We have theoretically studied current oscillation and chaotic dynamics in doped GaAsAlAs superlattices driven by crossed electric and magnetic fields. When the superlattice system is driven by a dc voltage, a stationary or dynamic electric-field domain can be obtained. We carefully studied the electric-field-domain dynamics and current self-oscillation which both display different modes with the change of magnetic field. When an ac electric field is also applied to the superlattice, a typical nonlinear dynamic system is constructed with the ac amplitude, ac frequency, and magnetic field as the control parameters. Different nonlinear behaviors show up when we tune the control parameters.  相似文献

The effect of the electric component of the field of a high-frequency (HF) nonlinear electromagnetic (EM) wave on the propagation of a solitary EM wave (soliton) in a quantum semiconductor superlattice is studied. It is noted that in the collisionless approximation, the solution of the modified sine-Gordon equation corresponding to the amplification of an EM pulse that, with allowance made for interminiband electron transitions, transforms into a dissipative soliton is possible. The effect of electron collisions with irregularities of the crystal lattice on the soliton dynamics under the action of the field of a HF nonlinear wave is considered. The condition for an increase in the traveling time of the solitary wave is found.  相似文献

Interaction between an rf electromagnetic field and the Fe/Cr superlattice placed in a rectangular waveguide so that a high-frequency current passes in the plane of superlattice layers is considered. The transmission coefficient versus the magnetic field strength is found at centimeter waves, and a correlation between this dependence and the field dependence of the dc magnetoresistance is established. It is shown that a change in the transmission coefficient may greatly exceed the giant magnetoresistance of the superlattice. The frequency dependence of the microwave measurements has an oscillatory character. The oscillation frequencies are analyzed in terms of wavelet transformation. Two types of oscillation periods are found to exist, one of which corresponds to the resonance of waves traveling in the superlattice along the direction parallel to the narrow wall of the waveguide.  相似文献

The mechanisms of the occurrence of self-induced and selective transparencies of semiconductor superlattices in a strong time-dependent electric field are investigated. The association of these mechanisms with Bloch oscillations, dynamical localization, and collapse of electron quasi-energy minibands is analyzed, and a comparison with the properties of Josephson junctions is made. It is shown that the self-induced transparency is due to the fact that the current-contributing component of the electron distribution function is destroyed by collisions at discrete values of the amplitude of the time-harmonic field, while the selective transparency is associated with the nonmonotonic dependence of the spectrum of nonlinear electron oscillations in the electric field on the amplitude of the field. The dynamical localization and collapse of quasi-energy minibands lead to the field energy dissipation and are favorable to destruction of the transparency states of the superlattice.  相似文献

We study the effect of interminiband breakdown in a semiconductor quantum superlattice in a constant electric field and in the field of a nonlinear wave whose intensities are directed along the superlattice axis. The problem has been solved in the quasiclassical approximation for an arbitrary ratio between the widths of the allowed and forbidden minibands. In particular cases, we have obtained formulas for the breakdown probability in the presence of only one field, as well as for a linear wave and a solitary wave (soliton). It is shown that the probability of interminiband breakdown increases with the nonlinearity parameter of the electromagnetic wave k. We consider a high-frequency response of electrons in a single miniband of superlattice subject to dc and ac electric fields. We show that Bragg reflections in miniband result in a parametric resonance which is detectable using ac probe field. We establish theoretical feasibility of phase-sensitive THz amplification at the resonance. The parametric amplification does not require operation in conditions of negative differential conductance. This prevents a formation of destructive domains of high electric field inside the superlattice.  相似文献

微带超晶格在磁场和太赫兹场调控下表现出丰富而复杂的动力学行为, 研究微带电子在外场作用下的输运性质对于太赫兹器件设计与研制具有重要意义. 本文采用准经典的运动方程描述了超晶格微带电子在沿超晶格生长方向(z方向)的THz场和相对于z轴倾斜的磁场共同作用下的非线性动力学特性. 研究表明, 在太赫兹场和倾斜磁场共同作用下, 超晶格微带电子随时间的演化表现出周期和混沌等新奇的运动状态. 采用庞加莱分支图详细研究了微带电子在磁场和太赫兹场调控下的运动规律, 给出了电子运行于周期和混沌运动状态的参数区间. 在电场和磁场作用下, 微带电子将产生布洛赫振荡和回旋振荡, 形成复杂的协同耦合振荡. 太赫兹场与这些协同振荡模式之间的相互作用是导致电子表现出周期态、混沌态以及倍周期分叉等现象的主要原因.  相似文献

Based on an improved energy dispersion relation, the terahertz field induced nonlinear transport of miniband electrons in a short period AlGaN/GaN superlattice is theoretically studied in this paper with a semiclassical theory. To a short period superlattice, it is not precise enough to calculate the energy dispersion relation by just using the nearest wells in tight binding method: the next to nearest wells should be considered. The results show that the electron drift velocity is 30% lower under a dc field but 10% higher under an ac field than the traditional simple cosine model obtained from the tight binding method. The influence of the terahertz field strength and frequency on the harmonic amplitude, phase and power efficiency is calculated. The relative power efficiency of the third harmonic reaches the peak value when the dc field strength equals about three times the critical field strength and the ac field strength equals about four times the critical field strength. These results show that the AlGaN/GaN superlattice is a promising candidate to convert radiation of frequency ω to radiation of frequency 3ω or even higher.  相似文献

Excitonic effects on Stark-ladder transitions have been investigated experimentally and theoretically in a novel asymmetric double-well superlattice consisting of wide and narrow GaAs quantum wells separated by a constant AlAs barrier. In this superlattice strong electron resonance can occur under the applied electric field between the wide and narrow wells. It is found that due to existence of the two different heavy-hole localized states two types of excitonic resonances which are staggered in field are observed in the low-temperature photocurrent spectra. This field difference in the staggered exciton resonances is rigorously explained by variational calculations of the changes in the direct and indirect exciton binding energies with the field.  相似文献

The dynamic conductivity of graphene superlattice in the presence of ac electric field and dc electric field with longitudinal and transversal components with respect to superlattice axis was calculated. In the case of strong transversal component of dc field conductivity of graphene superlattice was shown to be such as if the electrons had got the effective mass. In the case of weak transversal component of dc field conductivity was shown to change its sign if the frequency of ac field was an integer multiple of half of Bloch frequency.  相似文献

The renormalization equation for nonlinear electromagnetic wave propagating in ac-driven superlattice with dissipation has been derived by averaging method. The expression for dissipative soliton potential is obtained. The values of high-frequency field amplitudes allowing for two types of dissipative soliton are found. The shape and type of such solitons are shown to be regulated by changing the high-frequency field amplitude. The chaotic behavior of electrons in superlattice is investigated by the Melnikov method.  相似文献

Dielectric superlattices show a lot of new phenomena that are promising in applications, such as nonlinear optical frequency conversion and optical bistability. This paper reviews the main achievements in this field. Much has been focused on the work done in our Lab. Since 1980, we have extended the concept of superlattice from semiconductor to dielectrics. When quasi-phase-matching technique is introduced into a quasiperiodic dielectric superlattice, more interesting phenomena can occur. For example, multiwavelength second-harmonic generation and coupled parametric processes such as direct third-harmonic generation have been realized with high efficiency. A new mechanism for optical bistability in a 2-dimensional dielectric superlattice, i.e. a 2-dimensional nonlinear photonic crystal, has been proposed theoretically had proved experimentally.  相似文献

把超晶格"折沟道"对粒子的作用等效为形状相似的弱周期调制.利用正弦平方势把粒子运动方程化为具有外周期弱调制的非线性微分方程,导出了退道系数与晶格畸变的关系.利用多尺度法研究了系统的主共振和子共振,并利用Melnikov方法分析了系统的全局分叉和出现Smale马蹄的临界条件. The effect of deflected channel on particle motion is equivalent to modulation with a weak potential having a periodic same as the deflected channel has. 在经典力学框架内和Seeger方程基础上,讨论了应变超晶格界面附近的位错动力学行为,指出了系统的非线性共振将导致位错的运动与堆积,并可能造成超晶格的分层或断裂.首先,引入阻尼项,在小振幅近似下,把描述一般位错运动的Seeger方程化为了超晶格系统的广义Duffing方程.利用多尺度法分析了系统的主共振、超共振和子共振,并找到了系统出现这三类共振的临界条件.结果表明,系统的临界条件与它的物理参数有关,只需适当调节这些参数就可以原则上避免共振的出现,保证了超晶格材料的完整性和性能的稳定性. 关键词: 位错动力学 应变超晶格 共振 分岔  相似文献

We report on transient-pulse nonlinear spectroscopy with the radiation of a multimode THz gas laser. The method is demonstrated for studying the nonlinear response of a current-carrying superlattice to THz radiation; the current through a superlattice can be suppressed by a strong THz field. The method makes use of the pulses of a high power multimode THz gas laser. By splitting the laser beam for selected laser modes into a main beam and a reference beam we monitored with a reference detector the transient power in the main beam. The simultaneous measurement of both the instantaneous response and the instantaneous power allows to obtain the power dependence of the response within a single laser pulse. The method is suitable to study the nonlinear response of matter to THz radiation fields in a large dynamic range.  相似文献

Dielectric permeability of superlattices has been calculated with regard to effects of spatial dispersion and two-dimensional nature of excitons. Dispersion of polaritons in the region of exciton resonance is discussed. The expressions have been obtained for the dispersion of surface waves with the inclusion or retardation effects and for different orientations of the surface with respect to the superlattice axis. In the simplest case the expressions have been obtained for the nonlinear (microscopic) polarizability tensor of the superlattice and the gyrotropy constant.  相似文献

Influence of the weak electric field on the electronic structure of the Fibonacci superlattice is considered. The electric field produces a nonlinear dynamics of the energy spectrum of the aperiodic superlattice. Mechanism of the nonlinearity is explained in terms of energy levels anticrossings. The multifractal formalism is applied to investigate the effect of weak electric field on the statistical properties of electronic eigenfunctions. It is shown that the applied electric field does not remove the multifractal character of the electronic eigenfunctions, and that the singularity spectrum remains non-parabolic, however with a modified shape. Changes of the distances between energy levels of neighbouring eigenstates lead to the changes of the inverse participation ratio of the corresponding eigenfunctions in the weak electric field. It is demonstrated, that the local minima of the inverse participation ratio in the vicinity of the anticrossings correspond to discontinuity of the first derivative of the difference between marginal values of the singularity strength. Analysis of the generalized dimension as a function of the electric field shows that the electric field correlates spatial fluctuations of the neighbouring electronic eigenfunction amplitudes in the vicinity of anticrossings, and the nonlinear character of the scaling exponent confirms multifractality of the corresponding electronic eigenfunctions.  相似文献

Miniband electron transport through a laterally-confined superlattice is investigated using the balance equation approach. Up to 15 subbands with intraband and interband impurity and phonon scatterings are included. The nonlinear drift velocity and electron temperature, calculated as functions of the applied electric field for systems of varying degrees of confinement, exhibit significant subband effects, and the cross-over from one-dimensional to three-dimensional behavior.  相似文献

通过二维实映射研究非线性Kronig-Penney超晶格中的波输运特性,数值计算得到波矢一定情况下不同非线性系数的映射图、以及非线性系数一定情况下不同波矢的映射图.非线性Kronig-Penney超晶格中的非线性,对超晶格中波函数的Bloch波矢有明显的调节作用.随着非线性系数的增大,映射图由周期函数的有限个分立点变为准周期函数的一条闭合轨道、以及有规则或无规则的点分布. 关键词: 非线性Kronig-Penney超晶格 非线性效应 二维实映射 波矢  相似文献
