Physical modeling of direct current and radio frequency characteristics for In P-based InAlAs/InGaAs HEMTs

Direct current(DC) and radio frequency(RF) performances of InP-based high electron mobility transistors(HEMTs)are investigated by Sentaurus TCAD. The physical models including hydrodynamic transport model, Shockley–Read–Hall recombination, Auger recombination, radiative recombination, density gradient model and high field-dependent mobility are used to characterize the devices. The simulated results and measured results about DC and RF performances are compared, showing that they are well matched. However, the slight differences in channel current and pinch-off voltage may be accounted for by the surface defects resulting from oxidized InAlAs material in the gate-recess region. Moreover,the simulated frequency characteristics can be extrapolated beyond the test equipment limitation of 40 GHz, which gives a more accurate maximum oscillation frequency( f_(max)) of 385 GHz.     

Mass distribution in n—polymer stochastic aggregation and large—mass behaviour

The exact solutions of the rate equations of the n-polymer stochastic aggregation involving two types of clusters, active and passive for the kernel \dprⁿ_k=1s_(ik)(s_(ik)=i_k) and \dsumⁿ_k=1s_(ik)(s_(ik)=i_k), are obtained. The large-mass behaviours of the final mass distribution of the active and passive clusters have scaling-like forms, although the models exhibit different properties. Respectively, they have different decay exponents γ=\dfrac{2n+1}{2(n-1)} and γ=q+\dfrac{2n+1}{2(n-1)} for \dprⁿ_{k=1}s(ik)(s(ik)=ik) and γ=\dfrac 3{2(n-1)} and γ=q+\dfrac 3{2(n-1)} for \dsumⁿk=1}s(ik)(s(ik)=ik), which include exponents of two-polymer stochastic aggregation. We also find that gelation is suppressed for kernel \dprⁿk=1s(ik)(s(ik)=ik) which is different from the deterministic aggregation.}     

衍生化-液液萃取气相色谱法测定环境水体中苦味酸

建立衍生化-液液萃取气相色谱法测定环境水体中的苦味酸。环境水体中的苦味酸经次氯酸钠氯化衍生后,用正己烷提取后进行气相色谱分析。对萃取溶剂、衍生化反应温度和时间、衍生试剂(次氯酸钠)的加入量、色谱柱的选择以及色谱分析条件进行了优化,采取正己烷作为萃取试剂,加入次氯酸钠溶液2.0 mL,选择衍生化反应温度为35℃,反应时间为50 min,DB-5细管柱(30 m×0.32 mm,0.25μm)作为分离柱,当取样体积为10 mL时,方法检出限为0.2μg/L。用该方法对实验用水做了高、中、低质量浓度水平的加标回收试验,回收率为85.5%~105.6%,相对标准偏差为2.93%~4.49%(n=6)。     

Strong and broadband terahertz absorber using Si02-based metamaterial structure

We design and experimentally demonstrate a broadband metamaterial absorber in the terahertz （THz） band based on a periodic array of aluminum （A1） squares with two different sizes. A thin silicon dioxide （SiO2） film rather than a conventional polyimide （PI） layer is used as a dielectric spacer to separate A1 squares from the platinum （Pt） ground plane in our design, which significantly improves the design precision and the feasibility of the device fabrication. The combination of different sizes of AI squares gives rise to an absorption bandwidth of over 210 GHz with an absorption of over 90%. Our results also show that our device is almost polarization-insensitive. It works very well for all azimuthal angles with an absorption of beyond 80%.

单一多体不可逆聚集方程的解

本文研究的是单一多体不可逆聚集方程的解,从广义Smoluchovski方程出发,分别讨论凝结核为K(i₁,i₂,…,i_n)=const和凝结核为K(i₁,i₂,…,i_n)=sumfrom i=1 to n(i_l)的精确解,求出集团的体积分布C_m(t)。并且还讨论它们的长时行为。 关键词：     

一种控温热管理器的传热传质分析

本文针对余热回收中控制热源温度的需求,提出了热管理器概念并研制开发了实验样机.本文建立了热管理器内部传热传质二维模型,研究其工作机理.模拟结果表明,不凝气具有有效的凝结换热阻隔作用.工况变化时,蒸汽覆盖段长度显著变化,而这一区域内饱和蒸汽温度变化很小,说明热管理器具有良好的控温性能.计算结果与实验数据吻合很好,验证了理论模型的正确性.

把在源作用下两体作用的Smoluchovski方程推广到n体相互作用的广义Smoluchovski方程,讨论了系统在源作用下,核为K(i₁,i₂,…,i_n)＝(i₁·i₂…i_n)ω(0≤ω≤1),源项为I(t)＝Iδ_m,1的非凝胶系统广义Smoluchovski方程的定态解,得到了不可逆聚集过程的集团尺寸分布．同时,讨论了凝胶系统的广义Smoluchovski方程发生胶凝相变在相变点附近集团尺寸分布的渐进行为. 关键词：     

硫胺素-亚硝酸根体系的荧光性质研究及应用

研究了在碱性溶液中硫胺素（VB1）与亚硝酸根的荧光反应,建立了荧光光度法测定硫胺素的新方法。方法线性范围为1．28－324ng/mL,检出限0．52ng/mL,对15个浓度为100ng/mL的硫胺素溶液进行测定,相对标准偏差为1．4％。应用于药物中硫胺素的测定,回收率在96．5％－101．8％之间。
