Effects of Post-Thermal Treatment on Quality of SiC Grown by PVT Method

We report the effects of post-thermal treatment on the quality of 2-inch 6H-SiC wafer cut from a crystal boule grown by physical vapour transportation method. The full widths at half maximum of x-ray diffraction rocking curves measured on sites across the 2-inch wafer become narrower, indicating the quality improvement after a three-step post-thermal treatment. It is found that the most common defects such as micropipes and inclusions can be significantly reduced after the treatment. Our results show that the post-thermal treatment is an effective route to improve the quality of SiC single crystals.     

On the regularity criterion for three-dimensional micropolar fluid flows in Besov spaces

This paper studies the regularity criterion of weak solutions for three-dimensional (3D) micropolar fluid flows. When the velocity field satisfies for −1<r<1, then the weak solution (u,w) is regular on (0,T]. The methods are mainly based on the Fourier localization technique and Bony’s para-product decomposition.

柠檬酸溶胶-凝胶法制备的Ce1-xZrxO2: 结构及其氧移动性

采用 XRF、XRD、Raman、XPS、H₂-TPR 以及与氩离子刻蚀相结合的XPS等表征技术对柠檬酸溶胶-凝胶法制备的Ce_1-xZr_xO₂ (0≤x≤1)样品的结构及其氧移动性进行了研究. 结果表明, Ce_1-xZr_xO₂ 样品的晶型结构对其中氧的移动性有明显影响. 当x≤0.15 时, Ce_1-xZr_xO₂ 以立方CeO₂相 Ce-Zr-O 固溶体存在, 随着Zr含量的逐渐增加, CeO₂晶胞体积减小、氧空位浓度增加, 氧移动性逐渐增强; 当x＞0.15时, 形成四方ZrO₂相和立方CeO₂相Ce-Zr-O固溶体的混合物, 随着Zr含量的逐渐增加, 四方ZrO₂相的含量增加、氧空位浓度减小, 氧移动性逐渐减弱. 因此, Ce_0.852Zr_0.152O₂样品具有最高的氧移动性.     

Remarkable nanosize effect of zirconia in Au/ZrO2 catalyst for CO oxidation

Nanosize effect of ZrO2 in Au/ZrO2 catalyst was studied by deposition-precipitation of Au nanoparticles in similar sizes (4-5 nm) on ZrO2 nanoparticles of varying sizes. The catalysts were characterized with XRD, TEM, XPS, and nitrogen adsorption to understand the effect of ZrO2 particle size on the catalytic nanostructures. Nanocomposite Au/ZrO2 catalysts consisting of comparably sized Au-metal (4-5 nm) and ZrO2 (5-15 nm) nanoparticles are found advantageous over those containing similarly sized Au-metal but larger ZrO2 (40-200 nm) particles for CO oxidation. This finding may have important implications on the designed preparation of advanced nanostructured catalysts and other chemical materials.
