to built-up of a Penning discharge which may limit the high voltage performance. The performance of the electron gun and electron beam has been found to be well in agreement with the design objective. A stable operation up to Ib = 80 A and Uc = 80 kV has been obtained without any observable beam instabilities. No limitations in high voltage performance due to built-up of a Penning discharge occurred. The influence of the type of electron flow on gyrotron performance has been studied experimentally. The maximum output power has been obtained for an intermediate type of flow.  相似文献

The dissociative chemisorption of molecular bromine on Cu(111) at 300 K has been studied using ultraviolet photoelectron spectroscopy (UPS), Auger electron spectroscopy (AES), low energy electron diffraction (LEED) and work function change measurements. A (√3 × √3)R30° structure is formed initially at a bromine coverage of 0.33 ML. This then converts to a (9√3 × 9√3)R30° compression structure with a coverage of 0.41 ML. The coincidence distance of the compression structure is determined entirely by the van der Waals diameter of adsorbed bromine. The applicability of using the van der Waals diameters of the three halogens, Cl, Br and I, to predict the saturation compression structures on Cu(111), is discussed.  相似文献
