Based on percolation theory and random telegraph signal (RTS) noise generation mechanism, a numerical model for RTS in deep submicron metal-oxide-semiconductor field-effect transistor (MOSFET) was presented, with which the dependence of Tc/Te (where Tc=capture time, Te=emission period ) on energy levels and trap depth with respect to the interface of traps can be simulated. Compared with experimental results, the simulated ones showed a good qualitative agreement.  相似文献

本文对GaN HEMT栅漏电容的频率色散特性进行分析,认为栅边缘电容的色散是导致栅漏电容频率色散特性不同于圆肖特基二极管电容的主要原因. 通过对不同栅偏置条件下缺陷附加电容与频率关系的拟合,发现小栅压下的缺陷附加电容仅满足单能级缺陷模型,而强反向栅压下的缺陷附加电容同时满足单能级和连续能级缺陷模型. 实验中栅边缘电容的频率色散现象在钝化工艺后出现,其反映的缺陷很可能是钝化工艺引入,且位于源漏间栅金属未覆盖区域的表面. 最后通过低频噪声技术进一步验证栅边缘电容提取缺陷参数的可行性. 低频噪声技术获得的单能级 关键词: HEMT 边缘电容 缺陷 低频噪声  相似文献

研究了对称双势阱玻色-爱因斯坦凝聚体系(BEC)存在均匀噪声或高斯噪声时的自俘获现象.结果发现噪声的存在破坏了自俘获现象的临界行为特征,使得原来约瑟夫森振荡和自俘获之间的临界点变成了一个过渡区域,而且噪声强度越大,这个过渡区域展得越宽.同时发现,对于确定的相互作用强度,当噪声强度增大到一定程度时,相平面会出现混乱,如果这时固定噪声强度增大相互作用强度,相平面中的轨道会重新出现.对纯量子系统加噪声后,自俘获同样不存在临界值,而是存在一个临界区域,且随噪声的增强临界区域会展宽.与平均场近似情况下不同的是,纯量子情况下噪声促进自俘获的产生,且噪声越强自俘获越明显. 关键词: 玻色-爱因斯坦凝聚 自俘获 双势阱 噪声  相似文献

该文的工作是设计和制作了一种具有陷波电路结构的P波段低温低噪声放大器。在低温75K环境下,工作频段为250-350MHz的范围内,该低温低噪声放大器具有优异的性能,噪声系数小于0.4dB,增益为14.4dB,增益平坦度小于0.05dB,输入反射损耗S11<-20dB,输出反射损耗S22<-20dB。同时在工作频段外的高温超导滤波器寄生通带内,该低温低噪声放大器成功实现了传输陷波响应,加强了系统对前端高温超导滤波器产生的寄生通带的衰减和抑制。  相似文献

介绍了利用钛宝石可调谐激光器、倍频器和单波长激光器作为光源,在24个波长分立点定标了三个硅陷阱探测器的绝对光谱响应度,解决了红外激光的精确定位与调整、窗口透过率模拟定标等关键技术.结果显示:在激光波长为412—800nm时,三个陷阱探测器定标的不确定度约低于0.05%;当激光波长大于800nm以及低于355nm时,获得的陷阱探测器的定标不确定度约低于0.065%.硅陷阱探测器可以作为空间各类遥感器在350—1064nm波段定标的传递标准探测器. 关键词: 陷阱探测器 低温辐射计 光谱响应度 辐射定标  相似文献

Micromotion induced by the radio-frequency field contributes greatly to the systematic frequency shifts of optical frequency standards. Although different strategies for mitigating this effect have been proposed, trapping ions optically has the potential to provide a generic solution to the elimination of micromotion. This could be achieved by trapping a single ion in the dipole trap composed of a highpower laser field. Here, we present the setup of the dipole trap composed of a 532 nm laser at a power of 10 W aiming to optically trap a single ~(40)Ca~+ and we observe an AC-Stark shift of the fluorescence spectrum line of ~22 MHz caused by the 532 nm dipole beam. The beam waist of the dipole laser is several microns, which would provide a dipole potential strong enough for all-optical trapping of a single ~(40)Ca~+ ion.  相似文献

基于金属-氧化物-半导体-场效应管(MOSFET)辐射损伤的微观机理,推导出了MOSFET经历辐照之后氧化层空穴俘获与阈值电压漂移之间关系的表达式.又根据MOSFET中1/f噪声产生的微观机理,建立了辐照之前MOSFET的1/f噪声功率谱幅值与阈值电压漂移量之间的定量关系,并通过实验予以验证.结果表明,辐照之前的1/f噪声功率谱幅值与辐照之后的阈值电压漂移量存在正比例关系,阈值电压漂移量可以反映出MOSFET内部的潜在缺陷的退化程度,因此,该模型有助于利用1/f噪声参量来表征MOSFET内部潜在缺陷的数量和严重程度.  相似文献

Thermo-luminescence (TL) is a kind of luminescence decay measured with varying temperature. In the process of TL the decay parameter itself involves the temperature effect of traps. Thus the trap depth is inseparable from the decay parameter. There are two separate peaks in the TL curve of ZnS:Cu,Co if the measurement starts from liquid nitrogen temperature. In the experiment we started from zero Celsius temperature to isolate the deeper traps. We have proposed and realized three methods for simultaneous determination of trap depth and decay parameter based on the quasi-equilibrium model and experimental data. If we treat the case of kinetic order \alpha =1 as \alpha =2, the error might be as large as 100%.  相似文献

Traffic noise prediction models in France are based on vehicle noise emission values defined by the French Guide du Bruit des Transports Terrestres (Noise Guide for Ground Transport - Noise levels prediction). These emission values are suited for models addressing the noise assessments of road infrastructures and the dimensioning of acoustic protections, needing traffic noise estimations in terms of ?Aeq over a long period of time (an hour or more).The values, obtained from measurements collected in the 70s, are updated in the publication of a new guide (Methodological Guide, Vehicle noise emissions, to be published), which addresses the road surface influence on tyre/road noise. The emission values are now expressed through the contributions of a power unit component, function of traffic speed, traffic flow type and road declivity, and of a rolling noise component, function of traffic speed and road pavement.The paper outlines the procedures followed to determine the components, gives their numerical values, and illustrates some vehicle noise emissions.  相似文献

We propose a novel scheme in which cold polar molecules are trapped by an electrostatic field generated by the combination of a pair of parallel transparent electrodes (i.e., two infinite transparent plates) and a ring electrode (i.e., a ring wire). The spatial distributions of the electrostatic fields from the above charged wire and the charged plates and the corresponding Stark potentials for cold CO molecules are calculated; the dependences of the trap centre position on the geometric parameters of the electrode are analysed. We also discuss the loading process of cold molecules from a cold molecular beam into our trap. This study shows that the proposed scheme is not only simple and convenient to trap, manipulate and control cold polar molecules in weak-field-seeking states, but also provides an opportunity to study cold collisions and collective quantum effects in a variety of cold molecular systems, etc.  相似文献

We present a combined Paul-Penning trap to study CO2 laser stimulated recombination of protons and electrons. The trap is located in the center of an optical resonator for 11 μm radiation. In this manner the available laser intensity is enhanced for stimulated recombination to the n=1 state of hydrogen. 考虑到矢量水听器在垂直方向上具有8字形指向性,能够有效抑制远方非平稳噪声源的干扰,提出了一种矢量环境噪声相关函数(NCF)提取声场时域格林函数(TDGF)的方法。基于简正波理论建立了声压和垂直振速垂直相关性模型。在此基础上,给出了声压和垂直振速相关函数提取声场纵向格林函数的过程.数值仿真对比和实验数据分析表明,相对于声压提取方法,垂直振速提取方法能够有效消除直达波前出现的亮纹与亮区干扰。此外,对于同等时间长度噪声序列,声压提取方法只提取到直达波路径,而垂直振速提取方法还提取到了我们更为关心的海底反射路径。利用直达波与海底反射波到达时延差估计的海深与实测海深吻合较好。  相似文献

Industrially unfavorable process of steel surface decarburization was induced by annealing in air. Two methods of after-anneal surface treatment were used: an acid pickling and a sand blasting. The obtained decarburized layers were examined by optical microscope, wave dispersive spectrometer, and surface X-ray diffraction method. Magnetic Barkhausen noise technique was tested for applicability of non-destructive characterization of the decarburized layer depth. A newly introduced parameter, Barkhausen noise coercivity, was proposed for practical use due to its sensitivity to decarburization and stability to measurement conditions. Other magnetic parameters, e.g. number of Barkhausen noise counts, were found to be sensitive to the compressive residual stress caused by the sand blasting.  相似文献

考虑到海洋环境噪声源深度分布不集中,建立了噪声源随深度分布的海洋环境噪声模型,分析了源深度对噪声场垂向特征的影响并从简正波角度予以解释,发现海底声阻抗和声源深度都显著影响由海洋环境噪声获得的等效海底反射损失大掠射角部分,进而将该模型用于地声参数反演.两段实测噪声数据200—525 Hz频段的反演结果表明:基于海洋环境噪声的地声参数反演最优值与声传播的反演结果相近;源平均深度最优值随频率增加有变小的趋势,说明随频率增加环境噪声主要贡献源逐渐由航船转为风浪;当海况大于3级时,400 Hz以上频段噪声源深度平均值很小,与Monahan气泡理论的描述一致.  相似文献

提出了采用双环形载荷导线和两透明电极系统实现冷分子静电囚禁的可控制静电双阱的新方案,计算了带电圆导线和带电板所产生的静电场分布,从几个方面分析了这个囚禁方案的优点. 提出了一种有效的冷分子装载方法,并研究了双阱到单阱的演化过程. 研究表明,该可控制静电双阱方案不仅方便装载与操控弱场搜寻态的极性冷分子,而且在分子物质波的干涉、纠缠、冷碰撞,甚至进行双阱分子BEC研究等分子光学领域中有着广阔的应用前景. 关键词: 极性冷分子 静电囚禁 可控制静电双阱 分子光学  相似文献

通过分析表面离子阱衬底的功率损失和电势损失对离子阱阱深和离子加热速率的影响,提出考虑衬底效应的阱深和离子加热速率的解析分析模型.研究发现,硅基衬底的电势损失对表面离子阱阱深的降幅达17.19%,功率损失对离子加热速率的加速达13.37%.为了降低衬底效应的不利影响,设计了衬底真空隔离结构的表面离子阱,在离子阱射频电极和直流电极间的衬底表面刻蚀出多条隔离槽,从而减小衬底的等效电导和等效电容,达到降低衬底功率和电势损失的目的.模拟结果显示,相比于一般结构,真空隔离结构的硅基表面离子阱能够使阱深加深20.22%,使衬底功率损失降低54.55%.  相似文献

This paper presents an experimental demonstration of light-induced evaporative cooling in a magneto-optical trap. An additional laser is used to interact with atoms at the edge of the atomic cloud in the trap. These atoms get an additional force and evaporated away from the trap by both the magnetic field and laser fields. The remaining atoms have lower kinetic energy and thus are cooled. It reports the measurements on the temperature and atomic number after the evaporative cooling with different parameters including the distance between the laser and the centre of the atomic cloud, the detuning, the intensity. The results show that the light-induced evaporative cooling is a way to generate an ultra-cold atom source.  相似文献
