运用压电调制反射光谱(PzR)方法测量了在以GaAs(311)B为衬底的In0.35Ga0.65As模板上生长的InAs表面量子点结构的反射谱.在77K温度下,观察到了来自样品各个组成结构(包括表面量子点本身、被覆盖层覆盖的量子点、In0.35Ga0.65As模板以及GaAs衬底等)的调制信号.来自表面量子点本身的调制信号是多个清晰的调制峰.用一阶和三阶微分洛伦兹线形对PzR谱中对应结构的实验数据进行了拟合,精确确定了与样品的各个组成结构相对应的调制峰的能量位置.对不同样品PzR谱的差异进行了定性的说明.

测量了不同阱宽In0.2Ga0.8As/GaAs单量子阱的PL谱的峰值波长和荧光谱线半峰全宽随温度的变化。利用Varshni公式对实验峰值波长进行拟合,得到了新的参数。结果表明,无位错应变量子阱带隙仍具有其体材料的特性:荧光谱线半峰全宽随温度升高迅速展宽,这主要归因于声子关联作用增强和激子热离化为自由载流子所致;阱宽越窄荧光峰值能量越高,将其与量子尺寸效应的理论计算结果进行了比较。文中还考察了谱线半峰全宽和阱宽的关系,利用合金无序对这一现象进行了解释。 相似文献

用高能离子注入(160keV)的方法对InAs/GaAs量子点结构进行掺杂,研究了不同退火工艺处理后量子点的光致发光和电学性能.相对于长时间退火,快速退火处理后的量子点发光通常较强.在相同的退火条件下,量子点发光峰位随着Mn注入剂量的增加,先是往高能量端快速移动,而后发光峰又往低能方向移动.后者可能是由于Mn原子进入InAs量子点,释放了InAs量子点中的应变所致.对于高注入剂量样品和长时间退火样品,变温电阻曲线在40 K附近会出现反常行为.

为获得对In0.53Ga0.47As/InP材料在电子束辐照下的光致发光谱变化规律, 开展了1 MeV电子束辐照试验, 注量为 5×1012-9×1014 cm-2. 样品选取量子阱材料和体材料, 在辐照前后, 进行了光致发光谱测试, 得到了不同结构In0.53Ga0.47As/InP材料在1 MeV电子束辐照下的不同变化规律; 对比分析了参数退化的物理机理. 结果显示: 试验样品的光致发光峰强度随着辐照剂量增大而显著退化. 体材料最先出现快速退化, 而五层量子阱在注量达到6×1014 cm-2时, 就已经退化至辐照前的9%. 经分析认为原因有: 1)电子束进入样品后, 与材料晶格发生能量传递, 破坏晶格完整性, 致使产生的激子数量减少, 光致发光强度降低; 电子束辐照在材料中引入缺陷, 增加了非辐射复合中心密度, 导致载流子迁移率降低. 2)量子阱的二维限制作用使载流子运动受限, 从而能够降低载流子与非辐射复合中心的复合概率; 敏感区域截面积相同条件下, 体材料比量子阱材料辐射损伤更为严重. 3)量子阱的层数越多, 则异质结界面数越多, 相应的产生的界面缺陷数量也随之增多, 辐射损伤越严重. 相似文献

p-GaInAsSb/n-GaSb junction with breakdown voltages as high as 38 V and abrupt breakdown characteristic have been fabricated by Liquid Phase Epitaxy. To obtain these characteristics the structures have been submitted to annealing processes just after epitaxial growth. 采用MOCVD方法在InP衬底上制备了高质量的四元合金Ga0.4In0.6As0.85P0.15和InP外延层,用椭圆偏光仪测得Ga0.4In0.6As0.85P0.15和InP外延层的折射率。由这两种具有不同折射率的半导体材料交替生长构成不同周期的分布布喇格反射镜(DBR)。研究了不同周期的DBR结构的反射率与波长及反射率与DBR结构周期数的关系。根据多层膜增反原理,当中心波长为1.55um时,反射率随周期数增加迅速增加,周期数为23时,反射率可达99.97%。利用MOCVD技术,通过Ga0.4In0.6As0.85P0.15/InP的交替生长,成功地获得周期数分别为3,4,7,11,15,19,23的分布布喇格反射镜(DBR)。实验结果表明,已获得表面如镜面状的二元InP外延层,而组分x,y分别为0.4,0.85的四元合金,因其处于混溶隙,外延层表面较粗糙,未获得镜面状表面。反射率的测量结果表明,反射镜的反射率随周期数的增加而升高,当DBR的周期数为23时,反射率为54.44%,与理论结果尚存在一定差距。 相似文献

The optical and electrophysical properties of the GaAs/In0.25Ga0.75As heterostructure with a symmetric double quantum well have been investigated. The influence of tunneling electrons and holes through an internal barrier of the quantum well on the shift and splitting of the quantum levels is analyzed. The theoretical estimates are compared with the results of the photoluminescence and photoconductivity measurements. Photoluminescence (PL) measurements under different excitation powers were carried out at low temperature on tensile-strained In0.3Ga0.7As single wells of 6 nm with InGaAs barriers lattice matched to InP substrate. PL measurements taken at 2 K show a main emission band at 0.762 eV probably originating from a type-II transition. The insertion of an ultrathin InAs layer at In0.3Ga0.7As on In0.53Ga0.47As interface reveals an additional feature at 0.711 eV as well as an excited-state luminescence emission at high pump powers. The InAs insertion improves heterointerface quality, which was confirmed by an increase in PL intensity. 相似文献

In this study, the single event effects in In0.53Ga0.47As/In0.3Ga0.7As/In0.7Ga0.3As composite channel InP-based HEMT are investigated using TCAD simulation for the first time. Due to the higher conduction band difference between bottom In0.7Ga0.3As channel and InAlAs buffer, the electrons in the buffer layer induced by ions strike cannot enter the channel, led to reduce the peak concentration in the composite channel and significantly weakened the drain current for composite channel device. Meanwhile, higher barrier height under the gate for composite channel InP-based HEMT is formed after particle strike, and further attenuate the drain current. Therefore, the single event effects can be effectively reduced by designing channel structure. In addition, drain voltage and incident position also show significant impact drain current. With the increase in the drain voltage, the drain current increase and the most sensitive incident position is the gate electrode for the device. 相似文献

Magnetooptical investigation of exciton transitions in high-quality quantum wells of an (In, Ga)As/GaAs heterosystem has been carried out. Investigation of transmission of free-hanging samples detached from the substrate in the magnetic fields of up to 12 T revealed a rich fine structure associated with various heavy-hole and light-hole exciton transitions. In particular, transitions from the excited states of light holes localized in a Coulomb potential produced by an electron along the heterojunction axis (a Coulomb well) have been detected. Taking into account consistently stresses, formation of Landau levels, the binding energies of excitons (diamagnetic excitons), and the effect of a Coulomb well, we have succeeded to describe the experimental results with the use of a self-consistent variational procedure. As a result, new features in the structure of optical transitions have been explained and the effective masses of electrons and holes of excitons formed by both heavy and light holes have been determined with a high accuracy. 相似文献

The phase coherence length LØ, its temperature dependence and the spin-orbit scattering length LSO in Al0.25Ga0.75As/In0.2Ga0.8As/GaAs wires fabricated by electron-beam lithography and CH4/H2 Reactive Ion Etching (RIE), were extracted by fitting a 1-dimensional weak localization theory to two-terminal measurements in the temperature range between 2 K and 50 K. The scattering mechanism was found to be Nyquist (electron-electron collisions with small energy transfer). 相似文献
