In this paper, we present the results of structural and photoluminescence (PL) studies on vertically aligned, 20-period In0.33Ga0.67As/GaAs quantum dot stacks, grown by molecular beam epitaxy (MBE). Two different In0.33Ga0.67As/GaAs quantum dot stacks were compared. In one case, the In0.33Ga0.67As layer thickness was chosen to be just above its transition thickness, and in the other case, the In0.33Ga0.67As layer thickness was chosen to be 30% larger than its transition thickness. The 2D–3D growth mode transition time was determined using reflection high-energy electron diffraction (RHEED). Structural studies were done on these samples using high-resolution X-ray diffraction (HRXRD) and cross-sectional transmission electron microscopy (XTEM). A careful analysis showed that the satellite peaks recorded in X-ray rocking curve show two types of periodicities in one sample. We attribute this additional periodicity to the presence of an aligned vertical stack of quantum dots. We also show that the additional periodicity is not significant in a sample in which the quantum dots are not prominently formed. By analyzing the X-ray rocking curve in conjunction with RHEED and PL, we have estimated the structural parameters of the quantum dot stack. These parameters agree well with those obtained from XTEM measurements.  相似文献

In0.53Ga0.47As/InP avalanche photodiodes (APDs) with separate absorption and multiplication (SAM) regions have been grown by gas-source molecular beam epitaxy (GSMBE). These mesa-structure diodes, with a mesa diameter of 150 μm, exhibit a very low dark current of 17 nA, and primary unmultiplied dark current of less than 1.0 nA at 90% of the breakdown voltage. A gain as high as 100 is observed near the breakdown. Good uniformities of punch-through voltage and breakdown voltage were obtained on a 16 mm×16 mm wafer. Also, a premature breakdown was observed in the In0.53Ga0.47As/InP SAM-APDs with a V-shaped defect density of 25,000 cm-2.  相似文献

Electron holography in a field emission gun transmission electron microscope has been used to profile the inner potential V0 across GaN/x nm In0.1Ga0.9N/GaN/(0 0 0 1) sapphire samples (x=10, 40 nm) grown by molecular beam epitaxy and viewed in cross-section. Results are presented which suggest a decrease in V0 of 3–4 V across the InGaN layer in the [0 0 0 1] direction. It is proposed that the results can be explained by charge accumulation across the InGaN layer and that the opposing contributions due to piezoelectric and polarisation fields are effectively masked by Fermi level pinning.  相似文献

For HFET application a series of samples with 30 nm AlxGa1−xN (x=0.02–0.4) layers deposited at 1040°C onto optimised 2 μm thick undoped GaN buffers were fabricated. The AlxGa1−xN/GaN heterostructures were grown on c-plane sapphire in an atmospheric pressure, single wafer, vertical flow MOVPE system. Electrical properties of the AlxGa1−xN/GaN heterostructures and thick undoped GaN layers were evaluated by impedance spectroscopy method performed in the range of 80 Hz–10 MHz with an HP 4192A impedance meter using a mercury probe. The carrier concentration distribution through the layer thickness and the sheet carrier concentration were evaluated. A non-destructive, characterisation technique for verification of device heterostucture quality from the measured CV and GV versus frequency characteristics of the heterostructure is proposed.  相似文献

We report the structural and electrical properties of InAsSb epilayers grown on GaAs (0 0 1) substrates with mid-alloy composition of 0.5. InSb buffer layer and InAsxSb1−x step-graded (SG) buffer layer have been used to relax lattice mismatch between the epilayer and substrate. A decrease in the full-width at half-maximum (FWHM) of the epilayer is observed with increasing the thickness of the InSb buffer layer. The surface morphology of the epilayer is found to change from 3D island growth to 2D growth and the electron mobility of the sample is increased from 5.2×103 to 1.1×104 cm2/V s by increasing the thickness of the SG layers. These results suggest that high crystalline quality and electron mobility of the InAs0.5Sb0.5 alloy can be achieved by the growth of thick SG InAsSb buffer layer accompanied with a thick InSb buffer layer. We have confirmed the improvement in the structural and electrical properties of the InAs0.5Sb0.5 epilayer by quantitative analysis of the epilayer having a 2.09 μm thick InSb buffer layer and 0.6 μm thickness of each SG layers.  相似文献

Sb-assisted GaInNAs/GaAs quantum wells (QWs) with high (42.5%) indium content were investigated systematically. Transmission electron microscopy, reflection high-energy electron diffraction and photoluminescence (PL) measurements reveal that Sb acts as a surfactant to suppress three-dimensional growth. The improvement in the 1.55 μm range is much more apparent than that in the 1.3 μm range, which can be attributed to the difference in N composition. The PL intensity and the full-width at half maximum of the 1.55 μm single-QW were comparable with that of the 1.3 μm QWs.  相似文献

Effectively atomically flat interfaces over a macroscopic area (200 μm diameter) have been achieved in GaAs/Al0.7Ga0.3As quantum wells (QWs) with well widths of 3.6-12 nm grown on (411)A GaAs substrates by molecular beam epitaxy (MBE) for the first time. A single and very narrow photoluminescence peak (FWHM, full width at half maximum, is 6.1 meV) was observed at 717.4 nm for the QW with a well width of 3.6 nm at 4.2 K. The linewidth is comparable to that of growth-interrupted QWs grown on (100)-oriented GaAs substrates by MBE. A 1.5 μm thick Al0.7Ga0.3As layer with good surface morphology also could be grown on (411)A GaAs substrates in the entire growth temperature region of 580-700°C, while rough surfaces were observed in Al0.7Ga0.3As layers simultaneously grown on (100) GaAs substrates at 640-700°C. These results indicate that the surface of GaAs and Al0.7Ga0.3As grown on the (411)A GaAs substrates are extremely flat and stable on the (411)A plane.  相似文献

Transmission electron microscopy (TEM), cathodoluminescence in the scanning electron microscope (SEM-CL) and photoluminescence (PL) studies were performed on a 30 nm GaN/2 nm In0.28Ga 0.72N/2 μm GaN/(0 0 0 1) sapphire single quantum well (SQW) sample. SEM-CL was performed at low temperatures ≈8 K, and at an optimum accelerating voltage, around 4–6 kV to maximise the quantum well (QW) luminescence. The CL in the vicinity of characteristic “V-shaped” pits was investigated. The near band edge (BE) luminescence maps from the GaN showed bright rings inside the boundaries of the pits while the QW luminescence maps showed pits to be regions of low intensity. These observations are consistent with TEM observations showing the absence of QW material in the pits. Variations in both the BE and QW maps in the regions between the pits are ascribed to threading edge dislocations. The CL and PL QW luminescence was observed to blue-shift and broaden with increasing excitation intensity. This was accompanied by decreasing spatial resolution in the CL QW maps implying an increasing carrier diffusion length in the InGaN layer. The reasons for this behaviour are discussed. It is argued that screening of the piezoelectric field in the material may account for these observations.  相似文献

This paper reports the growth and spectral properties of 3.5 at% Nd3+:LaVO4 crystal with diameter of 20×15 mm2 which has been grown by the Czochralski method. The spectral parameters were calculated based on Judd–Ofelt theory. The intensity parameters Ωλ are: Ω2=2.102×10−20 cm2, Ω4=3.871×10−20 cm2, Ω6=3.235×10−20 cm2. The radiative lifetime τr is 209 μs and calculated fluorescence branch ratios are: β1(0.88μm)=45.2, β2(1.06μm)=46.7, β3(1.34μm)=8.1. The measured fluorescence lifetime τf is 137 μm and the quantum efficiency η is 65.6%. The absorption band at 808 nm wavelength has an FWHM of 20 nm. The absorption and emission cross sections are 3×10−20 and 6.13×10−20 cm2, respectively.  相似文献

This paper presents the perturbed growth of Al0.7Ga0.3As/In0.5Ga0.5P single heterostructure on a GaAs substrate by liquid-phase epitaxy. The AlGaAs-InGaP heterointerface was characterized by scanning electron microscopy, photoluminescence, Auger electron spectroscopy, and transmission electron microscopy. Evidence is provided showing that a small amount of droplets, after the slider operation of the In0.5Ga0.5P epitaxial growth, mixed with the Ga-rich AlGaAs melt, is sufficient to attack the In0.5Ga0.5P underlying layer. Even with complete melt removal, there is still a partial dissolution at the “flat” Al0.7Ga0.3As-In0.5Ga0.5P heterojunction. The Auger depth profiles reveal the composition-depth transition width at this interface to be 560Å from the 90%-10% of Al (or Ga, As, and In) Auger profile; however, the P atoms penetrate deeply into the Al0.7Ga0.3As layer due to the partial dissolution of In0.5Ga0.5P layer. By high-resolution electron-micrograph analysis, some dislocations are observed at the heterojunction leading to nonradiative recombination and to poor optical device performance, even though the heterointerface observed by scanning electron microscopy is very flat.  相似文献

Hydrogen radicals are decisive for the low-temperature growth and carbon doping of In0.53Ga0.47As in LP-MOVPE. This is demonstrated for the growth of highly p-type doped In0.53Ga0.47As layers with CCl4 as dopant source. Perturbed angular correlation measurements (PAC) were used to investigate the passivation of acceptors by hydrogen in low-temperature grown In0.53Ga0.47As. Based on the above analysis an InP-based layer stack is developed which employs low-temperature growth of the base layer, high-temperature growth of the remaining HBT layers, and an in situ post-growth annealing under TMAs/N2 ambient.  相似文献

Nanowires of SrFe12O19 with diameters of 100 nm and lengths of 2.5 μm have been successfully synthesized in a hydrothermal cell at 180 °C with an 0.35 T magnetic field applied. The growth behavior of the nanoparticles was compared with that under zero magnetic field. The X-ray diffraction patterns indicate that both of the two processes result in formation of pure SrFe12O19, however transmission electron microscope observations show that the morphology of the particles changed from flake-like in zero magnetic field into nanowires in a magnetic field. Compared to the sample obtained under zero magnetic field, the as-prepared one exhibits a higher saturation magnetization. The possible underlying mechanism responsible for the morphology change and the magnetic properties improvement were discussed.  相似文献

Giant step structures consisting of coherently aligned multi-atomic steps were naturally formed during the molecular beam epitaxy growth of Al0.5Ga0.5As/GaAs superlattices (SLs) on vicinal (110)GaAs surfaces misoriented 6° toward (111)A. The growth of AlAs/AlxGa1−xAs/AlAs quantum wells (QWs) on the giant step structures realized Alx0Ga1−x0As (x0<x) quantum wires (QWRs). We studied the giant step structures and the QWRs by transmission electron microscopy (TEM) and energy dispersive X-ray spectroscopy (EDX). TEM observations revealed that the QWRs were formed at the step edges. The cross sections of the QWRs were as small as 10 nm×20 nm and the lateral distances between them were about 0.15 μm. We clarified the roles of the SLs to form the coherent giant step structures. From EDX analysis, it was estimated that the AlAs composition in the Al0.5Ga0.5As layers varied from 0.5 (terrace) to 0.41 (step edge). In the AlAs/AlxGa1−xAs/AlAs QWs, the AlAs compositional modulation and the confinement by the AlAs barriers led to the embedded Alx0Ga1−x0As regions. These results supported the existence of the Alx0Ga1−x0As QWRs on the giant step structures.  相似文献

In this paper, we compare the properties of ZnO thin films (0 0 0 1) sapphire substrate using diethylzinc (DEZn) as the Zn precursor and deionized water (H2O) and nitrous oxide (N2O) as the O precursors, respectively in the main ZnO layer growth by atmospheric pressure metal–organic chemical vapor deposition (AP-MOCVD) technique. Surface morphology studied by atomic force microscopy (AFM) showed that the N2O-grown ZnO film had a hexagonal columnar structure with about 8 μm grain diameter and the relatively rougher surface compared to that of H2O-grown ZnO film. The full-widths at half-maximum (FWHMs) of the (0 0 0 2) and () ω-rocking curves of the N2O-grown ZnO film by double-crystal X-ray diffractometry (DCXRD) measurement were 260 and 350 arcsec, respectively, indicating the smaller mosaicity and lower dislocation density of the film compared to H2O-grown ZnO film. Compared to H2O-grown ZnO film, the free exciton A (FXA) and its three phonon replicas could be clearly observed, the donor-bound exciton A0X (I10):3.353 eV dominated the 10 K photoluminescence (PL) spectrum of N2O-grown ZnO film and the hydrogen-related donor-bound exciton D0X (I4):3.363 eV was disappeared. The electron mobility (80 cm2/V s) of N2O-grown ZnO film has been significantly improved by room temperature Hall measurement compared to that of H2O-grown ZnO film.  相似文献

Ce substituted Bi1−xCexFeO3 (BCFO) films with x=0–0.15 were deposited on indium tin oxide (ITO)/glass substrates by sol–gel process annealed at 500 °C. Rhombohedral phase was confirmed by XRD study and no impure phases were observed till x=0.15. Substantially enhanced ferroelectricity was observed at room temperature due to the substitution of Ce. In the films with x=0.05 and 0.10, the double remnant polarization are 75.5 and 57.7 μC/cm2 at an applied field 860 kV/cm. Moreover, the breakdown field was enhanced in the films with Ce substitution.  相似文献

The (Pb0.90La0.10)TiO3 [PLT] thick films (3.0 μm) with a PbO buffer layer were deposited on the Pt(1 1 1)/Ti/SiO2/Si(1 0 0) substrates by RF magnetron sputtering method. The PLT thick films comprise five periodicities, the layer thicknesses of (Pb0.90La0.10)TiO3 and PbO in one periodicity are fixed. The PbO buffer layer improves the phase purity and electrical properties of the PLT thick films. The microstructure and electrical properties of the PLT thick films with a PbO buffer layer were studied. The PLT thick films with a PbO buffer layer possess good electrical properties with the remnant polarization (Pr=2.40 μC cm−2), coercive field (Ec=18.2 kV cm−1), dielectric constant (εr=139) and dielectric loss (tan δ=0.0206) at 1 kHz, and pyroelectric coefficient (9.20×10−9 C cm−2 K−1). The result shows the PLT thick film with a PbO buffer layer is a good candidate for pyroelectric detector.  相似文献

III–V semiconductor Indium Arsenide (InAs) nanocrystals embedded in silica glasses was synthesized by combining the sol–gel process and heat treatment in H2 gas. The size of InAs nanocrystals can be easily controlled via changing the In and As content in the starting materials and the heating temperature in a H2 gas atmosphere. Absorption measurements indicate a blue shift in energy with a reduction on the In and As content in the SiO2 gel glasses as a result of quantum confinement effects. A near-infrared photoluminescence with peak at 3.40 μm was observed at 6 K under 514.5 nm Ar+ laser excitation from InAs nanocrystals embedded in the silica gel glasses.  相似文献

The properties of self-assembled InAs quantum dots (QDs) grown by molecular beam epitaxy on GaAs substrates were investigated. The surface properties of samples were monitored by reflection high-energy electron diffraction to determine growth. Photoluminescence (PL) and transmission electron microscope (TEM) were then used to observe optical properties and the shapes of the InAs-QDs. Attempts were made to grow InAs-QDs using a variety of growth techniques, including insertion of the InGaAs strained-reducing layer (SRL) and the interruption of In flux during QD growth. The emission wavelength of InAs-QDs embedded in a pure GaAs matrix without interruption of In flux was about 1.21 μm and the aspect ratio was about 0.21. By the insertion InGaAs SRL and interruption of In flux, the emission wavelength of InAs-QDs was red shifted to 1.37 μm and the aspect ratio was 0.37. From the PL and TEM analysis, the properties of QDs were improved, particularly when interruption techniques were used.  相似文献

We have investigated the temperature and excitation power dependence of photoluminescence properties of InAs self-assembled quantum dots grown between two Al0.5Ga0.5As quantum wells. The temperature evolutions of the lower- and higher-energy transition in the photoluminescence spectra have been observed. The striking result is that a higher-energy peak appears at 105 K and its relative intensity increases with temperature in the 105–291 K range. We demonstrate that the higher-energy peak corresponds to the excited-state transition involving the bound-electron state of quantum dots and the two-dimensional hole continuum of wetting layer. At higher temperature, the carrier transition associated with the wetting layer dominates the photoluminescence spectra. A thermalization model is given to explain the process of hole thermal transfer between wetting layer and quantum dots.  相似文献

Quantum cascade (QC) lasers based on strain-compensated InxGa(1−x)As/InyAl(1−y)As grown on InP substrate using molecular beam epitaxy is reported. The epitaxial quality is demonstrated by the abundant narrow satellite peaks of double-crystal X-ray diffraction and cross-section transmission electron microscopy of the QC laser wafer. Laser action in quasi-continuous wave operation is achieved at λ≈3.6–3.7μm at room temperature (34°C) for 20 μm×1.6 mm devices, with peak output powers of 10.6 mW and threshold current density of 2.7 kA/cm2 at this temperature.  相似文献
