A study on characteristics of electrons tunneling through semiconductor barrier is evaluated, in which we take into account the effects of Rashba spin-orbit interaction. Our numerical results show that Rashba spin-orbit effect originating from the inversion asymmetry can give rise to the spin polarization. The spin polarization does not increase linearly but shows obvious resonant features as the strength of Rashba spin-orbit coupling increases, and the amplitudes of spin polarization can reach the highest around the first resonant energy level. Furthermore, it is found that electrons with different spin orientations will spend quite different time through the same heterostructures. The difference of the dwell time between spin-up and spin-down electrons arise from the Rashba spin-orbit coupling. And it is also found that the dwell time will reach its maximum at the first resonant energy level. It can be concluded that, in the time domain, the tunneling processes of the spin-up and spin-down electrons can be separated by modulating the strength of Rashba spin-orbit coupling. Study results indicate that Rashba spin-orbit effect can cause a nature spin filter mechanism in the time domain.  相似文献

We study the spin transport in bilayer graphene nanoribbons (BGNs) in the presence of Rashba spin-orbit interaction (SOI) and external gate voltages. It is found that the spin polarization can be significantly enhanced by the interlayer asymmetry or longitudinal mirror asymmetry produced by external gate voltages. Rashba SOI alone in BGNs can only generate current with spin polarization along the in-plane y direction, but the polarization components can be found along the x, y and z directions when a gate voltage is applied. High spin polarization with flexible orientation is obtained in the proposed device. Our findings shed new light on the generation of highly spin-polarized current in BGNs without external magnetic fields, which could have useful applications in spintronics device design.  相似文献

Spin transport properties in a non-uniform quantum wire (QW) in the presence of both the Rashba and Dresselhaus spin–orbit couplings (SOCs) is investigated by using the non-equilibrium Green's function (NEGF) method combined with the Landauer Büttiker formalism. It is found that such a non-uniform quantum wire exhibits considerable spin polarization in its conductance in the influence of both the Rashba and Dresselhaus SOCs, and that the two SOCs' strengths strongly affect both the magnitude and sign of the electron spin polarization. Interestingly, the Rashba and Dresselhaus SOCs play the same modulating role in the electron spin polarization. The proposed nanostructure can potentially be utilized to devise an all-electrical spintronic device.  相似文献

We report a theoretic study on modulating the spin polarization of charge current in a mesoscopic four-terminal device of cross structure by using the inverse spin hall effect. The scattering region of device is a two-dimensional electron gas (2DEG) with Rashba spin orbital interaction (RSOI), one of lead is ferromagnetic metal and other three leads are spin-degenerate normal metals. By using Landauer-Büttiker formalism, we found that when alongitudinal charge current flows through 2DEG scattering region from FM lead by external bias, the transverse current can be either a pure spin current or full-polarized charge current due to the combined effect of spin hall effect and its inverse process, and the polarization of this transverse current can be easily controlled by several device parameters such as the Fermi energy, ferromagnetic magnetization, and the RSOI constant. Our method may pave a new way to control the spin polarization of a charge current.  相似文献

We investigate theoretically the spin-dependent electron transport in a straight waveguide with Rashba spin--orbit coupling (SOC) under the irradiation of a transversely polarized electromagnetic (EM) field. Spin-dependent electron conductance and spin polarization are calculated as functions of the emitting energy of electrons or the strength of the EM field by adopting the mode matching approach. It is shown that the spin polarization can be manipulated by external parameters when the strength of Rashba SOC is strong. Furthermore, a sharp step structure is found to exist in the total electron conductance. These results can be understood by the nontrivial Rashba subbands intermixing and the electron intersubband transition when a finite-range transversely polarized EM field irradiates a straight waveguide.  相似文献

By means of the Keldysh Green's function method, we investigate the spin-polarized electron transport in a three-terminal device, which is composed of three normal metal leads and two serially-coupled quantum dots (QDs). The Rashba spin-orbit interaction (RSOI) is also considered in one of the QDs. We show that the spin-polarized charge current with arbitrary spin polarization can be obtained because of the quantum spin interference effect arising from the Rashba spin precession phase, and it can be modulated by the system parameters such as the applied external voltages, the RSOI strength, the QD levels, as well as the dot-lead coupling strengths. Moreover, a fully spin-polarized current or a pure spin current without any accompanying charge current can also be controlled to flow in the system. Our findings indicate that the proposed model can serve as an all-electrical spin device in spintronics field.  相似文献

We propose in theory a curved nanowire structure that can both serve as a spin inverter and a spin polarizer driven by a periodic Rashba spin–orbit coupling (SOC) and a uniform Dresselhaus SOC. The curved section of the U-shaped quasi-one dimensional nanowire with an arc of radius R and circumferential length πR is divided into segments of equal length initially having only its inherent homogeneous Dresselhaus SOC. Then a Rashba-type SOC is applied at every alternating segment. By tuning the Rashba SOC strength and the incident electron energy, this device can flip the spin at the output of an incoming spin-polarized electron. On the other hand, this same device acts as a spin filter for an unpolarized input for which an outgoing electron with a non-zero polarization can be achieved without the application of an external magnetic field. Moreover, the potential modulation caused by the periodic Rashba SOC enables this device to function as an attenuator for a certain range of incident electron energies that can make the probability current density drop to 10−4 of its otherwise magnitude in other regimes.  相似文献

We study the effect of Rashba spin-orbit coupling on the Hofstadter spectrum of a two-dimensional tight-binding electron system in a perpendicular magnetic field. We obtain the generalized coupled Harper spin-dependent equations which include the Rashba spin-orbit interaction and solve for the energy spectrum and spin polarization. We investigate the effect of spin-orbit coupling on the fractal energy spectrum and the spin polarization for some characteristic states as a function of the magnetic flux α and the spin-orbit coupling parameter. We characterize the complexity of the fractal geometry of the spin-dependent Hofstadter butterfly with the correlation dimension and show that it grows quadratically with the amplitude of the spin-orbit coupling. We study some ground state properties and the spin polarization shows a fractal-like behavior as a function of α, which is demonstrated with the exponent close to unity of the decaying power spectrum of the spin polarization. Some degree of spin localization or distribution around +1 or -1, for small spin-orbit coupling, is found with the determination of the entropy function as a function of the spin-orbit coupling. The excited states show a more extended (uniform) distribution of spin states.  相似文献

We investigate theoretically the electron transport for a two-level quantum channel (wire) with Rashba spin--orbit coupling under the irradiation of a longitudinally-polarized external laser field at low temperatures. Using the method of equation of motion for Keldysh nonequilibrium Green function, we examine the time-averaged spin polarized conductance for the system with photon polarization parallel to the wire direction. By analytical analysis and a few numerical examples, the interplay effects of the external laser field and the Rashba spin--orbit coupling on the spin-polarized conductance for the system are demonstrated and discussed. It is found that the longitudinally-polarized laser field can adjust the spin polarization rate and produce some photon sideband resonances of the conductance for the system.  相似文献

The general solution of the Dirac equation for quasi-two-dimensional electrons confined in an asymmetric quantum well, is found. The energy spectrum of such a system is exactly calculated using special unitary operator and is shown to depend on the electron spin polarization. This solution contains free parameters, whose variation continuously transforms one known particular solution into another. As an example, two different cases are considered in detail: electron in a deep and in a strongly asymmetric shallow quantum well. The effective mass renormalized by relativistic corrections and Bychkov–Rashba coefficients are analytically obtained for both cases. It is demonstrated that the general solution transforms to the particular solutions, found previously (Eremko et al., 2015) with the use of spin invariants. The general solution allows to establish conditions at which a specific (accompanied or non-accompanied by Rashba splitting) spin state can be realized. These results can prompt the ways to control the spin degree of freedom via the synthesis of spintronic heterostructures with the required properties.  相似文献

A generalized finite element formulation is proposed for the study of the spin-dependent ballistic transport of electron through the two-dimensional quantum structures with Rashba spin-orbit interactions (SOI). Thetransmission coefficient, conductance, the total and local polarization are numerically calculated and discussed as the Rashba coefficient, the geometric sizes, and incident energy are changed in the T-shaped devices. Some interesting features are found in the proper parameter regime. The polarization has an enhancement as the Rashba coefficient becomes stronger. The polarization valley is rigid in the regime of the conductance plateaus since the local interference among the polarized multi-wave modes. The Rashba interactions coupling to geometry in sizes could form the structure-induced Fano-Rashba resonance. In the wider stub, the localized spin lattice of electron could be produced. The conductance plateaus correspond to weakpolarizations. Strong polarizations appear when the stub sizes, incident energy, and the Rashba coupling coefficient are matched. The resonances are formed in a wide Fermi energy segment easily.  相似文献

The converse effects of spin photocurrent and current induced spin polarization are experimentally demonstrated in a two-dimensional electron gas system with Rashba spin splitting. Their consistency with the strength of the Rashba coupling as measured for the same system from beating of the Shubnikov-de Haas oscillations reveals a unified picture for the spin photocurrent, current-induced spin-polarization, and spin-orbit coupling. In addition, the observed spectral inversion of the spin photocurrent indicates a system with dominating structure inversion asymmetry.  相似文献

Spin-dependent electron transport in a periodically stubbed quantum wire in the presence of Rashba spin-orbit interaction (SOI) is studied via the nonequilibrium Green’s function (GF) method combined with the Landauer-Büttiker formalism. By comparing with a straight Rashba quantum wire, the magnitude of spin conductance can be enhanced obviously. In addition, the charge and spin switching can also be found in the considered system. The mechanism of these transport properties is revealed by analyzing the total charge density and spin-polarized density distributions in the stubbed quantum wire. Furthermore, periodic spin-density islands with high polarization are also found inside the stubs, owing to the interaction between the charge density islands and the Rashba SOI-induced effective magnetic field. These interesting findings may be useful in further understanding of the transport properties of low-dimensional systems and in devising an all-electrical multifunctional spintronic device based on the proposed structure.  相似文献

Spin-dependent transport in a triple quantum dots superlattice system with a bridge coupling to two leads is studied. There exists an odd-even parity oscillation of spin polarization at the central dot level εc = 0 due to the spin-dependent Fano and Dicke effects induced by the quantum interference and the Rashba spin-orbit interaction. In the case of even numbers of triple quantum dots, the device can be used as a spin switch by tuning the energy difference h between the energies of the central and the lateral dots. These results may be helpful to design and fabricate practical spintronic devices.  相似文献

Out-of-plane spin and charge responses to the terahertz field for a clean two-dimensional electron gas with a Rashba spin-orbit interaction in the presence of an in-plane magnetic field are studied. We show that the characteristic optical spectral behavior is remarkably different from that of the system in the absence of in-plane magnetic fields. It is found that the optical spin polarization normal to the plane is nonzero even for this clean system, in sharp contrast to the static case. Due to the combined effect of spin-orbit coupling and in-plane magnetic field, both diagonal and off-diagonal components of optical charge conductivity tensor are nonvanishing. It is indicated that one can control the spin polarization and the optical current by adjusting the optical frequency. In addition, the out-of-plane spin polarization and conductivities strongly rely on the direction of the external magnetic field. Nevertheless, they meet different angle-dependent relations. This dynamical out-of-plane spin polarization could be measured by the time-resolved Kerr rotation technique.  相似文献

Motivated by the recent discovery of a strongly spin–orbit-coupled two-dimensional (2D) electron gas near the surface of Rashba semiconductors BiTeX (X= Cl, Br, I), we calculate the thermoelectric responses of spin polarization in a 2D Rashba model. By self-consistently determining the energyand band-dependent transport time, we present an exact solution of the linearized Boltzmann equation for elastic scattering. Using this solution, we find a non-Edelstein electric-field-induced spin polarization that is linear in the Fermi energy EF when EF lies below the band crossing point. The spin polarization efficiency, which is the electric-field-induced spin polarization divided by the driven electric current, increases for smaller EF .We show that, as a function of EF, the temperaturegradient-induced spin polarization increases continuously to a saturation value when EF decreases below the band crossing point. As the temperature tends to zero, the temperature-gradient-induced spin polarization vanishes.  相似文献

The spin-dependent electron transport is numerically studied in a nonmagnetic nanostructure in the presence of both Dresselhaus and Rashba spin-orbit interactions. It is shown that the large spin polarization can be achieved in such a structure mainly due to the Rashba spin-orbit term induced splitting of the resonant level. It is also shown that the spin polarization strongly depends on the well width and the thickness of the middle barrier as well as the height of the middle barrier.  相似文献

The spin Hall effect in a two-dimensional electron system on honeycomb lattice with both intrinsic and Rashba spin-orbit couplings is studied numerically. Integer quantized spin Hall conductance is obtained at the zero Rashba coupling limit when electron Fermi energy lies in the energy gap created by the intrinsic spin-orbit coupling, in agreement with recent theoretical prediction. While nonzero Rashba coupling destroys electron spin conservation, the spin Hall conductance is found to remain near the quantized value, being insensitive to disorder scattering, until the energy gap collapses with increasing the Rashba coupling. We further show that the charge transport through counterpropagating spin-polarized edge channels is well quantized, which is associated with a topological invariant of the system.  相似文献

Along the lines of Blonder, Tinkham and Klapwijk, we investigate the charge transport through ferromagnet/two-dimensional electronic gas/d-wave superconductor (F/2DEG/S) junctions in the presence of Rashba spin-orbit (SO) coupling and focus our attention on the interplay between spin polarization and spin precession. At zero spin polarization, the spin-mixing scattering resulted from Rashba SO coupling decreases the zero-bias conductance peak. Under spin polarization, spin precession introduces novel Andreev reflection, which competes with the effect of spin-mixing scattering. If the F layer is a half metal, the later effect is overwhelmed by that of novel Andreev reflection. As a result, the zero-bias conductance dip caused by spin polarization is enhanced, and at strong Rashba SO coupling, a split zero-bias peak is found in the gap. In an intermediate region where the two effects are comparable with each other, the zero-bias conductance shows a reentrant behavior as a function of Rashba SO coupling.  相似文献

The spin‐dependent transport properties, including spin polarization and spin‐flip for phosphorene superlattice in the presence of an extrinsic Rashba spin‐orbit interaction (RSOI) based on the transfer matrix method, are studied. The results show that the number of barriers in the superlattice structure plays a dominant role in output spin polarization, which can be used in designing optimized spintronic devices. In addition, by controlling on the Rashba strength, an incident spin‐up electron can be transmitted as a spin‐down electron. Also, it enables to convert the unpolarized incident electronic beam (with zero spin polarization) into an arbitrary output spin polarization, which plays a significant role in qubit circuits.  相似文献
