High-quality LaCuO2, elaborated by solid-state reaction in sealed tube, crystallizes in the delafossite structure. The thermal analysis under reducing atmosphere (H2/N2: 1/9) revealed a stoichiometric composition LaCuO2.00. The oxide is a direct band-gap semiconductor with a forbidden band of 2.77 eV. The magnetic susceptibility follows a Curie-Weiss law from which a Cu2+ concentration of 1% has been determined. The oxygen insertion in the layered crystal lattice induces p-type conductivity. The electrical conduction occurs predominantly by small polaron hopping between mixed valences Cu+/2+ with an activation energy of 0.28 eV and a hole mobility (μ300 K=3.5×10−7 cm2 V−1 s−1), thermally activated. Most holes are trapped in surface-polaron states upon gap excitation. The photoelectrochemical study, reported for the first time, confirms the p-type conduction. The flat band potential (Vfb=0.15 VSCE) and the hole density (NA=5.8×1017 cm−3) were determined, respectively, by extrapolating the curve C−2 versus the potential to their intersection with C−2=0 and from the slope of the linear part in the Mott-Schottky plot. The valence band is made up of Cu-3d orbital, positioned at 4.9 eV below vacuum. An energy band diagram has been established predicting the possibility of the oxide to be used as hydrogen photocathode.  相似文献

The transport properties of Sr0.98La0.02SnO3−δ in the system Sr1−xLaxSnO3−δ, after which the pyrochlore La2Sn2O7 appears, were investigated over the temperature range 4.2-300 K. The oxide was found to be n-type semiconductor with concomitant reduction of Sn4+ into Sn2+. The magnetic susceptibility was measured down to 4.2 K and is less than 3×10−5 emu cgs mol−1 consistent with itinerant electron behavior. The electron is believed to travel in a narrow band of Sn:5s character with an effective mass ∼4 mo. The highest band gap is 4.32 eV and the optical transition is directly allowed. A further indirect transition occurs at 4.04 eV. The electrical conductivity follows an Arrhenius-type law with a thermal activation of 40 meV and occurs by small polaron hopping between nominal states Sn4+/2+. The linear increase of thermo-power with temperature yields an electron mobility μ300 K (2×10−4 cm2 V−1 s−1) thermally activated. The insulating-metal transition seems to be of Anderson type resulting from random positions of lanthanum sites and oxygen vacancies. At low temperatures, the conduction mechanism changes to a variable range hopping with a linear plot Ln ρ−1 vs. T−4. The photo electrochemical (PEC) measurements confirm the n-type conductivity and give an onset potential of −0.46 VSCE in KOH (1 M). The Mott-Schottky plot C−2-V shows a linear behavior from which the flat band potential Vfb=+0.01 VSCE at pH 7 and the doping density ND=1.04×1021 cm−3 were determined.  相似文献

Tungsten bronze (TB)-type oxide ceramic Pb0.74K0.13Y0.13Nb2O6 (PKYN) has been synthesized by the standard solid state reaction method. Single phase formation, orthorhombic crystal structure was confirmed by X-ray diffraction (XRD). The substitution of Y3+ in Pb0.74K0.52Nb2O6 (PKN) decreased the unit cell volume and TC=260 °C. PKYN exhibited the remnant polarization, Pr=8.5 μC/cm2, and coercive field, Ec=28.71 kV/cm. Electrical spectroscopy studies were carried out over the temperature (35-595 °C) and frequency (45 Hz-5 MHz) ranges, and the charge carrier phenomenon, grain-grain boundary contribution and non-Debye-type relaxation were analyzed. The relaxation species are immobile charges in low temperature and oxygen vacancies at higher temperature. The theoretical values computed using the relations, ε′=ε+sin(n(T)π/2)(a(T)/ε0)(ωn(T)−1); σ(ω)=σdc+Aωn are fitted with the experimental one. The n and A parameters suggested that the charge carrier's couple with the soft mode and become mobile at TC. The activation enthalpy, Hm=0.38 eV, has been estimated from the hopping frequency relation ωp=ωe exp(−Hm/kBT). The piezoelectric constants Kt=35.4%, d33=69×10−12 C/N, d31=−32×10−3 mV/N, S11E=17.8 pm2/N, etc., achieved in PKYN indicate the material is interesting for transducer applications. The activation energies from different formalisms confirmed the ionic-type conduction.  相似文献

EPR study of the Cr3+ ion doped l-histidine hydrochloride monohydrate single crystal is done at room temperature. Two magnetically inequivalent interstitial sites are observed. The hyperfine structure for Cr53 isotope is also obtained. The zero field and spin Hamiltonian parameters are evaluated from the resonance lines obtained at different angular rotations and the parameters are: D=(300±2)×10−4 cm−1, E=(96±2)×10−4 cm−1, gx=1.9108±0.0002, gy=1.9791±0.0002, gz=2.0389±0.0002, Ax=(252±2)×10−4 cm−1, Ay=(254±2)×10−4 cm−1, Az=(304±2)×10−4 cm−1 for site I and D=(300±2)×10−4 cm−1, E=(96±2)×10−4 cm−1, gx=1.8543±0.0002, gy=1.9897±0.0002, gz=2.0793±0.0002, Ax=(251±2)×10−4 cm−1, Ay=(257±2)×10−4 cm−1, Az=(309±2)×10−4 cm−1 for site II, respectively. The optical absorption studies of single crystals are also carried out at room temperature in the wavelength range 195-925 nm. Using EPR and optical data, different bonding parameters are calculated and the nature of bonding in the crystal is discussed. The values of Racah parameters (B and C), crystal field parameter (Dq) and nephelauxetic parameters (h and k) are: B=636, C=3123, Dq=2039 cm−1, h=1.46 and k=0.21, respectively.  相似文献

In view of CdS growth is very impotent for technological importance especially solar applications; synthesis of this material remains a topic of great interest for researchers by means of an economically and technically viable method. In the present paper, Cd/CdS/n–Si/Au–Sb sandwich structure has been grown by Successive Ionic Layer Adsorption and Reaction (SILAR) technique. For investigating the structural properties, X-ray diffraction (XRD), scanning electron microscopy (SEM) and energy dispersive X-ray analysis (EDAX) measurements have been performed and it has been seen that films exhibit polycrystalline behavior. The capacitance–voltage (CV) and conductance/w-voltage (G/wV) characteristics of Cd/CdS/n–Si/Au–Sb structure have been investigated by considering series resistance and interface states effects. These measurements have been done in the −4 V, 4 V voltage range and in the frequency range of 10 kHz–3 MHz at room temperature. It is seen that, the series resistance (Rs) and interface state density have been strongly depend on frequency. The barrier height, donor concentration, diffusion potential parameters have been determined from the linear C−2V plot. The barrier height values are obtained between 0.495 and 0.796 eV and doping density values have been ranged from 1.455 × 1014 to 1.999 × 1014 cm−3respectively. The capacitance–frequency (Cf) and conductance/w-frequency (G/wf) characteristics of Cd/CdS/n–Si/Au–Sb structures have been measured at the various biases 0.00–0.14 V at room temperature. The energy distribution of the interface states (Nss) and their relaxation time (τ) have been determined from the forward bias capacitance–frequency characteristics. The Nss and τ values have ranged from 2.01 × 1012 cm−2 eV−1and 9.68 × 10−4 s in (Ec-0.45) eV–2.86 × 1013 cm−2 eV−1 and 3.81 × 10−4 s in (Ec-0.75) eV, respectively.  相似文献

Ion beam sputtering process was used to deposit n-type fine-grained Bi2Te3 thin films on BK7 glass substrates at room temperature. In order to enhance the thermoelectric properties, thin films are annealed at the temperatures ranging from 100 to 400 °C. X-ray diffraction (XRD) shows that the films have preferred orientations in the c-axis direction. It is confirmed that grain growth and crystallization along the c-axis are enhanced as the annealing temperature increased. However, broad impurity peaks related to some oxygen traces increase when the annealing temperature reached 400 °C. Thermoelectric properties of Bi2Te3 thin films were investigated at room temperature. The Bi2Te3 thin films, including as-deposited, exhibit the Seebeck coefficients of −90 to −168 μV K−1 and the electrical conductivities of 3.92×102-7.20×102 S cm−1 after annealing. The Bi2Te3 film with a maximum power factor of 1.10×10−3 Wm−1 K−2 is achieved when annealed at 300 °C. As a result, both structural and transport properties have been found to be strongly affected by annealing treatment. It was considered that the annealing conditions reduce the number of potential scattering sites at grain boundaries and defects, thus improving the thermoelectric properties.  相似文献

The alloys with the general formula of Bi85Sb15−xAgx (x=0, 1, 3, 5, 7) were prepared by mechanical alloying and subsequent pressureless sintering (Bi85Sb15 alloy was used for comparison). Their transport properties involving electrical conductivity, Seebeck coefficient, and thermal conductivity had been investigated in the temperature range of 80-300 K. The maximum absolute value of Seebeck coefficient (120 μV/K) was found at 160 K in the alloy Bi85Sb15−xAgx (x=3). The figure-of-merit of alloy Bi85Sb15−xAgx (x=1) reached a maximum value of 2.16×10−3 K−1 at 219 K, which is as large again as that of the reference sample Bi85Sb15.  相似文献

Transparent conducting thin films of fluorine-doped tin oxide (FTO) have been deposited onto the preheated glass substrates of different thickness by spray pyrolysis process using SnCl4·5H2O and NH4F precursors. Substrate thickness is varied from 1 to 6 mm. The films are grown using mixed solvent with propane-2-ol as organic solvent and distilled water at optimized substrate temperature of 475 °C. Films of thickness up to 1525 nm are grown by a fine spray of the source solution using compressed air as a carrier gas. The films have been characterized by the techniques such as X-ray diffraction, optical absorption, van der Pauw technique, and Hall effect. The as-deposited films are preferentially oriented along the (2 0 0) plane and are of polycrystalline SnO2 with a tetragonal crystal structure having the texture coefficient of 6.19 for the films deposited on 4 mm thick substrate. The lattice parameter values remain unchanged with the substrate thickness. The grain size varies between 38 and 48 nm. The films exhibit moderate optical transmission up to 70% at 550 nm. The figure of merit (φ) varies from 1.36×10−4 to 1.93×10−3 Ω−1. The films are heavily doped, therefore degenerate and exhibit n-type electrical conductivity. The lowest sheet resistance (Rs) of 7.5 Ω is obtained for a typical sample deposited on 4 mm thick substrate. The resistivity (ρ) and carrier concentration (nD) vary over 8.38×10−4 to 2.95×10−3 Ω cm and 4.03×1020 to 2.69×1021 cm−3, respectively.  相似文献

The nanocrystalline materials with the general formula Bi85Sb15−xNbx (x=0, 0.5, 1, 2, 3) were prepared by mechanical alloying and subsequent high-pressure sintering. Their transport properties involving electrical conductivity, Seebeck coefficient and thermal conductivity have been investigated in the temperature range of 80-300 K. The absolute value of Seebeck coefficient of Bi85Sb13Nb2 reaches a maximum of 161 μV/K at 105 K, which is 69% larger than that of Bi85Sb15 at the same temperature. The power factor and figure-of-merit are 4.45×10−3 WK−2m−1 at 220 K and 1.79×10−3 K−1 at 196 K, respectively. These results suggest that thermoelectric properties of Bi85Sb15 based material can be improved by Nb doping.  相似文献

A new compound, K4(SO4)(HSO4)2(H3AsO4) was synthesized from water solution of KHSO4/K3H(SO4)2/H3AsO4. This compound crystallizes in the triclinic system with space group P1¯ and cell parameters: a=8.9076(2) Å, b=10.1258(2) Å, c=10.6785(3) Å; α=72.5250(14)°, β=66.3990(13)°, γ=65.5159(13)°, V=792.74(3) Å3, Z=2 and ρcal=2.466 g cm−3. The refinement of 3760 observed reflections (I>2σ(I)) leads to R1=0.0394 and wR2=0.0755. The structure is characterized by SO42−, HSO4 and H3AsO4 tetrahedra connected by hydrogen bridge to form two types of dimer (H(16)S(3)O4?S(1)O42− and H(12)S(2)O4?H3AsO4). These dimers are interconnected along the [1¯ 1 0] direction by the hydrogen bonds O(3)-H(3)?O(6). They are also linked by the hydrogen bridge assured by the hydrogen atoms H(2), H(3) and H(4) of the H3AsO4 group to build the chain S(1)O4?H3AsO4 which are parallel to the “a” direction. The potassium cations are coordinated by eight oxygen atoms with K-O distance ranging from 2.678(2) to 3.354(2) Å.Crystals of K4(SO4)(HSO4)2(H3AsO4) undergo one endothermic peak at 436 K. This transition detected by differential scanning calorimetry (DSC) is also analyzed by dielectric and conductivity measurements using the impedance spectroscopy techniques. The obtained results show that this transition is protonic by nature.  相似文献

Temperature dependences of the Hall coefficient, Hall mobility and thermoelectric properties of Ni-doped CoSb3 have been characterized over the temperature range from 20 to 773 K. Ni-doped CoSb3 is an n-type semiconductor and the conduction type changes from n-type to p-type at around 450 K. The temperature for the transition from n-type to p-type increased with increasing Ni content x. The Seebeck coefficient reaches a maximum value near the transition temperature. The electrical resistivity indicates that Co1−xNixSb3 is a typical semiconductor when x≤0.03 and a degenerate semiconductor when x>0.03. Thermal conductivity analyses show that the lattice component is predominant at lower temperatures and carrier and bipolar components become large at temperatures higher than the transition temperature. The thermoelectric figure of merit reaches a maximum value close to the transition temperature and the largest value, 4.67×10−4 K−1 at 600 K, was obtained for x=0.05.  相似文献

The effects of surface preparation and illumination on electric parameters of Au/InSb/InP(100) Schottky diode were investigated, in the later diode InSb forms a fine restructuration layer allowing to block In atoms migration to surface. In order to study the electric characteristics under illumination, we make use of an He-Ne laser of 1 mW power and 632.8 nm wavelength. The current-voltage I(VG), the capacitance-voltage C(VG) measurements were plotted and analysed. The saturation current Is, the serial resistance Rs and the mean ideality factor n are, respectively, equal to 2.03 × 10−5 A, 85 Ω, 1.7 under dark and to 3.97 × 10−5 A, 67 Ω, 1.59 under illumination. The analysis of I(VG) and C(VG) characteristics allows us to determine the mean interfacial state density Nss and the transmission coefficient θn equal, respectively, to 4.33 × 1012 eV−1 cm−2, 4.08 × 10−3 under dark and 3.79 × 1012 eV−1 cm−2 and 5.65 × 10−3 under illumination. The deep discrete donor levels presence in the semiconductor bulk under dark and under illumination are responsible for the non-linearity of the C−2(VG) characteristic.  相似文献

A serials of Ho3+/Yb3+ co-doped tellurite glasses by pumping 970 nm laser diode (LD) were demonstrated to obtain a high efficiency of infrared-to-visible upconversion. Two intense emission bands were observed in Ho3+/Yb3+ co-doped tellurite glasses centered at 549 and 664 nm corresponding to Ho3+: 5S2(5F4)→5I8 and 5F55I8 transitions, respectively. The upconversion intensities of red and green emissions in Ho3+/Yb3+ co-doped glasses were enhanced largely when increasing Yb2O3 content. The dependence of upconversion intensities on excitation power and the possible upconversion mechanisms had been evaluated by a proper rate equation model. The energy transfer coefficients were estimated by fitting the simulated curves to the measured ones. The obtained three energy transfer coefficients CD2, CD3 and CD4 were CD2=5.0×10−18 cm3/s, CD3=1.5×10−17 cm3/s, CD4=9.0×10−17 cm3/s.  相似文献

Solid-state reaction processing technique was used to prepare ZnxNb1−xO (0≤x≤0.02) polycrystalline bulk samples. In the present study, we find that their lattice parameters a and c tend to decrease with increasing amount of Nb additive. The electrical conductivity of all the Zn1−xNbxO samples increased with increasing temperature, indicating a semiconducting behavior in the measured temperature range. The addition of Nb2O5 to ZnO led to an increase in the electrical conductivity and a decrease in the absolute value of the Seebeck coefficient. The best performance at 1000 K has been observed for nominal 0.5 at% Nb-doped ZnO, with an electrical resistivity of about 73.13 (S cm−1) and Seebeck coefficient of ∼257.36 μV K−1, corresponding to a power factor (S2σ) of 4.84×10−4 Wm−1 K−2. The thermal conductivity, κ, of the oxide decreased as compared to pure ZnO. The figure of merit ZT values of ZnO-doped Nb2O5 samples are higher than the ZnO pure sample, demonstrating that the Nb2O5 addition is fairly effective for enhancing thermoelectric properties.  相似文献

The binding details and electronic properties of the co-crystal composed of poly(diiododiacetylene) and bis(nitrile) oxalamide are investigated using self-consistent field crystal orbital method. It is found that the cooperative effects exist in the stack of bis(nitrile) oxalamides and the hydrogen bond interaction between bis(nitrile) oxalamides plays an important role in the stability of the co-crystal. The calculated band structures show that the co-crystal is a semiconductor and the poly(diiododiacetylene) can be considered as a quasi one-dimensional chain. The calculated mobility for the one-dimensional poly(diiododiacetylene) chain has the order of 103 cm2 V−1 s−1.  相似文献

The energy distribution profile of the interface states (Nss) of Al/TiO2/p-Si (MIS) structures prepared using the sol-gel method was obtained from the forward bias current-voltage (I-V) characteristics by taking into account both the bias dependence of the effective barrier height (?e) and series resistance (Rs) at room temperature. The main electrical parameters of the MIS structure such as ideality factor (n), zero-bias barrier height (?b0) and average series resistance values were found to be 1.69, 0.519 eV and 659 Ω, respectively. This high value of n was attributed to the presence of an interfacial insulator layer at the Al/p-Si interface and the density of interface states (Nss) localized at the Si/TiO2 interface. The values of Nss localized at the Si/TiO2 interface were found with and without the Rs at 0.25-Ev in the range between 8.4×1013 and 4.9×1013 eV−1 cm−2. In addition, the frequency dependence of capacitance-voltage (C-V) and conductance-voltage (G/ω-V) characteristics of the structures have been investigated by taking into account the effect of Nss and Rs at room temperature. It can be found out that the measured C and G/ω are strongly dependent on bias voltage and frequency.  相似文献

The temperature dependences of 2H NMR spectra and spin-lattice relaxation time T1 have been measured for paramagnetic [Mn(H2O)6][SiF6]. The obtained 2H NMR spectra were simulated by considering the quadrupole interaction and paramagnetic shift. The variation of the spectra measured in phase III was explained by the 180° flip of water molecules. The activation energy Ea and the jumping rate at infinite temperature k0 for the 180° flip of H2O were obtained as 35 kJ mol−1 and 4×1014 s−1, respectively. The spectral change in phases I and II was ascribed to the reorientation of [Mn(H2O)6]2+ around the C3 axis where the Ea and k0 values were estimated as 45 kJ mol−1 and 1×1013 s−1, respectively. From the almost temperature independent and short T1 value, the correlation time for electron-spin flip-flops, τe, and the exchange coupling constant J were obtained as 3.0×10−10 s and 2.9×10−3 cm−1, respectively. The II-III phase transition can be caused by the onset of the jumping motion of [Mn(H2O)6]2+ around the C3 axis.  相似文献

The current-voltage (I-V) characteristics of Al/p-Si Schottky barrier diodes (SBDs) with native insulator layer were measured in the temperature range of 150-375 K. The estimated zero-bias barrier height ΦB0 and the ideality factor n assuming thermionic emission (TE) theory show strong temperature dependence. Evaluation of the forward I-V data reveals an increase of zero-bias barrier height ΦB0 but decrease of ideality factor n with increase in temperature. The conventional Richardson plot exhibits non-linearity below 250 K with the linear portion corresponding to activation energy of 0.41 eV and Richardson constant (A*) value of 1.3 × 10−4 A cm−2 K−2 is determined from intercept at the ordinate of this experimental plot, which is much lower than the known value of 32 A cm2 K2 for holes in p-type Si. Such behavior is attributed to Schottky barrier inhomogene ties by assuming a Gaussian distribution of barrier heights (BHs) due to barrier height inhomogeneities that prevail at interface. Also, ΦB0 versus q/2kT plot was drawn to obtain evidence of a Gaussian distribution of the BHs, and values of ΦB0 = 1.055 eV and σ0 = 0.13 V for the mean BH and zero-bias standard deviation have been obtained from this plot, respectively. Thus, the modified versus q/kT plot gives ΦB0 and A* as 1.050 eV and 40.08 A cm−2 K−2, respectively, without using the temperature coefficient of the barrier height. This value of the Richardson constant 40.03 A cm−2 K−2 is very close to the theoretical value of 32 A K−2 cm−2 for p-type Si. Hence, it has been concluded that the temperature dependence of the forward I-V characteristics of the Al/p-Si Schottky barrier diodes with native insulator layer can be successfully explained on the basis of TE mechanism with a Gaussian distribution of the barrier heights.  相似文献

The trap levels in nominally undoped Ga3InSe4 crystals were investigated in the temperature range of 10-300 K using the thermally stimulated currents technique. The study of trap levels was accomplished by the measurements of current flowing along the c-axis of the crystal. During the experiments we utilized a constant heating rate of 0.8 K/s. Experimental evidence is found for one hole trapping center in the crystal with activation energy of 62 meV. The analysis of the experimental TSC curve gave reasonable results under the model that assumes slow retrapping. The capture cross-section of the trap was determined as 1.0×10−25 cm2 with concentration of 1.4×1017 cm−3.  相似文献

Ceramic molybdenum disulphide (MoS2) was equilibrated at an ambient sulphur vapour partial pressure p(S2), 10 Pa<p(S2)<1000 Pa. After the step change of p(S2) to a new value, the equilibration kinetics was monitored by measuring electrical conductivity. The application of the solution of Fick's second law (with the initial condition: no concentration gradient in specimen and the boundary condition: surface concentration constant) to the kinetic data gave the chemical diffusion coefficient. The chemical diffusion coefficient, Dchem, determined at 1273 K, was Dchem=(3.20±0.32)*10−7 cm2 s−1 and was found to be independent of sulphur vapour partial pressure. The usefulness of transient electrical conductivity method for determining real values of diffusion data was discussed in terms of defect structure of the studied material.  相似文献
