MgxZn1-xO thin films have been prepared on silicon substrates by radio frequency magnetron sputtering at 60℃. The thin films have hexagonal wurtzite single-phase structure and a preferred orientation with the c-axis perpendicular to the substrates. The refractive indices of MgxZn1-xO films are studied at room temperature by spectroscopic ellipsometry over the wavelength range of 400--760\,nm at the incident angle of 70℃. Both absorption coefficients and optical band gaps of MgxZn1-xO films are determined by the transmittance spectra. While Mg content is increasing, the absorption edges of MgxZn1-xO films shift to higher energies and band gaps linearly increase from 3.24.eV at x=0 to 3.90\,eV at x=0.30. These results provide important information for the design and modelling of ZnO/ MgxZn1-xO heterostructure optoelectronic devices.  相似文献

Third order nonlinear optical susceptibilities χ<3> of ternary Zn1−xMgxSe and Cd1−xMgxSe crystals have been measured using standard degenerate four-wave mixing (DFWM) method at 532 nm. The nonlinear transmission technique has been applied to check if our crystals exhibit two-photon absorption. The studied Zn1−xMgxSe and Cd1−xMgxSe solid solutions were grown from the melt by the modified high-pressure Bridgman method. For both crystals the energy gap increases with increasing Mg content. In the case of Zn1−xMgxSe, it was found that the value of third order nonlinear optical susceptibility χ<3> decreases with increasing Mg content. An explanation of this behaviour results from the dependence of optical nonlinearities on the energy band gap Eg of the studied crystals. In the case of Cd1txMgxSe with low content of Mg, no response was observed for the studied wavelength since the energy gap in such crystals is smaller than the photon energy of the used laser radiation. It was also found that the value of third order nonlinear optical susceptibility χ<3> for Cd0.70Mg0.30Se is higher than for Zn0.67Mg0.33Se. This behaviour can be understood if one take into consideration that the free carrier concentration in Cd1−xMgxSe samples is about four orders of magnitude higher than that in Zn1txMgxSe ones with comparable Mg content respectively. It is commonly known that when the electric conductivity increases, the values of nonlinear optical properties increase. From the performed measurements one can conclude that the incorporation of Mg as constituent into ZnSe and CdSe crystals leads to a change of the third order nonlinear optical susceptibilities.  相似文献

Calculating the electronic structure and the density of states in the wurtzite structure of Zn1−x Mg x O (ZMO) alloys using sp3 semi-empirical tight-binding model, we observed increases of both band gap and electron effective mass that agree with the experimental results as increasing Mg composition up to x=0.3. From the calculated total density of states, the increasing electron effective mass is a result of less orbital overlap of cation sites due to extra density of modes coming from Mg3s and Mg3p orbitals as introducing more Mg composition. Additionally, reducing electronegative characteristic of oxygen was caused by that the O2p was less localized around the oxygen atom.  相似文献

We investigate the optical properties of two-dimensional periodic arrays of well-aligned MgxZn1−xO nanowires, i.e., MgxZn1−xO nanowire photonic crystals. The nanowire photonic crystal can exhibit a photonic band gap in the visible range. As the mole fraction of Mg, x, increases, the edge frequencies of the band gap increase and the band gap size decreases. The characteristics of relative band gap and vacant point defect mode are also studied with varying x. From the finite-difference time-domain simulations, we show that the light extraction from nanowires can be controlled by varying the distance between optically excited nanowires and a waveguide, and the mole fraction of Mg. Controlling the light extraction from nanostructures can be useful in the implementation of nanoscale light emitting devices.  相似文献

本文研制了一种基于磁控溅射掺镁氧化锌(Mg_xZn_(1-x)O)压电薄膜的S波段固体装配型体声波谐振器(SMR-FBAR)。相比传统的氧化锌(ZnO)薄膜,Mg_xZn_(1-x)O具有高纵波声速,高电阻率优点,而且Mg原子以替位或填隙的方式进入晶格,没有改变ZnO的铅锌矿结构。通过优化磁控溅射参数的方法,获得了c轴方向生长良好的Mg_xZn_(1-x)O薄膜,并成功制得了串联谐振频率以及并联谐振频率分别在2.416 GHz和2.456 GHz的谐振器,测得其有效机电耦合系数为4.081%,回波损耗(S11)为-23.89 d B。这种SMR机械强度高、可靠性高、尺寸小,具有可立体集成到CMOS芯片表面的优势。  相似文献

MgxZn1−xO (x = 0.0-0.20) thin films have been deposited by sol-gel technique on glass substrates and the effect of growth ambient (air and oxygen) on the structural, and optical properties have been investigated. The films synthesized in both ambient have hexagonal wurtzite structure. The c-axis lattice constant decreases linearly with the Mg content (x) up to x = 0.05, and 0.10 respectively for air- and oxygen-treated films, above which up to x = 0.20, the values vary irregularly with x. The change in the optical band gap values and the ultraviolet (UV) peak positions of MgxZn1−xO films show the similar change with x. These results suggest that the formation of solid solution and thus the structural and optical properties of MgxZn1−xO thin films are affected by the growth ambient.  相似文献

Wide band gap MgxZn1-xO alloy films were grown on LaAlO3(100) (LAO) substrates by pulsed laser deposition. Structural characterization by X-ray and electron diffraction reveals a single cubic phase of c-MgxZn1-xO (c-MZO) with composition x>0.6 and heteroepitaxial relationships of (100)c-MZO (100)LAO (out-of-plane) and (011)c-MZO (010)LAO (in-plane). The strain relaxation is analyzed in detail under the framework of domain matching epitaxy. Based on the dielectric continuum phonon model, uniaxialmodel and force balance equation the mobility of two dimensional electrongas in wurtzite AlxGa1-xN/GaN/AlxGa1-xN quantum wells isdiscussed theoretically within the temperature range dominated by opticalphonons. The dependences of the electron mobility on temperature, Al molarfraction and electron sheet density are presented including hydrostaticpressure effect. The built-in electric field is also taken into account. Itis found that under normal pressure the main contribution to the mobility isfrom the scattering of interface optical phonons in narrow (for well widthd < 12 Å) and wide (for d > 117 Å and d > 65 Å for finitelythick barriers and infinitely thick ones, respectively) wells, whereas thatis from the scattering of confined optical phonons in a well with anintermediate width. It is shown that the electron mobility decreases withincreasing Al molar fraction and temperature, whereas increases obviouslywith increasing electron sheet density. The theoretical calculated electronmobility is 978 cm2/V?s which is higher than an available experimentaldata 875 cm2/V?s when x equals to 0.58 at room temperature. Theresults under hydrostatic pressure considering the modification of strainindicate that the mobility increases slightly as hydrostatic pressureincreases from 0 to 10 GPa.  相似文献

Structural and optical properties of 1 at % Al-doped Zn1−xMgxO (x=0–8%) powders prepared by sol–gel method were systematically investigated by means of X-ray diffraction, scanning electron microscopy, ultraviolet–visible absorbance measurement, photoluminescence and Raman scattering spectra. All the powders retained the hexagonal wurtzite structure of ZnO. The band gap and near band emission energies determined from absorbance and photoluminescence spectra increased linearly with increasing Mg content, respectively, which implied that the Mg worked effectively on ZnO band gap engineering, irrespective of Al codoping. However, according to the PL and Raman scattering studies, for the sample of x=8%, the Al doping efficiency was decreased by higher Mg codoping. On the other hand, the effect of Mg codoping on photocatalytic degradation of methylene orange was explored experimentally. The substitution of Mg ions at Zn sites shifted the conduction band toward higher energies and then enhanced the photocatalytic activity, while the incorporation of interstitial Mg ions and decreased Al doping efficiency for higher Mg doping sample (x=8%) reduced the photocatalytic activity.  相似文献

Based on the framework of effective-mass approximation and variational approach, optical properties of exciton are investigated theoretically in ZnO/MgxZn1−xO vertically coupled quantum dots (QDs), with considering the three-dimensional confinement of electron and hole pair and the strong built-in electric field effects. The exciton binding energy, the emission wavelength and the oscillator strength as functions of the structural parameters (the dot height, the barrier thickness between the coupled wurtzite ZnO QDs and Mg content x in the barrier layers) is calculated in detail. The results elucidate that Mg content have a significant influence on the exciton state and optical properties of ZnO coupled QDs. When Mg content x increases, the strong built-in electric field increases and leads to the redshift of the effective band gap of the MgxZn1−xO layer. These theoretical results are useful for design and application of some important photoelectronic devices constructed by using ZnO strained QDs.  相似文献

In this paper, we report on the pulsed laser deposition of epitaxial (0002) oriented Zn1−x Mg x O thin films onto (0001) sapphire substrate in O2 ambient at different deposition temperatures. Pulsed laser deposited Zn1−x Mg x O films showed (0002) oriented hexagonal wurtzite structure up to 34% of Mg concentration. The bandgap of Zn1−x Mg x O thin films is successfully tuned from 3.3 to 4.2 eV by adjusting the Mg concentration x=0.0 to x=0.34. Pulsed laser deposited Zn1−x Mg x O thin films were characterized by XRD, AFM, SEM, PL and UV–VIS spectrometer. We have also studied the effect of deposition temperature on to the structure, surface morphology and optical properties of Zn1−x Mg x O thin films.  相似文献

Thin films of ternary ZnxCd1-xSe were deposited on GaAs (100) substrate using metalorganic-chemical-vapour-deposition (MOCVD) technique. Temperature dependence of the nearband-edge emission from these Cd-rich ZnxCd1-xSe (forx = 0025, 0.045) films has been studied using photoluminescence spectroscopy. Relevant parameters that describe temperature variation of the energy and broadening of the fundamental band gap have been evaluated using various models including the two-oscillator model, the Bose-Einstein model and the Varshni model. While all these models suffice to explain spectra at higher temperatures, the two-oscillator model not only explains low temperature spectra adequately but also provides additional information concerning phonon dispersion in these materials.  相似文献

The index dispersion at UV–VIS range for polycrystalline MgxZn1−xO films on silicon with different Mg concentration was obtained by spectroscopic ellipsometry (SE) method. It decreases with the increase of the Mg content. Above the relative peak wavelength, they are well fitted by the first-order Sellmeier relation. The band gap of films on sapphire of different Mg content was determined from transmission measurements. Photoluminescence (PL) illustrated that for MgxZn1−xO films every PL peak corresponded to a special excitation wavelength. The wavelength of the PL peak was proportional to the special excitation wavelength. A strong peak was obtained in the blue band for the films due to the large amount of oxygen vacancies caused by excess Zn and Mg atoms, while weak peak at ultraviolet band.  相似文献

ABSTRACT

The present work deals with electronic band structure and derived optical spectra of MgxZn1?xO in the hypothetical rocksalt structure. The computations are performed using full-potential linearised augmented plane wave method. The exchange–correlation potential is described using the Wu-Cohen and Tran-Blaha modified Becke–Johnson generalised gradient approximation (TB-mBJ-GGA). The calculated lattice parameter deviates by less than 1% from experiment showing a net improvement when compared with previous calculations. Moreover, its variation with respect to x does not violate Vegard's law. The TB-mBJ-GGA approach improves the magnitude of the fundamental band gap with respect to experiment. The rocksalt MgxZn1?xO is found to be an indirect gap semiconductor for x?=?0, 0.25, 0.50 and 0.75 and a direct gap semiconductor for x?=?1. The nature of the gap for rocksalt MgxZn1?xO is still in controversy and further investigations are required in this respect. The optical spectra of MgxZn1?xO are analysed and discussed. Our findings yield values of 1.55 and 1.25 for the static refractive index and 2.4 and 1.55 for the static dielectric constant for rocksalt ZnO and rocksalt MgO, respectively.  相似文献
