Pb[(Zn1/3Nb2/3)0.91Ti0.09]O3 (PZNT91/9) single crystals were grown by a modified Bridgman method directly from melt using an allomeric Pb[(Mg1/3Nb2/3)0.69Ti0.31]O3 (PMNT69/31) single crystal as a seed. X-ray diffraction (XRD) measurement confirmed that the as-grown PZNT91/9 single crystals are of pure perovskite structure. Electrical properties and thermal stabilization of PZNT91/9 crystals grown directly from melt exhibit different characters from those of PZNT91/9 crystals grown from flux, although segregation and the variation of chemical composition are not seriously confirmed by X-ray fluorescence analysis (XPS). The [0 0 1]-oriented PZNT91/9 crystals cut from the middle part of the as-grown crystal boules exhibit broad dielectric-response peaks at around 105 °C, accompanied by apparent frequency dispersion. The values of piezoelectric constant d33, remnant polarization Pr, and induced strain are about 1800–2200 pC/N, 38.8 μC/cm2, and 0.3%, respectively, indicating that the quality of PZNT crystals grown directly from melt can be comparable to those of PZNT91/9 single crystals grown from flux. However, further work deserves attention to improve the dielectric properties of PZNT crystals grown directly from melt. Such unusual characterizations of dielectric properties of PZNT crystals grown directly from melt are considered as correlating with defects, microinhomogeneities, and polar regions.  相似文献

High-quality ZnO thin films have been grown on a Si(1 0 0) substrate by plasma-enhanced chemical vapor deposition (PECVD) using a zinc organic source (Zn(C2H5)2) and carbon dioxide (CO2) gas mixtures at a temperature of 180°C. A strong free exciton emission with a weak defect-band emission in the visible region is observed. The characteristics of photoluminescence (PL) of ZnO, as well as the exciton absorption peak in the absorption spectra, are closely related to the gas flow rate ratio of Zn(C2H5)2 to CO2. Full-widths at half-maximum of the free exciton emission as narrow as 93.4 meV have been achieved. Based on the temperature dependence of the PL spectra from 83 to 383 K, the exciton binding energy and the transition energy of free excitons at 0 K were estimated to be 59.4 meV and 3.36 eV, respectively.  相似文献

Multi-domained heteroepitaxial rutile-phase TiO2 (1 0 0)-oriented films were grown on Si (1 0 0) substrates by using a 30-nm-thick BaF2 (1 1 1) buffer layer at the TiO2–Si interface. The 50 nm TiO2 films were grown by electron cyclotron resonance oxygen plasma-assisted electron beam evaporation of a titanium source, and the growth temperature was varied from 300 to 600 °C. At an optimal temperature of 500 °C, X-ray diffraction measurements show that rutile phase TiO2 films are produced. Pole figure analysis indicates that the TiO2 layer follows the symmetry of the BaF2 surface mesh, and consists of six (1 0 0)-oriented domains separated by 30° in-plane rotations about the TiO2 [1 0 0] axis. The in-plane alignment between the TiO2 and BaF2 films is oriented as [0 0 1] TiO2 || BaF2 or [0 0 1] TiO2 || BaF2 . Rocking curve and STM analyses suggest that the TiO2 films are more finely grained than the BaF2 film. STM imaging also reveals that the TiO2 surface has morphological features consistent with the BaF2 surface mesh symmetry. One of the optimally grown TiO2 (1 0 0) films was used to template a CrO2 (1 0 0) film which was grown via chemical vapor deposition. Point contact Andreev reflection measurements indicate that the CrO2 film was approximately 70% spin polarized.  相似文献

Single crystals of ruby have been obtained from fluxed melts based on the systems Li2O–MoO3, Li2O–WO3, Na2O–WO3, 2PbO–3V2O5, PbO–V2O5–WO3, PbF2–Bi2O3 and Na3AlF6 by both the TSSG method and spontaneous crystallization at the temperatures 1330–900 °C. Al2O3 solubility has been measured for the flux composition of 2Bi2O3–5PbF2 in the temperature range 1200–1000 °C and dissolution enthalpy has been defined as 29.4 KJ/Mol. The composition of grown crystals was studied by electron microprobe analysis. The synthetic ruby contains from 0.51 to 6.38 at% of chromium admixture depending on the crystal growth conditions. Experimental results on growth conditions, composition and morphology of grown crystals are presented for each flux and temperature interval.  相似文献

YBa2Cu4O8 is a stoichiometric oxide superconductor of Tc80 K. Unlike YBa2Cu3O7−δ, this compound is free from oxygen vacancy or twin formation and does not have any microscopic disorder in the crystal. Doping with Ca raises its Tc to 90 K. The compound is a promising superconductor for technological application. Up to now, single crystals have not been grown without using specialized apparatus with extremely high oxygen pressure up to 3000 bar and at over 1100 °C due to the limited range of reaction kinetics of the compound. This fact has delayed the progress in the study of its physical properties and potential applications. We present here a simple growth method using KOH as flux that acts effectively for obtaining high-quality single crystals in air/oxygen at the temperature as low as 550 °C. As-grown crystals can readily be separated from the flux and exhibit a perfect orthorhombic morphology with sizes up to 0.7×0.4×0.2 mm3. Our results are reproducible and suggest that the crystals can be grown using a conventional flux method under ambient condition.  相似文献

This paper reports the detail synthesis of a new kind of metal iodate, anhydrous (LiFe1/3)(IO3)2, from aqueous solutions. The synthesized compound shows spinal morphology and is chemical stable up to 400°C. The iodate shows paramagnetic behavior from room temperature down to 4.2 K. At room temperature, the new compound has a hexagonal structure with the lattice parameters a=5.4632(2) Å, c=5.0895(6) Å, Z=1, space group of P63.  相似文献

NaBi(WO4)2 (NBW) crystals have been grown for the first time by modified-Bridgman method. Influences of some factors on the crystal growth process are discussed. X-ray powder diffraction experiments show that the unit cell parameters of NBW crystal are a=b=0.5284 nm, c=1.1517 nm, and V=0.3215 nm3. The differential thermal analysis shows that the NBW crystal melts at 923°C.  相似文献

Titanium oxide (TiO2) films were deposited on silicon substrates at the temperature in the range 50–600 °C by DC reactive magnetron sputtering. It was found that the anatase and rutile phases co-existed in the TiO2 films deposited at 450–500 °C, while only the anatase phase existed in those deposited at other temperatures. The mechanism of such a crystallization behavior of TiO2 films is preliminarily explained.  相似文献

Titanium nitride (TiN) films were obtained by the atmospheric pressure chemical vapor deposition method of the TiCl4–N2–H2 system with various flow rates of NH3 at 600°C. The growth characteristics, morphology and microstructure of the TiN films deposited were analyzed by X-ray diffraction, scanning electron microscopy and transmission electron microscopy. Without NH3 addition, no TiN was deposited at 600°C as shown in the X-ray diffraction curve. However, by adding NH3 into the TiCl4–N2–H2 system, the crystalline TiN was obtained. The growth rate of TiN films increased with the increase of the NH3 flow rate. The lattice constant of TiN films decreased with the increase of the NH3 flow rate. At a low NH3 flow rate, the TiN (2 2 0) with the highest texture coefficient was found. At a high NH3 flow rate, the texture coefficient of TiN (2 0 0) increased with the increase of the NH3 flow rate. In morphology observation, thicker plate-like TiN was obtained when the NH3 flow rate was increased. When the flow rate of NH3 was 15 sccm, Moiré fringes were observed in the TiN film as determined by TEM analysis. The intrinsic strain was found in the TiN film as deposited with 60 sccm NH3.  相似文献

Comprehensive microstructures of 7% cobalt-doped rutile TiO2 thin films grown on c-plane sapphire by pulsed laser deposition were characterized using transmission electron microscopy (TEM). The effects of oxygen pressure during growth on the Co distribution inside the films were investigated, and the detailed growth mechanism of both TiO2 and TiO2+Co was discussed. The similar oxygen sublattices and low mismatch between (1 0 0) rutile and c-plane sapphire favors the rutile phase. However, the three-fold symmetry of the substrate surface resulted in three rutile domain orientation variants, and they grow adjacent to each other. Cobalt was found to precipitate out as nanocrystals inside the TiO2 matrix as the growth pressure of oxygen was decreased. At 0.05 mTorr oxygen pressure, almost all of the Co segregates into crystallographically aligned nanocrystals with a particle size of 4.4±0.15 nm. All the samples have magnetic coercivity at room temperature. The magnetic moment per Co atom increased with decreased oxygen pressure, suggesting that the Co that replaced the Ti2+ in the TiO2 lattice does not have a large magnetic moment.  相似文献

Nitrogen-doped ZnO films were deposited on silicon (1 0 0) substrate using zinc acetate and ammonium acetate aqueous solution as precursors by ultrasonic spray pyrolysis. Successful p-type doping can be realized at optimized substrate temperature. The p-type ZnO films show excellent electrical properties such as hole concentration of 1018 cm−3, hole mobility of 102 cm2 V−1 s−1 and resistivity of 10−2 Ω cm. In the photoluminescence measurement, a strong near-band-edge emission was observed, while the deep-level emission was almost undetectable in both undoped and N-doped ZnO films. The growth and doping mechanism of N-doped ZnO films were discussed.  相似文献

Calcium barium niobate Ca0.28Ba0.72Nb2O6 (CBN-28) crystals were grown by the Czochralski method. The effective segregation coefficients of Ca, Ba, Na elements in CBN-28 crystal growth were measured, and the rocking curve from 0 0 2 reflection of CBN-28 wafer was also measured by the high-resolution X-ray diffractometer D5005, and the full-width at half-maximum value was measured to be 70.6″. The measured dependence of dielectric constants on temperature showed the Curie temperature of the CBN-28 crystals is between 246.8 and 260 °C. Typical polarization–electric field (PE) hysteresis loops were measured at room temperature. Ferroelectric 180° domains were observed by scanning electron microscopy (SEM) on the etched (0 0 1) surface of the CBN-28 crystals. The transmittance of [0 0 1]-oriented CBN-28 crystals was measured and the result shows that optical properties of CBN-28 crystal are almost the same as those of SBN for wavelengths between 2500 and 7500 nm.  相似文献

Thin films of crystalline lithium niobate (LN) grown on Si(1 0 0) and SiO2 substrates by electron cyclotron resonance plasma sputtering exhibit distinct interfacial structures that strongly affect the orientation of respective films. Growth at 460–600 °C on the Si(1 0 0) surface produced columnar domains of LiNbO3 with well-oriented c-axes, i.e., normal to the surface. When the SiO2 substrate was similarly exposed to plasma at temperatures above 500 °C, however, increased diffusion of Li and Nb atoms into the SiO2 film was seen and this led to an LN–SiO2 alloy interface in which crystal-axis orientations were randomized. This problem was solved by solid-phase crystallization of the deposited film of amorphous LN; the degree of c-axis orientation was then immune to the choice of substrate material.  相似文献

In this paper, we compare the properties of ZnO thin films (0 0 0 1) sapphire substrate using diethylzinc (DEZn) as the Zn precursor and deionized water (H2O) and nitrous oxide (N2O) as the O precursors, respectively in the main ZnO layer growth by atmospheric pressure metal–organic chemical vapor deposition (AP-MOCVD) technique. Surface morphology studied by atomic force microscopy (AFM) showed that the N2O-grown ZnO film had a hexagonal columnar structure with about 8 μm grain diameter and the relatively rougher surface compared to that of H2O-grown ZnO film. The full-widths at half-maximum (FWHMs) of the (0 0 0 2) and () ω-rocking curves of the N2O-grown ZnO film by double-crystal X-ray diffractometry (DCXRD) measurement were 260 and 350 arcsec, respectively, indicating the smaller mosaicity and lower dislocation density of the film compared to H2O-grown ZnO film. Compared to H2O-grown ZnO film, the free exciton A (FXA) and its three phonon replicas could be clearly observed, the donor-bound exciton A0X (I10):3.353 eV dominated the 10 K photoluminescence (PL) spectrum of N2O-grown ZnO film and the hydrogen-related donor-bound exciton D0X (I4):3.363 eV was disappeared. The electron mobility (80 cm2/V s) of N2O-grown ZnO film has been significantly improved by room temperature Hall measurement compared to that of H2O-grown ZnO film.  相似文献

The structure and thermal stability of ZrO2 films grown on Si (1 0 0) substrates by metalorganic chemical vapor deposition have been studied by high-resolution transmission electron microscopy, selected area electron diffraction and X-ray energy dispersive spectroscopy. As-deposited films consist of tetragonal ZrO2 nanocrystallites and an amorphous Zr silicate interfacial layer. After annealing at 850°C, some monoclinic phase is formed, and the grain size is increased. Annealing a 6 nm thick film at 850°C in O2 revealed that the growth of the interfacial layer is at the expense of the ZrO2 layer. In a 3.0 nm thick Zr silicate interfacial layer, there is a 0.9 nm Zr-free SiO2 region right above the Si substrate. These observations suggest that oxygen reacted with the Si substrate to grow SiO2, and SiO2 reacted with ZrO2 to form a Zr silicate interfacial layer during the deposition and annealing. Oxygen diffusion through the tetragonal ZrO2 phase was found to be relatively easier than through the monoclinic phase.  相似文献

Clustered anatase phase TiO2 particles were uniformly formed on the surface of glass fibers by a liquid phase deposition (LPD) method at 60 °C using TiF4 and H3BO3 as the precursors. The clustered TiO2 particles deposited on the glass fibers and as a photocatalyst these particles not only have a larger surface area than TiO2 thin films, but also can avoid the disadvantages of using TiO2 powders encountered in air purification or water treatment. The photocatalytic activity of the sample was evaluated by the photocatalytic oxidation of nitrogen monoxide (NO) in the gaseous phase. The deposition conditions and chemical composition of the clustered TiO2 particles were discussed. It was found that the clustered TiO2 particles that formed on the glass fibers obviously showed photocatalytic activity without high-temperature calcination. A formation mechanism was proposed to account for the formation of TiO2 clustered morphology on the glass fibers.  相似文献

Fibrous barium carbonate (BaCO3/witherite) crystals 50–100 nm in diameter and several microns in length were grown on calcium carbonate (CaCO3) seeds at temperatures as low as 4 °C. The BaCO3 fibers were deposited onto calcite rhombs or CaCO3 films using the polymer-induced liquid-precursor (PILP) process, which was induced with the sodium salt of polyacrylic acid (PAA). The structure and morphology of the resultant fibers were investigated using scanning electron microscopy (SEM), transmission electron microscopy (TEM), selected-area electron diffraction (SAED), and polarized light microscopy (PLM). Fibers were successfully grown on calcite seeds of various morphologies, with a range of barium concentrations, and PAA molecular weight and concentration. Two categories of fibers were grown: straight and twisted. Both types of fibers displayed single-crystalline SAED diffraction patterns, but after examining high-resolution TEM lattice images, it was revealed that the fibers were in fact made up of nanocrystalline domains. We postulate that these nanocrystalline domains are well aligned due to a singular nucleation event (i.e., each fiber propagates from a single nucleation event on the seed crystal) with the nanocrystalline domains resulting from stresses caused by dehydration during crystallization of the highly hydrated precursor phase. These BaCO3 fibers grown on calcite substrates further illustrate the robustness and non-specificity of the PILP process.  相似文献

Transparent Na modified potassium lithium niobate (Na0.23K2.60Li1.82Nb5.35O15.70; NKLN) crystal was successively grown by the Czochralski method using RF induction heating from melt composition Na2O:K2O : Li2O:Nb2O5=2:30:25:43 mol%. NKLN crystal showed a tetragonal tungsten bronze structure with lattice constants a=12.5446±0.0010 Å and c=4.0129±0.0005 Å at room temperature. The dielectric constant along the c-axis ε33 showed a sharp maximum around 480 °C. Optical transmission edge was 370 nm and optical transmission spectra showed no absorption at wavelengths ranging from 380 to 800 nm. The structural and optical properties of NKLN were similar to those of the near stoichiometric KLN crystals. We believe that the growth of NKLN by the Czochralski method has an advantage for a large size and high-quality crystal.  相似文献

The MoS2 nanowires with diameters of 4 nm and lengths of 50 nm were synthesized by a hydrothermal method using 0.36 g MoO3 and 1.8 g Na2S as precursors in 0.4 mol/l HCl solution at 260°C. The products are characterized by XRD, XPS, TEM, HTEM and BET. Results show that the as-prepared MoS2 nanowires consist of 1–10 sulfide layers with BET surface areas of 107 m2/g. The possible reaction route and the formation mechanism of the MoS2 nanowires are discussed. The effects of exterior conditions such as pH value, temperature, concentration of precursors and additives on the particle size and morphology of MoS2 crystallites were investigated.  相似文献

The influence of the presence of BaO impurity on the optical absorption, radiation hardness and thermally stimulated luminescence of BaF2 has been investigated. The presence of oxygen impurity gives rise to three absorption bands in the UV region, peaking around 220, 280 and 335 nm. Further, the impurity is found to be detrimental to crystal hardness against ionizing radiations. The thermally stimulated luminescence (TSL) has been studied from gamma-irradiated crystals containing different fractions of BaO impurity. Four prominent glow peaks around 100°C (peak I), 150°C (peak II), 220°C (peak III) and 290°C (peak IV) are observed for crystals containing BaO impurity concentrations lower than 0.5% (by wt). For crystals containing higher impurity concentrations, two additional peaks around 75°C and 260°C are also observed. The kinetics of TSL emission is observed to be of first order, implying that the absorption and the emission centers responsible for TSL are the same. The normalized TSL output for peak I is found to vary linearly with the concentration of oxide impurity. This fact can be utilized to detect the presence of minute amounts of oxygen in BaF2 lattice, which is crucial to the growth of crystals exhibiting high radiation hardness.  相似文献
