An analytical model for a novel triple reduced surface field(RESURF) silicon-on-insulator(SOI) lateral doublediffused metal–oxide–semiconductor(LDMOS) field effect transistor with n-type top(N-top) layer, which can obtain a low on-state resistance, is proposed in this paper. The analytical model for surface potential and electric field distributions of the novel triple RESURF SOI LDMOS is presented by solving the two-dimensional(2D) Poisson's equation, which can also be applied to single, double and conventional triple RESURF SOI structures. The breakdown voltage(BV) is formulized to quantify the breakdown characteristic. Besides, the optimal integrated charge of N-top layer(Q_(ntop)) is derived, which can give guidance for doping the N-top layer. All the analytical results are well verified by numerical simulation results,showing the validity of the presented model. Hence, the proposed model can be a good tool for the device designers to provide accurate first-order design schemes and physical insights into the high voltage triple RESURF SOI device with N-top layer.  相似文献

We consider (classical and generalized) Massey products on the Chekanov homology of a Legendrian knot, and we prove that they are invariant under Legendrian isotopies. We also construct a minimal A-algebra structure on the Chekanov algebra of a Legendrian knot, we prove that this structure is invariant under Legendrian isotopy, and we observe that its higher multiplications allow us to find representatives for classical Massey products. Finally, we consider differential equations: we remark that the Massey product Legendrian invariants admit a “dynamical interpretation”, in the sense that they provide solutions for a Maurer-Cartan equation posed on an infinite-dimensional bigraded Lie algebra, and we show how to set up and solve a (twisted) Kadomtsev-Petviashvili hierarchy of equations starting from the Chekanov algebra of a Legendrian knot.  相似文献

The electromagnetic wave-absorption properties of Nd3Fe68−xMnxCo18B11 (x=0, 1, 2) alloys obtained by rapid quenching from the melt was studied. The complex permittivity-frequency and permeability-frequency properties were determined in the microwave frequency regime of 2–18 GHz by vector network analysis. XRD spectra showed that only α-Fe diffraction peak was observed in the as-spun alloys. It is found that the acquired complex permittivity and permeability values match the microwave frequency when the 1 at% Mn content was doped. A minimum reflection loss of −6.9 dB is obtained at 2.7 GHz for composite Nd3Fe66Mn2Co18B11 with absorber thickness of 1.5 mm. The exchange interaction was attributed to the microwave absorption properties. The results suggest a new design of microwave absorbers based on electromagnetic wave-absorbing materials.  相似文献

In this note we consider a quantum reduction scheme in deformation quantization on symplectic manifolds proposed by Bordemann, Herbig and Waldmann based on BRST cohomology. We explicitly construct the induced map on equivalence classes of star products which will turn out to be an analogue to the Kirwan map in the Cartan model of equivariant cohomology. As a byproduct, we shall see that every star product on a (suitable) reduced manifold is equivalent to a reduced star product.  相似文献

There is no evidence of pathogenic effects in human groups exposed to less than 100 mSv at low dose-rate. The attributed effects are therefore the result of extrapolations from higher doses. The validity of such extrapolations is discussed from the point of view of epidemiology as well as cellular and molecular biology. The Chernobyl accident resulted in large excess of thyroid cancers in children; it also raised the point that some actual sanitary effects among distressed populations might be a direct consequence of low doses. Studies under the control of UN have not confirmed this point identifying no dose–effect relationship and “severe socio-economic and psychological pressures… poverty, poor diet and living conditions, and lifestyle factors” as the main cause for depressed health. Some hypothesis are considered for explaining the dose-dependence and high prevalence of non-cancer causes of death among human groups exposed to more than 300 mSv. To cite this article: R. The structure, transport properties and the magnetoresistance behavior in the temperature interval 77–400 K of the perovskite-like lanthanum manganites La0.6Pb0.4−xMgx+yMnO3 (x=0, 0.1, 0.2 and y=0, 0.2) were investigated. Polycrystalline bulk samples were prepared by sol–gel self-combustion and subsequent heat treatment at 1000 °C for different times, 40, 80, 160 and 320 min. All manganites exhibit a peak in the resistivity around 200–250 K, below the ferromagnetic ordering temperature (320–330 K). An isotropic and negative magnetoresistance has been observed in all compounds. Magnetoresistance MR exhibits a peak in the temperature range 130–150 K, below SC–metal transition temperature. Magnitude of MR at the peaks was nearly 27% in the magnetic field of 2 T. At room temperature, a magnetoresistance of 9.5% for La0.6Pb0.2Mg0.2MnO3 composition was obtained. Longer heat treatment time enhanced the magnetorezistive properties.  相似文献

Medical grade propylene–ethylene (P–E) copolymer was irradiated by gamma rays. The radicals generated in the irradiated P–E copolymer were identified by using electron spin resonance (ESR) technique and the structural changes in the polymer were monitored with Fourier transform infrared spectroscopy (FTIR). The ESR spectra were analysed with computer simulations. The ESR studies show the formation of macro (~CH2–?H–CH2~), peroxy (POO˙), methyl and acyl (R–?=O) radicals and the asymmetric doublet, characteristic of peroxy radicals in the case of the sample irradiated at low dose (1 Mrad) and high doses (30 and 40 Mrad), respectively. The FTIR spectra of irradiated P–E copolymer indicate an increase in the concentration of peroxide groups. The absorption bands of –C=O and –OH groups were increased and the decline in the intensity of –CH3 group absorption band is reported.  相似文献

The Bell–Kochen–Specker theorem shows that, in any Hilbert space of dimension of at least 3, it is impossible to assign noncontextual definite values to all observables in such a way that the quantum-mechanical predictions are reproduced. This leaves open the issue of what subsets of observables may be assigned definite values. Clifton has shown that, for a system of at least two continuous degrees of freedom, it is not possible to assign simultaneous noncontextual values to two coordinates and their conjugate momenta. In this Letter, it is shown that, for a system of a single continuous degree of freedom, it is not possible to assign noncontextual values to the coordinate and its conjugate momenta that satisfy a continuity assumption herein called the ‘ϵ-Product Rule’.  相似文献

In this work, a design study of a three field-of-view (FOV) optical system for 8–12 μm imaging using a 288×4 focal plane array detector is presented. The detector pixel size is 25 μm×28 μm. The f/# of the detector is 1.76. In order to switch the FOVs, three different optical configurations are superimposed and all three configurations are optimized. The narrow and medium FOV switching is based on movement of the second negative lens of the afocal system, whereas the wide FOV is selected by inserting a mirror between the 4th and 5th lenses of the afocal system. By inserting a switching mirror, the objective part of the first configuration is blocked out; nevertheless the afocal of the wide FOV is activated. The imager part of the layout is common for all FOVs. Diffractive and aspheric surfaces are utilized to control chromatic and all other kinds of aberrations, reducing the total lens number. The final optical designs, together with their modulation transfer function (MTF) plots, are illustrated, exhibiting excellent performance in all three FOVs. More specifically, the paper emphasizes how the displacement of compensating lenses effect the MTF of the system and how automatic movements of the lenses are used to eliminate the defocusing problem under changing environmental conditions.  相似文献

The transport property and phase transition for a parallel triple dot device are studied by adopting Wilson's numerical renormalization group technique, focusing on the effects of level spacings between neighboring dot sites. By keeping dot 2at the half-filled level and tuning the level differences, it is demonstrated that the system transits from local spin quadruplet to triplet and doublet sequently, and three kinds of Kondo peaks at the Fermi surface could be found, which are separated by two Kosterlitz–Thouless type quantum phase transitions and correspond to spin-3/2, spin-1, and spin-1/2 Kondo effect,respectively. To obtain a detailed understanding of these problems, the charge occupation, the spin–spin correlation, the transmission coefficient, and the temperature-dependent magnetic moment are shown, and necessary physical arguments are given.  相似文献

The thermomechanical response of an Ni–Ti–Cr shape-memory alloy is investigated at various initial temperatures, over a wide range of strain rates, using an Instron hydraulic testing machine and one of the modified split-Hopkinson-bar systems at the Center of Excellence for Advanced Materials, University of California, San Diego. The transition stress for the stress-induced martensite formation is observed to be quite sensitive to the initial deformation temperature, but the yield stress of the resulting martensite is not. The linear transition stress–temperature relation with a slope of 8.5?MPa?K?1, obtained in a quasistatic loading regime, seems to remain valid for strain rates up to 500–700?s?1. The transition stress and the yield stress of the stress-induced martensite show strain-rate sensitivity, increasing monotonically with increasing strain rate. There exists a certain critical strain rate at which the transition stress equals the yield stress of the material. This critical strain rate determines the material's deformation behaviour; the material deforms by the formation of stress-induced martensites and their subsequent yielding, when the strain rate is less than this critical value, and through dislocation-induced plastic slip of the parent austenite, when the strain rate exceeds the critical value. It appears that the critical strain rate increases slightly with decreasing initial temperature.  相似文献

Precipitates in a lean Al–Mg–Si alloy with low Cu addition (~0.10 wt.%) were investigated by aberration-corrected high angle annular dark field scanning transmission electron microscopy (HAADF-STEM). Most precipitates were found to be disordered on the generally ordered network of Si atomic columns which is common for the metastable precipitate structures. Fragments of known metastable precipitates in the Al–Mg–Si–(Cu) alloy system are found in the disordered precipitates. It was revealed that the disordered precipitates arise as a consequence of coexistence of the Si-network. Cu atomic columns are observed to either in-between the Si-network or replacing a Si-network column. In both cases, Cu is the center in a three-fold rotational symmetry on the Si-network. Parts of unit cells of Q′ phase were observed in the ends of a string-type precipitates known to extend along dislocation lines. It is suggested that the string-types form by a growth as extension of the B′/Q′ precipitates initially nucleated along dislocation lines. Alternating Mg and Si columns form a well-ordered interface structure in the disordered Q′ precipitate. It is identical to the interface of the Q′ parts in the string-type precipitate.  相似文献

A novel fiber-optic current sensing scheme is proposed by converting the Faraday rotation to the optical signal's degree of polarization (DOP) change. In this scheme, the lightwave passes through a fiber resonant cavity multiply and experiences Faraday rotation simultaneously. Its main merit is immunity from the environment disturbance to the fiber used in ordinary Faraday rotation sensor. Brief theoretical analysis and simulation are given to show its basic characteristics. Experimental results are demonstrated and the feasibility of the proposed method is also shown.  相似文献

Tung's model was used to analyze anomalies observed in Ti/Si C Schottky contacts. The degree of the inhomogeneous Schottky barrier after annealing at different temperatures is characterized by the ‘T0anomaly' and the difference(△Φ)between the uniformly high barrier height(Φ0B) and the effective barrier height(Φeff B). Those two parameters of Ti Schottky contacts on 4H–Si C were deduced from I–V measurements in the temperature range of 298 K–503 K. The increase in Schottky barrier(SB) height(ΦB) and decrease in the ideality factor(n) with an increase measurement temperature indicate the presence of an inhomogeneous SB. The degree of inhomogeneity of the Schottky barrier depends on the annealing temperature, and it is at its lowest for 500-°C thermal treatment. The degree of inhomogeneity of the SB could reveal effects of thermal treatments on Schottky contacts in other aspects.  相似文献

The interaction of laser radiation with matter leads to the certain kinds of modelling of its surface or volume. These effects have been demonstrated for a lot of materials, even causing the formation of new scientific and industrial domain, which is undoubtedly laser material processing and as well as laser cleaning of artworks. Those applications lie in the so-called “low' region of laser energy densities, represented for short laser pulses by power densities below 109 W/cm2. Paper presents set of equations describing in one-dimensional (1D) model phenomena accompanying to laser–matter interaction. Target geometry includes two and four layers of different materials, irradiated by ns laser pulses. Effects of radiation absorption and transport, heat conductivity, target transit to plastic state, melting and evaporation are taken into consideration. The part of the paper is devoted to the discussion of numerical results, selected in such a way to illustrate the phenomenon of radiation interaction with materials as well as to show, in whole, possibilities of computer simulation methods.  相似文献

Characteristic temperatures and concentrations of a vapor–gas mixture in a wake of water droplets moving through combustion products (initial temperature 1170 K) were determined using the Ansys Fluent mathematical modeling package. We investigated two variants of motion: motion of two droplets (with sizes from 1 mm to 3 mm), consecutive and parallel, and motion of five staggered droplets. The influence of the relative position of droplets and also of distances between them (varied from 0.01 mm to 5 mm) on temperatures and concentrations of water vapor was established. The distances determine the relation between the evaporation areas and the total volume occupied by a droplet aggregate in the gas medium. The results of modeling for conditions that take into account vaporization on the droplet surface at average constant values of evaporation rate and also with consideration of the change in the latter, depending on the droplet temperature field, are compared. We determined conditions under which the modeling results are comparable for the assumption of a constant vaporization rate and with regard to the dependence of the latter on temperature. The earlier hypothesis on formation of a buffer vapor layer (“thermal protection”) around a droplet, which decreases the thermal flow from the external gas medium, was validated.  相似文献
