采用转移矩阵方法,模拟研究了垒高无序和阱宽无序非完整超晶格的电子态问题.计算了垒高无序有限超晶格的透射谱和其局域态波函数以及阱宽无序有限超晶格的透射谱和本征值,直观地给出了垒高无序和阱宽无序非完整有限超晶格其电子态行为的物理图像.模拟结果表明:垒高无序和阱宽无序这两种常见非完整一维有限超晶格的子带带隙间均存在强烈的电子运动定域化,且电子波的布喇格散射对周期性势场更敏感;这两种非完整性引起的局域,通过计算电子局域态波函数和有限系统的本征值得到了证实;对本文讨论的这种类型和周期的超晶格,如果控制阱宽在9.1~10.9nm间随机变化,即阱宽的值最大相差1.8岫时,计算机模拟的结果是,阱宽的这种非周期性开始使子带的带隙消失. 相似文献

掺杂超晶格是对同一材料交替掺入n-型和p-型杂质,形成n-i-p-i-n-i-p-i…一维阵列的周期结构。由于交替掺杂,衬底材料的导带受到周期调制形成一个个十分类似于正弦平方形式的量子阱。引入正弦平方势,在经典力学框架内,把粒子的运动方程化为具有阻尼项和受迫项的广义摆方程。用Jacobian椭圆函数和第一类全椭圆积分找到了无扰动系统的解和粒子振动周期,利用Melnikov方法分析了系统的全局分叉与Smale马蹄变换意义上的混沌行为,给出了系统通过级联分叉进入混沌的临界值。结果表明,对于异宿轨道,当参数满足条件 <πsech 时,系统出现了Smale马蹄变换意义上的混沌振荡。对于振荡型周期轨道,当参数满足条件 <πsech 时,产生了奇阶振荡型次谐分叉。注意到系统进入混沌的临界条件与它的参数有关,只需适当调节这些参数就可以避免或控制混沌,为光学双稳态器件的设计提供了理论分析。 相似文献

A dispersion relation ε (q) is derived for electrons in a planar superlattice constructed in the form of a quantum well that is coupled by tunneling with a periodic array of parallel strip-shaped quantum wires. A narrow miniband inside of the substantially wider gap is demonstrated for special resonance conditions. Herein, two challenges are addressed, which quantum well infrared photodetectors (QWIPs), based on III‐V semiconductors, face, namely: photodetection within the so‐called “forbidden gap”, between 1.7 and 2.5 microns, and room temperature operation using thermal sources. First, to reach this forbidden wavelength range, a QWIP which consists of a superlattice structure with a central quantum well (QW) with a different thickness is presented. The different QW in the symmetric structure, which plays the role of a defect in the otherwise periodic structure, gives rise to localized states in the continuum. The proposed InGaAs/InAlAs superlattice QWIP detects radiation around 2.1 microns, beyond the materials bandoffset. Additionally, the wavefunction parity anomaly is explored to increase the oscillator strength of the optical transitions involving higher order states. Second, with the purpose of achieving room temperature operation, an asymmetric InGaAs/InAlAs superlattice, in which the QW with a different thickness is not in the center, is used to detect infrared radiation around 4 microns at 300 K. This structure operates in the photovoltaic mode because it gives rise to states in the continuum which are localized in one direction and extended in the other, leading to a preferential direction for current flow. 相似文献

We describe a method to create fractional quantum Hall states of atoms confined in optical lattices. We show that the dynamics of the atoms in the lattice is analogous to the motion of a charged particle in a magnetic field if an oscillating quadrupole potential is applied together with a periodic modulation of the tunneling between lattice sites. In a suitable parameter regime the ground state in the lattice is of the fractional quantum Hall type, and we show how these states can be reached by melting a Mott-insulator state in a superlattice potential. Finally, we discuss techniques to observe these strongly correlated states. 相似文献

假设超晶格“折沟道”对粒子的作用等效为形状相似的周期调制; 利用Lindhard 展开势, 并在小振幅近似下, 将面沟道粒子的运动行为化为了具有硬特性的弹簧振子。 利用多重尺度法分析了共振线附近的粒子运动行为, 讨论了系统的主共振、 子共振和超共振。 计算了超晶格“折沟道”临界斜率与系统参数之间的关系, 为研究超晶格光磁电效应提供了理论分析。It is assumed that a periodic modulation is equivalent to the deflected channel of the superlattice. In the small amplitude approximation the particle motion equation has been reduced to the Duffing equation with a hard-spring properties by using Lindhard expanded potential. The main resonance, the sub-harmonic resonance and the super-harmonic resonance have been analysed by the multi-scale technique. The critical parameter of the deflected channelling has been calculated, the results provided a theory analyse for the photo-magneto-electric effects of the superlattice. 相似文献
