采用顶部籽晶法,以NaF为助熔剂生长非线性光学晶体材料β-BaB2O4(简称BBO)晶体.在生长过程中发现挥发物掉落在晶体表面并严重腐蚀晶体.通过X射线粉末衍射分析,发现挥发物的主要成分是NaF,它不仅腐蚀晶体表面,而且引起晶体内部包裹物的形成.X射线衍射分析和质谱分析表明包裹物的主要成分是BaB2O4,另有少量Na+存在.探讨了由挥发物引起晶体内部形成包裹物的机理. 相似文献

磷酸二氢钾(KDP)类晶体快速生长主要采用点籽晶快速生长方法,三维生长的点籽晶不可避免的会使晶体产生柱锥交界线,从而影响晶体的性能和质量.本文通过所设计的载晶架,改进传统点籽晶快速生长方法,采用点籽晶定向生长方法,成功生长出磷酸二氘钾晶体(70%DKDP),避开生长晶体中的柱锥交界线取片,并对其氘含量、透过率、抗激光损伤性能以及光学均匀性等指标进行了测试.结果表明:所生长的晶体氘含量符合设计要求,晶体透过率和抗激光损伤性能和传统点籽晶快速生长晶体保持一致.光学均匀性结果表明样片内部无柱锥交界线,对于大口径70%DKDP晶体的生长具有指导意义. 相似文献

The main factors and specificity of growth conditions for sapphire and Ti:sapphire crystals, which affect the morphological stability of the crystal–melt interface, have been investigated with allowance for the concentration and radiative melt supercooling. It is shown that the critical sapphire growth rate is determined to a great extent by the optical transparency of the melt and the mixing conditions near the crystallization front. 相似文献

太空、军事和科研等高科技领域的持续发展极大促进了对蓝宝石晶体的需求,泡生法是蓝宝石晶体的主要制造方法之一;热场结构对所得蓝宝石晶体的质量具有重要影响.本文对采用泡生法工艺制造蓝宝石单晶过程中,具有内置7层氧化锆外置8层钼金属的新型热屏结构间距进行研究.通过数值模拟考察热屏间距对单晶炉功率、固-液界面形状和晶体热应力的影响确定了合理的热场结构;并与试验生产结果进行对比验证.结果表明:热屏间距增大使得单晶炉功率明显提升,并引起固-液界面凸度增大;而蓝宝石晶体热应力出现减小.综合考察三个影响因素的影响,最后确定热屏间距为5 mm时单晶炉能耗较低,可用于制造高质量的蓝宝石晶体. 相似文献

Epitaxial GaN films have been grown on c-cut sapphire substrates by pulsed laser deposition (PLD) using a KrF laser. The properties of GaN films were improved by increasing the growth temperature to 800°C and the nitrogen pressure during growth to 10 mTorr. Room-temperature photoluminescence exhibits a strong band-edge emission at 3.4 eV. From transmission electron microscopy (TEM), the predominant defects in PLD-GaN observed are stacking faults parallel to the interface and screw dislocations along c-axis, the latter differing from the previously published results where most of the threading dislocation in GaN grown by other techniques are of edge type with Burgers vector of

采用有限元法对冷心放肩微量提拉法蓝宝石晶体生长过程中晶体内的温度、应力分布进行了模拟计算,结合实验结果讨论了蓝宝石晶体热性能的各向异性对晶体生长的影响.研究结果表明,对于冷心放肩微量提拉蓝宝石晶体生长系统,较大的轴向热导率有利于提高晶体的生长速率和界面稳定性,而稍大的径向热导率则有利于保持微凸的生长界面.晶体内的热应力受径向热膨胀系数的影响显著,随着径向热膨胀系数的增大而增大,最大热应力总是出现在籽晶与新生晶体的界面区域.在实验中选α轴为结晶取向,成功生长出了直径达230mm、高质量蓝宝石晶体. 相似文献

The strain accommodation mechanisms at AlN interlayers in GaN, grown by radio‐frequency plasma assisted molecular beam epitaxy, are studied using transmission electron microscopy techniques and atomistic modelling. Interlayers of various thicknesses grown within GaN epilayers deposited on both sapphire and silicon substrates have been employed. Interlayers of thickness below 6 nm do not exhibit line defects although local roughness of the upper interlayer interface is observed as a result of the Al adatom kinetics and higher interfacial energy compared to the lower interface. Above 6 nm, introduction of a ‐type misfit and threading dislocations constitutes the principal relaxation mechanism. Due to strain partitioning between AlN and GaN, threading dislocations adopt inclined zig‐zag lines thus contributing to the relief of alternating compressive‐tensile elastic strain across the AlN/GaN heterostructure. The observed dislocation configurations are consistent with a model of independent motion by climb or ancillary glide in response to their localized three‐dimensional strain environment. Corrosion resistance of a sapphire surface has been studied as a function of various technological factors (growth method, presence of impurities, growth medium), the density of structural defects (pores, vacancies, dislocations), and the crystallographic characteristics. It is shown that the main contribution to the corrosion resistance depends on the type of the mechanical treatment and the crystallographic characteristics of the surfaces and that the resistance of different crystallographic planes to aggressive media can differ up to seven times. 相似文献

The mechanism of the formation of light-scattering centers in sapphire crystals grown by horizontal directed crystallization in gas atmospheres reducing with respect to the Al2O3 melt was studied. The experimental regularities here significantly differ from those observed upon formation of other conventional defects in sapphire crystals (vacancy pores, gas bubbles, and so on). It is shown that the known formation mechanisms of macroscopic ≥1 mm) inclusions in crystals are not acceptable in this case. Using the model of bulk crystallization is proposed to describe the obtained regularities. 相似文献
