This paper reports that the structures of AlGaAs/InGaAs high electron mobility transistor (HEMT) and AlAs/GaAs resonant tunnelling diode (RTD) are epitaxially grown by molecular beam epitaxy (MBE) in turn on a GaAs substrate. An Al0.24Ga0.76As chair barrier layer, which is grown adjacent to the top AlAs barrier, helps to reduce the valley current of RTD. The peak-to-valley current ratio of fabricated RTD is 4.8 and the transconductance for the 1-μm gate HEMT is 125mS/mm. A static inverter which consists of two RTDs and a HEMT is designed and fabricated. Unlike a conventional CMOS inverter, the novel inverter exhibits self-latching property.  相似文献

This paper reports the current-voltage characteristics of [001]-oriented AlAs/InxGa1-xAs/GaAs resonant tunnelling diodes (RTDs) as a function of uniaxial external stress applied parallel to the [110] and the [1^-10] orientations, and the output characteristics of the GaAs pressure sensor based on the pressure effect on the RTDs. Under [110] stress, the resonance peak voltages of the RTDs shift to more positive voltages. For [1^-10] stress, the peaks shift toward more negative voltages. The resonance peak voltage is linearly dependent on the [110] and [1^-0] stresses and the linear sensitivities are up to 0.69 mV/MPa, -0.69 mV/MPa respectively. For the pressure sensor, the linear sensitivity is up to 0.37 mV/kPa.  相似文献

A planar process for molecular beam epitaxy grown resonant tunnelling diodes (RTDs) in the GaAs/AlAs material system is presented and analysed with respect to the homogeneity of the diodes. The results can be correlated with a parameter sensitivity study based on quantum mechanical transport simulations. The homogeneity analysis reveals that our concept provides sufficient precision to fabricate RTDs suitable for application in robust digital logic circuits.  相似文献

The effect of a smooth interface potential on the electronic states in GaAs/AlAs (001) structures is investigated using the pseudopotential method. In this approach, the transition region between GaAs and AlAs is assumed to be a layer corresponding to a half-period of the (AlAs)2(GaAs)2 superlattice, with the potential of this layer being close to the real potential near the heterointerface. In this case, the intervalley mixing occurs at two boundaries and in the transition layer rather than at one boundary, as in the model with a sharply cut-off potential. It is shown that a smooth potential has an appreciable effect on electron tunneling in structures with thin layers. This effect is especially important in the case where short-wavelength X states are involved. For one GaAs/AlAs (001) boundary, the transition layer acts as a quantum well localizing the charge density of a mixed Γ-X state near the boundary. In structures with a layer thickness of less than 2 nm, the differences in the resonance energies obtained in the models with a smooth heterointerface and with a sharp heterointerface can be as high as ~0.1 eV. The envelopes of the wave functions associated with Γ 1 (1) , Γ 1 (2) , and Γ 3 (1) superlattice valleys and with Γ1, X 1, and X 3 valleys of GaAs and AlAs are analyzed. It is shown that the matching matrices for the envelope functions at the GaAs/(AlAs)2(GaAs)2 and (AlAs)2(GaAs)2/AlAs boundaries depend only weakly on the electron energy near the bottom of the conduction band and that the probability densities calculated using these functions agree with the results of many-band calculations. Therefore, these functions can be used to construct a model with a smooth interface potential in the framework of the effective-mass method.  相似文献

This paper investigates the dependence of current voltage characteristics of AlAs/In0.53Ga0.47As/InAs resonant tunnelling diodes (RTDs) on spacer layer thickness. It finds that the peak and the valley current density J in the negative differential resistance (NDR) region depends strongly on the thickness of the spacer layer. The measured peak to valley current ratio of RTDs studied here is shown to improve while the current density through RTDs decreases with increasing spacer layer thickness below a critical value.  相似文献

A standard way of determining the type of energy structure in heterostructures, based on analyzing the spectral shift of the band of steady-state photoluminescence (PL) as a function of the excitation power density, is developed with allowance for the effect of the fluctuation tails of the density of energy states. The technique is validated for InAs/AlAs, GaAs/AlAs, and AlSb y As1–y /AlAs heterostructures with quantum wells.  相似文献

We report on a strong piezoresistive effect in GaAs/ Inx Ga1–x As/AlAs superlattice structures fabricated on a GaAs‐base cantilever. The measurements of the piezoresistive properties were performed for tensile strains by static pressure experiments. The maximum gauge factor (GF) for the GaAs/Inx Ga1–x As/AlAs epilayer can be estimated to 200, which is higher than the value of the gauge factor reported for Si transducers. Our results demonstrate a higher potential of GaAs/Inx Ga1–x As/AlAs superlattice structures for the development of piezoresistive sensors. (© 2008 WILEY‐VCH Verlag GmbH & Co. A new electrooptic sampling technique for characterizing ultrafast resonant-tunnelling diodes (RTD) is presented, in which the RTD is driven by the output of the photodiode irradiated by the same laser pulse that probes the output of the RTD. This method features a high time resolution, moderate slew rate and low heat load, which are the keys to characterizing RTD switching time. From the investigation of several factors, such as laser pulse width, interaction time between the probe pulse and electrical signal, and triggering jitter, the overall time resolution was found to be less than 1 ps. The measured switching times for In0.53Ga0.47As/AIAs RTDs were compared with the resistance-capacitance time constant for each device, and this confirmed that this driving method accurately measured RTD switching time at the order of 1 ps.  相似文献

The ground state energy of quasi-two-dimensional electron-hole liquid (EHL) at zero temperature is calculated for type-II (GaAs)m/(AlAs)m (5≤m≤10) quantum wells (QWs). The correlation effects of Coulomb interaction are taken into account by a random phase approximation of Hubbard. Our EHL ground state energy per electron-hole pair is lower than the exciton energy calculated recently for superlattices, so we expected that EHL is more stable state than excitons at high excitation density. It is also demonstrated that the equilibrium density of EHL in type-II GaAs/AlAs QWs is of one order of magnitude larger than that in type-I GaAs/AlAs QWs.  相似文献

We have carried out cyclotron resonance (CR) measurements of (InGaAs)8/(AlAs)8 superlattice (SL) to investigate electronic properties of the SL under pulsed ultra-high magnetic fields. The magnetic fields up to 160 T were generated by using the single-turn-coil technique. Clear CR signals were obtained in the transmission of far-infrared laser through the SL at room temperature and lower temperature. We observed a shift of CR peak to lower magnetic field caused by transition from free-electron CR to impurity CR below 90 K. Compared with the previous works of GaAs/AlAs SL, the peak shift was small and the transition temperature was low. This result suggests that a binding energy of the impurity in the InGaAs/AlAs SL is smaller than the GaAs/AlAs SL.  相似文献

The effect of smooth interface potential on the electron tunneling in the GaAs/AlAs(111) structures with thin layers is studied using the pseudopotential method. The transition region between the structure components is represented by a half-period of the hexagonal (GaAs) 3(AlAs)3 (111) superlattice. It is shown that the allowance for the smooth potential results in a decrease in the Γ-L-mixing, Fano-resonance narrowing, and disappearance of interface states at the GaAs/AlAs(111) interface as compared to the abrupt-interface model. The shifts of the lowest Γ-and L-resonances observed for the structures with the layer thickness <2 nm amount to ∼0.1 eV, which is in good agreement with the behavior of levels in quantum wells. The transmission coefficient of electrons with the energies 0–0.5 eV above the GaAs conduction-band bottom obtained by multivalley calculation is close to that calculated with allowance for the lowest conduction band states Γ 1 (1) and Γ 1 (2) of superlattice and Γ 1 and L 1 of binary crystals. The energy splitting of fundamental localized transverse optical (TO1) phonon modes in GaAs/AlAs superlattices and quantum wires grown by molecular-beam epitaxy on a faceted (311)A GaAs surface is observed by Raman spectroscopy. The form of the Raman scattering tensor makes it possible to observe the TOx and TOy modes separately, using different scattering geometries the y and x axes are the directions of displacement of the atoms and are directed parallel and transverse to the facets on the (311)A surface). Enhancement of the splitting of the TO1x and TO1y modes is observed as the average thickness of the GaAs layers is decreased from 21 to 8.5 Å. The splitting is probably due to the effect of the corrugation of the GaAs/AlAs (311)A hetero-interface on the properties of localized phonon modes. Pis’ma Zh. éksp. Teor. Various temperature measurements of cyclotron resonance (CR) under pulsed ultra-high magnetic field up to 160 T were carried out in InGaAs/GaAs superlattice (SL) and InGaAs/AlAs SL samples grown by molecular beam epitaxy on GaAs substrates. Clear free-electron CR and impurity CR signals were observed in transmission of CO2 laser with wavelength of 10.6 μm. A binding energy of impurities in these SLs was roughly estimated based on the experiment as result, and we found it was smaller than the previous experimental result of GaAs/AlAs SLs and theoretical calculation with a simple model.  相似文献

We experimentally studied the photocurrent of AlAs/GaAs/AlAs double barrier resonant tunneling diode (RTD), which is composed of an InAs layer of self-assembled quantum-dots on top of AlAs barrier layer. It is found that the charging InAs quantum dots can effectively modulate the carrier transport properties of the RTD. Moreover, we also found that the resonant tunneling current through a single energy level of an individual quantum dot is extremely sensitive to the photo-excited holes bound nearby the dot, and the presence of the holes lowers the electrostatic energy of the quantum dot state. In addition, it is also observed that the photocurrent behaves like step way with the individual photon pulse excitation when the illumination is low enough. The experiment results well demonstrated the quantum amplified characteristics of the device.  相似文献

Effectiveness of a Ge fraction modulated spacer in hole resonant tunneling diodes (RTDs) with Si/strained Si1−xGex heterostructures epitaxially grown on Si(1 0 0) was investigated to improve the electrical characteristics at higher temperatures. Electrical characteristics measured for 30 RTDs, with the modulated spacer at higher Ge fraction (x = 0.48) on a single wafer, show that the deviation of the peak current and voltage at the resonant peak falls in ranges of ±25% and ±10%, respectively. For the RTDs, negative differential conductance (NDC) characteristics are obtained even at higher temperatures around 230 K than that for the RTDs with x = 0.42. The result indicates that the introduction of higher Ge fraction is effective for NDC in RTD at higher temperature.  相似文献

The steady-state and time-dependent current–voltage (I–V) characteristics are experimentally investigated in Ge quantum dot (QD)/SiO2 resonant tunneling diodes (RTDs). Ge QDs embedded in a SiO2 matrix are naturally formed by thermal oxidation of Si0.9Ge0.1 nanowires (30 nm×50 nm) on silicon-on-insulator substrates. The average dot size and spacing between dots are 9±1 and 25 nm, respectively, from TEM observations, which indicate that one or two QDs are embedded between SiO2 tunneling barriers within the nanowires. Room-temperature resonant oscillation, negative differential conductance, bistability, and fine structures are observed in the steady-state tunneling current of Ge-QD/SiO2 RTDs under light illumination. Time-dependent tunneling current characteristics display periodic seesaw features as the Ge-QDs RTD is biased within the voltage regime of the first resonance peak while they exhibit harmonic swing behaviors as the RTD is biased at the current valleys or higher-order current peaks. This possibly originates from the interplay of the random telegraph signals from traps at the QD/SiO2 interface as well as the electron wave interference within a small QD due to substantial quantum mechanics effects.  相似文献

We present the first identification of the direct participation of the GaAs interface (IF) mode in the phonon-assisted recombinations from type-II GaAs/AlAs short-period superlattices (SPSL). This is achieved by utilizing a novel first-order resonant Raman process associated with the type-II Xz–Γ band gap to enable a direct comparison, in the same sample, of zone boundary phonons with the photoluminescence (PL) phonon satellite energies. We present PL measurements on two complementary SPSLs to identify the reversal in the parity of the GaAs IF branch, where coupling is only allowed to the IF(+) branch. We also identify weak satellites, not previously reported, between the IF(+) and LA(X) satellites.  相似文献

We present a review on recent study of the type I to type II transition in short-period superlattices (SLs) of GaAs/AlAs by means of cyclotron resonance (CR) in pulsed high magnetic fields. The behavior of CR varies depending on the thickness of the GaAs and AlAs layers. In CR of (GaAs)n/(AlAs)n, the resonance peak at the X minima was observed in the type II regime for n smaller than 14, whereas the resonance at the Γ point was observed for n>15. We estimated electron masses on X and Γ point in the SLs by using the empirical sp3 tight-binding method including second-nearest-neighbor interaction. These calculations have shown good agreement with the experimental results. Moreover, it was found that the angular dependence of the CR peak position does not obey the simple cosine dependence due to the subband mixing in high magnetic fields. From the angular dependence in the SLs, the longitudinal and transverses electron masses of AlAs at the X point were deduced to be mt=0.21m0 and ml=1.04m0, respectively.  相似文献

The effect of the measuring current Idc on the magnetoresistance (MR) of a high-mobility two-dimensional electron gas (2DEG) in a GaAs quantum well with AlAs/GaAs superlattice barriers has been studied. It has been found that, as Idc increases, the MR of the 2DEG in the studied structures becomes negative in the range of classically strong magnetic fields. It has been shown that the observed negative MR is due to the transport of the 2DEG in the nonlinear regime.  相似文献

Low-temperature dependences of the transport relaxation time (τtr) and quantum lifetime (τq) on the density of the two-dimensional electron gas (n e ) in GaAs quantum wells with AlAs/GaAs lateral superlattice barriers have been studied. An exponential increase in the quantum lifetime with increasing electron density has been observed. It has been shown that the sharp increase in the quantum lifetime correlates with the appearance of X electrons in the AlAs/GaAs lateral superlattice barriers. It has been established that the ratio of the transport relaxation time to the quantum lifetime in the studied structures nonmonotonically depends on the density: the ratio τtrq first increases linearly with n e and then decreases. This behavior is not described by the existing theories.  相似文献
