The binding energy of an exciton in a wurtzite GaN/GaAlN strained cylindrical quantum dot is investigated theoretically.The strong built-in electric field due to the spontaneous and piezoelectric polarizations of a GaN/GaAlN quantum dot is included.Numerical calculations are performed using a variational procedure within the single band effective mass approximation.Valence-band anisotropy is included in our theoretical model by using different hole masses in different spatial directions.The exciton oscillator strength and the exciton lifetime for radiative recombination each as a function of dot radius have been computed.The result elucidates that the strong built-in electric field influences the oscillator strength and the recombination life time of the exciton.It is observed that the ground state exciton binding energy and the interband emission energy increase when the cylindrical quantum dot height or radius is decreased,and that the exciton binding energy,the oscillator strength and the radiative lifetime each as a function of structural parameters (height and radius) sensitively depend on the strong built-in electric field.The obtained results are useful for the design of some opto-photoelectronic devices.  相似文献

The effect of electric field on exciton states and optical properties in zinc-blende (ZB) InGaN/GaN quantum dot (QD) are investigated theoretically in the framework of effective-mass envelop function theory. Numerical results show that the electric field leads to a remarkable reduction of the ground-state exciton binding energy, interband transition energy, oscillator strength and linear optical susceptibility in InGaN/GaN QD. It is also found that the electric field effects on exciton states and optical properties are much more obvious in QD with large size. Moreover, the ground-state exciton binding energy and oscillator strength are more sensitive to the variation of indium composition in InGaN/GaN QD with small indium composition. Some numerical results are in agreement with the experimental measurements.  相似文献

The energy spectra of low-lying states of an exciton in a single and a vertically coupled quantum dots arestudied under the influence of a perpendicularly applied magnetic field. Calculations are made by using the method ofnumerical diagonalization of the Hamiltonian within the effective-mass approximation. We investigate the effect of the position of the donor in quantum dots on the energy spectrum in the presence of a perpendicular magnetic field by using the method of few-body physics,As a function of the magnetic field,we find,when D^- centers are placed sufficiently off-center,discontinuous ground-state transitions which are similar to those found in many-electron parabolic quantum dots.Series of magic numbers of angular momentum which minimize the ground-state electron-electron interaction energy have been discovered.The dependence of the binding energy of the gound-state of the D^- center on the dot radius for a few values of the magnetic field strength is obtained and compared with other results.  相似文献

The ground-state energies of the “bright” and “dark” excitons formed by an electron and a hole localized in a thin spherical shell subjected to a high magnetic field are calculated. This model corresponds to a core/shell quantum dot. The high-field condition implies that the magnetic length is much shorter than the radius of the sphere. It is found that the ground-state energy of the bright exciton exhibits an unusual magnetic-field dependence: E 0H 2/3.  相似文献

The effect of an electric field on the ground state energy of an exciton bound to an ionized donor (D+, X) was studied in CdSe spherical quantum dots where quantum confinement is described by an infinitly deep potential. Calculations have been performed in the framework of the effective mass approximation using a variational method by choosing an appropriate sixty-terms wave function taking into account different interparticles correlations and symetry distorsion induced by the electric field. It appears that the Stark shift is significant even for low fields and depends strongly of spherical dot sizes. The competition between the confinement effect and the Stark effect is discussed as function of the spherical dot size and the applied electric field strength. The (D+, X) Stark shift is estimated and its behavior is discussed as a function of the dot radius and electric field strength. The electron and hole average distances have also been calculated and the role of the ionized donor in the excitonic dissociation is established.  相似文献

Based on the framework of effective-mass approximation and variational approach, optical properties of exciton are investigated theoretically in ZnO/MgxZn1−xO vertically coupled quantum dots (QDs), with considering the three-dimensional confinement of electron and hole pair and the strong built-in electric field effects due to the piezoelectricity and spontaneous polarization. The exciton binding energy, the emission wavelength and the oscillator strength as functions of the different structural parameters (the dot height and the barrier thickness between the coupled wurtzite ZnO QDs) are calculated with the built-in electric field in detail. The results elucidate that structural parameters have a significant influence on the exciton state and optical properties of ZnO coupled QDs. These results show the optical and electronic properties of the quantum dot that can be controlled and also tuned through the nanoparticle size variation.  相似文献

The magnetic field-dependent heavy hole excitonic states in a strained Ga0.2In0.8As/GaAs quantum dot are investigated by taking into account the anisotropy,non-parabolicity of the conduction band,and the geometrical confinement.The strained quantum dot is considered as a parabolic dot of InAs embedded in a GaAs barrier material.The dependence of the effective excitonic g-factor as a function of dot radius and the magnetic field strength is numerically measured.The interband optical transition energy as a function of geometrical confinement is computed in the presence of a magnetic field.The magnetic field-dependent oscillator strength of interband transition under the geometrical confinement is studied.The exchange enhancements as a function of dot radius are observed for various magnetic field strengths in a strained Ga0.2In0.8As/GaAs quantum dot.Heavy hole excitonic absorption spectra,the changes in refractive index,and the third-order susceptibility of third-order harmonic generation are investigated in the Ga0.2In0.8As/GaAs quantum dot.The result shows that the effect of magnetic field strength is more strongly dependent on the nonlinear optical property in a low-dimensional semiconductor system.  相似文献

Making use of the method of few-body physics, the energy spectrum of a four-electron system consisting in a vertically coupled double-layer quantum dot as a function of the strength ofa magnetic field is investigated. Discontinuous ground-state transitions induced by an external magnetic field are shown. We find that, in the strong coupling case, the ground-state transitions depend not only on the external magnetic field B but also on the distance d between double-layer quantum dots. However, in the case of weak coupling, the ground-state transitions occur in the new sequence of the values of the magic angular momentum. Hence, the interlayer separation d and electron-electron interaction strongly affect the ground state of the coupled quantum dots.  相似文献

The method of few-body physics is applied to treat a D-<\sup> center quantum dot system in a magnetic field. The magnetic field is applied in the z direction. Using this method, we investigate the energy spectra of low-lying states of D-<\sup> center quantum dots as a function of magnetic field. We demonstrate control of the fine-structure splitting of the exciton emission lines in single InAs quantum dots by the application of an in-plane magnetic field. The composition of the barrier material and the size and symmetry of the quantum dot are found to determine decrease or increase in the linear polarization splitting of the dominant exciton emission lines with increasing magnetic field. This enables the selection of dots for which the splitting can to be tuned to zero, within the resolution of our experiments. General differences in the g-factors and exchange splittings are found for different types of dot.  相似文献

The effect of electric field on the binding energy, interband emission energy and the non-linear optical properties of exciton as a function of dot radius in an InSb/InGaxSb1?x quantum dot are investigated. Numerical calculations are carried out using single band effective mass approximation variationally to compute the exciton binding energy and optical properties are obtained using the compact density matrix approach. The dependence of the nonlinear optical processes on the dot sizes is investigated for various electric field strength. The linear, third order non-linear optical absorption coefficients, susceptibility values and the refractive index changes of electric field induced exciton as a function of photon energy are obtained. It is found that electric field and the geometrical confinement have great influence on the optical properties of dots.  相似文献

Exciton states in self-assembled InP/In0.49Ga0.51P quantum dots subject to magnetic fields up to 50 T are calculated. Strain and band mixing are explicitly taken into account in the single-particle models of the electronic structure, while an exact diagonalization approach is adopted to compute the exciton states. Reasonably good agreement with magneto-photoluminescence measurements on InP self-assembled quantum dots is found. As a result of the polarization and angular momentum sensitive selection rules, the exciton ground state is dark. For in-plane polarized light, the magnetic field barely affects the exciton spatial localization, and consequently the exciton oscillator strength for recombination increases only slightly with increasing field. For z polarized light, a sharp increase of the oscillator strength beyond 30 T is found which is attributed to the enhanced s character of the relevant portion of the exciton wave function.  相似文献

We study the two-dimensional weak-coupling Fr o¨hlich polaron in a completely anisotropic quantum dot in a perpendicular magnetic field. By performing a unitary transformation, we first transform the Hamiltonian into a new one which describes an anisotropic harmonic oscillator with new mass and trapping frequencies interacting with the same phonon bath but with different interaction form and strength. Then employing the second-order Rayleigh–Schr o¨dinger perturbation theory, we obtain the polaron correction to the ground-state energy. The magnetic field and anisotropic effects on the polaron correction to the ground-state energy are discussed.  相似文献

Within the effective mass approximation, we investigated theoretically the ground-state energy of a single particle and the binding energy of the neutral donor impurity (D0) affected by a lateral electric field in a parabolic quantum dot (QD). The results show that the electron and the hole ground-state energy and the band to band transition energies shift to lower values (red shift) by increasing the field intensity. The quantum Stark shift (QSS) for the electron increases rapidly in the quasi spherical QD (QSQD) by increasing the lateral field, whereas for the hole it increases monotony. In the cylindrical QDs (CQDs), we found that the QSS for electron and hole increase monotonically. The quantum size, lateral electric field and impurity position effect on the binding energy of neutral donor (D0) is studied. Unexpected behavior of D0 in quantum well limit (QW), the binding energy of D0 is increasing (blue shift) with increasing QD radius RR at the presence of a lateral electric field. It appears that for a fixed size of the QD, the off-center binding energy decreases when the impurity ion is displaced from the center to the QD borders, while it is shifted to lower energy with increasing the field.  相似文献

We study the energy spectra of a two-dimensional two-electron quantum dot (QD) with Pöschl-Teller confining potential under the influence of perpendicular homogeneous magnetic field. Calculations are made by using the method of numerical diagonalization of Hamiltonian matrix within the effective-mass approximation. A ground-state behavior (spin singlet-triplet transitions) as a function of the strength of a magnetic field is found. We find that the dot radius R of a Pöschl-Teller potential is important for the ground-state transition and the feature of ground-state for a Pöschl-Teller QD and a parabolic QD is similar when R is larger. The larger the well depth, the higher the magnetic field for the singlet-triplet transition of the ground-state of two interacting electrons in a Pöschl-Teller QD.  相似文献

Numerical results elucidate that Mg composition has a significant influence on the exciton states and optical properties of ZnO/MgxZn1-xO QDs. The ground-state exciton binding energy increases with increasing Mg composition and the increment tendency is more prominent for small height QDs. As Mg composition increases, the interband emission wavelength has a blue-shift if the dot height L<3.5 nm, but the interband emission wavelength has a red-shift when L>3.5 nm. Furthermore, the radiative lifetime increases rapidly with increasing Mg composition if the dot height L>3 nm and the increment tendency is more prominent for large height QDs.
