GaN基高压直流发光二极管工艺制备, 采用蓝宝石图形衬底(PSS) 外延片制备正梯形芯粒结构的GaN基高压直流LED.相对其他结构器件, 该结构器件发光效率最高, 封装白光后, 在色温4500 K, 驱动电流20 mA时, 光效116.06 lm/W, 对应电压50 V. 测试其I-V曲线表明, 开启电压为36 V, 对应驱动电流为1.5 mA; 在电流15 mA至50 mA时, 光功率随驱动电流增加近似于线性增加, 在此区域光效随电流增加而降低的幅度比较缓慢, 表明GaN基高压直流LED适宜于采用大电流密度驱动, 而不会出现驱动电流密度增加导致量子效率明显下降(efficiency droop), 为从芯片层面研究解决量子效率下降难题提供了一种新思路. 相似文献

通过在格子Boltzmann (LBM)热模型中添加参数项,使得在对应的宏观传热方程中,消除了一阶非线性误差项,具备二阶精度.通过Rayleigh-Benard对流数值试算,初步探索该二阶精度格式及其对应的一阶精度格式三个热模型的传热特征和适应性,并做出相应对比分析.针对一二阶精度模型在Ra数极高或热传导系数极大时,Nu数的计算与经验值相比出现较大偏差,分析LBM对应宏观热传导方程的截断误差后,在平衡分布函数中引进一个调节因子.通过调节对应宏观传热方程的截断误差项系数,校正Nu数的计算偏差,提高模拟精度,拓展模拟范围,增强了LBM作为一个数值方法在传热中的适应性. 相似文献

介绍了设计的新型圆台式压头及配套的衬片加载部件,推导了采用新的加载部件进行冲击断裂实验时的断裂韧度计算公式。采用SHPB实验装置,用新加载部件对带有V形切口的无烟煤短棒试件的裂纹尖端施加拉伸载荷,测定了无烟煤的动态断裂韧度。结合准静态实验数据得到了无烟煤断裂韧度随加载率lg(dF/dt)的总体变化规律:当lg(dF/dt)6时,无烟煤的断裂韧度缓慢上升,但当lg(dF/dt)6以后,无烟煤的断裂韧度随加载率的增加快速增大。实验表明:圆台式加载比刀刃式加载更具优越性和适应性,是测试岩石类材料短棒试件动态断裂韧度较好的方法。 相似文献

We capitalize upon the known relationship between pairs of orthogonal and minimal residual methods (or, biorthogonal and quasi-minimal residual methods) in order to estimate how much smaller the residuals or quasi-residuals of the minimizing methods can be compared to those of the corresponding Galerkin or Petrov–Galerkin method. Examples of such pairs are the conjugate gradient (CG) and the conjugate residual (CR) methods, the full orthogonalization method (FOM) and the generalized minimal residual (GMRES) method, the CGNE and BiCG versions of applying CG to the normal equations, as well as the biconjugate gradient (BiCG) and the quasi-minimal residual (QMR) methods. Also the pairs consisting of the (bi)conjugate gradient squared (CGS) and the transpose-free QMR (TFQMR) methods can be added to this list if the residuals at half-steps are included, and further examples can be created easily.The analysis is more generally applicable to the minimal residual (MR) and quasi-minimal residual (QMR) smoothing processes, which are known to provide the transition from the results of the first method of such a pair to those of the second one. By an interpretation of these smoothing processes in coordinate space we deepen the understanding of some of the underlying relationships and introduce a unifying framework for minimal residual and quasi-minimal residual smoothing. The truncated expansion method for finding explicit and exact soliton-like solution of variable coefficient nonlinear evolution equation was described. The crucial idea of the method was first the assumption that coefficients of the truncated expansion formal solution are functions of time satisfying a set of algebraic equations, and then a set of ordinary different equations of undetermined functions that can be easily integrated were obtained. Based on B-spline wavelet on the interval (BSWI), two classes of truncated conicalshell elements were constructed to solve axisymmetric problems, i.e. BSWI thin truncated conicalshell element and BSWI moderately thick truncated conical shell element with independent slope-deformation interpolation. In the construction of wavelet-based element, instead of traditionalpolynomial interpolation, the scaling functions of BSWI were employed to form the shape functionsthrough the constructed elemental transformation matrix,and then construct BSWI element viathe variational principle. Unlike the process of direct wavelets adding in the wavelet Galerkinmethod, the elemental displacement field represented by the coefficients of wavelets expansionwas transformed into edges and internal modes via the constructed transformation matrix. BSWIelement combines the accuracy of B-spline function approximation and various wavelet-basedelements for structural analysis.
