摘    要:报道了对p-n型 GaInP2/GaAs叠层太阳电池的研究结果.采用低压金属有机物化学气相沉积工艺制备电池样品.通过对GaInP2顶电池中场助收集效应的计算机模拟,提出用p+p-n-n+结构取代常用的p+n 结构,显著改善了GaInP2顶电池和GaInP2/GaAs叠层太阳电池的光伏性能,使其光电转换效率(Eff)分别达到14.26% 和23.82% (AM0, 25℃, 2×2cm2). 关键词: 场助收集效应 镓铟磷 砷化镓 叠层太阳电池

Abstract:This paper reports the study on p-n GaInP2/GaAs tandem cells. The cell samples were produced by metal-organic chemical vapor deposition at a low gas pressure. In order to optimize the device configuration, numerical modeling has been performed for the impacts of a field aided collection on the performances of the top cells. On the basis of modeling results, a modified configuration of top cells is introduced, using p+-p—n—n+ structure instead of p+n structure. This modification has brought about much improved photovoltaic performance of the top and tandem cells, with the conversion efficiency Eff=14.26% and 23.82% (AMO, 25℃, 2×2cm2), respectively.
