We investigate theoretically the electronic transport through a parallel-coupled double quantum dot (DQD) molecule attached to metallic electrodes, in which the spin-flip scattering on each quantum dot is considered. Special attention is paid to the effects of the intradot spin-flip processes on the linear conductance by using the equation of motion approach for Green’s functions. When a weak spin-flip scattering on each quantum dot is present, the single Fano peak splits into two Fano peaks, and the Breit–Wigner resonance may be suppressed slightly. When the spin-flip scattering strength on each quantum dot becomes strong, the linear conductance spectrum consists of two Breit–Wigner peaks and two Fano peaks due to the quantum interference effects. The positions and shapes of these resonant peaks can be controlled by using the magnetic flux through the quantum device.  相似文献

We have fabricated all II-VI semiconductor resonant tunneling diodes based on the (Zn,Mn,Be)Se material system, containing dilute magnetic material in the quantum well, and studied their current-voltage characteristics. When subjected to an external magnetic field the resulting spin splitting of the levels in the quantum well leads to a splitting of the transmission resonance into two separate peaks. This is interpreted as evidence of tunneling transport through spin polarized levels, and could be the first step towards a voltage controlled spin filter.  相似文献

We observe resonant Rayleigh scattering of light from quantum Hall bilayers at Landau level filling factor nu = 1. The effect arises below 1 Kelvin when electrons are in the incompressible quantum Hall phase with strong interlayer correlations. Marked changes in the Rayleigh scattering signal in response to application of an in-plane magnetic field indicate that the unexpected temperature dependence is linked to formation of a nonuniform electron fluid close to the phase transition towards the compressible state. These results demonstrate a new realm of study in which resonant Rayleigh scattering methods probe quantum phases of electrons in semiconductor heterostructures.  相似文献

We present a theoretical study of the spin-dependent conductance spectra in a FM/semiconductor quantum-dot (QD)/FM system. Both the Rashba spin-orbit (SO) coupling in the QD and spin-flip scattering caused by magnetic barrier impurities are taken into account. It is found that in the single-level QD system with parallel magnetic moments in the two FM leads, due to the interference between different tunneling paths through the spin-degenerate level, a dip or a narrow resonant peak can appear in the conductance spectra, which depends on the property of the spin-flip scattering. When the magnetizations of the two FM leads are noncollinear, the resonant peak can be transformed into a dip. The Rashba SO coupling manifests itself by a Rashba phase factor, which changes the phase information of every tunneling path and can greatly modulate the conductance. When the QD has multiple levels, the Rashba interlevel spin-flip effect appears, which changes the topological property of the structure. Its interplay with the Rashba phase can directly tune the coupling strengths between dot and leads, and can result in switching from resonance into antiresonance in the conductance spectra.  相似文献

Because of the Zeeman splitting effect in diluted semiconductor (Zn,Cd,Mn)Se, the absorption spectrum of ZnSe/(Zn,Cd,Mn)Se quantum wells can be adjusted by magnetic field effectively. Within the effective-mass approximation, the conduction electronic structure and the absorption spectrum of ZnSe/(Zn,Cd,Mn)Se quantum wells subjected to in-plane magnetic fields are investigated. Our theoretical results show that it is possible to use the ZnSe/(Zn,Cd,Mn)Se quantum well as magnetically tunable terahertz photodetectors.  相似文献

We investigate Andreev reflection (AR) tunneling through a ferromagnet-quantum dot-superconductor (F-QD-S) system in the presence of an external ac field. The intradot spin-flip scattering in the QD is involved. Using the nonequilibrium Green function and BCS quasiparticle spectrum for superconductor, time-averaged AR conductance is formulated. The competition between the intradot spin-flip scattering and photon-assisted tunneling dominates the resonant behaviors of the time-averaged AR conductance. For weak intradot spin-flip scattering strengths, the AR conductance shows a series of equal interval resonant levels. However, the single-peak at main resonant level develops into a well-resolved double-peak resonance at a strong intradot spin-flip scattering strength. Remarkable, multiple-photon-assisted tunneling that generates photonic sideband peaks with a variable interval has been found. In addition, the AR conductance-bias voltage characteristic shows a transition between the single-peak to double-peak resonance as the ratio of the two tunneling strengths varies.  相似文献

Because spin-flip length is longer than the electron mean-free path in a metal, past studies of spin-flip scattering are limited to the diffusive regime. We propose to use a magnetic double barrier tunnel junction to study spin-flip scattering in the nanometer sized spacer layer near the ballistic limit. We extract the voltage and temperature dependence of the spin-flip conductance Gs in the spacer layer from magnetoresistance measurements. In addition to spin scattering information including the mean-free path (70 nm) and the spin-flip length (1.0-2.6 microm) at 4.2 K, this technique also yields information on the density of states and quantum well resonance in the spacer layer.  相似文献

By employing the nonequilibrium Green's function, we investigate the spin-dependent linear Andreev reflection (AR) resonant tunneling through a quantum dot connected to a ferromagnetic lead and a superconducting lead, where the magnetization direction in the ferromagnetic lead can be tuned by one. We focus our attention on the effects of the magnetic fields on the AR conductance. One high conductance peak and one low conductance peak are developed in the linear AR conductance when a stronger magnetic field is considered. The interplay between the spin-flip scattering and the magnetic fields on the AR conductance are also studied.  相似文献

We present a microscopic model for the dynamic scattering and emission spectrum of a semiconductor quantum dot, after coherent optical excitation. We investigate the spectral properties and the emission dynamics of the different scattering and emission contributions considering a V-type semiconductor quantum dot model under resonant conditions and include the coupling to LO-phonons via higher order Born approximations. This theory helps identifying the different contributions to the spectrum via time resolved calculations.  相似文献

The resonant behaviors of spin-dependent linear AR conductance, the spin-dependent AR current, the electron occupation number and spin accumulation in the QD are theoretically investigated in the FM/QD/SC system with intradot spin-flip scattering. The novel resonant behaviors of spin-dependent AR conductance versus Fermi energy are revealed, which are rather different from the AR conductance versus the dot's energy level case [Cao et al., Phys. Rev. B 70 (2004) 235341]. It is proved that the split of the resonant peak can be induced by the competition between the coupling strengths to the FM and SC leads, the intradot spin-flip scattering, and the gate voltage. The number, the widths, and the distance of the peaks could be controlled by tuning the relevant parameters. The resonance of AR current can take place only when the energy level of QD lines up with the right lead chemical potential and blows the left lead chemical potential. The magnitude of the resonant AR current depends on the number of resonant levels involved in the Andreev tunneling process. It is also proved that the spin-flip scattering can suppress the spin accumulation effectively, and induce the spin polarization of AR conductance and AR current simultaneously. The results make us understand better the fundamental in this system, and are useful for the design of spintronic devices.  相似文献

We report on the observation of a finite spin splitting at zero magnetic field in resonant tunneling experiments on CdSe self-assembled quantum dots in a (Zn,Be,Mn)Se barrier. This is remarkable since bulk II-VI dilute magnetic semiconductors are paramagnets. Our experiment may be viewed as tunneling through a single magnetic polaron, where the carriers contained inside the dot act to mediate an effective ferromagnetic interaction between Mn ions in their vicinity. The effect is observable up to relatively high temperatures, which we tentatively ascribe to a feedback mechanism with the electrical current, previously predicted theoretically.  相似文献

We present recent studies of electronic excitations in nanofabricated AlGaAs/GaAs semiconductor quantum dots (QDs) by resonant inelastic light scattering. The resonant light scattering spectra are dominated by excitations from parity-allowed inter-shell transitions between Fock–Darwin levels. In QDs with very few electrons the resonant spectra are characterized by distinct charge and spin excitations that reveal the strong impact of both exchange and correlation effects. A sharp inter-shell spin excitation of the triplet spin QD state with four electrons is identified.  相似文献

Self-assembled Cd(Mn)Se/Zn(Mn)Se quantum dots have been investigated by means of spatially and time-resolved magneto-optical spectroscopy. In such quasi zero-dimensional diluted magnetic semiconductors, the exchange interaction couples the spins of optically generated charge carriers with localized magnetic ion spins. We demonstrate that this can be used on the one hand to monitor nanoscale magnetization with a resolution of <100 μB by a purely optical technique and on the other hand to optically manipulate the magnetization in a semiconductor quantum dot.  相似文献

We theoretically study the thermoelectric transport properties in a quantum dot system with two ferromagnetic leads, the spin-flip scattering and the external magnetic field. The results show that the spin polarization of the leads strongly influences thermoelectric coefficients of the device. For the parallel configuration the peak of figure of merit increases with the increase of polarization strength and non-collinear configuration trends to destroy the improvement of figure of merit induced by lead polarization. While the modulation of the spin-flip scattering on the figure of merit is effective only in the absence of external magnetic field or small magnetic field. In terms of improving the thermoelectric efficiency, the external magnetic field plays a more important role than spin-flip scattering. The thermoelectric efficiency can be significantly enhanced by the magnetic field for a given spin-flip scattering strength.  相似文献

We provide an alternative means of electric field control for spin manipulation in the absence of magnetic fields by transporting quantum dots adiabatically in the plane of two-dimensional electron gas. We show that the spin splitting energy of moving quantum dots is possible due to the presence of quasi-Hamiltonian that might be implemented to make the next generation spintronic devices of post CMOS technology. Such spin splitting energy is highly dependent on the material properties of semiconductor. It turns out that this energy is in the range of meV and can be further enhanced with increasing pulse frequency. In particular, we show that quantum oscillations in phonon mediated spin-flip behaviors can be observed. We also confirm that no oscillations in spin-flip behaviors can be observed for the pure Rashba or pure Dresselhaus cases.  相似文献

We investigate experimentally one of the main features of a quantum fluid constituted by exciton polaritons in a semiconductor microcavity, that is, quantum degeneracy of a macroscopic fraction of the particles. We show that resonant pumping allows us to create a macroscopic population of polaritons in one quantum state. Furthermore, we demonstrate that parametric polariton scattering results in the transfer of a macroscopic population of polariton from one single quantum state into another one. Finally, we briefly outline a simple method which provides direct evidence of the first-order spatial coherence of the transferred population.  相似文献

Low-lying collective excitations above highly correlated ground states of few interacting electrons confined in GaAs semiconductor quantum dots are probed by resonant inelastic light scattering. We highlight that separate studies of the changes in the spin and charge degrees of freedom offer unique access to the fundamental interactions. The case of quantum dots with four electrons is found to be determined by a competition between triplet and singlet ground states that is uncovered in the rich light scattering spectra of spin excitations. These light scattering results are described within a configuration-interaction framework that captures the role of electron correlation with quantitative accuracy. Recent light scattering results that reveal the impact of anisotropic confining potentials in laterally coupled quantum dots are also reviewed. In these studies, inelastic light scattering methods emerge as powerful probes of collective phenomena and spin configurations in quantum dots with few electrons.  相似文献

Fully relativistic first-principles calculations of the Fe(001) surface demonstrate that resonant surface (interface) states may produce sizable tunneling anisotropic magnetoresistance in magnetic tunnel junctions with a single magnetic electrode. The effect is driven by the spin-orbit coupling. It shifts the resonant surface band via the Rashba effect when the magnetization direction changes. We find that spin-flip scattering at the interface is controlled not only by the strength of the spin-orbit coupling, but depends strongly on the intrinsic width of the resonant surface states.  相似文献
