A manganite p-n heterojunction composed of Lao.67Sro.33MnO3 film and 0.05 wt% Nb-doped SrTiO3 substrate is fabricated. Rectifying behavior of the junction well described by the Shockley equation is observed, and the transport properties of the interface are experimentally studied. A satisfactorily logarithmic linear dependence of resistance on temperature is observed in a temperature range of 150 K-380 K, and the linear relation between bias and activation energies deduced from the R - lIT curves is observed. According to activation energy, the interfacial barrier of the heterojunction is obtained, which is 0.91 eV.  相似文献

The 230Ra has been produced via multinucleon transfer reaction and dissipative fragmentation by 60 MeV/u 18O ion irradiation of 232Th targets. The radium was radiochemically separated from the mixture of thorium and reaction products. Thin Ra sources were prepared and exposed to the mica fission track detectors, and measured by a HPGe gamma detector. It is likely that the β-delayed fission of 230Ac was observed for the first time and the β-delayed fission probability of 230Ac was tentatively found to be (1.19±0.40)×10-8. The high energy γ-ray emission accompanying the spontaneous fission of 252Cf has been measured in coincidence with individual fission fragments selected by discrete γ-ray transitions. The enhancement of the γ-ray emission probability in the energy range Eγ= 3–8 MeV has been observed for the fission fragments in the region of nearly symmetric mass splitting, confirming results reported in previous investigations. The γ-γ coincidence technique employed in the present work clearly demonstrate that the major contribution to this enhancement is caused by the fission channels where one fragment is near to the N= 82 or Z= 50 shell closures. The high energy γ-ray emission probability does not show any significant dependence on the number of neutrons emitted in the fission process, supporting the hypothesis that high energy γ-rays are mainly emitted from the fragments after the neutron evaporation. The detection properties of a field-effect transistor with a low Schottky barrier gate in the microwave and terahertz ranges has been studied theoretically. Different detector circuits have been considered. The voltage and current distributions along the channel, the input impedance of the transistor, sensitivity, and noise equivalent power have been found. The influence of the Schottky barrier height on the above characteristics has been analyzed.  相似文献

In a series of papers Büttiker and Landauer used various approaches to derive characteristic times describing the interaction of particles with a rectangular barrier (more general barriers were treated only within the WKB approximation). We generalize their results to arbitrary barriers and present calculated characteristic times for a selection of frequently used barrier shapes. We find that, even for a rectangular barrier, two of the approaches lead to corresponding characteristic times that can be quite different, particularly at low energy. Moreover, the identification of one of the characteristic times with the well known “dwell” time is shown not to hold in general, although it is certainly correct for a rectangular barrier.  相似文献

Tung's model was used to analyze anomalies observed in Ti/Si C Schottky contacts. The degree of the inhomogeneous Schottky barrier after annealing at different temperatures is characterized by the ‘T0anomaly' and the difference(△Φ)between the uniformly high barrier height(Φ0B) and the effective barrier height(Φeff B). Those two parameters of Ti Schottky contacts on 4H–Si C were deduced from I–V measurements in the temperature range of 298 K–503 K. The increase in Schottky barrier(SB) height(ΦB) and decrease in the ideality factor(n) with an increase measurement temperature indicate the presence of an inhomogeneous SB. The degree of inhomogeneity of the Schottky barrier depends on the annealing temperature, and it is at its lowest for 500-°C thermal treatment. The degree of inhomogeneity of the SB could reveal effects of thermal treatments on Schottky contacts in other aspects.  相似文献

The basic process of an exotic decay mode namely β-delayed fission is simply introduced. The progress status of the study in the world is essentialized. The observation of β-delayed fission of 228Ac is reported. The radium was radiochemically separated from natural thorium. Thin Ra sources in which 228Ac was got through 228Ra →β-228Ac were prepared for observing fission fragments from β-delayed fission of 228Ac. They exposed to the mica fission track detectors, and measured by an HPGe γ-ray detector. The β-delayed fission events of 228Ac were observed and its β-delayed fission probability was found to be (5±2)×10-12.  相似文献

Rapidity correlations in 800 GeV proton interactions with emulsion nuclei are investigated for different targets and multiplicity regions. To study the energy dependence, the results have been compared with proton interactions at 200 GeV and 400 GeV. A common feature of all the interactions is the existence of strong, short-range correlations. However, no dependence of cluster parameters on primary energy or target mass is found. The crystal blocking technique has been used to measure the total time of the induced fission process for the 235U + α reaction in the energy rage of bombarding α-particles from 25.9 to 31.2 MeV. The experimental fission lifetimes observed in this reaction vary from 10−17 to 10−16 s, depending on the projectile energy. The experimental data (along with the corresponding data on the angular anisotropy and fissionability of Pu isotopes produced in the investigated reaction) have been analyzed within the dynamic-statistical approach with allowance for the nuclear dissipation phenomenon and the double-humped fission barrier model. The cerebral blood flow(CBF) alterations related to sound-induced opening of the blood–brain barrier(BBB) in adult mice are studied using laser speckle contrast imaging(LSCI) and wavelet analysis of vascular physiology.The results clearly show that the opening of the BBB is accompanied by the changes of venous but not microvessel circulation in the brain. The elevation of the BBB permeability is associated with the decrease of venous CBF and the increase of its complexity. These data suggest that the cerebral veins rather than microvessels are sensitive components of the CBF related to the opening BBB.  相似文献

According to some experimental and evaluated data,the total excitation energy partitioning way between both of the fission fragments was given with a semi-empirical method. With the calculated energy partitioning way,the prompt neutron multiplicity as a function of fragment mass,(A) ,for neutron-induced fission of 235U at En=0.0253 eV,3 MeV,and 5 MeV was calculated. The results are checked with the total average prompt neutron multiplicities  and compared with the experimental and evaluated data.  相似文献

We present the results obtained from a series of +-coincidence measurements in heavy-ion collisions using the double-Orange-spectrometer at GSI. The collision systems U+U, U+Pb, and U+Ta were investigated at bombarding energies close to and slightly above (U+Ta) the Coulomb barrier. For all systems studied, very narrow (FWHM–20 keV) + lines were observed in the sum-energy spectra, with kinetic energies ranging from 555 keV to 810 keV, superimposed on a continuous distribution mainly due to uncorrelated + emission. Particularly in the U+Ta system, a pronounced sum-energy line appears at 634 keV, predominantly in deep-inelastic collisions. In some cases (e.g. U+Pb) the line characteristics is consistent with a two-body decay mode of an emitter which moves with the c.m. velocity of the colliding ions. However, other lines, and in particular the 634 keV line (U+Ta), exhibit a rather isotropical opening-angle distribution whereas their energy is unequally shared between positrons and electrons, thus being in clear disagreement with this scenario. In general, the data preclude an emission from the separated (moving) nuclei, and, in the latter cases, provide evidence that the e+e-pair decay occurs in the vicinity of the Coulomb field of a third heavy (positively charged) partner having only a small transverse velocity (|v|<>Dedicated to Prof. B. The circular polarization of low-temperature electroluminescence of diodes based on heterostructures with an undoped quantum well InGaAs/GaAs and a delta〈Mn〉 layer in the GaAs barrier has been investigated. The possibility of changing the degree of circular polarization of the electroluminescence by varying the main structural parameters of diodes (spacer layer thickness, i.e., the distance between the delta〈Mn〉 layer and the quantum well, atomic concentration in the delta〈Mn〉 layer, and introduction of an additional acceptor delta layer) has been analyzed. It has been revealed that the variation in the spacer layer thickness is the most effective method for controlling the degree of circular polarization of the electroluminescence.  相似文献

Direct imaging with nanometer scale resolution of the Schottky barrier height and of the ballistic transmission of electrons through an ultrathin metal film is demonstrated for the first time. The images are obtained by applying a new pixel-by-pixel evaluation method to the ballistic electron emission spectroscopy (BEES). We find a laterally uniform Schottky barrier height B=0.88 eV for ultrathin (3–22 nm) Au films evaporated on Si. The transmission coefficient is strongly correlated with the island structure of the Au film. A transmission decay length =14 nm is determined by a statistical analysis of the transmission coefficient with variation of the film thickness.  相似文献

The γ-ray multiplicities of the fragments from a number of 4He-induced fission reactions have been measured as a function of fragment emission angle. The value of Mγ is found to vary with angle in qualitative agreement with the predictions of statistical models of fission-fragment angular distributions. The observed variation is rather weak, on the order of 5%. The data are compared with several models. Calculations assuming a rigidly rotating, transition-state nucleus predict a much stronger angular dependence of the fragment spin than indicated by the data. The agreement is significantly improved if a fragment-spin enhancement effect is included in these calculations. The fragment spins are explored within the framework of the statistical scission model and the collective mode model. Both of these models predict large fragment spins and thus a relatively weak angular dependence of the total fragment spin. Neither model provides a completely satisfactory explanation of the data. Depending on the assumptions made in the calculations, the models either predict too strong an angular dependence of the total fragment spin or spins which seem incompatible with Mγ.  相似文献

Piezonuclear reactions, which occur in inert and nonradioactive elements, are induced by high pressure and, in particular, by brittle fracture phenomena in solids under compression. These low energy reactions generally take place in nuclei with an atomic weight that is lower or equal to that of iron (Fe). The experimental evidence, obtained from repeatable measurements of neutron emissions, can be also recognized considering the anomalous chemical balances of the major events that have affected the Earth’s crust, oceans and atmosphere, over the last four billion years. These anomalies include: (i) the abrupt variations in the most abundant elements in correspondence to the formation of tectonic plates; (ii) the Great Oxidation Event (2.7 to 2.4 billion years ago), with a sharp increase in atmospheric oxygen and the subsequent origin of life; (iii) the increase of carbon and nytrogen concentrations in the primordial atmosphere.Natural piezonuclear reactions are induced by fault sliding and plate subduction phenomena.  相似文献
