The phase chemical composition of an Al2O3/Si interface formed upon molecular deposition of a 100-nm-thick Al2O3 layer on the Si(100) (c-Si) surface is investigated by depth-resolved ultrasoft x-ray emission spectroscopy. Analysis is performed using Al and Si L2, 3 emission bands. It is found that the thickness of the interface separating the c-Si substrate and the Al2O3 layer is approximately equal to 60 nm and the interface has a complex structure. The upper layer of the interface contains Al2O3 molecules and Al atoms, whose coordination is characteristic of metallic aluminum (most likely, these atoms form sufficiently large-sized Al clusters). The shape of the Si bands indicates that the interface layer (no more than 10-nm thick) adjacent to the substrate involves Si atoms in an unusual chemical state. This state is not typical of amorphous Si, c-Si, SiO2, or SiOx (it is assumed that these Si atoms form small-sized Si clusters). It is revealed that SiO2 is contained in the vicinity of the substrate. The properties of thicker coatings are similar to those of the 100-nm-thick Al2O3 layer and differ significantly from the properties of the interfaces of Al2O3 thin layers.  相似文献

The unoccupied electronic structures of 5 nm thick high permittivity (k) oxides (HfO2, ZrO2, and Al2O3) and SiO2 films on Ge substrates were examined using O K‐edge X‐ray absorption spectroscopy. Comparative studies with those on Si substrates showed contrasts in the conduction bands, which should be due to the formation of interface states. In the Al2O3 and SiO2 films, GeO2 layers are formed at the interface and they suppress in part the formation of detrimental germanate phases. In contrast, in the HfO2 and ZrO2 films, no signature of the Ge‐oxide phase is observed but some germanate phases are expected to prevail, suggesting a degradation of the gate oxide characteristics. Among the methods for depositing thin films, atomic layer deposition is unique for its capability of growing conformal thin films of compounds with a control of composition and thickness at the atomic level. The conformal growth of thin films can be of particular interest for covering nanostructures since it assures the homogeneous growth of the ALD film in all directions, independent of the position of the sample with respect to the incoming precursor flow. Here we describe the technique for growing the HfO2/Al2O3 bilayer on Si substrate and our in situ approach for its investigation by means of synchrotron radiation photoemission. In particular, we study the interface interactions between the two oxides for various thickness compositions ranging from 0.4 to 2.7 nm. We find that the ALD of HfO2 on Si induces the increase of the interfacial SiO2 layer, and a change in the band bending of Si. On the contrary, the ALD of Al2O3 on HfO2 shows negligible interaction between layers as the binding energies of Hf4f, Si2p, and O1s core level peaks and the valence band maximum of HfO2 do not change and the interfacial SiO2 does not increase.  相似文献

Films of composites (Co45Fe45Zr10)x(Al2O3)100–x, (Co84Nb14Ta2)x(SiO2)100–x, (Co41Fe39B20)x(SiO2)100–x and multilayer heterogeneous composite–composite structures {[(Co45Fe45Zr10)x(Al2O3)100–x]/[(Co45Fe45Zr10)x(Al2O3)100–x + N2]}n, {[(Co45Fe45Zr10)x(Al2O3)100–x]/[(Co45Fe45Zr10)x(Al2O3)100–x + O2]}n, {[(Co41Fe39B20)x(SiO2)100–x]/[(Co41Fe39B20)x(SiO2)100–x + O2]}n, and {[(Co84Nb14Ta2)x(SiO2)100–x]/[(Co84Nb14Ta2)x(SiO2)100–x + O2]}n have been deposited using the ionbeam sputtering method with a cyclic supply of reaction gases during deposition. The structure and magnetic properties of the films have been studied. It has been shown that the introduction of an oxidized interlayer makes it possible to suppress the perpendicular magnetic anisotropy in the (Co45Fe45Zr10)x(Al2O3)100–x composite with the metallic phase concentration higher than the percolation threshold.  相似文献

We apply Raman scattering spectroscopy to study the nature of carbon inclusions in Al2O3 and (HfO2) x (Al2O3)1 ? x films deposited using volatile complex compounds. Raman spectra of the films under investigation contain D and G vibrational modes, which indicate that carbon clusters of the sp 2 configuration tend to form in the films. We estimate the size of clusters from the integrated intensity ratio I D /I G and find it to be in the range of 14–20 Å. The content of hydrogen in carbon clusters is calculated from the height of the photoluminescence pedestal and is found to vary from 14 to 30 at % depending on the regime of the film’s synthesis.  相似文献

The structural properties and features of the chemical composition of SiO x N y /SiO2, SiO x N y /Si3N4, and SiN x /Si3N4 multilayer thin films with ultrathin (1–1.5 nm) barrier SiO2 or Si3N4 layers are studied. The films have been prepared by plasma chemical vapor deposition and have been annealed at a temperature of 1150°С for the formation of silicon nanocrystals in the SiO x N y or SiN x silicon-rich layers with a nominal thickness of 5 nm. The period of superlattices in the studied samples has been estimated by X-ray reflectivity. The phase composition of superlattices has been studied by X-ray electron spectroscopy using the decomposition of photoelectron spectra of the Si 2p, N 1s, and O 1s levels into components corresponding to different charge states of atoms.  相似文献

The distribution of the phase and chemical composition at an Al2O3/Si interface is studied by depth-resolved ultrasoft x-ray emission spectroscopy. The interface is formed by atomic layer deposition of Al2O3 films of various thicknesses (from several to several nanometers to several hundreds of nanometers) on the Si(100) surface (c-Si) or on a 50-nm-thick SiO2 buffer layer on Si. L 2,3 bands of Al and Si are used for analysis. It is found that the properties of coatings and Al2O3/Si interfaces substantially depend on the thickness of the Al2O3 layer, which is explained by the complicated character of the process kinetics. At a small thickness of coatings (up to 10–30 nm), the Al2O3 layer contains inclusions of oxidized Si atoms, whose concentration increases as the interface is approached. As the thickness increases, a layer containing inclusions of metallic Al clusters forms. A thin interlayer of Si atoms occurring in an unconventional chemical state is found. When the SiO2 buffer layer is used (Al2O3/SiO2/Si), the structure of the interface and the coating becomes more perfect. The Al2O3 layer does not contain inclusions of metallic aluminum, does not vary with the sample thickness, and has a distinguished boundary with silicon.  相似文献

The reflectivity spectra and the magnetorefractive effect (MRE) of (Co50Fe50)x(Al2O3)1?x metal-dielectric granular films (0.07<x<0.52) are analyzed in the IR spectral range λ=2.5–25 µm. It is revealed that the specific features observed in the spectra at λ≈8.5 and 20 µm are associated with the excitation of phonon modes in the dielectric matrix. The magnetorefractive effect in the films is observed below the percolation thresh-old only in p-polarized light and above the percolation threshold for both the p and s polarizations. It is demonstrated that the optical properties of (Co50Fe50)x(Al2O3)1?x films in the IR spectral range, to a first approximation, can be interpreted in the framework of the effective-medium theory and the magnetorefractive effect can be explained in terms of the modified Hagen-Rubens relation.  相似文献

The physical and chemical properties of the HfO2/SiO2/Si stack have been analyzed using cross-section HR TEM, XPS, IR-spectroscopy and ellipsometry. HfO2 films were deposited by the MO CVD method using as precursors the tetrakis 2,2,6,6 tetramethyl-3,5 heptanedionate hafnium—Hf(dpm)4 and dicyclopentadienil-hafnium-bis-diethylamide—Сp2Hf(N(C2H5)2)2.The amorphous interface layer (IL) between HfO2 and silicon native oxide has been observed by the HRTEM method. The interface layer comprises hafnium silicate with a smooth varying of chemical composition through the IL thickness. The interface layer formation occurs both during HfO2 synthesis, and at the annealing of the HfO2/SiO2/Si stack. It was concluded from the XPS, and the IR-spectroscopy that the hafnium silicate formation occurs via a solid-state reaction at the HfO2/SiO2 interface, and its chemical structure depends on the thickness of the SiO2 underlayer.  相似文献

The optical properties of GeO x film and GeO x /SiO2 multilayer heterostructures (with thickness of GeO x layers down to 1 nm) were studied with the use of Raman scattering and infrared spectroscopy, ellipsometry and photoluminescence spectroscopy including temperature dependence of photoluminescence. The observed photoluminescence is related to defect (dangling bonds) in GeO x and interface defects for the case of GeO x /SiO2 multilayer heterostructures. From analysis of temperature dependence of photoluminescence intensity, it was found that rate of nonradiative transitions in GeO x film has Berthelot type, but anomalous deviations from Berthelot type temperature dependence were observed in temperature dependences of photoluminescence intensities for GeO x /SiO2 multilayer heterostructures.  相似文献

The interfacial structures of HfO2 and HfAlO thin films on Si have been investigated using spatially resolved electron energy-loss spectroscopy. We have found that interfaces are not atomically sharp, and variation in the symmetry of the local atomic coordination lasts for a couple of monolayers for both the as-deposited HfO2 and the HfAlO samples. Annealing of the HfO2 film in the oxygen environment leads to the formation of a thick SiO2/SiOx stack layer in-between the original HfO2 and the Si substrate. As a comparison, the interfacial stability is significantly improved by Al incorporation into the HfO2 film (forming HfAlO), which effectively reduced/eliminated the interfacial silicon oxide formation during the oxygen annealing process. The mechanism of the high-k film/substrate stabilization by Al incorporation is discussed based on the experimental results.  相似文献

Capabilities of the method of laser null ellipsometry for the study of optical parameters of thin films of multicomponent alloys are demonstrated. Films of alloys (HfO2) x (Al2O3)1 − x on single-crystal silicon are obtained by the chemical vapor deposition with the use of the following volatile compounds: hafnium dipivaloylmethanate (IV) and aluminum acetylacetonate (III). The selection of initial sets for their optical parameters is justified. The selected model is shown to correspond to experimental data. In films deposited from the mixture of precursors, the refractive index increases from a substrate to a film surface. Due to the separation of sources, films described by a single-layer model were deposited. This fact is indicative of the homogeneous distribution of components over the film thickness.  相似文献

Low refractive index polymer materials have been investigated with a view to form the back surface mirror of advanced silicon solar cells. SiOx:H or AlOy SiOx:H polymer films were spun on top of an ultra‐thin (<10 nm) atomic‐layer‐deposited (ALD) Al2O3 layer, itself deposited on low‐resistivity (1 Ω cm) p‐type crystalline silicon wafers. These double‐layer stacks were compared to both ALD Al2O3 single layers and ALD Al2O3/plasma‐enhanced chemical vapour deposited (PECVD) SiNx stacks, in terms of surface passivation, firing stability and rear‐side reflection. Very low surface recombination velocity (SRV) values approaching 3 cm/s were achieved with ALD Al2O3 layers in the 4–8 nm range. Whilst the surface passivation of the single ALD Al2O3 layer is maintained after a standard firing step typical of screen printing metallisation, a harsher firing regime revealed an enhanced thermal stability of the ALD Al2O3/SiOx:H and ALD Al2O3/AlOy SiOx:H stacks. Using simple two‐dimensional optical modelling of rear‐side reflection it is shown that the low refractive index exhibited by SiOx:H and AlOy SiOx:H results in superior optical performance as compared to PECVD SiNx, with gains in photogenerated current of ~0.125 mA/cm2 at a capping thickness of 100 nm. Hafnium oxynitride (HfOxNy) gate dielectric has been deposited on Si (1 0 0) by means of radio frequency (rf) reactive sputtering using directly a HfO2 target in N2/Ar ambient. The thermal stability and microstructural characteristics for the HfOxNy films have been investigated. XPS results confirmed that nitrogen was successfully incorporated into the HfO2 films. XRD analyses showed that the HfOxNy films remain amorphous after 800 °C annealing in N2 ambient. Meanwhile the HfOxNy films can also effectively suppress oxygen diffusion during high temperature annealing and prevent interface layer from forming between HfOxNy films and Si substrates. AFM measurements demonstrated that surface roughness of the HfOxNy films increase slightly as compared to those pure HfO2 films after post deposition annealing. By virtue of building reasonable model structure, the optical properties of the HfOxNy films have been discussed in detail.  相似文献

High-k HfO2-Al2O3 composite gate dielectric thin films on Si(1 0 0) have been deposited by means of magnetron sputtering. The microstructure and interfacial characteristics of the HfO2-Al2O3 films have been investigated by using X-ray diffraction (XRD), Fourier transform infrared spectroscopy (FTIR) and spectroscopic ellipsometry (SE). Analysis by XRD has confirmed that an amorphous structure of the HfO2-Al2O3 composite films is maintained up to an annealing temperature of 800 °C, which is much higher than that of pure HfO2 thin films. FTIR characterization indicates that the growth of the interfacial SiO2 layer is effectively suppressed when the annealing temperature is as low as 800 °C, which is also confirmed by spectroscopy ellipsometry measurement. These results clearly show that the crystallization temperature of the nanolaminate HfO2-Al2O3 composite films has been increased compared to pure HfO2 films. Al2O3 as a passivation barrier for HfO2 high-k dielectrics prevents oxygen diffusion and the interfacial layer growth effectively.  相似文献

In this paper, the engineered tunnel barrier technology is introduced by using the engineered tunnel barrier of VARIOT type (SiO2/Si3N4/SiO2) and CRESTED type (Si3N4/SiO2/Si3N4) with Si3N4 and high-k HfO2 layers as charge trapping layers, respectively. In addition, the high-k stacked VARIOT type of SiO2/HfO2/Al2O3 and Al2O3/HfO2/Al2O3 are compared with O/N/O tunnel barrier memory. As a result, the engineered tunnel barrier memory device showed excellent memory characteristics compared to the single SiO2 tunnel barrier memory device, such as very high P/E (program/erase) speed, good retention time and no degradation in endurance characteristics.  相似文献

Sandwich-structure Al2O3/HfO2/Al2O3 gate dielectric films were grown on ultra-thin silicon-on-insulator (SOI) substrates by vacuum electron beam evaporation (EB-PVD) method. AFM and TEM observations showed that the films remained amorphous even after post-annealing treatment at 950 °C with smooth surface and clean silicon interface. EDX- and XPS-analysis results revealed no silicate or silicide at the silicon interface. The equivalent oxide thickness was 3 nm and the dielectric constant was around 7.2, as determined by electrical measurements. A fixed charge density of 3 × 1010 cm−2 and a leakage current of 5 × 10−7A/cm2 at 2 V gate bias were achieved for Au/gate stack /Si/SiO2/Si/Au MIS capacitors. Post-annealing treatment was found to effectively reduce trap density, but increase in annealing temperature did not made any significant difference in the electrical performance.  相似文献

We study the effect of ultra-thin oxide (SiOx) layers inserted at the interfaces of silicon heterojunction (SHJ) solar cells on their open-circuit voltage (VOC). The SiOx layers can be easily formed by dipping c-Si into oxidant such as hydrogen peroxide (H2O2) and nitric acid (HNO3). We confirm the prevention of the undesirable epitaxial growth of Si layers during the deposition of a-Si films by the insertion of the ultra-thin SiOx layers. The formation of the SiOx layers by H2O2 leads to better effective minority carrier lifetime (τeff) and VOC than the case of using HNO3. c-Si with the ultra-thin SiOx layers formed by H2O2 dipping, prior to deposition of a-Si passivation layers, can have high implied VOC of up to ∼0.714 V.  相似文献

The results of integrated studies of thin-film structures based on silicon and hafnium dioxides on silicon grown by electron-beam evaporation in vacuum are presented. The surface morphology, structural and phase composition of these films depending on the annealing temperature within 500–1100°C are studied. Special consideration is given to the change in the state of the interfaces after annealing. It is determined that annealing in a flow of nitrogen with the addition of oxygen (~10 vol %) at 700°C does not lead to structural and phase changes in the films, but the intensity of the electron paramagnetic resonance (EPR) spectra of uncompensated bonds on the HfO2-Si interface decreased. Annealing at higher temperatures stimulates crystallization of the HfO2 films and hafnium silicate is formed on the SiO2-HfO2 interface and suboxide SiO x appears on the HfO2-Si interface.  相似文献

The flat band voltage shifts of HfO2/SiO2/nSi capacitors with ultra-thin La2O3 insertion at HfO2/SiO2 interface have been confirmed using hard X-ray photoelectron spectroscopy (HX-PES). By increasing the amount of La2O3 insertion, the binding energy of Si 1s core spectra increases, which means that the surface potential of Si substrate also increases. A voltage drop difference of HfO2 and La2O3 at SiO2 interface can be estimated to be 0.40 V.  相似文献
