We report a detailed theoretical study of current oscillation and dc-voltage-controlled chaotic dynamics in doped GaAs/AlAs resonant tunneling superlattices under crossed electric and magnetic fields. When the superlattice is biased at the negative differential velocity region, current self-oscillation is observed with proper doping concentration. The current oscillation mode and oscillation frequency can be affected by the dc voltage bias, doping density, and magnetic field. When an ac electric field with fixed amplitude and frequency is also applied to the system, different nonlinear properties show up in the external circuit with the change of dc voltage bias. We carefully study these nonlinear properties with different chaos-detecting methods.  相似文献

微带超晶格在磁场和太赫兹场调控下表现出丰富而复杂的动力学行为, 研究微带电子在外场作用下的输运性质对于太赫兹器件设计与研制具有重要意义. 本文采用准经典的运动方程描述了超晶格微带电子在沿超晶格生长方向(z方向)的THz场和相对于z轴倾斜的磁场共同作用下的非线性动力学特性. 研究表明, 在太赫兹场和倾斜磁场共同作用下, 超晶格微带电子随时间的演化表现出周期和混沌等新奇的运动状态. 采用庞加莱分支图详细研究了微带电子在磁场和太赫兹场调控下的运动规律, 给出了电子运行于周期和混沌运动状态的参数区间. 在电场和磁场作用下, 微带电子将产生布洛赫振荡和回旋振荡, 形成复杂的协同耦合振荡. 太赫兹场与这些协同振荡模式之间的相互作用是导致电子表现出周期态、混沌态以及倍周期分叉等现象的主要原因.  相似文献

Using an excitonic basis, we investigate the intraband polarization, opticalabsorption spectra, and terahertz emission of semiconductor superlattice withthe density matrix theory. The excitonic Bloch oscillation is driven by the dcand ac electric fields. The slow variation in the intraband polarizationdepends on the ac electric field frequency. The intraband polarizationincreases when the ac electric field frequency is below the Bloch frequency.When the ac electric field frequency is above the Bloch frequency, theintraband polarization downwards and its intensity decreases. The satellitestructures in the optical absorption spectra are presented. Due to excitonicdynamic localization, the emission lines of terahertz shift in different acelectric field and dc electric field.  相似文献

The dynamics of Bloch electrons moving in a two-band superlattice driven by a dc-ac electric field is investigated. We show rigorously that (i) when the matching ratio between the Bloch frequency and the ac frequency is an integer, the spectrum is that of two quasi-energy bands; (ii) when the matching ratio is a rational, the spectrum is two interspaced fractional Wannier-Stark ladders; and (iii) each of these fractional ladders has an energy dispersion due to the interband coupling. We illustrate our findings by explicit calculations of the spectrum in the high-frequency case, and show how the energy dispersion is tuned by the ac field strength and how band collapse occurs.  相似文献

The rf magnetoresistance of Fe/Cr superlattices is studied for two orientations of the current: parallel and across the superlattice layers. A mutually single-valued correspondence is established between the relative magnetoresistance measured at dc current and the change in the transmission coefficient of electromagnetic waves in the magnetic field. When rf currents flow across the layers, the relative change in the signal amplitude is proportional to twice the change in the electrical resistance of the superlattice and is of opposite sign. It is shown that the rf losses are determined by the surface resistance which is proportional to the superlattice thickness and inversely proportional to its conductivity. An equation is derived for the rf electric field distribution in the superlattice. It is established that when the thickness of the superlattice is small compared with the skin layer depth, field and current components which penetrate through the entire superlattice exist.  相似文献

This paper studies both the intraband polarization and terahertz emission of a semiconductor superlattice in combined dc and ac electric fields by using the superposition of two identical time delayed and phase shifted optical pulses. By adjusting the delay between these two optical pulses, our results show that the intraband polarization is sensitive to the time delay. The peak values appear again for the terahertz emission intensity due to the superposition of two optical pulses. The emission lines of terahertz blueshift and redshift in different ac electric fields and dynamic localization appears. The emission lines of THz only appear to blueshift when the biased superlattice is driven by a single optical pulse. Due to excitonic dynamic localization, the terahertz emission intensity decays with time in different dc and ac electric fields. These are features of this superlattice which distinguish it from a superlattice generated by a single optical pulse to drive it.  相似文献

We investigate theoretically the feasibility of amplification of terahertz radiation in aligned achiral carbon nanotubes, a zigzag (12,0) and an armchair (10,10) in comparison with a superlattice using a combination of a constant direct current (dc) and a high-frequency alternate current (ac) electric fields. The electric current density expression is derived using the semiclassical Boltzmann transport equation with a constant relaxation time. The electric field is applied along the nanotube axis. Analysis of the current density versus electric field characteristics reveals a negative differential conductivity behavior at high frequency, as well as photon assisted peaks. The photon assisted peaks are about an order of magnitude higher in the carbon nanotubes compared to the superlattice. These strong phenomena in carbon nanotubes can be used to obtain domainless amplification of terahertz radiation at room temperature.  相似文献

The semiclassical motion of an electron along the axis of a superlattice may be calculated from the miniband dispersion curve. Under a weak electric field the electron executes Bloch oscillations which confines the motion along the superlattice axis. When a magnetic field, tilted with respect to the superlattice axis, is applied the electron orbits become chaotic. The onset of chaos is characterised by a complex mixed stable-chaotic phase space and an extension of the orbital trajectories along the superlattice axis. This delocalisation of the orbits is also reflected in the quantum eigenstates of the system some of which show well-defined patterns of high probability density whose shapes resemble certain semiclassical orbits. This suggests that the onset of chaos will be manifest in electron transport through a finite superlattice. We also propose that these phenomena may be observable in the motion of trapped ultra-cold atoms in an optically induced superlattice potential and magnetic quadrupole potential whose axis is tilted relative to the superlattice axis.  相似文献

We study the steady-state dynamics of the Hubbard model driven out of equilibrium by a constant electric field and coupled to a dissipative heat bath. For a very strong field, we find a dimensional reduction: the system behaves as an equilibrium Hubbard model in lower dimensions. We derive steady-state equations for the dynamical mean-field theory in the presence of dissipation. We discuss how the electric field induced dimensional crossover affects the momentum resolved and integrated spectral functions, the energy distribution function, as well as the steady current in the nonlinear regime.  相似文献

The space-time dynamics of electron domains in a semiconductor superlattice is studied in a tilted magnetic field with regard to the effect of temperature. It is shown that an increase in temperature substantially changes the space-time dynamics of the system. This leads to a decrease in the frequency and amplitude of oscillations of a current flowing through the semiconductor superlattice. The quenching of oscillations is observed, which is attributed to the change in the drift velocity as a function of electric-field strength under the variation of temperature.  相似文献

We have studied the vortex dynamics in a ratchet array of Josephson junctions in the presence of magnetic field of 1/5 flux quantum per plaquette. The ratchet potential consists of both alternate critical currents for all the vertical junctions and alternate shunt capacitances for all the horizontal junctions. The vortices driven by an ac current in some parameters are found to show the directional motion as well as the asymmetric current-voltage characteristics. We use the time-dependent vorticity and the time-dependent vorticity-vorticity correlation function to analyze the motion of vortices on a few fractional Shapiro steps. We have found that vortices on a fractional Shapiro n/5-step move coherently through n plaquettes during a single ac cycle. The asymmetric features of the ratchet array gradually disappear as finite temperature increases.  相似文献

Electron dynamics and the nonlinear effects of electric conduction in a two-dimensional semiconductor superlattice with nonadditive miniband dispersion relations have been studied in the case of strong high-frequency electric fields applied to the superlattice. Within a two-band tight-binding model driven by ac and dc-ac electric fields, using numerical methods, we investigate the dynamics of electrons and the quasi-energy spectrum of the system with strong interband coupling in real space. We find that when the bandwidth is suppressed to a value much smaller than the field frequency, the dynamical localization can exist in the system. The corresponding regions are found for the occurrence of dynamical localization in the parameter space.  相似文献

We consider a high-frequency response of electrons in a single miniband of superlattice subject to dc and ac electric fields. We show that Bragg reflections in miniband result in a parametric resonance which is detectable using ac probe field. We establish theoretical feasibility of phase-sensitive THz amplification at the resonance. The parametric amplification does not require operation in conditions of negative differential conductance. This prevents a formation of destructive domains of high electric field inside the superlattice.  相似文献

We discuss electron transport through a semiconductor superlattice subject to an electric field parallel to, and a magnetic field perpendicular to, the growth axis using a semiclassical balance equation model. We find that the current–voltage characteristic becomes multistable in a large magnetic field; furthermore, hot electrons display novel features in their current–voltage characteristic, including absolute negative conductivity and a spontaneously generated dc current at zero bias.  相似文献

We report a systematic, fully three-dimensional thkoreticd examination of convective space-charge wave modes of a planar superlattice subject to negative differential miniband conductance (NDC) in a dc bias electric field. Our analysis is based on a set of hydrodynamic balance equations for system having an arbitrary energy band, with an accurate microscopic treatment of phonon and impurity scatterings. When applied to the longitudinal transport of an unconfined planar superlattice, these equations, which take full account of the role of carrier transverse motion, give rise to bulk NDC in the dc steady state conduction and provide a unified formulation to analyze the small-signal ac response in the space homogeneous case and the drift-relaxational modes under spatidy inhomogeneous condition.  相似文献

We report the observation of the circular ac Hall effect where the current is solely driven by the crossed ac electric and magnetic fields of circularly polarized radiation. Illuminating an unbiased monolayer sheet of graphene with circularly polarized terahertz radiation at room temperature generates--under oblique incidence--an electric current perpendicular to the plane of incidence, whose sign is reversed by switching the radiation helicity. Alike the classical dc Hall effect, the voltage is caused by crossed E and B fields which are, however rotating with the light's frequency.  相似文献

Current-driven dynamics of Josephson junction networks (JJNs) is studied using numerical simulations. We consider a JJN with an asymmetric and periodic potential of vortices, which is realized by saw-tooth modulation of junction critical currents. When external ac currents are applied to the JJN in a magnetic field, there appears a ratchet effect, and then directed motion of vortices is induced in certain system parameter regimes. A ratchet behavior is observed even for JJNs with weak structural disorder. We clarify the vortex pinning and dynamics in the JJN as a ratchet system.  相似文献

We have theoretically investigated the optical absorption spectrum and intraband dynamics by subjecting a superlattice to both a terahertz (THz)-frequency driving field and an optical pulse by using an excitonic basis.In the presence of a THz dc field, the satellite structures in the absorption spectra are presented. The satellite structure is a result from the THz nonlinear dynamics of Wannier-Stark ladder excitons. On the other hand, the coherent intraband polarization is investigated. We find that the excitonic Bloch oscillation is driven by the THz field and yields an intraband polarization that continues to oscillate at times much longer than the intraband dephasing time. The temporal evolution of the slowly varying components of the intraband polarization is dependent on the THz frequency.  相似文献

The dynamic conductivity of graphene superlattice in the presence of ac electric field and dc electric field with longitudinal and transversal components with respect to superlattice axis was calculated. In the case of strong transversal component of dc field conductivity of graphene superlattice was shown to be such as if the electrons had got the effective mass. In the case of weak transversal component of dc field conductivity was shown to change its sign if the frequency of ac field was an integer multiple of half of Bloch frequency.  相似文献
